【発明の属する技術分野】
本発明は、被処理基板にプラズマ処理を施す技術に係わり、特に処理空間内で電極間に高周波を印加してプラズマを生成する方式のプラズマ処理方法および装置ならびに処理空間内に磁場を形成するための磁場発生装置に関する。

【従来の技術】
半導体デバイスやFPD(Flat Panel Display)の製造プロセスにおけるエッチング、堆積、酸化、スパッタリング等の処理では、処理ガスに比較的低温で良好な反応を行わせるためにプラズマが多く利用されている。従来より、枚葉式のプラズマ処理装置の中では、平行平板型プラズマ処理装置が主流になっている。

一般に、平行平板型プラズマ処理装置は、処理容器または反応室内に上部電極と下部電極とを平行に配置し、下部電極の上に被処理基板(半導体ウエハ、ガラス基板等)を載置し、下部電極および上部電極の少なくとも一方に整合器を介して高周波電圧を印加する。この高周波電圧によって生成された電界により電子が加速され、電子と処理ガスとの衝突電離によってプラズマが発生する。最近では、製造プロセスにおけるデザインルールの微細化につれてプラズマ処理に低圧下での高密度プラズマが要求されており、上記のような高周波放電方式のプラズマ処理装置では従来(一般に27MHz以下)よりも格段に高い高周波数領域(50MHz以上)の周波数を用いるようになってきている。

しかしながら、高周波放電の周波数が高くなると、高周波電源から給電棒を通って電極背面に印加される高周波が表皮効果により電極表面を伝わって電極下面(プラズマ接触面)の中心部に集中し、電極下面の中心部の電界強度が外周部の電界強度よりも高くなって、生成されるプラズマの密度も電極中心部の方が電極外周部よりも高くなる。さらに、プラズマが径方向で高密度空間から低密度空間へ拡散するため、プラズマ密度はますます電極中心部で相対的に高く電極周辺部で相対的に低い分布になってしまう。

この対策として、処理容器の側壁外周にマルチポール磁石を配置し、処理容器の側壁内側に両電極間の処理空間を取り囲むような磁場を形成する方式が知られている(たとえば特許文献1参照)。この技法は、処理空間から容器側壁に向って飛んでくる電子を側壁内側の磁場で捕捉して容器側壁への入射ないし消滅を抑制するものであり、磁場の強度を変えることによってプラズマ密度の空間分布を制御することも可能である。

【発明が解決しようとする課題】
しかしながら、平行平板型プラズマ処理装置の処理容器は、一般に容器底部に排気口を設け、両電極間の処理空間と容器側壁との間には該排気口に通じる排気空間のスペースを設けている。このため、プラズマ密度分布を制御するうえで容器側壁からの磁場では距離がありすぎて効き目が薄いという問題がある。特に、大口径(たとえば300mm)ウエハやFPD用のプラズマ処理装置では、処理容器の径も大きいことから、この問題が顕著に現れる。

本発明は、かかる従来技術の問題点に鑑みてなされたもので、磁場を利用して処理空間におけるプラズマ密度の空間分布を効果的に制御できる平行平板型のプラズマ処理方法およびプラズマ処理装置ならびに磁場発生装置を提供することを目的とする。

【課題を解決するための手段】
上記の目的を達成するために、本発明のプラズマ処理方法は、減圧可能な処理空間の上部および下部にそれぞれ上部電極および下部電極を配置し、両電極間に高周波電界を形成するとともに処理ガスを流し込んで前記処理ガスのプラズマを生成し、前記プラズマの下で被処理基板に所望のプラズマ処理を施す平行平板型のプラズマ処理方法であって、前記上部電極の上で第1の円周上に所定の間隔を置いて多数配置された第1組のコイルに第1の励磁電流を供給して、前記処理空間内に前記被処理基板の被処理面と平行に右回りもしくは左回りに分布する第1の円状磁場を形成し、前記上部電極の上で前記第1の円周よりも半径方向外側の第2の円周上に所定の間隔を置いて多数配置された第2組のコイルに第2の励磁電流を供給して、前記処理空間内に前記被処理基板の被処理面と平行に右回りもしくは左回りに分布する第2の円状磁場を形成し、前記第1の円状磁場の一部または全部を前記被処理基板の外径よりも半径方向内側に位置させる。

本発明では、上部電極と下部電極との間の処理空間内で処理ガスを高周波により放電させてプラズマを生成し、上部電極の上で第1および第2の円周上に配置した第1組および第2組のコイルを通電させて処理空間内に被処理基板の被処理面と平行に右回りもしくは左回りに分布する第1および第2の円状磁場をそれぞれ形成し、処理空間内の荷電粒子に電極または基板に対して垂直な電界と平行な第1および第2の円状磁場とによるローレンツ力を与えて、径方向で荷電粒子(電子、イオン)をドリフトさせる。そして、本発明では、第2の円周磁場よりも半径方向内側に形成される第1の円状磁場の一部または全部を基板の外径よりも半径方向内側に位置させているので、第1組および第2組のコイルにそれぞれ供給する第1および第2の励磁電流の設定または制御を通じて、第1および第2の円状磁場の強度だけでなく方向も任意に制御し、処理空間内の各位置で電子およびイオンの移動する方向および度合いを任意または多種多様に制御することが可能であり、これによってプラズマ密度の空間分布を効果的に制御することができる。

本発明において、好適には、第2の円状磁場の一部または全部を被処理基板の外径よりも半径方向外側に位置させてよく、装置的には、第2組のコイルの一部または全部を被処理基板の外径よりも半径方向外側に位置させてよい。また、プラズマ密度の空間分布あるいは磁場強度分布の制御を効率よく行えるように、第1および第2の励磁電流の少なくとも一方の電流値を可変制御するための制御部を備える構成、さらには第1組のコイルを流れる第1の励磁電流の方向を切り換えるための第1の切換回路を備える構成、さらには第2組のコイルを流れる第2の励磁電流の方向を切り換えるための第2の切換回路を備える構成が好適に採られる。

また、本発明の好適な一態様においては、第1組のコイルおよび/または第2組のコイルが電気的に直列に接続される。また、第1組のコイルおよび/または第2組のコイルが、上部電極の径方向と平行に延びる水平な下辺部を有し、通電により、下辺部の回りに前記処理空間を通り抜けるループ状の磁場を生成する。また、好適な一態様においては、各々のコイルの下辺部が上部電極の径方向内側に向って先細りに形成される構成や、各々のコイルの下辺部を除く部分の全部または一部が磁気的に遮蔽される構成が採られる。

【発明の実施の形態】
以下、添付図を参照して本発明の好適な実施の形態を説明する。

図1に、本発明の一実施形態によるプラズマ処理装置の構成を示す。このプラズマ処理装置は、RIE型のプラズマエッチング装置として構成されており、たとえばアルミニウムまたはステンレス鋼等の金属製の円筒型チャンバ(処理容器)10を有している。チャンバ10は保安接地されている。

チャンバ10内には、被処理基板としてたとえば半導体ウエハWを載置する円板状の下部電極またはサセプタ12が設けられている。このサセプタ12は、たとえばアルミニウムからなり、チャンバ10の底から垂直上方に延びる筒状支持部16に絶縁性の筒状保持部14を介して支持されている。筒状保持部14の上面には、サセプタ12の上面を環状に囲むたとえば石英からなるフォーカスリング18が配置されている。

チャンバ10の側壁と筒状支持部16との間には排気路20が形成され、この排気路20の入口または途中に環状のバッフル板22が取り付けられるとともに底部に排気口24が設けられている。この排気口24に排気管26を介して排気装置28が接続されている。排気装置28は、真空ポンプを有しており、チャンバ10内の処理空間を所定の真空度まで減圧することができる。チャンバ10の側壁には、半導体ウエハWの搬入出口を開閉するゲートバルブ30が取り付けられている。

サセプタ12には、プラズマ生成およびRIE用の高周波電源32が整合器34および給電棒36を介して電気的に接続されている。この高周波電源32は、所定の高周波数たとえば60MHzの高周波電力を下部電極つまりサセプタ12に印加する。チャンバ10の天井部には、後述するシャワーヘッド38が接地電位の上部電極として設けられている。したがって、高周波電源32からの高周波電圧はサセプタ12とシャワーヘッド38との間に容量的に印加される。

サセプタ12の上面には半導体ウエハWを静電吸着力で保持するための静電チャック40が設けられている。この静電チャック40は導電膜からなる電極40aを一対の絶縁膜40b,40cの間に挟み込んだものであり、電極40aには直流電源42がスイッチ43を介して電気的に接続されている。直流電源42からの直流電圧により、クーロン力で半導体ウエハWをチャック上に吸着保持することができる。

サセプタ12の内部には、たとえば円周方向に延びる冷媒室44が設けられている。この冷媒室44には、チラーユニット46より配管48,50を介して所定温度の冷媒たとえば冷却水が循環供給される。冷媒の温度によって静電チャック40上の半導体ウエハWの処理温度を制御できる。さらに、伝熱ガス供給部52からの伝熱ガスたとえばHeガスが、ガス供給ライン54を介して静電チャック40の上面と半導体ウエハWの裏面との間に供給される。

天井部のシャワーヘッド38は、多数のガス通気孔56aを有する下面の電極板56と、この電極板56を着脱可能に支持する電極支持体58とを有する。電極支持体58の内部にバッファ室60が設けられ、このバッファ室60のガス導入口60aには処理ガス供給部62からのガス供給配管63が接続されている。

チャンバ10の上には、チャンバ内の処理空間PSにプラズマ密度分布制御用の磁場を形成するためのコイル装置64が設けられている。図示の構成例によるコイル装置64は、比較的小さな径の円周上に多数配置された第1組のコイルCLAと、比較的大きな径の円周上の多数配置された第2組のコイルCLBとを有している。励磁電源66はコイル装置64の各組のコイルCLA,CLBに個別の励磁電流IA,IBを供給する。コイル装置64および励磁電源66の詳細な構成および作用は後述する。

制御部68は、このプラズマエッチング装置内の各部たとえば排気装置28、高周波電源32、静電チャック用のスイッチ43、チラーユニット46、伝熱ガス供給部52、処理ガス供給部62およびコイル装置64(特に励磁電源66)等の動作を制御するもので、ホストコンピュータ(図示せず)等とも接続されている。

このプラズマエッチング装置において、エッチングを行なうには、先ずゲートバルブ30を開状態にして加工対象の半導体ウエハWをチャンバ10内に搬入して、静電チャック40の上に水平に載置する。そして、処理ガス供給部62よりエッチングガス(一般に混合ガス)を所定の流量および流量比でチャンバ10内に導入し、排気装置28によりチャンバ10内の圧力を設定値にする。さらに、高周波電源32より所定のパワーで高周波電力をサセプタ12に供給する。また、直流電源42より直流電圧を静電チャック40の電極40aに印加して、半導体ウエハWを静電チャック40上に固定する。シャワーヘッド38より吐出されたエッチングガスは両電極12,38間の処理空間PSで高周波の放電によりプラズマ化し、このプラズマで生成されるラジカルやイオンによって半導体ウエハWの主面がエッチングされる。

このプラズマエッチング装置では、サセプタ(下部電極)12に対して従来(一般に27MHz以下)よりも格段に高い周波数領域(50MHz以上)の高周波を印加することにより、プラズマを好ましい解離状態で高密度化し、より低圧の条件下でも高密度プラズマを形成することができる。しかも、後述するようにコイル装置64によってチャンバ10内の処理空間PSに形成される磁場の働きでプラズマ密度分布の制御が可能であり、ウエハ面内でプラズマ密度を均一化してエッチングレートの均一性を向上させることもできる。

次に、この実施形態におけるコイル装置64の構成および作用を詳細に説明する。

図2に、コイル装置64で用いるコイルCL(CLA,CLB)の構成例を示す。このコイルCLは、導線を略長方形に螺旋状または筒状に巻いたものである。このコイルCLが通電すると、つまりコイルCLに励磁電流Iが流れると、コイルCLの四辺部つまり上辺部、下辺部、左辺部、右辺部の回りに楕円ループ状の磁場BT,BB,BL,BRがそれぞれ形成される。各辺部の楕円ループ状磁場BT,BB,BL,BRはコイルの内側では同じ方向で強め合うが、コイルの外側では対向するもの同士(上下同士、左右同士)が互いに逆方向で弱め合う。しかし、アンペールの法則にしたがい、ループの径が小さいほど磁場は強く、ループの径が大きいほど磁場は弱くなるので、コイルCLの上方では上辺部回りの磁場BTが支配的であり、コイルCLの下方では下辺部回りの磁場BBが支配的であり、コイルCLの左方では左辺部回りの磁場BLが支配的であり、コイルCLの右方では右辺部回りの磁場BRが支配的である。

この実施形態のコイル装置64では、コイルCLより上下左右に分布するループ状磁場BT,BB,BL,BRのうち下辺部回りの楕円ループ状磁場BBをプラズマエッチング装置に適用または有効利用する。すなわち、コイルCLを図1および図2に示すような姿勢でチャンバ10(図1)の上面に配置する。これにより、コイルCLの下辺部回りの磁場BBが直下のチャンバ10内の処理空間PSを水平方向に通り抜ける。適当な配置パターンで多数のコイルを組み合わせて使用し、処理空間PS内で各コイル毎の磁場BBの水平方向成分を円周方向で継ぎ足しまたは重ね合せることによって、半導体ウエハWの被処理面(上面)に平行な面内つまり水平面内で右回り方向(以下「水平右回り方向」と称する。)または左回り方向(以下「水平左回り方向」と称する。)の同心円状の磁場を形成することができる。

図3に、コイル装置64におけるコイル配置構成の基本パターンを示す。図示のように、所望の径を有する円Fに沿って多数(たとえば8個)のコイルCLを等間隔(45゜間隔)で配置し、各コイルCLの軸方向を円Fの接線方向に合わせる。電気的には、これらのコイルCL,‥,CLをケーブル70を介して直列接続し、励磁電源66より直流の励磁電流Iを供給する。各コイルCLにおいてはその下辺部回りのループ状磁場BBが直下のチャンバ10の処理空間PSを水平方向に(円Fの接線方向と平行な方向で)通り抜ける。全部のコイルCL,‥,CLについてみると、チャンバ10の処理空間PSで各コイル毎のループ状磁場BBの水平方向成分が円周方向で直列に継ぎ足しまたは重なり合って、水平右回り方向または水平左回り方向の同心円状の磁場[B]が形成される。コイルCLの数を多くするほど、この磁場[B]の水平右回り方向または水平左回り方向は円周方向に近似してくる。

図4に、図1のプラズマエッチング装置に適用されたコイル装置64におけるコイル配置構成を示す。図4の(A)は平面図、図4の(B)は略斜視図である。この実施形態では、チャンバ10の天井の上に設定された半径の異なる2つの円の円周上にそれぞれ第1組(内側)のコイルCLAと第2組(外側)のコイルCLBが図3の基本パターンで配置される。励磁電源66(図1)より、第1組(内側)の各コイルCLAには励磁電流IAが供給され、第2組(外側)の各コイルCLBには励磁電流IBが供給される。チャンバ10内の処理空間PSでは、第1組(内側)のコイルCLAの直下付近に励磁電流IAに応じた水平右回り方向または水平左回り方向の同心円状の磁場[Bin]が形成されるとともに、第2組(外側)のコイルCLBの直下付近に励磁電流IBに応じた水平右回り方向または水平左回り方向の同心円状の磁場[Bout]が形成され、各位置で両磁場[Bin],[Bout]がベクトル的に重なり合った合成磁場[B]が形成される。各コイルCLA,CLB毎の磁場[Bin],[Bout]の向きおよび強度を可変制御することで、各位置における合成磁場[B]の向きおよび強度を任意に設定または調整できる。

ここで、図5につき実施形態のプラズマエッチング装置におけるコイル装置64の作用を説明する。

上記のように、コイル装置64において第1組(内側)および第2組(外側)のコイルCLA,CLBを通電させることによって、チャンバ10内の処理空間PSに水平右回り方向または水平左回り方向の磁場[B]を形成することができる。図示の例では、第1組(内側)および第2組(外側)のコイルCLA,CLBに励磁電流IA,IBを同じ向きで流し、チャンバ10内の処理空間PSに同じ水平右回り方向もしくは水平左回り方向の磁場[B]を形成している。一方、高周波電源32からの高周波電力がサセプタ(下部電極)12に供給されることで、サセプタ(下部電極)12と上部電極38との間の高周波放電によってエッチングガスのプラズマが生成する。そして、上部電極38に沿うイオンシース内ではプラズマ側から電極38に向って垂直方向の電界[E]が生ずる。

上記のような条件下の処理空間PSにおいては、上部電極38付近でプラズマ中の電子が電界[E]と磁場[B]とによるローレンツ力を受けて径方向にドリフトし、さらにはプラズマイオンが電子を追いかけるようにして同方向に移動する。図5の例では電子およびイオンが径方向外側に移動するが、各組のコイルCLA,CLBを流れる励磁電流IA,IBの方向をそれぞれ逆にすると、電子およびイオンは径方向内側に移動する。このように磁場[B]の方向(水平右回り方向または水平左回り方向)および強度を制御することにより、そのようなプラズマ電子およびイオンの移動する方向および度合いを任意に制御することが可能であり、ひいては径方向におけるプラズマ密度の空間分布を任意に制御することができる。

この実施形態では、コイル装置64の各組のコイルCLA,CLBがチャンバ10の天井の上に配置されるため、チャンバ10の径サイズに左右されることなく処理空間PSとの近接した距離関係を確保し、処理空間PSにプラズマ密度分布制御用の磁場[B]を効果的に与えることができる。また、処理空間PSにおいて磁場[B]の強度は、上記のようにアンペールの法則にしたがい処理空間PSの上部では(上部電極38に近づくほど)大きく、処理空間PSの下部では(サセプタ12に近づくほど)小さい。このことによって、サセプタ12上の半導体ウエハWに対する磁場[B]の影響を無くし(または極力少なくし)、ウエハの被処理面を保護することができる。

図6に、この実施形態における励磁電源66の構成例を示す。この励磁電源66は、励磁電流Iとして直流電流を出力する直流電源72と、コイルCLを流れる励磁電流Iの向きを切り換えるための切換スイッチ74とを有している。直流電源72は、たとえば制御部68からの制御信号によって出力電流Iの電流値を可変制御できる定電流源回路を含んでいる。スイッチ74は、直流電源72の出力端子と両端のコイルCL,CLとの間に設けられ、制御部68からの制御信号によって、直列接続されたコイル(CL,CL,‥‥CL)に励磁電流Iを第1の方向(正方向)に流す第1の位置(a)と第2の方向(逆方向)に流す第2の位置(b)との間で切り換えられるようになっている。この実施形態のプラズマエッチング装置では、第1組および第2組のコイルCLA,CLBの各々に対して励磁電源66に直流電源72とスイッチ74が設けられてよい。

図7に、この実施形態のプラズマエッチング装置におけるコイルCLA,CLB間の配置関係と磁場強度の分布特性を示す。好ましい一実施例によれば、サセプタ12上の半導体ウエハWの外周を基準位置として、基準位置よりも径方向内側に第1組のコイルCLAを配置し、基準位置よりも径方向外側に第2組のコイルCLBを配置してよい。また、各コイルCLA,CLBの径方向サイズ(下辺部の長さ)をWA,WBとすると、たとえば電極間ギャップD=40mm、半導体ウエハWの半径R=300mmに対しては、WA=80mm、WB=80mmに設定してよい。
