本発明は、真空処理装置の真空排気に使用されるクライオポンプの再生方法に関するものである。

【従来の技術】
従来のクライオポンプ20は、例えば図2のように構成されている。クライオポンプ容器2に冷凍機21が取り付けられ、該冷凍機21の1段ステージ22が約40〜100Kに、2段ステージ23が約10〜20Kに冷却される。

1段ステージ22には熱接触良好に1段温度センサ24と幅射シールド6が取り付けられており、輻射シールド6の吸気口7側にはやはり熱接触良好にルーバー8が取り付けられている。

2段ステージ23には熱接触良好に2段温度センサ9とクライオパネル10、チャコールパネル25が取り付けられている。

1段温度センサ24や2段温度センサ9は温度計11に接続されている。

真空処理装置12と吸気口7は吸気口弁13を介して接続されており、真空処理装置12から吸気口弁13を通って入ってくる水や二酸化炭素はルーバー8や輻射シールド6で凝縮され、アルゴンや窒素はクライオパネル10で凝縮され、水素やネオン、ヘリウムはチャコールパネル25上に接着されている活性炭26に吸着され、排気される。

クライオポンプ容器2には、真空計14に接続された真空センサ15と、乾燥窒素等のパージガス供給配管27に接続されたパージ弁28と、粗引きポンプ29に接続された粗引き弁30が取り付けられている。

クライオポンプ20に排気された気体は上述の通り各パネル上で凝縮あるいは吸着により溜め込まれ、その溜め込み量が増えてくるとクライオポンプ20の排気性能が低下するため、クライオポンプ20内に溜め込まれていた気体を排出し、クライオポンプ20の性能を回復させるための再生と呼ばれる作業が必要となる。

従来のクライオポンプの再生作業は例えば以下のように行われている。

まず吸気口弁13を閉じた後、冷凍機21の運転を停止し、パージ弁28を開き乾燥窒素等のパージガスをクライオポンプ内に導入する。

クライオポンプ内の圧力、温度が上昇し、凝縮、吸着されていたガスは気化、脱離し、パージガスと共に安全弁31を通してクライオポンプ外へ放出される。

温度計11で、1段ステージ22や2段ステージ23及びこれらに熱接触良好に構成されている各パネル類がほぼ室温となった事を確認後、パージ弁28を閉じ、粗引き弁30を開き、クライオポンプ内の粗引きを開始する。

必要な圧力まで粗引きした後、粗引き弁30を閉じ冷凍機21の運転を再開する。

1段ステージ22と2段ステージ23並びにこれらに熱接触良好に構成されている各パネル類がクライオポンプの排気性能に必要な温度まで冷却されると再生は終了となる。

近年では、クライオポンプの再生時間の短縮を目的として、これらパネル類の温度を早く上昇させるために、クライオポンプ容器2の外側にバンドヒータ32を巻き付けたり、1段ステージ22と2段ステージ23のそれぞれにヒータ33、34を取り付けて使用されることもある。

【発明により解決しようとする課題】
クライオポンプが搭載される真空処理装置は半導体や電子部品等を製造する工程等で数多く使用されており、その稼働率は収益に大きく影響する。

クライオポンプは、その排気原理上、再生は不可避であり、再生の際にはクライオポンプが搭載される真空処理装置を停止させなければならなく、クライオポンプの再生時間の短縮は真空処理装置の稼働率に直結する問題となっている。

従来のクライオポンプの再生方法では、乾燥窒素等の不活性パージガスをクライオポンプ内に導入し、クライオポンプ内の温度を室温まで上昇させ、その後粗引きし、冷却を行うため再生終了まで数時間を要していた。

また、ヒータ等の加熱手段を併用して再生を行った場合には、パネル類の昇温時間の短縮により再生時間を2〜3時間程度に短縮することができるものの、更に再生時間を短縮することが望まれている。

クライオポンプの排気するガスの溜め込み可能な量を増やし、再生頻度を減らすことでクライオポンプが搭載される真空処理装置のトータルでの稼働率を向上させる試みもあるが、主に水素等の危険なガスを排気する装置では、水素の溜め込み量を増やすことは再生時や停電等の緊急停止時において、一度に大量の水素が放出されることになり安全上問題となる。

また特に大量の水素を溜め込んだクライオポンプを再生する際には、水素を溜め込んでいるパネルが僅かに昇温するだけで一気に水素が放出されるため、これを安全なレベルまで希釈するには瞬間的に大量の不活性パージガスの導入が必要であり、その為の設備も必要となってくる。

従ってより安全にクライオポンプを使用するためには、再生を頻繁に行っても問題とならないレベルまで再生時間を短縮し、クライオポンプ内に溜まっている水素の量を極力減らす事が重要である。

【課題を解決する為の手段】
本発明は、クライオポンプ内の排気パネルの冷却に到達温度4K以下の冷凍機を用い、吸着剤としての活性炭は使用せず、真空装置におけるガスを排気パネルに凝縮させることで排気を行い、クライオポンプの再生時には、水素及びネオンの三重点温度又は三重点圧力を考慮に入れて、ガスが凝縮されている排気パネルの温度、又はクライオポンプ内の圧力を制御することにより、水素又はネオン、又はその双方を、選択的にクライオポンプ外に排出するという方法を採用してクライオポンプを再生することにより前記課題を解決したのである。

【発明の実施の形態】
すなわち、この発明が提案するクライオポンプの再生方法は、真空装置におけるガスを温度4K以下に冷却した排気パネル表面に凝縮させることにより、吸着剤としての活性炭を使用せずに真空排気を行う2段式以上の冷凍機を用いたクライオポンプの再生を行う方法において、クライオポンプの再生の際、前記排気パネルの温度を上昇させ、前記排気パネルの温度が凝縮排気されているガスの三重点温度に達する前に、又はクライオポンプ内の圧力が凝縮排気されているガスの三重点圧力に達する前に、クライオポンプに接続されている他の真空ポンプによりクライオポンプ内の真空排気を開始し、水素又はネオン、又はその双方を、クライオポンプ外に排出し、排出後再び前記排気パネルを温度4K以下に冷却することにより、クライオポンプの再生を行うものである。

温度4K以下およそ3Kにおける蒸気圧は、水素で10−8Pa台、ネオンで10−11Pa以下であり、この圧力以上の水素やネオンは温度4K以下およそ3Kの排気パネル表面で凝縮排気が行われ、溜まって行く。

そこで、クライオポンプの再生時にはこの排気パネルの温度を例えばおよそ20Kまで上昇させると、排気パネルの上に凝縮されている水素(三重点温度:約14K)、やネオン(三重点温度:約25K)の蒸気圧は数千Paから数万Paになり、溜まっていた水素やネオンの氷はほとんどが蒸発する。

一方、排気パネル上に凝縮している他の気体の20Kにおける平衡蒸気圧は、例えば窒素ではおよそ10−9Pa台であり、アルゴンは10−11Pa台であり殆ど蒸発はしないので、水素とネオンはほぼ完全に除去しつつ他のガスは殆ど排出しないクライオポンプの再生が可能となる。

こうして水素とネオンをほぼ完全にクライオポンプから除去した後、再び排気パネルを4K以下まで冷却してクライオポンプの再生を完了するものである。

なお、この明細書において使用される「真空装置におけるガス」とは、クライオポンプが搭載される真空処理装置において使用されるプロセスガス、プロセス中に発生するガス、大気側から流入して来るガス、真空装置内部の構造物そのものから発生するガスを含むものであり、クライオポンプの排気パネル表面に凝縮排気される可能性のあるガスの全てを意味するものである。

前記本発明のクライオポンプの再生方法によれば、真空装置におけるガスを凝縮排気している排気パネルの20Kまでの温度上昇、そして4K以下までの冷却にはごく短時間しか必要としないためクライオポンプの再生は極短時間で行うことが可能となる。

また、前記本発明のクライオポンプの再生方法によって、排気パネルの温度が、選択的にクライオポンプから排出させようとしている気体、例えば、水素あるいはネオンの三重点温度に達する前に、クライオポンプに接続されている他の真空ポンプによりクライオポンプ内の真空排気を開始すると、低い圧力のままで低い温度から選択的にクライオポンプから排出させようとしている気体、例えば、水素やネオンの気化が始まり、その際の気化熱が排気パネルから奪われる為、排気パネルの急激な温度上昇と、それに伴う急激な気体放出を制御できる。これによって、水素等の危険なガスを溜め込んでいるクライオポンプを再生する際の安全性を向上させると共に、放出された気体の熱伝達による必要以上の排気パネルの温度上昇を制御できる。

なお、前記において、クライオポンプの再生の際、前記排気パネルの温度を上昇させ、前記排気パネルの温度が凝縮排気されているガスの三重点温度に達する前に、又はクライオポンプ内の圧力が凝縮排気されているガスの三重点圧力に達する前に、クライオポンプに接続されている他の真空ポンプによりクライオポンプ内の真空排気を開始するとしたのは、凝縮排気されたガスは、三重点温度、三重点圧力を共に満たして始めて液化が始まるので、結局、排気パネルの温度あるいはクライオポンプ内の圧力のどちらか一方を制御することによって凝縮排気されているガスの液化を阻害できるからである。

前記においてクライオポンプの再生時に排気パネルの温度を上昇させ、蒸発してきた水素やネオンをクライオポンプから除去するには、クライオポンプに接続されている他の真空ポンプ、好ましくは、水素、ネオンといった軽い気体に対しても十分な排気性能を有する真空ポンプ、例えば、ドライポンプ、油回転ポンプ、ターボ分子ポンプ、モレキュラドラッグポンプなどを使用することができる。

前記本発明のクライオポンプの再生方法によって、クライオポンプから選択的に真空排気しようとしている水素、ネオンの液化を阻害しつつ、水素、ネオンのみをクライオポンプ外へ排出する真空排気を開始できる。更に、その後、以下のようにすることにより、選択的に排気しようとしている水素、ネオン以外の凝縮排気されているガスを液化させずに、水素、ネオンの排出を継続することができる。

すなわち、前記本発明のクライオポンプの再生方法において、クライオポンプに接続されている他の真空ポンプによりクライオポンプ内の真空排気を行っている際に、前記排気パネルの温度を、水素及びネオン以外の凝縮排気されたガスの三重点温度を越えない範囲で上昇させるものである。これによって、水素、ネオン以外の凝縮排気されているガスを液化させずに、水素、ネオンの排出を継続することができる。

あるいは、前記本発明のクライオポンプの再生方法において、クライオポンプに接続されている他の真空ポンプによりクライオポンプ内の真空排気を行っている際に、クライオポンプ内の圧力が水素及びネオン以外の凝縮排気されたガスの三重点圧力を越えないように制御するものである。これによって、水素、ネオン以外の凝縮排気されているガスを液化させずに、水素、ネオンの排出を継続することができる。ここで、クライオポンプ内の圧力は、クライオポンプ内を排気するポンプの能力や水素、ネオンの昇華速度に関係するので、クライオポンプにこの技術分野で公知の圧力検知手段を付設しておいて、クライオポンプ内の圧力が水素及びネオン以外の凝縮排気されたガスの三重点圧力を越えないように制御することになる。

なお、水素、ネオン以外で凝縮排気される気体の代表的なものにはアルゴン、窒素、酸素などがあるが、酸素の三重点圧力は水素、ネオンのそれよりも小さく、その三重点温度は約54K、三重点圧力は約152Paである。そこで、排気パネルの温度を徐々に上昇させて、これが54Kを越えるようになる時、クライオポンプ内の圧力が152Pa以上であれば、水素やネオンが液化しなくても酸素が液化する可能性がある。そこで、前記のように、排気パネルの温度を、水素及びネオン以外の凝縮排気されたガスの三重点温度を越えない範囲で上昇させ、これによって、水素、ネオン以外の凝縮排気されているガスを液化させずに、水素、ネオンの排出を継続させる場合であって、クライオポンプ内の圧力を検知していない時には、排気パネルの温度が54Kを越えないようにする必要がある。

ただし、前記のように、排気パネルの温度を、水素及びネオン以外の凝縮排気されたガスの三重点温度を越えない範囲で上昇させ、これによって、水素、ネオン以外の凝縮排気されているガスを液化させずに、水素、ネオンの排出を継続させる場合であっても、クライオポンプにこの技術分野で公知の圧力検知手段を付設しておいて、クライオポンプ内の圧力が水素の三重点圧力(7200Pa)、ネオンの三重点圧力(43303Pa)以下を保つように制御しておく必要がある。

なお、前記のようにクライオポンプから選択的に真空排気しようとしている水素、ネオンの液化を阻害しつつ、水素、ネオンのみをクライオポンプ外へ排出する真空排気を開始し、更に、その後、選択的に排気しようとしている水素、ネオン以外の凝縮排気されているガスを液化させずに、水素、ネオンの排出を継続する場合であって、排気パネルの温度を制御する時に、排気パネルの温度を25Kを越えない範囲で上昇させるように制御すれば、排気パネルに凝縮排気されていた水素、ネオン以外のガスの気化を抑制しつつ、水素、ネオンのみを気化させ、前述したクライオポンプに接続されている他の真空ポンプによりクライオポンプ外へ排出させることができる。温度が25Kより低い場合、水素及びネオン以外の凝縮排気されたガスの平衡蒸気圧は十分に低く、クライオポンプからの排気によりクライオポンプ内の圧力が低くても、このらのガスが気化する量は僅かであり、一方、25Kの温度で、水素、ネオンの蒸気圧は、数千Paから数万Paとなり、排気パネルに凝縮排気されていた水素、ネオンの氷はほぼ完全に昇華するからである。

なお、クライオポンプの運転中に極低温の排気パネルにガス中のアルゴンが凍りつくと、そこに多孔質の氷が形成され、その氷に水素、ネオン、ヘリウムを吸着する能力があることが知られている。そこで、これを利用して、以下のように、クライオポンプの再生を行うこともできる。

すなわち、真空装置におけるガスを温度4K以下に冷却した排気パネルを用いて凝縮させることにより、吸着剤としての活性炭を使用せずに真空排気を行う2段式以上の冷凍機を用いたクライオポンプの再生を行う方法において、クライオポンプの再生の際、前記排気パネルの温度を20Kを越えない範囲で上昇させると共に、クライオポンプに接続されている他の真空ポンプによりクライオポンプ内の真空排気を開始し、水素、ネオン、ヘリウムの中のいずれか一種以上を、クライオポンプ外に排出し、排出後再び前記排気パネルを温度4K以下に冷却することにより、クライオポンプの再生を行うクライオポンプの再生方法である。

ここで、排気パネルの温度を20Kを越えない範囲で上昇させることとしたのは、前記のように、極低温の排気パネルに凍りついたアルゴンの多孔質の氷は、一度でも20K以上に温度が上昇すると、水素、ネオン、ヘリウムを吸着する能力がかなり低下してしまうからである。

なお、このように排気パネルの上に凍結させたアルゴンの多孔質の氷の吸着能力を利用するために、あらかじめ吸着材として排気パネル表面にアルゴンの多孔質の氷を堆積させておくこともできる。

以下、添付図面を参照して本発明の好ましい実施例を説明する。

図1は本発明のクライオポンプの再生方法が用いられるクライオポンプ1の構成の一例を現す図である。クライオポンプ容器2に約3Kまで冷却可能な冷凍機3(以下「3K冷凍機3」という)が取り付けられ、この3K冷凍機3の1段ステージ4は約30〜100Kに、2段ステージ5はおよそ3Kに冷却される。

この3K冷凍機3を使用し活性炭を用いないクライオポンプ1は、クライオパネル10上にアルゴン等の吸着能力のある氷がない場合には、原理的に殆どヘリウムを排気できないため、大気成分であるヘリウムが真空処理装置のタクト毎にクライオポンプ容器2内に微量流入し、気体のままで滞留する。

そこで、水素やネオンをクライオポンプの外に排出させてクライオポンプの再生を行う際に、定期的に他の真空ポンプ16、望ましくはターボ分子ポンプでクライオポンプ容器2内からヘリウムを排出させる事は到達圧力や真空の質を維持する点で有効である。

【発明の効果】
本発明の再生方法を実施すると、主に水素を排気しているクライオポンプの再生時間を、従来の数時間から10分程度に短縮することができる。

10分程度での再生が可能となると、単に再生時間が短くなるばかりではなく、クライオポンプを搭載している真空処理装置の運転中の待ち時間や工程上のインターバル等の僅かな時間に再生を行う事が可能となり、実際的には工程上再生時間を考慮しなくてもよいケースも生じ、クライオポンプを搭載している真空処理装置の稼働率を飛躍的に向上させることができる。

また再生を頻繁に行うことができるので、クライオポンプ内に溜め込む水素の量を常に少量に維持することができ、再生時や停電等の緊急停止時においての安全性を向上できる。
