【発明の属する技術分野】
本発明は、半導体素子や液晶表示素子等を製造するためのリソグラフィ工程における投影露光に際しての、マスクと感光基板との位置合わせに適した位置検出装置及び方法、並びにこれを用いた露光装置に関するものである。

【従来の技術】
半導体露光装置では、レチクル(マスク)とウェハ(感光基板)とを位置合わせするアライメントを行った後、露光光をレチクルに照射し、レチクル上の回路パターンを投影レンズを介してウェハに転写露光する。

上記のアライメントでは、アライメントセンサによってウェハ上のアライメントマークの位置を光電検出し、その位置情報に基づいてレチクルとウェハの位置合わせを行う。アライメントセンサとしては、例えばFIA(field image alignment)が知られている。このFIAでは、ウェハ上のアライメントマークに広帯域波長の光を垂直に照射し、アライメントマークからの反射・回折光を結像光学系で集光する。結像光学系によってCCD撮像面に形成されたアライメントマークは、撮像信号に変換され、その撮像信号を元にアライメントマークの位置検出を行っている。

かかるアライメントセンサについては、近年の半導体素子に関する製造技術の進展に伴って、低段差のアライメントマークであっても位置検出を精密に行い得ることが求められるようになってきている。特開平7−183186、特開平9−6017、特開平10−50592等では、FlAのようなアライメントセンサにおいて、低段差のアライメントパターンを検出する際にデフォーカスを行ってアライメントパターン像のコントラストの向上を図っている。つまり、ベストフオーカスの状態よりもデフォーカスの状態の方が像のコントラストが向上する場合があることを考慮して、像のコントラストが最大になるデフォーカス位置で位置検出を行ってアライメント精度の向上を図っている。

【発明が解決しようとする課題】
しかし、従来の方法のように、像のコントラストが最大になるデフォーカス位置で位置検出を行った場合、例えばアライメントマークに非対称性があると、デフォーカスに伴って位置検出結果にかなりの誤差成分が含まれるようになり、検出精度が大きく悪化する可能性がある。

本発明は、低段差のマークであっても、高精度に位置検出できる位置検出装置及び方法、並びに露光装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するため、本発明の位置検出装置は、試料上に設けた位置検出用マークのマーク像を結像光学系を介して検出する像検出手段と、像検出手段からの検出出力に基づいて位置検出用マークの位置を検出する位置検出手段と、像検出手段で検出されるマーク像を所定範囲内でデフォーカスさせることができるデフォーカス手段と、マーク像をデフォーカスさせた場合のこのマーク像のエッジの傾きに基づいて、マーク像をデフォーカスさせて位置検出を行う際のデフォーカス量を決定する決定手段とを備える。

上記位置検出装置においては、決定手段が、マーク像をデフォーカスさせた場合のマーク像のエッジの傾きに基づいてマーク像をデフォーカスさせて位置検出を行う際のデフォーカス量を決定するので、デフォーカス手段は、マーク像のエッジを明瞭にするような範囲でマーク像をデフォーカスさせることができる。この結果、本願の位置検出装置では、低段差の位置検出用マークであっても高精度の位置検出が可能になる。

【発明の実施の形態】
〔第1実施形態〕
以下、本発明の第1実施形態に係る位置検出装置を備えた露光装置について図面を参照しつつ説明する。

図1は、実施形態の露光装置の構造を説明する図である。この露光装置では、レチクルステージRS上に載置されたレチクルRのパターン領域PAが照明装置10からの露光光ELにより照明される。このような露光光ELのもとで、パターン領域PAのパターン像が、投影光学系PLを介してウェハステージWSに保持された試料であるウェハW上の各ショット領域に転写露光される。

投影光学系PLの側方には、オフ・アクシス方式で、かつ、画像処理方式の位置検出装置の一部としてアライメント系20が配置されている。このアライメント系20は、FIAタイプの検出系であり、ウェハW上に形成されたウェハマークWMの位置情報を検出する。この位置情報と、ウェハステージWSに設けた不図示のレーザ干渉計の座標情報とを利用すれば、ウェハWとレチクルRとのアライメントが可能になる。

アライメント系20は、照明系として、ハロゲンランプのような光源21からの光を導いて照明光ALとして射出する光ファイバ束22と、光ファイバ束22から出射する照明光ALの形状等を調節するターレット板23と、調整用のリレー系24と、光路を分岐するためのハーフプリズム25と、照明光ALをウェハW上の位置検出用マークであるウェハマークWMに投影する第1対物レンズ26及び全反射プリズム27とを備える。なお、ターレット板23は、互いに形状と大きさが異なる複数の照明開口絞りを備えており、モータMTに駆動されて光路上に配置される照明開口絞りが適宜交換されるようになっている。また、リレー系24は、集光レンズ24a、視野絞り24b及びコリメータレンズ24cを含む。

また、アライメント系20は、像検出手段として、全反射プリズム27、第1対物レンズ26、及びハーフプリズム25のほか、ハーフプリズム25で反射された光を結像する第2対物レンズ31と、第2対物レンズ31の結像位置に配置される指標マークを形成した指標板32と、リレー系33と、光路を分岐するためのハーフプリズム34と、電荷結像型撮像デバイス(CCD)からなる一対の撮像装置35、36と、両撮像装置35、36からの撮像信号を処理するための信号処理部37とを備える。ここで、第1対物レンズ26、第2対物レンズ31は、結像光学系を構成する。なお、リレー系33は、コリメータレンズ33a、結像開口絞り33b及び集光レンズ33cを含む。

信号処理部37の出力は、主制御系40に入力される。この主制御系40は、露光装置全体を統括制御するためのもので、ウェハマークWMの位置を検出するアライメント系20からの位置情報に基づいてウェハマークWMの位置を決定するとともに、この位置に基づいてウェハWとレチクルRとをアライメントする。さらに、主制御系40は、照明装置10による照明状態を制御したり、ステージ制御系45を制御してウェハステージWSを間接的に任意の位置に駆動する。なお、主制御系40に必要な指示やデータは、キーボード50を介して外部から入力することもできる。

ステージ制御系45に制御されているウェハステージWSは、ウェハWを投影光学系PLの光軸AXに垂直な水平状態に支持するウェハホルダ61と、ステージ制御系45からの指示に基づいてウェハステージWSすなわちウェハWを投影光学系PLの光軸AXに沿って移動させるZステージ62と、ステージ制御系45からの指示に基づいてウェハステージWSを投影光学系PLの光軸AXに垂直な水平面面内で移動させるXYステージ63とを備える。

以下、アライメント系20の動作について簡単に説明する。光源21からの光源光は、光ファイバ束22の一端に集光され、光ファイバ束22の他端から射出される照明光ALは、リレー系24、ハーフプリズム25、第1対物レンズ26及び全反射プリズム27を経て、ウェハWの表面のウェハマークWM及びその周辺を落射照明する。

ウェハWからの反射光は、全反射プリズム27及び第1対物レンズ26を経てハーフプリズム25に戻り、ハーフプリズム25で反射された光が第2対物レンズ31を経て指標板32上にウェハマークWMの像を結像する。

指標板32からの光は、リレー系33を経てハーフプリズム34に到る。このハーフプリズム34で反射された光により、X軸用の撮像装置35の撮像面に、ウェハマークWMの像と指標マークIMの像とが重ねて結像され、ハーフプリズム34を透過した光により、Y軸用の撮像装置36の撮像面に、ウェハマークWMの像と指標マークIMの像とが重ねて結像される。この場合、X軸用の撮像装置35を構成するCCDの走査方向はX軸と共役な方向に設定され、Y軸用の撮像装置36の走査方向はY軸と共役な方向に設定されている。

信号処理部37は、両撮像装置35、36の動作を制御して、この撮像装置35、36から出力される撮像信号の入力を受ける。信号処理部37は、各撮像装置35、36からの撮像信号に個別の処理を施して、ウェハマークWMや指標マークIMの適所をスキャンした際の明暗の強度分布に対応するコントラスト信号や、このコントラスト信号の微分信号であるエッジ傾き信号を検出し、これらを位置情報として出力する。なお、主制御系40は、信号処理部37からの上記位置情報に基づいて、指標マークIMを基準として、ウェハW上のX軸用のウェハマークWMやY軸用のウェハマークWMの位置を決定する。

図2は、ウェハマークWMと指標マークIMの形状の一例を説明する図である。図2(a)は、ウェハマークWMを示し、図2(b)は、指標マークIMを示す。図2(a)には、ウェハW上の各ショット領域に付設されたウェハマークWMのうち、X軸用のXマークWMXが示されている。このXマークWMXは、ウェハWの表面にX方向に所定ピッチで凹凸の段差パターンを形成したものである。なお、図示を省略しているが、ウェハWの表面にはY方向に所定ピッチで凹凸の段差パターンを配列してなるYマークも形成されている。図2(b)に示す指標マークIMは、X軸と共役な方向に延びる光不透過部分からなるXマークIMXと、Y軸と共役な方向に延びる光不透過部分からなるYマークIMYとを備える。

本実施形態の位置検出装置は、アライメント系20で検出すべきウェハマークWMの像を所定範囲内でデフォーカスさせることができるデフォーカス手段と、このようにマーク像をデフォーカスさせた場合におけるマーク像のエッジの傾きに基づいて位置検出を行う際のデフォーカス量を決定する決定手段とを備える。具体的には、主制御系40が、ステージ制御系45を介してウェハステージWSのうちZステージ62を駆動してウェハWを投影光学系PLの光軸AXに沿って適宜移動させる。ウェハWの移動により、撮像装置35、36に投影されるウェハマークWMの像はデフォーカス状態となる。この際、ウェハWの移動は、段階的であってもよいし、連続的であってもよい。このようにウェハマークWMの像をデフォーカス状態とした場合、通常マーク像の強度分布が基準となるフォーカス状態の強度分布から変化する。主制御系40は、信号処理部37からの位置情報に基づいて、複数の異なるデフォーカス状態におけるマーク像のそれぞれの強度分布と、この各強度分布における変化率(マーク像のエッジの傾き)とを算出することができる。この変化率は、X方向及びY方向の双方について算出され、この変化率の振幅からマーク像のエッジの傾きを決定することができる。なお、強度分布の振幅からマーク像のコントラストを決定することもできる。さらに、主制御系40は、決定手段として、以上のようにして検出したマーク像のエッジの傾きに基づいて、位置検出を行う際の好ましいデフォーカス量を決定する。このデフォーカス量は、基準となるフォーカス状態と所望のデフォーカス状態とにおけるウェハWの光軸AX方向の位置ずれ量に相当する。

以下、図1の露光装置の動作の詳細について説明する。まず、主制御系40は、キーボード50等からの指示に基づいて、ウェハマークWMの位置検出に際してのデフォーカス量を算出するために必要なデフォーカス範囲を設定する。このデフォーカス範囲は、予め与えられており、或いはアライメントマークのプロセス条件等に基づいて算出され、例えば±数10μm程度に設定される。具体的には、このデフォーカス範囲を、アライメント光学系20の開口数NA、照明σ値及び使用波長等の光学条件のほか、位置検出の精度や計算時間を含む計測条件等の諸要素に基づいて決定する。

次に、主制御系40は、ウェハWをウェハステージWS上に載置すべき指示を出す。図示を省略するローダは、この指示に応じてウェハWをウェハステージWS上に載置する。

次に、主制御系40は、ステージ制御系45を介して、上記のデフォーカス範囲内でZステージ62を駆動し、ウェハWを光軸AXに沿って移動させる。この際、主制御系40は、ウェハWを微小量ずつ移動させた段階的なデフォーカス状態におけるマーク像について、信号処理部37から出力された波形情報、すなわちX方向及びY方向に関する信号の波形を採取する。

次に、主制御系40は、採取した信号の波形から、例えば微分することによりX方向及びY方向に関するウェハマークWMの像のエッジ傾きEを算出する。このマーク像のエッジ傾きEは、採取した信号の波形の微分値の極大値と極小値との差から求めることができる。なお、主制御系40は、必要に応じて、採取した信号の波形からX方向及びY方向に関するウェハマークWMのコントラストCを算出する。このコントラストCは、信号の波形の極大値と極小値との差から求めることができる。

さらに、主制御系40は、算出したエッジ傾きEに基づいて、位置検出を行うに際しての好ましいデフォーカス量Fを決定する。このデフォーカス量Fは、マーク像のエッジ傾きEが最大となるような条件でまず選択される。

次に、主制御系40は、ステージ制御系45を介してZステージ62を駆動し、ウェハWを上記のようにして決定したデフォーカス量Fだけ移動させる。

次に、主制御系40は、信号処理部37から出力された信号波形を適当なしきい値でスライスし、上記デフォーカス量Fにおけるマーク像のエッジ位置を指標マークIMの位置との対比において求める。なお、デフォーカス量FがX方向とY方向とで異なる場合、まずX方向に対応するデフォーカス量FでX方向のマーク像のエッジ位置を求め、次にY方向に対応するデフォーカス量FでY方向のマーク像のエッジ位置を求めることになる。また、図2(a)に示すようにウェハマークWMが複数本のラインから構成される場合、各ラインに関して得られる位置情報を平均することが望ましい。さらに、各ラインはその長手方向に延びる2つのエッジを有するので、両エッジから得られる位置情報を平均することが望ましい。

以上の位置検出においては、マーク像のエッジ傾きEがある程度以上大きくなるような条件でデフォーカス量Fを決定しているので、マーク像のエッジを明瞭にすることができ、エッジ位置を決定する際の精度が向上する。つまり、低段差のウェハマークWMであっても高精度の位置検出が可能になる。特に、ウェハマークWMに非対称性があると、そのテレセントリシティに起因する大きな位置騙されが生じやすいが、マーク像のエッジ傾きEがある程度以上大きいという条件の下では、このような位置騙されが生じにくい。なお、ここでテレセントリシティとは、デフォーカスの量(デフォーカスに際してのウェハWの移動量)と、このようなデフォーカスの結果ウェハマークWMが検出される位置との関係を示す。

次に、主制御系40は、マーク像のエッジ位置の検出結果に基づいてウェハWの位置を決定し、ウェハWをXY面内で必要な位置に移動させるとともに、ウェハWをZ方向に移動させて投影光学系PLに関してレチクルRの共役位置に配置する。ウェハWの位置決定に際しては、ウェハW上に配置した複数組のウェハマークWMを利用した位置決め法、例えばEGA(Enhancement Global Alignment)等の手法を利用することができる。

次に、主制御系40は、照明装置10を制御してウェハW上にレチクルRの像を投影する露光を行う。露光後のウェハWは未露光のウェハWと交換される。

この未露光のウェハWに対しても、主制御系40は、ステージ制御系45を介してZステージ62を駆動し、ウェハWを上記のデフォーカス量Fだけ移動させる。次に、主制御系40は、このデフォーカス量Fにおけるマーク像のエッジ位置を指標マークIMの位置との対比において求め、ウェハWを位置決めし、レチクルRの像をウェハWに投影する露光を行う。

以上は、ウェハマークWMの形状等がほぼ同一のウェハWを露光する場合についての説明であったが、ウェハマークWMの形状等が異なるウェハW(例えば別工程のウェハW)の場合、位置検出のためのデフォーカス量Fを最適値に更新した上で位置検出と露光とを行う。

つまり、主制御系40は、適当なデフォーカス範囲内で、再度Zステージ62を駆動してウェハWを光軸AXに沿って移動させ、信号処理部37から出力される撮像信号の波形を採取する。次に、採取した波形から、ウェハマークWMのエッジ傾きE等が算出される。次に、検出したマーク像のエッジ傾きE等に基づいて、位置検出を行うに際しての好ましいデフォーカス量Fが決定される。次に、Zステージ62を駆動して、上記のようにして決定したデフォーカス量FだけウェハWを移動させる。次に、信号処理部37からの信号波形に基づいて、このデフォーカス量Fにおけるマーク像のエッジ位置を求め、ウェハWの位置検出を行う。

以上の説明においては、位置検出の対象となるウェハマークWMが低段差であるとして説明しているが、ウェハマークWMが高段差である場合や明暗構造を有する場合は、上記のような位置検出を行う必要はない。つまり、ウェハマークWMが高段差(例えば数10μm以上)の場合、デフォーカスさせることなく、アライメント光学系20の焦点面にウェハWを配置した合焦状態にてウェハマークWMの位置検出を行う。また、ウェハマークWMが明暗パターンの場合も、デフォーカスさせることなく、アライメント光学系20の焦点面にウェハWを配置した合焦状態にてウェハマークWMの位置検出を行う。ただし、ウェハマークWMが低段差の場合、上記と同様に、デフォーカス量FだけウェハWを移動させてウェハマークWMの位置検出を行う。なお、位置検出の対象となるウェハマークWMが段差であるか否かや段差の高低については、信号処理部37で採取した信号波形に基づいて判断してもよいし、ウェハWごとに実際に測定を行って判断してもよいし、ウェハステージWS上にセットされているウェハWを管理するとともに予め登録されているデータに基づいて対象となっているウェハマークWMのタイプを判断することとしてもよい。

なお、ターレット板23の回転位置を調整することにより、照明光ALの光束の形状等を調節できるので、例えば低段差の場合には、照明のシグマ値σを小さく設定することもできる。このような設定は、キーボード50を介して主制御系40に指示を出してもよいし、主制御系40でウェハWの状態を管理している場合、ウェハWのタイプ、工程等の判断結果に基づいて照明のシグマ値σを切り換えるようにすることができる。

図3は、マーク像のデフォーカスと撮像信号の波形との関係を説明する図である。図3(a)は、ウェハマークWMの段差パターンの一例を示し、図3(b)〜(d)は、段差パターンのコントラスト信号がデフォーカスに伴って変化する様子を模式的に示し、図3(e)〜(g)は、それぞれ図3(b)〜(d)の微分波形(エッジ傾き信号)であり、微分波形がデフォーカスに伴って変化する様子を模式的に示す。図から明らかなように、マーク像が合焦状態にあるとき、コントラスト(コントラスト信号の変動幅)Cは低く(図3(b)参照)、マーク像がある程度のデフォーカス状態にあるとき、コントラストCは多少大きくなり(図3(c)参照)、マーク像が更にデフォーカス状態にあるとき、コントラストCは最も大きくなる(図3(d)参照)。一方、マーク像がフォーカス状態にあるとき、エッジ傾きE(コントラスト信号の微分係数の変動幅)は小さく(図3(e)参照)、マーク像がある程度のデフォーカス状態にあるとき、エッジ傾きEは最も大きくなり(図3(f)参照)、マーク像が更にデフォーカス状態にあるとき、エッジ傾きは再び減少する(図3(g)参照)。

図4は、マーク像のデフォーカスと、コントラストC及びエッジ傾きEとの関係を説明する図である。図4(a)に示すように、マーク像のコントラストCは、フォーカス位置がZ1、Z2のときに極大となり、フォーカス位置がZ1のときに最大となる。一方、マーク像のエッジ傾きEは、フォーカス位置がZ2のときに最大となり、フォーカス位置がZ1のときにはかなり極めて小さくなる。

図5は、図3(a)に示すウェハマークWMに非対称性があった場合における、テレセントリシティーをシミュレーションした特性曲線を示すグラフである。ここで、コントラストCが最大のフォーカス位置は、図4(a)に示すようにZ1であるが、このフォーカス位置では、大きな位置検出編されX1が生じることが分かる。一方、エッジ傾きEが最大のフォーカス位置は、図4(b)に示すようにZ2であるが、このフォーカス位置では、位置検出編されX2が小さいことが分かる。従って、エッジ傾きEが最大となるようにデフォーカス量F(フォーカス位置Z2に相当)を設定すれば、ウェハマークWMに非対称性があった場合であっても、位置検出編されを比較的小さくすることができ、位置検出精度を高くすることができる。

以下、第2実施形態に係る位置検出装置を備えた露光装置について説明する。なお、第2実施形態の位置検出装置は第1実施形態の変形例であるので、第1実施形態の装置と異なる点についてのみ説明する。
