本発明は、基板を搬送する基板搬送装置に関する。

【従来の技術】
液晶表示装置用ガラス基板、フォトマスク用ガラス基板、光ディスク用ガラス基板、半導体ウエハ等の基板に種々の処理を行うために基板処理装置が用いられている。このような基板処理装置は、主にクリーンルーム内で使用されるため、設置スペースの削減が要求されている。

図18に示す基板処理装置900では、互いに平行な搬送路151および搬送路152ならびにこれらを結合する反転経路153が形成されている。

【発明が解決しようとする課題】
しかしながら、従来の基板搬送装置801では、傾斜姿勢で基板200が支持される際に、図20に示すように、搬送軸80a,80bの間隔L10において基板200が支持されていない。そのため、基板200の大径化に伴い基板200の自重による撓みが発生し、基板200に過度の負荷が加わることにより破損する懸念がある。

また、複数の搬送軸80dのローラP211は、傾斜姿勢での搬送時には複数の搬送軸80a,80bの下方に位置し、水平姿勢での搬送時には複数の搬送軸80a,80bより上方に上昇する。そのため、搬送軸80dおよびローラP211は、複数の搬送軸80a,80bと干渉しないように設けられる必要がある。そのため、全てのローラP211に回転力を伝達することは困難であり、基板200の搬送力が低下する。その結果、基板200の搬送不良が生じる。さらに、図20の伝達機構G1と接触しないように基板200を搬送しなければならないためシリンダ95のストローク量を大きく設定する必要があり、上下方向の省スペース化が困難である。

本発明の目的は、簡単な構造で基板を変形および破損させることなく確実に搬送することが可能な基板搬送装置を提供することである。

【課題を解決するための手段および発明の効果】
(第1の発明)
第1の発明に係る基板搬送装置は、基板を搬送する基板搬送装置であって、回転可能に設けられ、基板を支持する複数の第1の回転軸と、回転可能に設けられ、基板を支持する複数の第2の回転軸とを備え、複数の第1の回転軸は、複数の第2の回転軸の上方で複数の第2の回転軸と互いに交差するように設けられ、複数の第1の回転軸の各々に複数の第1のローラが当該第1の回転軸と同心に設けられ、複数の第2の回転軸の各々に複数の第2のローラが当該第2の回転軸と同心に設けられ、複数の第1のローラの直径は複数の第2のローラの直径よりも小さく、複数の第1の回転軸と複数の第2の回転軸とを相対的に傾斜または移動させることにより複数の第1の回転軸と複数の第2の回転軸との位置関係を第1の状態または第2の状態に変更する状態変更手段をさらに備え、複数の第1および第2の回転軸が第1の状態にある場合に複数の第1のローラの頂部が複数の第2のローラの頂部よりも上方に位置し、第2の状態にある場合に複数の第2のローラの頂部が複数の第1のローラの頂部よりも上方に位置するように複数の第1の回転軸および複数の第2の回転軸が配置されたものである。

第2の発明に係る基板搬送装置は、基板を搬送する基板搬送装置であって、回転可能に設けられ、基板を支持する複数の第1の回転軸と、回転可能に設けられ、基板を支持する複数の第2の回転軸とを備え、複数の第1の回転軸は、複数の第2の回転軸と互いに略平行に設けられ、複数の第1の回転軸の各々に複数の第1のローラが当該第1の回転軸と同心に設けられ、複数の第2の回転軸の各々に複数の第2のローラが当該第2の回転軸と同心に設けられ、複数の第1の回転軸と複数の第2の回転軸とを相対的に傾斜または移動させることにより複数の第1の回転軸と複数の第2の回転軸との位置関係を第1の状態または第2の状態に変更する状態変更手段をさらに備え、状態変更手段は、複数の第1および第2の回転軸が第1の状態で複数の第1のローラの頂部が複数の第2のローラの頂部よりも上方に位置し、第2の状態で複数の第2のローラの頂部が複数の第1のローラの頂部よりも上方に位置するように複数の第1の回転軸と複数の第2の回転軸とを相対的に移動または傾斜させるものである。

以下、本発明の実施の形態について図面を参照しながら説明する。

(第1の実施の形態)
図1は、本発明の第1の実施の形態に係る基板搬送装置を備えた基板処理装置を示す模式的平面図である。

図1に示す基板処理装置500は、液晶表示装置用ガラス基板、フォトマスク用ガラス基板、光ディスク用ガラス基板、半導体ウエハ等の基板を処理する装置である。

基板処理装置500は、インデクサ部60、コンベア61,69、紫外線(UV)照射部62、薬液処理部63,64、一次水洗部65、二次水洗部66,67、エアーナイフ部68および基板搬送装置100,101から構成される。

図1の基板処理装置500では、互いに平行な搬送路154および搬送路156並びにこれらを結合する反転経路155が形成されている。搬送路154,156と反転経路155とはほぼ直交している。

続いて、搬送路155において基板200に一次水洗処理が行われる。基板搬送装置100においては、基板200の搬送方向を変更するとともに傾斜姿勢で搬送されてきた基板200を水平姿勢に変更させる。そして、基板200は一次水洗部65に搬送される。一次水洗部65において、水平姿勢で基板200の表面に水洗処理が行われる。一次水洗処理は、基板200の表面が乾燥して、不純物が析出して固着することを防止するために行う。したがって、本実施の形態における基板搬送装置100,101においても、基板200を搬送するとともに上方から基板200に対して純水が噴射される。

次に、基板200は基板搬送装置100に搬送される。本実施の形態においては、搬送路156において基板200が傾斜姿勢で処理される。したがって、基板搬送装置100においては、基板200の搬送方向を変更するとともに水平姿勢で搬送されてきた基板200を傾斜姿勢に変更させる。そして、基板200は二次水洗部66,67に搬送される。
