【発明の属する技術分野】
本発明は、マスク又は感光基板等の物体を保持した状態で直線的に又は二次元平面内で移動させるステージ部を駆動するリニアモータ装置、並びに当該リニアモータ装置を備えるステージ装置及び露光装置に関する。

【従来の技術】
半導体素子、液晶表示素子、その他のマイクロデバイスの製造においては、露光装置を用いてフォトマスクやレチクル(以下、これらを総称する場合には、マスクという)に形成された微細なパターンをフォトレジスト等の感光剤が塗布された半導体ウェハやガラスプレート等(以下、これらを総称する場合には、感光基板という)の上に転写することが繰り返し行われる。

上記露光装置としては、ステップ・アンド・リピート方式の投影露光装置(所謂、ステッパ)又はステップ・アンド・スキャン方式の投影露光装置が用いられることが多い。ステッパは、マスクと感光基板との相対的な位置合わせを行った後で、マスクに形成されたパターンを感光基板上に設定された1つのショット領域に一括して転写し、転写後に感光基板をステップ移動させて他のショット領域の露光を行う露光装置である。また、ステップ・アンド・スキャン方式の投影露光装置は、マスクと感光基板とを相対的に移動(走査)させつつマスクに形成されたパターンを逐次感光基板に転写した後、走査方向に対して直交する方向に感光基板を所定距離移動させた後で再度走査露光を行う露光装置である。

上記のステッパは、マスクの位置は固定で感光基板の位置を可変させてマスクと感光基板との相対位置を変えつつマスクパターンの転写を行うため、感光基板を保持した状態で移動可能に構成された基板ステージを備える。また、ステップ・アンド・スキャン方式の投影露光装置は、マスクと感光基板とを共に移動させる必要があるため、マスクを保持した状態で移動可能に構成されたマスクステージと感光基板を保持した状態で移動可能に構成された基板ステージとを備える。これらのステージの多くはマスク又は感光基板を高精度で移動させるための駆動源としてリニアモータ装置を備える。

上記のリニアモータ装置の基本構成は、マスク又は感光基板を保持した状態で移動可能に構成されたステージ部の移動方向に沿って複数のコイルを配列したコイル列と同方向に沿って複数の磁石を配列した磁石列とを近接配置した構成であり、コイル列及び磁石列の何れか一方にステージ部が取り付けられる。尚、これらのコイル列及び磁石列のうち、ステージ部が取り付けられた部材が可動子となり、他方が固定子となる。そして、コイル列をなすコイルのうちの通電するコイルを選択して切り替えつつ複数相(例えば、3相)の電流を供給することにより、コイル列と磁石列との間に推力を発生させてコイル列と磁石列とを相対移動させることで、ステージ部を移動させている。

リニアモータ装置に電流を供給してステージ部を移動させる際には、ステージ部の加速及び減速に伴って、その質量と加速度との積に応じた大きさの反力(ニュートン第3法則)が生ずる。この反力はステージの基礎をなす定盤に加わり、定盤と機械的に結合された投影光学系及びステージの機構に不要な振動を発生させたり、露光装置のコラムに不要な応力を加えて構造物の機械的な配置又は構造物自体を歪ませ、その結果として重ね合わせ精度の悪化を招いてしまう。

かかる不具合を解消するため、従来のステージは上記のリニアモータ装置とは別個に反力処理用モータを設けており、リニアモータ装置の駆動に合わせて反力処理用モータを駆動することで、ステージ部の加速・減速に伴って生ずる反力を処理していた。尚、従来のリニアモータ装置の構成及び駆動方法に関連する先行技術文献情報としては以下の特許文献1〜3がある。

【発明が解決しようとする課題】
ところで、上述したように従来のステージはリニアモータ装置以外に反力処理用モータを備える必要があったため、ステージのコスト、ひいては露光装置全体のコストを上昇させる一因となっていた。

また、二次元的に移動可能に構成されたステージとして、Y方向に沿って配置された2つの第1のリニアモータ装置とX方向に沿って配置された1つの第2のリニアモータ装置とを備え、第1のリニアモータ装置の可動子の各々に第2のリニアモータ装置の固定子をガイドバーとともに取り付け、第2のリニアモータ装置の可動子にステージ部を取り付けた構成のものがある。かかる構成のステージは、第2のリニアモータ装置を駆動することで、その可動子に取り付けられたステージ部をX方向に移動させ、第1のリニアモータ装置を駆動して第1のリニアモータ装置とガイドバーとを一体的に移動させることによりステージ部をY方向に移動させる。

以上の構成のステージにおいては、ステージ部をX方向に移動させるときには、その反力がガイドバーを介して第1のリニアモータ装置に伝達されるため、反力処理用のモータを備える必要があるという問題があった。また、ステージ部をY方向に移動させるときには、2つの第1のリニアモータ装置を駆動して第2のリニアモータ装置及びガイドバーを一体的に移動させているため、リニアモータ装置及びガイドバーの総合的な剛性が低いと、第1のリニアモータ装置の可動子に対するステージ部の動作に遅れが生じ、ステージ部の加速終了後における整定時間が長くなって同期精度及びスループットの低下を招くという問題があった。

本発明は上記事情に鑑みてなされたものであり、コスト低減を図ることができ、且つ同期精度及びスループットの向上を図ることができるリニアモータ装置、並びに当該リニアモータ装置を備えるステージ装置及び露光装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明の第1の観点によるリニアモータ装置は、第1方向(y方向)と、当該第1方向と交差する第2方向(x方向)とに沿って推力を発生するリニアモータ装置(10)において、前記第1方向に直交する方向に延びた電流経路である第1部分(13a)と、前記第1部分と連続し前記第2方向に直交する方向に延びた電流経路である第2部分(13b)とを有するコイル(13)を、前記第1方向に沿って複数配列したコイル列(14)を備えたコイルユニット(11)と、前記第1方向に沿って配列された複数の磁石(18、21)を有し前記コイルの前記第1部分に対して磁界を発生する第1磁石列(26、27)と、前記第1方向に関して前記第1磁石列とは異なる領域に配置され前記第2部分に対して磁界を発生する第2磁石列(30、31)とを有する磁石ユニット(12)とを備えることを特徴としている。
この発明によれば、第1部分(第1方向に直交する方向に延びた電流経路)と、第1部分と連続する第2部分(第2方向に直交する方向に延びた電流経路)とを有するコイルを第1方向に沿って複数配列したコイル列をコイルユニットに設けるとともに、コイルの第1部分に対して磁界を発生する第1磁石列と、第1方向に関して第1磁石列とは異なる領域に配置されコイルの第2部分に対して磁界を発生する第2磁石列とを磁石ユニットに設けたため、リニアモータ装置単体で第1方向及び第2方向の両方向に対して推力を発生させることができる。このため、リニアモータ装置の動作に伴って生ずる反力を処理するための反力処理用のモータをリニアモータ装置と別個に設ける必要がなくなり、コスト低減を図ることができるとともに、同期精度及びスループットの向上を図ることができる。
この場合において、前記第2磁石列を構成する各々の磁石の前記第1方向に沿った方向の長さを、前記コイルの前記第2部分の長さの少なくとも2倍の長さにしてもよい。これにより、コイルに供給する電流の切替時においても第2方向に一定の推力を発生させることができる。
ここで、本発明の第1の観点によるリニアモータ装置は、前記第2磁石列が、前記第1磁石列の前記第1方向両端の外側にそれぞれ設けられることが好ましい。
上記課題を解決するために、本発明の第2の観点によるリニアモータ装置は、第1方向(y方向)と、当該第1方向と交差する第2方向(x方向)とに沿って推力を発生するリニアモータ装置(40)において、前記第1方向に直交する方向に延びた電流経路である第1部分(47a)を有する第1コイル(47)を前記第1方向に沿って複数配列したコイル列(48)と、前記第1コイルと異なる形状のコイルであって前記第2方向に直交する方向に延びた電流経路である第2部分(49b)を有し、前記コイル列に隣接して前記第1コイルの配列軸上に設けられた第2コイル(49)とを備えるコイルユニット(42)と、異なる磁極が互いに隣り合う様に前記第1方向に沿って配列された複数の磁石(43)を有し前記コイル列の前記第1部分に対して磁界を発生する第1磁石列(44)と、前記第1方向に沿って延在するとともに前記第2方向に配列された複数の磁石(45)を有し前記第2コイルの前記第2部分に対して磁界を発生する第2磁石列(46)とを備える磁石ユニット(41)とを有することを特徴としている。
この発明によれば、第1部分(第1方向に直交する方向に延びた電流経路)を有する第1コイルを第1方向に沿って複数配列したコイル列と、第1コイルとは異なる形状のコイルであって第2部分(第2方向に直交する方向に延びた電流経路)を有し、コイル列に隣接して第1コイルの配列軸上に設けられた第2コイルとをコイルユニットに設けるとともに、コイル列に含まれる第1コイルの第1部分に対して磁界を発生する第1磁石列と、第2コイルの第2部部に対して磁界を発生する第2磁石列とを磁石ユニットに設けたため、リニアモータ装置単体で第1方向及び第2方向の両方向に対して推力を発生させることができる。このため、リニアモータ装置の動作に伴って生ずる反力を処理するための反力処理用のモータをリニアモータ装置と別個に設ける必要がなくなり、コスト低減を図ることができるとともに、同期精度及びスループットの向上を図ることができる。
また、本発明の第2の観点によるリニアモータ装置は、前記第2コイルが、2つの前記第2部分と、当該2つの前記第2部分に連続し前記第1方向と直交する方向に延びた2つの電流経路(49a)とを有し、前記2つの電流経路は前記第1磁石列の有する磁石の同極間距離の整数倍に等しい間隔であることを特徴としている。
ここで、本発明の第2の観点によるリニアモータ装置は、前記第2コイルが、前記第1コイルを有する前記コイル列を前記第1方向に挟んで2つ設けられることが好ましい。
また、本発明の第2の観点によるリニアモータ装置は、前記第2磁石列が、前記第1磁石列を前記第2方向に挟んで2つ設けられることが好適である。
また、本発明に係るステージ装置は、物体(W)を載置して移動可能な可動部(68)と当該可動部を駆動する駆動装置(66、67)とを有するステージ装置(64)において、前記駆動装置として前記第1又は第2の観点によるリニアモータ装置を少なくとも一つ用いることを特徴としている。これにより可動部に対して互いに直交する2方向に対して推力を発生することができるので、一の駆動方向と直交する他の方向に推力が必要な場合でも別の駆動装置を設ける必要はなく装置構成を簡略化することができる。
また、本発明に係る露光装置は、マスク(R)に形成されたパターンを感光基板(W)に転写する露光装置であって、前記マスクを載置するマスクステージ(98)と、前記感光基板を載置する基板ステージ(105)とを備え、前記マスクステージ及び前記基板ステージの少なくとも一方として前記ステージ装置を備えることを特徴としている。これによれば、基板ステージやマスクステージの移動反力処理用のモータや、マスクステージ微動用のモータを別個に設ける必要がなく、コストの低減を図ることができる。

【発明の実施の形態】
以下、図面を参照して本発明の実施形態によるリニアモータ装置について詳細に説明する。

〔第1実施形態〕
図1は、本発明の第1実施形態によるリニアモータ装置の外観構成を示す斜視図であり、図2は、図1に示したリニアモータ装置の上面透視図であり、図3は、図1及び図2中のA−A線の断面矢視図である。尚、以下の説明においては、xyz直交座標系を設定し、このxyz直交座標系を参照しつつ各部材の位置関係について説明する。xyz直交座標系は、y軸が固定子11に対する可動子12の相対移動方向に設定され、z軸が鉛直上方向に設定されている。

図1に示すリニアモータ装置10が備えるコイルユニットとしての固定子11は、第1方向としてのy方向に沿って配列された複数のコイル13からなるコイル列14を備える。コイル列14をなす各々のコイル13は銅の丸線又は平角線をほぼ矩形形状に所定回数(例えば、数十〜数百回)巻回させて形成されている。各々のコイル13は、その長辺部分13a(第1部分)が第2方向としてのx軸とほぼ平行になり、短辺部分13b(第2部分)が第1方向としてのy軸とほぼ平行になるように、且つ、巻回面がxy平面とほぼ平行となるように、つまりコイル13に電流を流したときにコイル13の中心において発生する磁界の方向がz軸とほぼ平行となるように配置されている。尚、コイル13の巻線の材質は銅に限られるわけではなく、アルミ線を用いても良い。

コイル列14は冷却管15に収容される。冷却管15は、非磁性SUS材で形成された矩形の断面形状を有する環状の部材であって、その内部に冷却液が導入される。尚、冷却管15は非磁性SUS材に限られるわけではなく、非磁性であってSUS材程度又はそれ以上のヤング率を有する材質で形成することができる。また、冷却液の粘性抵抗を考慮してCFRP(炭素繊維強化プラスチック)で形成することも可能である。

冷却管15は、y方向における端部において固定部材16,17で固定されている。固定部材16には端子台16aが設けられており、コイル列14をなす各コイル13が端子台16aに結線されており、三相交流がこの端子台16aを介して各コイル13に供給される。尚、各コイル13の結線方法の詳細については後述する。また、冷却管15に対する冷却液の導入口及び排出口は固定部材16,17の近傍であって、冷却管15の側面にそれぞれ設けられている。

次に、リニアモータ装置10が備える磁石ユニットとしての可動子12は、磁石18,19(図2及び図3参照)が張り合わされた平板状の上ヨーク20と、磁石21,22が張り合わされた平板状の下ヨーク23と、上ヨーク20及び下ヨーク23をx方向における両端で支持する支柱部材24,25とからなる磁気回路を備える。上記固定子11を構成するコイル列14(コイル13)及び冷却管15は可動子12の中央の空隙部に配置される。

磁石18,19,21,22はネオジウム・鉄・コバルト磁石で形成され、上ヨーク20及び下ヨーク23はSS400相当の低炭素鋼により形成され、支柱部材24,25は、軽量化のためにアルミ合金で形成されている。尚、磁石18,19,21,22は、上記のネオジウム・鉄・コバルト磁石以外に、サマリウム・コバルト磁石又はネオジム・鉄・ボロン磁石等の希土類磁石を用いることも可能である。

図1及び図2に示すように、磁石18,21はx方向の長さがコイル13の長辺部分13aの長さと同程度に設定され、それぞれy方向に沿って交互に極性が変化するように複数配列されており、複数の磁石18を含んで磁石列26(図2参照)が構成されるとともに、複数の磁石21を含んで磁石列27が構成されている。これらの磁石列26,27は本発明にいう第1磁石列に相当するものであり、コイル列14をなす各コイル13の長辺部分13aと重なるように(長辺部分13aの+z方向に磁石列18が位置し、−z方向に磁石列27が位置するように)配置される。

また、図3に示すように、磁石18及び磁石21の各々はコイル列14を挟んで対をなすよう(各々のy方向における位置が一致するように)配置され、対をなす磁石18及び磁石21の磁界の向きは同一に設定される。このように配置された磁石列26,27は主にコイル13の長辺部分13aに対して磁界を形成してy方向の推力を発生させるために設けられる。

更に、本実施形態では、図3に示すように、磁石列26をなす磁石18間に補助磁石28が配置され、磁石列27をなす磁石21間に補助磁石29が配置されている。補助磁石28は、可動子12の空隙部における磁束密度を高めるために、その磁界の方向が磁石18の磁界の方向と90度をなすように(磁界の方向がy方向に沿うように)配置される。同様に、補助磁石29は、可動子12の空隙部における磁束密度を高めるために、その磁界の方向が磁石21の磁極と90度をなすように配置されている。

つまり、図3を参照して磁束の経路を考えると、何れかの磁石18(これを、第1磁石という)、補助磁石28、第1磁石とは異なる磁石18、コイル列14(空隙部)、磁石21(これを第2磁石という)、補助磁石29、第2磁石とは異なる磁石21、コイル列14(空隙部)、及び第1磁石という経路が形成される。この経路内に補助磁石28,29がそれぞれ設けられるため、空隙部における磁束が高められることが分かる。空隙部における磁束密度が高くなると、リニアモータ装置で発生する推力も向上する。尚、図3に示すように、各々の補助磁石28,29も対をなすように配置されるが、対をなす補助磁石28,29が形成する磁界の方向が互いに反対になるように設定される。

また、上ヨーク20に張り合わされた磁石19は、y方向の長さがコイル13のy方向の長さ(短辺部分13b)の2倍の長さに設定され、x方向に沿ってほぼコイル13の長辺部分13aの長さ分だけ離間して配列されて磁石列30を構成している。この磁石列30は、磁石19の一方の極(図2に示した例において、−x側に配置された磁石19ではS極の反対の極であるN極、+x側に配置された磁石19ではN極の反対の極であるS極)が隣接する2つのコイル13の短辺部分13bと対面するように配置されるとともに、磁石列26のy方向における両端の外側に設けられている。つまり、1つのコイル13内において、磁石列30をなす磁石19のそれぞれは、異なる極が短辺部分13bのそれぞれに対面するよう設定される。

同様に、下ヨーク23に張り合わされた磁石22は、y方向の長さがコイル13のy方向の長さ(短辺部分13b)の2倍の長さに設定され、x方向に沿ってほぼコイル13の長辺部分13aの長さ分だけ離間して配列されて磁石列31を構成している。この磁石列31は、上ヨーク20に張り合わされた磁石19と同様に、磁石列27のy方向における両端の外側において磁石22の一方の極(−x側に配置された磁石22ではS極、+x側に配置された磁石22ではS極)が隣接する2つのコイル13の短辺部分13bと重なるように配置されている。

これらの磁石列30,31は、主にコイル13の短辺部分13bに対して磁界を形成してx方向の推力を発生させるために設けられる。尚、これらの磁石列30,31は本発明にいう第2磁石列に相当するものである。ここで、磁石列30,31のy方向の長さがコイル13のy方向の長さの2倍の長さに設定されるのは、x方向の推力を連続的に発生させ、モーメントを抑えるためである。

つまり、本実施形態では、コイル列14に供給する電流の切り替え方を制御することで、コイル列14と磁石列26,27との間でy方向の推力を発生させ、コイル列14と磁石列30,31との間でx方向の推力を発生させている。コイル列30,31をなす磁石19,22のy方向の長さがコイル13のy方向の長さ(短辺部分13b)の2倍より長く設定されているので、磁石19,22の発生する磁界の中には少なくとも一つのコイル13が必ず存在することになる。そして、この磁石19,22の発生する磁界の中に存在する一つのコイル13に電流を供給し、2つのコイル13が同時に前記磁界内に存在するときに電流供給するコイル13を切り替えることによって常に一定の推力を発生させることができ、コイル切替により推力が変動することはない、

また、図2に示すように、コイル列14をなすコイル13は、y方向に沿って順にU相、V相、W相の三相の電流が供給されるように冷却管15内又は端子台18の付近位置で結線されている。また、コイル13のy方向における配列間隔(ピッチ)をpとし、磁石18,21のy方向における配列間隔をPmとすると、4Pm=3pとなるように、コイル13及び磁石18,21はそれぞれ配列されている。このように、本実施形態のリニアモータ装置は、固定子11にコイル(コイル列)が設けられ、可動子12に磁石(磁石列)が設けられた所謂ムービングマグネット型のリニアモータ装置である。

次に、各コイル13の結線方法について詳細に説明する。図4は、本発明の第1実施形態によるリニアモータ装置が備える各コイル13の結線図である。図4に示す通り、本実施形態のリニアモータ装置に設けられるコイル列14は、計12個のコイル13を有しており、これらのコイル13のうち4個のコイル13(U1〜U4)はU相の電流Iuが供給されるコイルであり、他の4個のコイル13(V1〜V4)はV相の電流Ivが供給されるコイルであり、残りの4個のコイル13(W1〜W4)はW相の電流Iwが供給されるコイルである。

これらの12個のコイル13は、図2に示す通り−y方向に向かって、U1、V1、W1、U2、V2、W2、……、U4、V4、W4の順に配列されている。尚、以下の説明において、コイル13の各々を区別する場合には、符号13に替えて各々の相を示す符号を付し、例えばコイルU1、コイルV2といった具合に表記する。

三相の交流であるU相の電流Iu、V相の電流Iv、及びW相の電流Iwは、電流増幅部35a〜35cを介して所定の電流値となるように調整される。電流増幅部35a〜35cは、電流アンプと電流検出器とを備え、電流検出器の検出値を電流アンプにフィードバックして電流アンプのゲインを調整している。U相の電流Iuは、コイルU1〜U4の一端に設けられたスイッチ部36a(SW1〜SW4)を介してコイルU1〜U4のそれぞれに供給される。また、コイルU1〜U4のそれぞれを介した電流はコイルU1〜U4の他端に設けられたスイッチ部36b(SW1〜SW4)を介して流出する。スイッチ部36bはそれぞれ共通電極Cに接続されている。

スイッチ部36a,36bのオン・オフ制御をしてU相の電流Iuを供給するコイルU1〜U4を切り替えて、コイルU1〜U4により形成される磁界のy方向の位置を変化させることにより、連続的にy方向の推力を発生させることができる。尚、スイッチ部36aに含まれるスイッチSW1〜SW4は各々独立してオン・オフ制御を行うことができるが、スイッチ部36bはスイッチ部36aのオン・オフに同期して動作する。例えば、スイッチ部36bに含まれるスイッチSW1は、スイッチ部36aに含まれるスイッチSW1のオン・オフに合わせて動作し、スイッチ部36bに含まれるスイッチSW2は、スイッチ部36aに含まれるスイッチSW2のオン・オフに合わせて動作する。

V相の電流Ivは、コイルV1〜V4の一端に設けられたスイッチ部37a(SW1〜SW4)を介してコイルV1〜V4のそれぞれに供給され、また、コイルV1〜V4のそれぞれを介した電流はコイルV1〜V4の他端に設けられたスイッチ部37b(SW1〜SW4)を介して共通電極Cに流入する。尚、スイッチ部37aとスイッチ部37bとは、スイッチ部36a及びスイッチ部36bの関係と同様の関係をもって動作する。

同様に、W相の電流Iwは、コイルW1〜W4の一端に設けられたスイッチ部38a(SW1〜SW4)を介してコイルW1〜W4のそれぞれに供給され、また、コイルW1〜W4のそれぞれを介した電流はコイルW1〜W4の他端に設けられたスイッチ部38b(SW1〜SW4)を介して共通電極Cに流入する。スイッチ部37aとスイッチ部37bとは、スイッチ部36a及びスイッチ部36bの関係と同様の関係をもって動作する。尚、U相の電流Iuを制御するスイッチ部36a,36b、V相の電流Ivを制御するスイッチ部37a,37b、及びW相の電流Iwを制御するスイッチ部38a,38bは、相間で従属関係はなく独立してオン・オフを制御することができる。

また、本実施形態のリニアモータ装置は、x方向に推力を発生させるための電流Itが供給されている。この電流Itは、直流電流であり、電流増幅部35dを介して所定の電流値となるように調整される。この電流増幅部35dは、電流増幅部35a〜35cと同様の構成であり、電流アンプと電流検出器とを備え、電流検出器の検出値を電流アンプにフィードバックして電流アンプのゲインを調整している。

次に、主制御系103は、ウェハステージ105を駆動して、次にパターンを転写するショット領域を投影光学系PLの投影領域(レチクルRのパターンが投影される領域)の近傍(露光開始位置)に移動させる。このときもウェハステージ105の移動に応じて生ずる反力を相殺する反力処理を行う。そして、上述した動作と同様に、ウェハステージ105及びレチクルステージ98を加速して一定速度になった後、照明光をレチクルRに照射して、レチクルのパターンをショット領域に逐次転写する。図11は、パターン転写時における投影領域に対するウェハWの移動経路の一例を示す図である。この図に示すように、ショット領域SAにレチクルRのパターンを転写する際には、ウェハWをY方向(+Y方向又は−Y方向)に沿って一定速度で移動させる。一方、1つのショット領域に対する露光処理が終了し、次に露光処理すべきショット領域の露光開始位置に移るときには、加速及び減速しつつX方向(または、Y方向)にステップ移動する。このような動作を繰り返して、ウェハW上に設定された全てのショット領域に対する露光処理を行う。

【発明の効果】
以上説明したように、本発明によれば、第1部分(第1方向に直交する方向に延びた電流経路)と、第1部分と連続する第2部分(第2方向に直交する方向に延びた電流経路)とを有するコイルを第1方向に沿って複数配列した磁石列をコイルユニットに設けるとともに、コイルの第1部分に対して磁界を発生する第1磁石列と、コイルの第2部分に対して磁界を発生する第2磁石列とを磁石ユニットに設けたため、リニアモータ装置単体で第1方向及び第2方向の両方向に対して推力を発生させることができるという効果がある。
このため、リニアモータ装置の動作に伴って生ずる反力を処理するための反力処理用のモータをリニアモータ装置と別個に設ける必要がなくなり、コスト低減を図ることができるとともに、同期精度及びスループットの向上を図ることができるという効果がある。
また、第2磁石列を構成する各々の磁石の第1方向に沿った方向の長さをコイルの第2部分の長さの少なくとも2倍の長さにしたため、コイルに供給する電流の切替時においても第2方向に一定の推力を発生させることができるという効果がある。
