本発明は、露光方法及び露光装置に関する。

シャッターの開閉により光量を設定し、基板にマスクパターンを露光する方法が知られている。

【発明が解決しようとする課題】
従来はシャッターが開閉される際に生じるシャッター羽根の加減速の影響について考慮されていなかった。しかし、シャッター羽根の加減速時にシャッターが開閉されると、光量を設定する上で種々の不都合が生じる。例えば、積算露光量はシャッター羽根の速度の関数として考慮する必要がある。また、露光領域に亘って均一な露光量で露光するためには、シャッター開閉の際の光量の変化も考慮しなければならない。しかし、シャッター羽根の加速度の影響も考慮することとなると光量の計算が複雑になる。このため、レジストの感度に応じて予め設定された積算露光量を正確に得ることや、露光領域に亘って均一な露光量で露光することが困難であった。

そこで、本発明は、光量を容易に設定可能な露光方法及び露光装置を提供することを目的とする。

【課題を解決するための手段】
以下、本発明について説明する。なお、本発明の理解を容易にするために添付図面の参照符号を括弧書きにて付記するが、それにより本発明が図示の形態に限定されるものではない。

本発明の露光方法は、基板(100)の露光に寄与可能な光束(L)の光路内にシャッター羽根(14)を出し入れして光量を設定し、基板にマスクパターンを露光する露光方法において、前記シャッター羽根のエッジ(14a、14b)が前記光路内から前記光路外へ出るときの前記シャッター羽根の速度が、前記シャッター羽根を出し入れする際の最大速度(v1)に達しているように、前記シャッター羽根を動作させるとともに、前記シャッター羽根を前記光路内から出す動作を前記基板とフォトマスクとの位置合わせ終了前に開始することにより、上述した課題を解決する。

本発明の露光方法によれば、シャッターを開くときや閉じるときにエッジが光束を横切り終える速度は、シャッター羽根を出し入れする際の最大速度になる。このため、シャッターが開き始めてから全開になるまでの間及びシャッターが閉じ始めてから全閉になるまでの間におけるシャッター羽根の速度が従来に比較して大きい。従って、エッジが光束をよぎる際の時間が短縮され、シャッター羽根の加減速時にシャッター羽根のエッジが光束を横切ることによる種々の不都合が解消される。例えば、エッジが光束をよぎる際に生じる露光領域に対する光量のばらつきが小さくなる。また、シャッターを全開にしている時間に比較して、エッジが光束をよぎる際の時間が短くなるから、エッジが光束をよぎる間の光量が積算露光量に及ぼす影響が小さくなり、レジストの感度に応じた積算露光量を得ることが容易となる。また、シャッター羽根の動作が基板とフォトマスクとの位置合わせ終了前に開始されるので、位置合わせが終了した後にシャッター羽根の駆動を開始する場合に比較して、位置合わせが終了してからシャッター羽根の速度が設定速度に到達するまでの時間が短縮される。

本発明の露光方法において、前記シャッター羽根を前記最大速度で動作させる際に生じる加減速が、前記エッジが前記光路外にある間に終了し、前記最大速度で動作している間に前記エッジが前記光路を横切るように前記シャッター羽根を動作させてもよい。この場合、シャッター羽根が最大速度で移動している間にのみシャッター羽根のエッジが光束を横切る。このため、シャッター羽根の加減速時にシャッター羽根のエッジが光束を横切ることによる種々の不都合が解消される。例えば、シャッターを通過する光量はシャッター羽根の速度の関数として考慮する必要があるが、シャッター羽根の速度が一定であるため、シャッター開閉の際の光量の計算が容易である。従って、レジストの感度に応じた積算露光量で露光することが容易となる。また、露光領域に亘って均一な光量を設定することも容易となる。

【発明の実施の形態】
図1は、本発明の露光装置1の構成を示す側面図である。露光装置1は、基板100にプロキシミティ方式の露光を行う装置として構成されている。基板100は、例えばカラーフィルタやTFT基板等のガラス基板として構成されている。

以上に説明したように、本発明によれば、エッジが光束を横切り終えるときのシャッターの速度はシャッター羽根を出し入れする際の最大速度になる。すなわち、従来に比較してエッジが光束をよぎる際の速度が大きい。このため、エッジが光束をよぎる際の時間が短縮され、シャッター羽根の加減速時にシャッター羽根のエッジが光束を横切ることによる種々の不都合が解消される。例えば、エッジが光束をよぎる際に生じる露光領域に対する光量のばらつきが小さくなる。また、シャッターを全開にしている時間に比較して、エッジが光束をよぎる際の時間が短くなるから、エッジが光束をよぎる間の光量が積算露光量に及ぼす影響が小さくなり、レジストの感度に応じた積算露光量を得ることが容易となる。
