Description
The present invention relates to a surface acoustic wave device used for, for example, a resonator and a bandpass filter, and a method for manufacturing the same, and more specifically, an elastic surface having a structure in which an insulator layer is formed so as to cover an IDT electrode. Wave device.
A DPX or RF filter used in a mobile communication system is required to satisfy both a wide band and good temperature characteristics. Conventionally, in a surface acoustic wave device that has been used for DPX and RF filters, a piezoelectric substrate made of 36 ° -50 ° rotated Y-plate X-propagating LiTaO 3 is used. This piezoelectric substrate had a frequency temperature coefficient of about −40 to −30 ppm / ° C. In order to improve temperature characteristics, a method of forming a SiO 2 film having a positive frequency temperature coefficient so as to cover an IDT electrode on a piezoelectric substrate is known. FIG. 30 shows an example of a method for manufacturing this type of surface acoustic wave device.
As shown in FIG. 30A, a resist pattern 52 is formed on the piezoelectric substrate 51 except for a portion where an IDT electrode is formed. Next, as shown in FIG. 30B, an electrode film 53 for forming IDT electrodes is formed on the entire surface. Thereafter, the resist 52 and the metal film adhering to the resist 52 are removed using a resist stripping solution. In this way, the IDT electrode 53A is formed as shown in FIG. Next, as shown in FIG. 30D, a SiO 2 film 54 is formed so as to cover the IDT electrode 53A.
On the other hand, a method for manufacturing a surface acoustic wave device in which an insulating or semiconductive protective film is formed so as to cover the IDT electrode of the surface acoustic wave device for the purpose different from the improvement of the frequency temperature characteristic is as follows. It is disclosed in
As shown in FIG. 30, in the conventional method of manufacturing a surface acoustic wave device in which a SiO 2 film is formed to improve frequency temperature characteristics, there are a portion where the IDT electrode 53A is present and a portion where the IDT electrode 53A is not present. Therefore, the height of the surface of the SiO 2 film 54 is different. Therefore, there is a problem that the insertion loss is deteriorated due to the presence of irregularities on the surface of the SiO 2 film 54. Moreover, this unevenness | corrugation becomes large as the film thickness of an IDT electrode becomes large. Therefore, the film thickness of the IDT electrode could not be increased.
On the other hand, in the surface acoustic wave device described in
However, in the configuration described in
Furthermore, in the manufacturing method described in
On the other hand, the 1-port surface acoustic wave resonator described in
An object of the present invention is to provide a surface acoustic wave device in which an insulating layer is formed between electrode fingers of an IDT electrode and on the IDT electrode, and a method for manufacturing the same, in view of the above-described state of the prior art, and the reflection of the IDT electrode Accordingly, it is an object of the present invention to provide a surface acoustic wave device having a sufficiently large coefficient and hardly causing deterioration of characteristics due to ripples appearing in resonance characteristics and the like, and a method for manufacturing the same.
Another object of the present invention is that not only the reflection coefficient of the IDT electrode is sufficiently large and has good characteristics, but also there are few restrictions on the selection of the metal material constituting the IDT electrode, and the elasticity that does not easily cause adverse effects due to corrosion of the IDT electrode. The object is to provide a surface acoustic wave device and a method of manufacturing the same.
Still another object of the present invention is that the IDT electrode has a sufficiently large reflection coefficient, good characteristics, and is not only susceptible to deterioration of characteristics due to corrosion of the IDT electrode, but also has excellent frequency temperature characteristics. The object is to provide a surface acoustic wave device and a method of manufacturing the same.
On the specific situation with 2nd invention, the average density of the whole laminated structure of the said electrode and protective metal film is 1.5 times or more of the density of a said 1st insulator layer.
In a specific aspect of the first and second inventions, the first and second insulator layers are formed of SiO 2 .
In another specific aspect of the first and second inventions, the surface acoustic wave device uses reflection of surface acoustic waves.
In still another specific aspect of the first and second inventions, the protrusion height of the convex portion on the surface of the second insulator layer is 0.03λ or less when the wavelength of the surface wave is λ. Has been.
In still another specific aspect of the surface acoustic wave device according to the first and second inventions, the protruding height of the protrusion on the second insulating layer is ½ or less of the thickness of the electrode.
More preferably, the protrusion height of the protrusion is set to 1/3 or less of the thickness of the electrode.
In still another specific aspect of the surface acoustic wave device according to the present invention, the electrode is made of Au or Pt, and the film thickness is 0.0017λ to 0.06λ when the wavelength of the surface wave is λ. Is in range.
In still another specific aspect of the surface acoustic wave device according to the present invention, the thickness of the second insulator layer is in the range of 0.15λ to 0.4λ when the wavelength is λ.
Preferably, the thickness of the first insulator layer is in the range of 0.2λ to 0.3λ when the wavelength is λ.
In the surface acoustic wave device according to the first aspect of the present invention, the first insulator layer having a thickness substantially equal to that of the electrode is provided in the remaining region excluding the region where at least one electrode is formed. In the configuration in which the second insulator layer is provided so as to cover the electrode and the first insulator layer, the electrode has a metal whose density is higher than that of the first insulator layer or the metal as a main component. Therefore, the reflection coefficient of the electrode can be made sufficiently large. Therefore, it is possible to provide a surface acoustic wave device with good frequency temperature characteristics in which characteristics are not easily deteriorated due to undesired ripples.
In addition, since the IDT electrode and the first insulator layer have substantially the same thickness, and the second insulator layer is laminated so as to cover the IDT and the first insulator layer, the second insulator layer The outer surface of the second insulating layer can be flattened, whereby the deterioration of the characteristics due to the unevenness of the surface of the second insulator layer hardly occurs.
In the first invention, since the piezoelectric substrate is made of LiNbO 3 having an electromechanical coupling coefficient of 0.025 or more, the bandwidth can be expanded.
In the surface acoustic wave device according to the second aspect of the present invention, a first insulating layer having a film thickness substantially equal to that of the electrode is provided in the remaining region excluding the region where the electrode is formed on the piezoelectric substrate made of LiNbO 3. And a protective metal film made of a metal or alloy having better corrosion resistance than the metal or alloy constituting the electrode is provided on the electrode, and covers the protective metal film and the first insulator layer. Thus, the second insulator layer is formed. Therefore, since the electrode is covered with the protective metal layer and the first insulator layer, the electrode is hardly corroded by the resist stripping solution when the resist is stripped by the photolithography technique. Therefore, it is easy to be corroded by a resist stripping solution such as Cu, but the electrode can be configured using a metal or alloy having a sufficiently large density compared to Al, effectively suppressing deterioration of the characteristics of the surface acoustic wave device. can do.
In the second invention, when the overall average density of the laminated structure of the electrode and the protective metal film is 1.5 times or more the density of the first insulator layer, the reflection coefficient by the electrode is effectively increased. be able to.
In the first, the second invention, that the first, second insulator layer when it is constituted by SiO 2, in accordance with the present invention, to provide a surface acoustic wave device frequency temperature characteristic TCF is improved Can do.
In the present invention, when the protrusion height of the convex portion on the surface of the second insulator layer is 0.03λ or less, the deterioration of the insertion loss can be suppressed.
When the protrusion height of the protrusion on the second insulator layer is ½ or less of the thickness of the electrode, it is possible to effectively suppress the deterioration of the insertion loss of the surface acoustic wave device. When the thickness is 1/3 or less, the deterioration of insertion loss can be further suppressed.
Hereinafter, the present invention will be clarified by describing specific embodiments of the present invention with reference to the drawings.
A method for manufacturing a surface acoustic wave device according to a first embodiment of the present invention will be described with reference to FIGS.
As shown in FIG. 1A, first, a LiNbO 3 substrate 1 is prepared as a piezoelectric substrate.

When SiO 2 is etched by a reactive ion etching apparatus (RIE) using a fluorine-based gas, a residue may be generated due to a polymerization reaction. In this case, after performing RIE, it can respond by processing with BHF (buffered hydrofluoric acid) etc.

Thus, the 1-port surface acoustic wave resonator 11 shown in FIG. 2 was obtained.
In FIGS. 1A to 1G, only the portion where the
In the above embodiment, since the 1-port surface acoustic wave resonator 11 is configured, one

That is, according to the same manufacturing method as in the above example, the surface acoustic wave resonator was manufactured in the same manner as in the above example by varying the density of the metal constituting the
As apparent from FIGS. 33A to 33E, the ripple A is shifted out of the band in FIGS. 33A to 33C, and the ripple A is significantly suppressed in FIG. 33A. You can see that
Therefore, from the result of FIG. 33, if the density ratio of the laminated structure of the IDT electrode and the protective metal film to the first insulator layer is 1.5 times or more, the ripple A is outside the resonance frequency-antiresonance frequency band. It can be seen that good characteristics can be obtained. More preferably, it can be seen that if the density ratio is 2.5 times or more, the ripple itself can be reduced.
In FIGS. 33 (a) to (e), the Ti film was laminated on the
Therefore, in the surface acoustic wave resonator in which the IDT electrode is covered with the SiO 2 film, the density of the IDT electrode or the average density of the stacked body of the IDT electrode and the protective metal film is the first located on the side of the IDT electrode. It can be seen that if the density is higher than the density of the insulator layer, the reflection coefficient of the IDT electrode can be increased, thereby suppressing the deterioration of the characteristics appearing between the resonance point and the antiresonance point.
Examples of metals or alloys having a higher density than Al include Cu, Ag, Au, and alloys mainly composed of these.
Further, preferably, if the protective metal film is laminated on the IDT electrode as in the above embodiment, a resist pattern is obtained as apparent from the manufacturing method shown in FIGS. When peeling 3, the side surface of the
Further, the first and second insulator layers may be formed of other insulating materials having an effect of improving temperature characteristics such as SiO x N y other than SiO 2 . The first and second insulator layers may be made of different insulating materials, or may be made of the same material as described above.
In the above embodiment, preferably, the LiNbO 3 substrate 1 as the piezoelectric substrate is composed of a LiNbO 3 substrate in which the square of the electromechanical coupling coefficient k of the surface acoustic wave is 0.025 or more, whereby the bandwidth It is possible to provide a wide surface acoustic wave device.
Next, the inventor of the present application changed the Euler angle of the LiNbO 3 substrate in various ways, and investigated the relationship between the Euler angle and the electromechanical coupling coefficient.
The frequency temperature characteristic (TCF) of LiNbO 3 is negative and is not so good as −80 to −110 ppm / ° C. Therefore, a method for improving TCF in a surface acoustic wave device by forming SiO 2 having positive TCF on a LiNbO 3 substrate has been known.
As shown in FIG. 3, 13 ° rotated Y-plate X-propagation (in Euler angles (0 °, 103 °, the optimum film of the SiO 2 film obtained by depositing a SiO 2 film in LiNbO 3 substrate of 0 °) The thickness is 0.27λ when the wavelength is λ, that is, when the thickness of the SiO 2 film is 0.27λ of the wavelength, the TCF is 0. Also, the azimuth angle of the LiNbO 3 substrate is When changes, so that the optimum thickness of the SiO 2 film varies. However, as is clear from FIG. 1, the film thickness of the SiO 2 film, the wavelength in the range of 0.18λ~0.34λ any In other words, it can be seen that the temperature characteristic TCF can be substantially zero.
On the other hand, FIG. 4 shows a normalized film thickness H / λ of an SiO 2 film and an electromechanical coupling coefficient k 2 in a structure in which an IDT electrode and an SiO 2 film are formed on a 13 ° rotated Y-plate X-propagating LiNbO 3 substrate. It is a figure which shows the relationship. FIG. 4 shows the result of forming an IDT electrode having an electrode film thickness of 0.005λ to 0.01λ with various metal materials.
As can be seen from FIG. 4, when the thickness H / λ of the SiO 2 film is increased, the electromechanical coupling coefficient k 2 is decreased. Therefore, it can be seen that the thickness of the SiO 2 film should be as thin as possible.
As is apparent from FIGS. 3 and 4 as described above, when considering both the frequency temperature characteristic TCF and the electromechanical coupling coefficient k 2 , the thickness of the SiO 2 film is 0.2 to 0 of the wavelength. It can be seen that a range of .35 is desirable.
Therefore, when the film thickness of the SiO 2 film was set to a wavelength of 0.3, the relationship between the Euler angle θ of the LiNbO 3 substrate having various Euler angles and the electromechanical coupling coefficient of the Rayleigh wave was examined. The results are shown in FIGS.
It is generally known that LSAW waves are hardly generated when Eu of the Euler angles (0, θ, 0) is in the range of 20 ° to 40 °. When the SiO 2 thin film is formed on the upper surface of the IDT electrode or the like, a portion having a small electromechanical coupling coefficient of the LSAW wave is a Euler angle (0, θ, 0) as shown by a dotted line portion in FIG. ) Is greatly spread around 20 ° to 40 °.
In general, the value of the electromechanical coupling coefficient k 2 required for the RF filter and duplexer is 0.025 or more. At that time, when using a leaky surface acoustic wave, spurious due to the Rayleigh wave is required to be small. That is, it is desirable that (k 2 LSAW / 4) ≧ k R 2 , where Rayleigh wave electromechanical coupling coefficient k 2 R and leaky surface acoustic wave electromechanical coupling coefficient k LSAW 2 are used.
The range of Euler angles that satisfy such a range is shown in Table 5 below. Since LiNbO 3 is a trigonal crystal, Euler angles have the following relationship.
(φ,θ,ψ)=(60+φ,−θ,ψ)
=(60−φ,−θ,180−ψ)
=(φ,180+θ,180−ψ)
=(φ,θ,180+ψ)
(Φ, θ, ψ) = (60 + φ, −θ, ψ)
= (60-φ, -θ, 180-ψ)
= (Φ, 180 + θ, 180−ψ)
= (Φ, θ, 180 + ψ)
Thus, for example, Euler angles (10, 30, 10), Euler angles (70, -30, 10), (50, -30, 170), (10, 210, 170), (10, 30, 190) Are equivalent.

The upper limit of the electrode film thickness range is limited by the formation accuracy of the interdigital electrode. That is, it is difficult to form an interdigital electrode thicker than the above thickness with high accuracy.
In addition, when the Euler angle of the LiNbO 3 substrate is different, the optimum size of the electrode film thickness changes somewhat, but is at most about twice.
Since the upper limit of the electrode film thickness is 0.12λ in the case of Al, the optimum electrode film thickness is 0.0017λ to 0.06λ for Au, 0.0017λ to 0.06λ for Pt, and 0.005 for Ag. 0035λ to 0.10λ, 0.0025λ to 0.064λ for Ta, 0.0035λ to 0.06λ for W, 0.0058λ to 0.11λ for Cu, 0.012λ to 0.12λ for Ni, and 0.2 for Al. 033λ to 0.12λ.
FIG. 24 shows changes in the propagation constant depending on the electrode film thickness when a surface acoustic wave device is configured using each electrode material so as to achieve the optimum electrode film thickness. As is apparent from FIG. 24, it can be seen that the propagation attenuation is almost zero at these electrode film thicknesses.
As shown in FIGS. 1 and 2, the first insulator layer and the second insulator layer are made of SiO 2 , in other words, when the SiO 2 film is formed so as to cover the interdigital electrode, SiO 2 Convex portions due to the shape of the interdigital electrode are formed on the upper surface of the two films. When the size of the convex portion, that is, the protruding height of the surface of the
The protruding height of the convex portion on the surface of the SiO 2 film means a height direction dimension from the non-projecting portion to the upper end of the convex portion.
FIG. 26 is a diagram showing a change in insertion loss when the ratio between the protrusion height of the SiO 2 film surface and the interdigital thickness is changed. In FIG. 26, ◯ indicates the result when the normalized film thickness H / λ of the IDT is 0.06λ, Δ (black symbol of Δ) indicates 0.03λ, and × indicates the result when 0.08λ. Indicates.
As is clear from FIG. 26, the protrusion height of the protrusion on the surface of the SiO 2 film is less than half the thickness of the interdigital electrode, and the protrusion height is 0.04λ or less, more preferably It can be seen that it is more desirable that the thickness of the interdigital electrode is 1/3 or less and the protrusion height is 0.03λ or less. More desirably, the surface of the SiO 2 film has almost no unevenness.
In general, in a surface acoustic wave device, if the reflection coefficient is small, a sufficient stop band is not formed. Therefore, the surface acoustic wave device having a small reflection coefficient does not operate as a resonator. Therefore, in order to use the surface acoustic wave device as a resonator-type surface acoustic wave device, the reflection coefficient of the surface acoustic wave device is required to be at least 0.03 or more. Therefore, it is necessary to investigate the relationship between the reflection coefficient and the electrode film thickness, and to set the electrode film thickness so that the reflection coefficient is 0.03 or more. 34 to 39 show the relationship between the reflection coefficient in the structure in which the SiO 2 film surface is flattened and the electrode film thickness of each electrode made of Au, Ag, Ta, Cu, W, and Al as described above. Show. Here, as the substrate, a 127.86 ° rotated Y-plate X-propagating LiNbO 3 substrate was used. Note that the Euler angles of this substrate are (0 °, 37.86 °, 0 °).
As is apparent from FIGS. 34 to 39, even if the film thickness of the SiO 2 film changes in the range of 0.2λ to 0.5λ, Au, Ag, Ta, Cu, or W is used as an electrode material except for Al. It can be seen that when used, the reflection coefficient can be 0.03 or more.
The range in the vicinity of the Euler angles (0 °, 37.86 °, 0 °) is a range of Euler angles having a large Rayleigh wave electromechanical coupling coefficient and a small LSAW electromechanical coupling coefficient. The range near the Euler angle is an Euler angle range where the reflection coefficient is almost zero. Therefore, conventionally, the Euler angle substrate has been used only for a transversal type filter in which a low reflection coefficient is desired. That is, it could not be used for a device that requires finger reflection as shown in FIGS. In the case of a conventional structure in which the surface of the SiO 2 film is uneven, even if a heavy metal such as Cu or Ag is used for the IDT electrode, only a reflection coefficient of the same magnitude as that obtained when Al is used is obtained. I couldn't. FIG. 40 shows the relationship between the reflection coefficient and the electrode thin film in the conventional structure in which the SiO 2 film surface is uneven.
In FIG. 40, electrodes made of various metals are formed on the LiNbO 3 substrate with Euler angles (0 °, 37.86 °, 0 °), and the normalized film thickness 0.4λ is formed so as to cover the electrodes. in the conventional structure SiO 2 film is formed, is a graph showing changes in the reflection coefficient in the case of changing the electrode thickness. As is apparent from FIG. 40, when the Euler angle LiNbO 3 substrate is used, even if the electrode is made of heavy metal such as Cu, it is equivalent to the case of the electrode made of Al regardless of the electrode film thickness. It can be seen that only a small reflection coefficient can be obtained.
There are a plurality of Euler angle ranges where the Rayleigh wave electromechanical coupling coefficient is large and the LSAW electromechanical coupling coefficient is small, in addition to the Euler angle range described above. Tables 8 and 9 below show such a range of Euler angles. Moreover, FIGS. 41-46 is a figure which shows such an Euler angle range.
More specifically, in FIGS. 41 to 46, the Euler angles are (0 °, 89 °, ψ), (30 °, 89 °, ψ), (20 °, 100 °, ψ), (30 °, 100 °, ψ), (10 °, 110 °, ψ) and (0 °, 130 °, ψ) when using LiNbO 3 substrates, and Rayleigh wave and LSAW electromechanical coupling coefficients It is a figure which shows the relationship. As is apparent from FIGS. 41 to 46, when LiNbO 3 substrates having various Euler angles are used, there are a plurality of Euler angle ranges in which the Rayleigh wave electromechanical coupling coefficient is large and the LSAW electromechanical coupling coefficient is small. I understand that.
Table 8 shows a range of a plurality of Euler angles ( φ, θ, ψ) of the LiNbO 3 substrate in which K RAY 2 ≧ 0.05 and K LSAW 2 ≦ 0.02. Similarly, Table 9 shows a range of Euler angles (φ, θ, ψ) of the LiNbO 3 substrate in which K RAY 2 ≧ 0.05 and K LSAW 2 ≦ 0.01.
In the Euler angle ranges shown in Tables 8 and 9 , the same characteristics as those shown in FIGS. 34 to 39 can be obtained. In addition, ± 5 and ± 10 in the range of Euler angles described in the tables in this specification use Euler angle processing accuracy when mass-produced, and electrode materials with a slightly lower specific gravity such as Cu. The allowable angle range is determined in consideration of the specific gravity difference between the electrode material and the electrode material such as Au having a very large specific gravity.
The thickness of the SiO 2 film from the substrate is 0.3λ, and there is no unevenness on the SiO 2 surface. The substrate is 13 ° rotated Y-plate X-propagating LiNbO 3 . As is apparent from the figure, in the case of an Al electrode finger, the reflection coefficient is small and the reflection coefficient does not increase even when the Al film thickness is increased. On the other hand, the heavy electrode fingers W and Cu have a larger reflection coefficient than Al, and the reflection coefficient increases with increasing thickness. Thus, the IDT composed of electrode fingers having a higher density than Al has a large reflection coefficient and is suitable for a resonator, a resonator filter, and a ladder filter.
