近年、コンピューターメモリ、画像及び音声ファイル用メモリ、光カード等で扱う情報量が非常に増加しているため、DVD+RW、DVD−RW、DVD−RAMのように光ディスクの信号記録容量の増大及び信号情報の高密度化が進んでいる。現在、CDの記録容量は650MB程度、DVDでは4.7GB程度の容量であるが、更に高記録密度化が要求されている。記録密度を高める方法としては、光学系における光源の短波長化や対物レンズの開口数NAの増大化が検討されているが、2次元方向の記録のみでは記録密度の向上が難しくなってきた。そこで、記録媒体の厚さ方向に記録層を多層化し、情報記録を蓄積する手法が検討されている。

高速記録に適した記録材料としては、共晶系近傍の組成を持つSbTe系の材料を主成分とする材料系が有利であり、更に上部記録層側を20nm以下程度の薄い膜厚とした急冷タイプ構造とする事が有利だと言われている(例えば、特開2000−233576号公報、第2頁〔0003〕、特許第3235503号公報、第5頁〔0021〕参照)。
本発明者等は、このような高速記録に向くと言われている相変化材料を青色波長に適用した場合について考察した。共晶系(Sb70Te30)近傍の組成を持つSbTeの波長による光学特性の変化を図3に示す。
通常の共晶系近傍の組成を持つSbTe系相変化材料の赤色波長(λ=660nm)での光学定数はn≒4.2〜4.3、k≒2.45〜2.65程度である。この同じ相変化材料を、青色波長(λ=405nm)で評価すると、殆どの材料の光学定数は非晶質(アモルファス)状態で、n≒2.5〜2.6、k≒2.9〜3.0程度となる。nの絶対値が小さくなるため相転移による光学定数の変化を信号差として捉え難くなり、その結果、信号振幅が取り難くなる。また、半透過層として用いるにはkの値が大きすぎるので、更にkの小さい材料が望まれる。また、波長405nmでの共晶組成近傍の材料の光学定数差は、Δn=1.40、Δk=0.256であるから、光学定数の値に関しても、相転移前後の差が大きい材料を選ぶ必要がある。

第1記録層の膜厚は6〜14nmとする。6nm未満では、記録後に有効な信号による反射率差を得ることができず、逆に14nmを越えると光透過率が低くなってしまうので、第2記録層に対する記録が困難となる。光透過率の点から好ましいのは8〜12nmである。
また、上記のGeTe系材料を記録層として用いるとダイナミックレンジを大きく取れるので、3値以上の信号レベルで記録を行う多値記録が可能となる。
第2記録層については、第1記録層と同じ材料を用いることができる。通常の一層記録層の光情報記録媒体で用いられる記録層材料を用いてもよい。例えば、共晶組成(Sb70Te30)近傍のSbTe系材料、或いは共晶組成近傍のSbTeに記録・保存特性改善のための不純物を添加した記録材料を用いることができる。
膜厚は、通常10〜16nmとする。

From the point of light transmittance, 8 to 12 nm is preferable.
In addition, when the above GeTe-based material is used as a recording layer, a large dynamic range can be obtained, so that multi-value recording in which recording is performed at a signal level of three values or more is possible.
For the second recording layer, the same material as the first recording layer can be used. A recording layer material used in an ordinary optical information recording medium having a single recording layer may be used. For example, an SbTe-based material in the vicinity of the eutectic composition (Sb 70 Te 30 ) or a recording material in which impurities for improving recording and storage characteristics are added to SbTe in the vicinity of the eutectic composition can be used.

実施例1の第1記録層の材料(Ge50Te50)90Sn10におけるSnに代えて、Pb、In、Tl、Ni、Pd、Ptを用いた点以外は、実施例1と同様にして光情報記録媒体を製作し、同様のテストを行った。これらの第1記録層の評価結果を表1に示すが、Pb、In、Tlに関してはSnとほぼ同じ結果が得られ、Ni、Pd、Ptに関しては、更に、2回目記録のジッター上昇が他の金属を添加した場合に比べて、0.2%低く抑えられた。

実施例1における第1記録層の材料を(Ge50Te50)87Sn10Dy3に変えた点以外は、実施例1と同様にして光情報記録媒体を製作したところ、実施例1の場合の3.0m/sよりも速い3.4m/sで初期化を行なうことができ、約85秒で初期化を終了した。
次に、実施例1と同様にして第1記録層の評価を行った。その結果、反射率8%、初期ジッター9.4%、モジュレーション65%、3TのC/Nが52dBであった。DOW後のジッターは、2回目記録が9.9%、10回目が9.7%、100回目が9.6%、1000回目が9.8%と推移した。
次に、この記録媒体を80℃、85%RHの条件下で高温高湿槽に300時間保管した後、再度ジッターと3TのC/N比を評価した。その結果、ジッタ−の変化は0.5%以下、3TのC/N比の変化は2dB程度であり、問題となるレベルではなかった。また、膜の浮き・膜の剥がれや異常と思われる班点状変色の発現などは観察されなかった。

実施例1の記録媒体に対して、レーザービーム走査方向に0.26μm未満のアモルファス部の面積を7段階に制御して記録した場合のSDRを測定した。レーザー波長、NA、記録線速は実施例1と同様である。再生パワーは、それぞれ再生光劣化が起こらない上限値の1.0mWとした。アモルファス部の面積を7段階に制御して記録することにより、結晶の反射率を併せて8値の記録となり、レーザービームサイズが同一の場合でも、2値のEFM(8−14)変調記録と比べて、少なくとも1.5倍の記録容量とすることができた。ここで、SDR(sigma to dynamic range:シグマ・トゥ・ダイナミック・レンジ)とは、各段階の反射率の標準偏差を、最大反射率レベルと最小反射率レベルの差で除した値であり、SDRがほぼ3%以下であればエラー訂正が可能なエラー率である。実施例1の記録媒体のSDRは、第1記録層で2.9%、第2記録層で2.8%であった。
実施例1の記録材料の場合、青色波長における光透過率が高く且つ再生光劣化が小さいため高パワーで再生でき、更に記録した際の非晶質部と結晶部の反射信号振幅が大きく得られるため、多値記録を行なった時にもSDRを低減できるものと考えられる。

(実施例14) パルスDCスパッタの実施例
(Ge50Te50)80Sn20のターゲットに対し、カソードに対する負電圧の印加時間が80%デュ−ティーとなる1kHz周期のパルス状波形によりパルスDCスパッタを行った。55kWh相当の印加が可能なターゲット厚みのスパッタターゲットに対し、0.5kWh分プリスパッタを行い、膜厚分布及び組成比をチェックした。組成比は、薄膜のGe、Te及びSnの比率を大型試料用蛍光X線分析装置(理学電機製System3272)を用い、FP(Fundamental Parameter:ファンダメンタル・パラメーター)法により測定した。その結果、膜厚分布は±3%以内であり、装置仕様の±3%の通りであった。また組成比のズレは、Teが+2%の42%、Snが+4%の24%、GeがTe及びSnの増分に相当する−5%の35%であり、継続して成膜した場合もバラツキ幅は2%であった。

(比較例1) SbTeの共晶系(Sb70Te30)近傍の記録材料を用いた比較例
記録材料としてSbTeの共晶系近傍の組成を持つAg0.2In0.2Sb77.0Te17.6Ge5.0を用いた点以外は、実施例1と同様にして光情報記録媒体を製作した。
第1情報基板を製作中に、第1環境保護層形成前の時点で光透過率を測定したところ34%であった。
実施例1と同じ条件で初期化した後、記録媒体としての評価を行った。
まず、第1記録層を評価した。評価パワーの条件は、Pw=10〜14mW、Pe=6mW、Pr=0.9mWとし、最適化したパルスストラテジーにより行った。その結果、反射率は7〜8%と実施例1と同等であったが、その他の特性は、モジュレーションが20%と低く、ランダムパターンを記録した時のジッターは25%以上で、測定できるレベルではなかった。また、この時の3TパターンのC/N比は35dBであった。
更に、第2記録層についても、ピックアップのフォーカスを第2記録層にジャンプさせて評価を行った。記録パワー12〜15mWの範囲で測定したところ、最高値の15mWでもランダムパターンを記録した時のジッターは11.0%と大きく、モジュレーションも50%であり、反射率は6〜8%であった。これらの結果から、第1記録層の光透過率が低い為に、第2記録層に十分な記録パワーが投入できていないものと判断された。
次に、それぞれの記録層に対し、DOWを行った。DOWの条件は初期記録条件と全く同一とした。第1記録層についてのジッターは、2回目記録が12%、10回目が11.5%、100回目が11.2%、1000回目は11.8%と推移した。
次に、記録チェック後の光情報記録媒体を80℃、85%RHの条件下で高温高湿槽に400時間保管した後、再度ジッターと3TのC/N比を評価した。その結果、ジッタ−の変化は0.5%以下、3TのC/N比の変化は2dB程度であり、問題となるレベルではなかった。また、膜の浮き・膜の剥がれや異常と思われる班点状変色の発現などは観察されなかった。従って、保存信頼性に関しては共晶系近傍のSbTeを含む材料でも問題無いものと思われる。

After initialization under the same conditions as in Example 1, evaluation as a recording medium was performed.
First, the first recording layer was evaluated. The evaluation power conditions were Pw = 10 to 14 mW, Pe = 6 mW, Pr = 0.9 mW, and an optimized pulse strategy was used. As a result, the reflectance was 7 to 8%, which was the same as that of Example 1. However, the other characteristics were as low as 20% modulation, and the jitter when recording a random pattern was 25% or more, and a measurable level. It wasn't. At this time, the C / N ratio of the 3T pattern was 35 dB.
Furthermore, the second recording layer was also evaluated by jumping the pickup focus to the second recording layer. When the recording power was measured in the range of 12 to 15 mW, the jitter when recording a random pattern even at the maximum value of 15 mW was as large as 11.0%, the modulation was 50%, and the reflectance was 6 to 8%. . From these results, it was determined that sufficient recording power could not be applied to the second recording layer because the light transmittance of the first recording layer was low.
Next, DOW was performed on each recording layer. The DOW conditions were exactly the same as the initial recording conditions. The jitter for the first recording layer was 12% for the second recording, 11.5% for the 10th recording, 11.2% for the 100th recording, and 11.8% for the 1000th recording.
Next, the optical information recording medium after the recording check was stored in a high temperature and high humidity bath at 80 ° C. and 85% RH for 400 hours, and then the jitter and the 3T C / N ratio were evaluated again. As a result, the jitter change was 0.5% or less, and the 3T C / N ratio change was about 2 dB, which was not a problem level. In addition, the film was not lifted, the film was peeled off, or the appearance of spot-like discoloration considered to be abnormal was not observed. Therefore, regarding storage reliability, it seems that there is no problem even with a material containing SbTe in the vicinity of the eutectic system.
(比較例2) 特許文献7の実施例に相当する例
記録材料としてGe2.7Sn1.3Sb2.0Te7.0を用い、記録層の上下に厚さ3nmのGeNからなる界面層を積層し、光学的条件を合わせるために下部保護層を60nmと厚くした点以外は実施例1と同様にして、第1情報基板のみを製作した。更に、接着層を介して、成膜をしていない0.6mm厚のダミー基板を貼り合わせ、光情報記録媒体を製作した。
材料系が異なるので評価パワーを見直し、Pw=10mW、Pe=5mW(3m/s)、Pb=0.1mW、Pr=0.8mWの測定条件で評価を行った。記録ストラテジーを最適化して評価したところ、記録感度は良く、10mWで記録可能であり、反射率も13%と高かったが、記録線速は3m/sであり、6m/sに線速を上げるとジッターは悪化し、ダイナミックレンジが75mV、モジュレーションが21%であった。この材料の3m/sでランダムパターンを記録した時のジッターは10%、6m/sでランダムパターン記録した時のジッターは17%であった。

この記録媒体について、実施例13と同様にして多値記録特性を評価したところ、SDRは第1記録層で4.5%、第2記録層で4.1%であり、実施例13と比べて大きく劣っていることが分った。

実施例14と同じ(Ge50Te50)80Sn20をターゲットとしてRFスパッタにより記録層を成膜した。同様に、55kWh相当の印可が可能なターゲット厚みのスパッタターゲットに対し、0.5kWh分プリスパッタを行い、実施例14同様にして膜厚分布及び組成比をチェックした。膜厚分布は装置仕様±3%に対し±12%以内となった。また、組成比のズレは、Teについては+3%の43%とパルスDCスパッタと比べて大きな違いは無かったが、Snについては0.5kWh経過後で+20%の40%、2.5kWh経過後で+10%の30%となり、3kWh経過以降も徐々に減少し続け、ターゲット組成の20%よりも少なくなっても変化し続けた。
