本発明は、マスフローメータの流量検出機構に関するものである。

【従来の技術】
従来よりマスフローメータの流量検出機構においては、ガス流路に層流を得るように構成されており、その構成としてはエッチングプレートを用いるかあるいは特公昭59−41126号公報記載のように、バイパス部に複数本の毛細管を用いるものがある。

また、図7に示すように、特公平6−78926号公報記載の流量検出機構は、ガスの流量を検出するにあたって、先ず流路1Pよりガスを導入し、流量絞り弁2Pとハウジング3Pに形成された孔のテーパ状内周面4Pとの間にガスを流すことで、ガスの流れを層流としていた。そして、層流をなしているテーパ状内周面4Pの部分に設けた流入口ポート5Pからガスの一部を分流してセンサ流路P1 に導入し、流出口ポート6Pより流出させて、流入口ポート5Pより下流側の前記周面4P、流路7Pを介し流量制御部へと流通させていた。

つまり、テーパ状内周面4Pと流量絞り弁2Pとの間がセンサ入口部分までの助走区間となって層流部分を得ていた。一方、ガスの残部については、前記内周面4Pと流量絞り弁2Pとの間と、流路7Pを介して流量制御部へと流通させていた。なお、前記内周面4Pと流量絞り弁2Pとの間に形成される層流部分のうち、両矢印P2 に示す前記流入口ポート5Pから流出口ポート6Pまでの間は前記センサ流路に対するバイパス流路である。

また、米国特許第5,099,881号に記載のマスフローコントローラの流量検出機構は、図8に示すように、流路1P’より導入されたガスを、プラグ2P’とホルダ3P’とで一部がテーパ状に形成された環状の通路4P’に流すことにより、ガスの流れを層流としている。そして、環状の通路4P’の途中に設けた貫通孔5P’からガスの一部を分流させ、これを注入口6P’からセンサ部7P’へ導入するセンサ流路P1 を形成している。つまり、センサ流路P1 を流れるガスの流量をセンサ部7P’により測定し、注出口8P’から前記通路4P’の下流側に注出して流路9P’を介し流量制御部へと流通させていた。なお、ガスの残部については、両矢印P2 に示す部分の環状の通路4P’(バイパス流路P2 ),流路9P’を介して流量制御部へと流通させている。

【発明が解決しようとする課題】
しかし、上記した従来の流量検出機構は何れも、流量絞り弁2Pやプラグ2P’によって、テーパ状内周面4Pや環状の通路4P’に安定した層流を形成して圧力分布を一定にし、この安定した層流が形成されている部分から流量測定用の流路を分流することが、測定値を安定させるために極めて重要な要素となっており、それだけ流量検出機構の製造に高精度を要求するものとなっていた。

例えば、図7に示した例においては、流量絞り弁2Pの中心軸と、流路1Pの中心軸とを正確に合わせて安定した層流を得るために、流量絞り弁2Pをネジ8Pに螺合していた。ところが、この構成は部品点数が多くなり、それだけ加工にコストがかかる欠点を有するだけでなく、流量絞り弁2Pを回動する際にネジ8Pとの摩擦により金属粉が生じる等の不都合があった。これは、特に半導体製造過程に用いるガスのように、純度が要求されるガスを流通するような場合のガス流量測定には不適切であった。

図8に示した例においては、プラグ2P’の中心軸と流路1P’の中心軸とを合わせるために、まずプラグ2P’の基本形状を旋盤で切削した後に、極めて煩雑な製作工程によりプラグ2P’を流路1P’に固定する必要があった。すなわち、上述した各従来の技術には、流量検出機構の製造に手間と費用がかかるという問題があった。

また、前記図7,8に示したいずれの場合にも、センサ流路P1 とバイパス流路P2 が分流するときや合流するときに、拡大図に示すように両流路P1 ,P2 を流れるガスG1 ,G2 が互いに垂直方向になるように屈曲して流れるので、この部分のガスの流れに乱れを生じさせる原因となり、測定値がこの圧力変動の影響を受けやすくなることは避けられなかった。

そして、上述した例のように分流により流量測定を行う場合、バイパス流路P2 を流れるガスの流れを安定させるために、バイパス流路P2 を長くすることが、より安定した直線性のよい測定を行うために重要であるが、上述した構造ではバイパス流路P2 の全長が流入口ポート5Pと流出口ポート6Pの間隔および注入口6P’と抽出口8P’の間隔に完全に依存していた。つまり、バイパス流路P2 の全長はセンサ流路P1 の形状によって一定の長さ内に限定されていた。

このような点から、上記各例は何れも、約25mm程度の長さの流量絞り弁2P,プラグ2P’を用いることしか行えずバイパス流路P2 を長くすることもできなかった。すなわち、ガスの流れを安定させた状態で流量測定できる流量は低く制限されており、実質的に20L/s程度の流量を精度良く流すことが限界であった。これより大流量のガスを精度良く流すためには、流量検出機構の全体形状を大きくする必要があり、それだけ製造コストを引き上げる原因となると共に、マスフローコントローラの全体的な大きさを規格外の大きさにする必要が生じていた。

さらに、上述の構成では、センサ流路P1 に流れるガスG1 と、バイパス流路P2 を流れるガスG2 を分流するための極めて重要な役割を流量絞り弁2Pやプラグ2P’が果たすので、この流量絞り弁2Pやプラグ2P’の形状が正確な測定を行なう上で肝要であった。したがって、これらの部材2P,2P’の形や大きさをガスの分流比を変えるとともに直線性を保つことができるような部材2P,2P’を形成することが極めて困難であった。

加えて、図8に示すようなチャンバー12P’は、そのようなその容積で圧力変動を吸収するものであるから、流路中にガス溜まり部分14P’を生じさせており、ガスを切り換えた時のガスの置換特性を悪くする原因となっていた。

本発明は、上述した点を考慮に入れてなされたものであって、センサ部の入口側の圧力が変化しても安定した層流が得られ、かつ、ガスの置換特性の大幅な向上ができ、コンパクトで直線性に優れたマスフローメータの流量検出機構を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本発明のマスフローメータの流量検出機構は、ほぼ円筒形状のホルダを挿入可能な孔およびこの孔内の離れた2点に連通する2つのガス流通孔を備えたブロックと、これら2つのガス流通孔にわたって設けられたセンサ流路管と、前記ホルダ内に挿入される抵抗物とからなり、前記ホルダの両端の外周部にそれぞれ前記2つのガス流通孔に連通連結される溝部が形成され、孔内に流入したガスが一方の溝部、ガス流通孔を介してセンサ流通管に流入し、他方のガス流通孔、溝部を介して流出するセンサ流路と、ホルダ内部の抵抗物により形成されるバイパス流路とに分かれて流通し、

したがって、本発明によればホルダによってガス流通孔を設けた部分に溝部を形成しているので、この溝部によりガスの層流を形成してガスの助走区間を得て、圧力分布を緩和させることができる。そして、溝部を流れるガスが、バイパス流路を流れるガスと平行するように流れるので、分流時にも合流時にもガスの流れに乱れを生じさせることがなくスムーズに流れる。すなわち、それだけ直線性を良くすることができる。

また、ガス流通孔に流れるガスの流量は、抵抗物の上流側と下流側の差圧に基づいて流量を測定できる。したがって、抵抗物によって制限されるバイパス流路のガスの流れが層流になる必要がなく、少々の乱れが生じても測定結果に悪影響を及ぼすことがなくなるので、バイパス流路に大きな乱流を生じさせないものであれば、抵抗物の形状を自由に変更可能である。つまり、常に安定した測定を行うことができるマスフローメータの流量検出機構を安価にて提供できる。

さらに、抵抗物の構造を簡素化することにより、マスフローメータの流量検出機構の清掃などのメンテナンスを容易にすると共に、凹凸を少なくすることにより接触面積を少なくし、ガスの溜まりを少なくして置換特性を向上することが可能となり、かつ、流通ガスに金属粉のような不純物を混入させる心配もなくなる。また、センサ流路側のガス置換特性についても、ホルダ自身がガス流路となっているので、ガスが停滞する場所がなく良好である。

また、前記溝部がホルダの外径を小さくして形成した環状の外径縮小部分である場合には、溝部の形成を容易に行うことができるとともに、溝部を環状にすることにより助走距離を長くすることが可能となる。すなわち、測定結果の直線性をさらに向上することができる。

【発明の実施の形態】
以下、本発明の実施の形態を図面に基づいて説明する。図1はマスフローメータの流量検出機構1の断面図であり、図2は前記流量検出機構1の分解斜視図である。

図1,2に示すように、本発明のマスフローメータの流量検出機構1は、流量検出機構の本体を形成するブロック2と、このブロック2に形成された孔Hに送入されるホルダ3と、前記孔H内の離れた2点に連通するように開設しているガス流通孔2a,2bにわたって設けられたセンサ流路管4と、前記ホルダ3内に挿入される抵抗物5とからなる。

前記ガス流通孔2a,2bは既存のセンサ流路管4の幅Wに合わせて、例えば孔Hに対して垂直に切削して形成されている。すなわち、ブロック2の構造を簡単にすることで、製造コストを削減することができる。なお、ガス流通孔2a,2bを図示末広がりに切削して、ガス流通孔2a,2bの孔Hに連通する開孔間隔を調節することも可能である。

前記ホルダ3はほぼ円筒形状であり、その両端部の外周には外形縮小部分を設けることにより、ホルダ3と孔Hとの間に環状の溝部3a,3bを形成している。また、前記センサ流路管4上には例えば熱式センサ4sを形成しており、センサ流路管4を流れるガスの流量を測定することができる。

前記抵抗物5はその形状を限定するものではないが、例えばホルダ3の全長にわたって設けられたものであり、多数のキャピラリ管cを束ねてなる整流素子である。すなわち、本例では抵抗物5によって小さな抵抗を与えるように構成している。なお、抵抗物5による抵抗を変更するためには、抵抗物5およびホルダ3の内周面の形状を任意に変更可能である。このとき、抵抗物5はその上流側と下流側に圧力差を生じさせるものであればよく、その形状はガスの流れに大きな乱れを生じさせるようなものでない限り、どのような形状であってもよい。

前記構成のマスフローメータの流量検出機構1は孔H内に流入したガスG0 を二つの流路に分けて流通させる。すなわち、一部のガスG1 は前記ホルダ3の一端側に設けた(一方の)溝部3aおよびこれに連通連結されるガス流通孔2aを介してセンサ流路管4に流入し、他方のガス流通孔2b、溝部3bを介して流出するセンサ流路P1 を流通する。また残りのガスG2 はホルダ3内の抵抗物5によって形成されたバイパス流路P2 を流通して下流側に流れる。

すなわち、前記孔H内に流入したガスG0 は、その流動方向をほとんど変えることなく、その一部のガスG1 がスムーズに溝部3aに流入し、溝部3aによって層流を形成する。したがって、ガスG1 ,G2 の分流部分においてガスの流れに乱れを生じさせることがないので、測定値を安定させることができると共に、ホルダ3の上流部分にすでに圧力分布がある場合にも、溝部3aによって得られる層流で圧力変動を吸収することができる。

同様に、ガスG1 ,G2 の合流部分においても各ガスG1 ,G2 の流れはほぼ平行しており、スムーズに合流するので、この部分に乱れを生じさせることがないと共に、少々の圧力分布は溝部3bによって形成される層流で吸収することができる。すなわち、それだけ直線性を良くすることができる。また、ガス流通孔2a,2bはセンサ流路管4に比べてやや太く形成しており、この部分において圧力変動をより確実に吸収できるようにしている。

また、溝部3a,3bによって十分の効果を得ることができる場合には、ガス流通孔2a,2bを細くすることによりガス置換特性を向上させることも可能である。さらに、本発明におけるガス流通孔2a,2bを省略する変形も容易に考えられる。

一方、バイパス流路P2 を流れるガスG2 は、その流動方向を変えることなく抵抗物5内に流入し下流側に流通する。そして、バイパス流路P2 の上流側の圧力Paは、下流側の圧力Pbに比べて、バイパス流路P2 の抵抗と流量に比例する分だけ高くなる。従って、前記センサ流路P1 に前記圧力Pa,Pbの差に比例する流量のガスG1 を正確に流すことが可能となり、測定値が主流の流速による圧力変動の影響を受けない。言い換えるなら、センサ流路P1 とバイパス流路P2 に流れるガス流量の比を、一次側圧力、流量に関わらず一定にすることができる。

また、このバイパス流路P2 の全長Lは、ホルダ3および抵抗物5の長さを変えることにより、センサ流路管4の幅Wに関係なく自在に変更可能であり、バイパス流路P2 を流れるガスG2 の流れに大幅な乱れを生じさせない程度の長さにすることが可能である。
