図において、ベース1の上面には、互いに平行に2本のガイドレール2が固定されている。ここで、直交する2軸方向をX軸方向とY軸方向とした場合、ガイドレール2はY軸方向に平行に配されており、各ガイドレール2には、Yスライダ3の両端の可動部3Aが、ガイドレール2に沿ってY軸方向にスライド自在に嵌合されている。また、Yスライダ3には、X軸方向にスライド自在にXスライダ4が嵌合されている。

上記の構成により、Yスライダ13は、ガイド用のエアベアリング15によって、ガイドレール11に対するX軸方向の拘束を非接触に受ける。また、Yスライダ13は、リフト用のエアベアリング16による浮上力とYスライダ13の自重とによって、ベース11に対するZ軸方向の拘束を非接触に受ける。従って、この2方向の拘束により、Yスライダ13は、Y軸方向にのみ運動(直線案内)可能となる。

同様に、Xスライダ17は、ガイド用のエアベアリング19によって、Yスライダ13に対するY軸方向の拘束を非接触に受ける。また、Xスライダ17は、リフト用のエアベアリング20による浮上力とXスライダの自重とによって、ベース11に対するZ軸方向の拘束を非接触に受ける。従って、この2方向の拘束によって、Xスライダ17は、Yスライダ13に対してX軸方向にのみ運動(直線案内)可能となる。

このようにYスライダ13がガイドレール12に対しY軸方向に可動であり、Xスライダ17がYスライダ13に対しX軸方向に可動であることにより、Xスライダ17がX−Y平面内の任意の位置に移動可能となっている。

【発明が解決しようとする課題】
ところで、上述した従来のX−Yステージ装置では、Y軸方向のガイドレール2、12を2本、即ち両サイドに設けており、各ガイドレール2、12に形成した案内面によってYスライダ3、13のY軸方向の直線運動を案内するようにしている。つまり、両サイド支持方式を採用している。

例えば、図10のX−Yステージ装置の場合、矩形断面の2本のガイドレール2のX軸方向と直交する各両側面に案内面を形成して、これら案内面によってX軸方向の位置を拘束しながら、Yスライダ3のY軸方向の直線運動を案内するようにしている。従って、Yスライダ3のX軸方向の位置を拘束するのに4つの案内面が関与している。

また、図11のX−Yステージ装置の場合、2本のガイドレール12の対向側面に第1案内面12Aを形成して、これら対向する第1案内面12AによってX軸方向の位置を拘束しながら、Yスライダ13のY軸方向の直線運動を案内するようにしている。従って、Yスライダ3のX軸方向の位置を拘束するのに両サイドの2つの案内面が関与している。

しかし、両サイドのガイドレール2、12を使用して、それらに高い面精度と平坦度が要求されるエアベアリング用の案内面を設けると、加工コストが高くなる。また、両サイドのガイドレール2、12の組み付けに際しても、両サイドのガイドレール2、12の平行度に高い精度が要求されるため、組み付けコストも高くなる。従って、図12に示すように、Yスライダ3、13のZ軸回りの回転θzを抑えるためには、駆動系の位置決め精度を含めて全体に高い製造精度が必要となり、製造コストのアップを招くという問題がある。また、ガイドレール2、12が両サイドに配置された場合は、案内部分の数及びベアリングの数が増える関係から、どうしても可動部質量が重くなって、応答性が低下したり移動の円滑性が低下したりするという問題が発生しやすい。この問題を解決するために駆動力を高めると、オーバーシュートの問題(減速、停止、位置決めの問題)が発生するおそれが新たに生じる。

本発明は、上記事情を考慮し、製造精度をそう高く設定しなくても、性能(応答性、位置決め精度)の向上を図ることができ、しかも、案内面の減少、ベアリング数の減少など、構造の単純化によるコストダウンが図れるX−Yステージ装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、互いに直交する2軸方向をX軸方向及びY軸方向とし、X軸とY軸を含む平面をX−Y平面とした場合、Y軸方向に平行な第1案内面を有したガイドレールと、X軸方向に平行な第2案内面を有し、一端が前記ガイドレールの第1案内面に沿って移動自在に支持され、且つ、他端が自由端としてX軸方向に延在されたYスライダと、前記Yスライダの第2案内面に沿って移動自在に支持されたXスライダと、前記Yスライダの一端側をY軸方向に駆動する第1Y軸駆動手段と、前記Yスライダの他端側をY軸方向に駆動する第2Y軸駆動手段と、を備え、前記X−Y平面に平行な第3案内面を確保して、該第3案内面とYスライダとの間に、Yスライダを前記第3案内面から一定量だけ浮上させてガイドする非接触式のリフトベアリングを設けると共に、第1案内面とYスライダの間に、第1案内面からYスライダを一定量だけ浮上させてガイドする非接触式のガイドベアリングを設け、前記リフトベアリングをY軸方向に間隔をおいて2個配置すると共に、それら2個のリフトベアリングの間に、前記ガイドベアリングを配置したことにより、上記課題を解決したものである。

この発明では、ガイドレールを敢えて片側サイドだけに絞り、そのガイドレールに言わば片持式にYスライダを支持させ、X軸方向の位置決めを片端側(一端側)のみとして、他端側は基本的にガイドフリーにしている。

従って、ガイドレールが片側に絞られたことによる構造の単純化が実現できる。また、ガイドレールが片側のみにしか存在しないため、相互の平行度を確保しながらの組み付けが不要となるし、ベアリングの数も減らせて、結果的に加工コストや組付コストを含めた製造コスト全体の低減が図れる。さらに、ガイドレールを片側だけのガイド方式にしたので、可動部質量も軽くなり、同じ駆動動力ならそれだけ応答性が高まる。

なお、Yスライダの他端側が自由端なので、Z軸回りの回転θzを積極的に与えることも可能である。例えば、Yスライダのガイド端をX軸方向に対して線状に拘束するのではなく、点状(ピン支持状)に拘束するようにすれば、YスライダがZ軸回りに回転しやすい条件ができる。そこで、θzを任意の値に制御することにより、X−Yガイド系を回転させることができるようになり、例えば、X−Y座標に対してワークがずれて置かれた場合に、ワークを置き直すことなく、X−Y座標側をワークに合わせて補正することができるようになる。

なお、特に乙軸回りの回転(以下、この明細書ではこの回転を「θz」という)を、Yスライダの一端側(ガイド端側)と他端側(自由端側)を独立して位置決めしながら駆動できるようにするとよい。

又、この発明では、Yスライダのガイドのために非接触式(浮上式)のベアリングを設けているので、Yスライダの動きを軽くすることができ、応答性を高めることができる。

更に、この発明では、リフトベアリングのY軸方向の間隔をガイドベアリングの間隔よりも大きく設定できるようにしている。ただし、ガイドベアリングが2個の場合は間隔≠0であるが、ガイドベアリングが1個の場合は間隔=0である。リフトベアリングのY軸方向の間隔は大きい方が、モーメントの関係から、X軸回りのYスライダの回転θxを抑制できる。従って、この発明のように、リフトベアリングをガイドベアリングの外側に配置した場合は、リフトベアリングの間隔をガイドベアリングに左右されずに大きく設定できるので、X軸回りのYスライダの回転θxを抑制する点では好ましくなる。

また、ガイドベアリングは2個を間隔をおいて配置した場合にはZ軸方向の回転θzを抑制できるが、本発明の場合は、ガイドベアリングによるθzの抑制は積極的に期待していない。ガイドベアリングによるθzの抑制はラフであってよく、場合によっては、X軸方向の位置決め機能だけを果たせばよい。従って、設計によっては、1個のガイドベアリングでYスライダを支持してもよく(前述した点状あるいはピン支持状の拘束に相当)、むしろYスライダのX軸方向の位置決めに関しては、2つのガイドベアリングの間隔は小さくした方が好ましい。従って、この発明のように、ガイドベアリングをリフトベアリングの内側に配置した場合は、ガイドベアリングの間隔を無条件に小さく設定できることになるので、YスライダのX軸方向の位置決め精度の向上させるという点で好ましくなる。

なお、本発明では、前記ガイドベアリングが、前記第1案内面とYスライダとのギャップにガスを吹き込んでYスライダに浮上力を与えるガスベアリングによって構成されており、該ガスベアリングと組み合わせて、前記第1案内面とYスライダとの間に前記浮上力に対抗するプリロードとして磁気吸引力を発生させる磁力発生手段を設ける構成としてもよい。

この構成では、ガスベアリングによる浮上力に対抗させて磁気吸引力を積極的に加えている。つまり、ガスベアリングによる案内系にマグネットプリロード方式を採用している。従って、磁気的なプリロードが積極的に与えられる分だけ、ガスベアリングによる案内剛性が高まる上、Yスライダの浮上隙間(浮上量)を精度良く一定に保つことができて、YスライダのX軸方向の位置決め精度を高めることができる。

また、従来例では、浮上力とプリロードとをバランスさせるため、2本のガイドレールの案内面に対してYスライダを突っ張る方式(図11の装置では浮上力とその反力をバランスさせる方式)を採用していたが、そのような方式にする必要がなくなる。即ち、従来の方式では、少なくとも2つの案内面によってYスライダをX軸方向に拘束していたが、本発明では、マグネットプリロード方式の採用により、1つの案内面だけでYスライダをX軸方向に精度良く位置決めすることができるようになる。従って、案内面の数を最小にすることができて、その分の加工コストを削減できる。また、案内面が1つで済むから、ベアリングの数も半減できる上、当然、Yスライダの質量を軽くでき、応答性を高めることができる。この効果は、本発明のように1軸案内型の場合、特に有利な効果となる。

また、本発明は、X−Y平面に平行な第4案内面を確保して、該第4案内面とXスライダとの間に、Xスライダを前記第4ガイド面から一定量だけ浮上させてガイドする非接触式のリフトベアリングを設け、第2案内面とXスライダの間に、第2案内面からXスライダを一定量だけ浮上させてガイドする非接触式のガイドベアリングを設けるように構成してもよい。

この構成では、Xスライダのガイドのために非接触式(浮上式)のベアリングを設けているので、Xスライダの動きを軽くすることができ、応答性を高めることができる。

また、従来例では、浮上力とプリロードとをバランスさせるため、Yスライダの両横面に設けた2つの案内面を逆U字状断面のXスライダで挟み込む方式(図11の装置では浮上力とその反力をバランスさせる方式)を採用していたが、そのような方式にする必要がなくなる。即ち、従来の方式では、2つの案内面によってXスライダをY軸方向に拘束していたが、本発明では、マグネットプリロード方式の採用により、1つの案内面だけでXスライダをY軸方向に精度良く位置決めすることができる。従って、Yスライダに設ける案内面の数を最小にすることができ、その分の加工コストを削減できる。また、案内面が1つで済むから、ベアリングの数も半減できる上、当然、Xスライダの動きを軽くでき、応答性を高めることができる。

又、本発明では、前記第1Y軸駆動手段及び第2Y軸駆動手段が、それぞれ非接触でYスライダに駆動力を伝達するリニアモータで構成されていてもよい。

従って、エアベアリング作用による浮上力と磁気吸引力とによって、Yスライダ120は、基準案内面105上に所定高さで非接触で支持される。即ち、リフトプリロードマグネット124、128による磁気吸引力は、Yスライダ120と基準案内面105の距離が増大するに従い減少し、リフトエアベアリング123、127のエア吹き出しによる浮上力は距離の増大と共に減少する。しかも、磁気吸引力と浮上力は逆向きの力であるから、両者のバランスがとれた高さ(浮上隙間=ギャップ)でYスライダ120が移動可能に支持される。

Xスライダ130には3つのリフトエアベアリング135が配置されている。3つのリフトエアベアリング135は、Yスライダ120と干渉しない位置で、Xスライダ130をバランス良く支持できる位置に配されている。なお、ガイドエアベアリング133とリフトエアベアリング135は、球面継手136、137を介してXスライダ130に接続されている。この3つのリフトエアベアリング(リフト用のガスベアリング)135は、Xスライダ130をX−Y平面内にて移動可能に支持するためのもので、スライドベース103の基準案内面105に対してエアを吹き出すことにより、Xスライダ130に浮上力を与える。そして、エアベアリング作用による浮上力とXスライダ130の自重とのバランスによって、Xスライダ130を、基準案内面105上に所定高さで非接触状態で支持する。
