【発明の属する技術分野】
本発明は、正孔注入層の製膜を、凍結乾燥処理を用いて行うようにした有機EL素子の製造方法に関する。
【0002】
【従来の技術】
近年、自発発光型ディスプレイとして、発光層に有機物を用いた有機エレクトロルミネセンス素子(以下、有機EL素子と称する)の開発が進められている。このような有機EL素子の製造において、発光層形成材料などの機能性材料は特に重要な要素のうちの一つである。
有機EL素子における有機物からなる発光層の形成材料(発光材料)としては、Appl.Phys.Lett.51(12)、21 September 1987の913ページに示されているような低分子材料と、Appl.Phys.Lett.71(1)、7 July 1997の34ページから示されているような高分子材料とがある。

ところで、前記の材料を発光材料として用い、これから発光層を形成する場合、通常はこれに先だってその陽極側に正孔注入層を形成し、この正孔注入層と発光層とを備えた状態で発光部を構成するようにしている。
正孔注入層は、通常、導電性ポリマー(正孔注入材料)が水等の溶媒あるいは分散媒に溶解(分散)されて正孔注入層形成材料とされ、これが液状材料吐出法等によって所定の位置に配された後、加熱乾燥によって溶媒が蒸発除去されることにより、形成される。

【発明が解決しようとする課題】
ところが、このような加熱乾燥による正孔注入層の形成では、加熱乾燥により溶媒が蒸発した際、この正孔注入層を形成するための基板の表面が溶媒雰囲気となり、膜に形態の変化(収縮、亀裂)が生じるため、画素内部または画素全体で均一な膜の形成が困難であった。

すなわち、溶媒を含んだ形成材料が基板上に吐出され例えば画素内にて薄膜状に塗布されると、形成材料からなる膜は塗布直後、主にその周辺部(エッジ部)側から乾燥が始まることなどにより、内側に縮まろうとする力が生じる。
また、このような力とは別に、膜表面の近傍では、膜から蒸発した溶媒蒸気の濃度が膜の中央部の直上で高く、周辺部の直上で拡散により低くなっている。したがって、表面近傍の溶媒蒸気濃度が高い中央部では溶媒の蒸発が起こりにくく、溶媒蒸気濃度の低い周辺部では蒸発が起こり易くなっていることにより、膜内では溶媒の対流が中央部側から周辺部側に向かって起こる。

結果として、塗布液(膜)が内側に引き寄せられ、かつ溶媒の対流により溶質が周辺部へ移動するため、周辺部ではその膜厚が厚くなってしまう。そして、このようにして周辺部の膜厚が中央部の膜厚より厚くなると、当然ながら硬化後得られる膜はその全体の膜厚の均一性が損なわれてしまう。例えば、中央部の膜厚が50nm程度であるのに対し、周辺部の膜厚が80nm程度になってしまうことがある。

しかしながら、このように画素内、あるいは画素全体での膜厚の不均一が起こると、この膜の上に形成される陰極などにもその厚さ等に影響がでることなどから、画素内で、あるいは画素間で輝度むらが生じ、表示性能が低下するといった不都合がある。
また、特に膜厚の不均一が著しい場合には、膜厚が極めて薄い部分において、発光部の上下に位置する電極間でショートを起こすおそれもある。
また、このような正孔注入層、およびこれの上に製膜される発光層からなる発光部を備えた有機EL素子では、輝度などの表示性能の向上が実用化、量産化に向けて不可欠であり、したがって表示性能の向上が強く望まれている。

本発明は前記事情に鑑みてなされたもので、その目的とするところは、正孔注入層の膜厚を均一にして輝度むら等を防止することなどにより、発光部による表示性能を向上した、有機EL素子の製造方法を提供することにある。

【課題を解決するための手段】
前記目的を達成するため本発明の有機EL素子の製造方法では、電極間に少なくとも正孔注入層と発光層とを備えた発光部を有してなる有機EL素子の製造方法において、正孔注入材料を溶媒に溶解しあるいは分散媒に分散してなる正孔注入層形成材料を、前記電極の一方の上に配する工程と、正孔注入層形成材料を配した後、該正孔注入層形成材料中の溶媒あるいは分散媒が残っている状態のもとで、該正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成する工程と、前記正孔注入層上に発光層形成材料を配し、さらにこの発光層形成材料をそのガラス転移点以上の温度で熱処理することによって乾燥処理することで、発光層を形成する工程と、を備えてなり、前記の正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成する工程は、凍結乾燥処理として、正孔注入層形成材料中の溶媒あるいは分散媒が凍結する温度で冷却して該溶媒あるいは分散媒を凍結させる処理と、その後、該凍結した溶媒あるいは分散媒が昇華する圧力にまで減圧する処理と、を含み、前記減圧する処理では、凍結した溶媒あるいは分散媒を連続的に昇華させるため、正孔注入層形成材料に昇華熱を連続的に供給することを特徴としている。

この有機EL素子の製造方法によれば、正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成するようにしたので、加熱乾燥の場合に比べて配された形成材料からの溶媒あるいは分散媒の抜け出し速度が遅く、したがって形成材料の表面近傍での中央部においても拡散が進むことなどから、この中央部と周辺部での溶媒蒸気濃度の差がほとんどなくなり、よって膜厚の不均一化が防止される。
また、膜厚の不均一に起因する電極間でのショートも防止される。
また、正孔注入層形成材料中の溶媒あるいは分散媒が残っている状態のもとで、正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成するようにしたので、形成された正孔注入層は微視的に見てその表面が粗面化・多孔質化したものとなる。そして、このような粗面化・多孔質化した正孔注入層上に発光層形成材料を配し、さらにこの発光層形成材料をそのガラス転移点以上の温度で熱処理するので、発光層形成材料が液状化して流動することにより、前記の粗面化・多孔質化した正孔注入層の表層部に入り込んでここに強固に密着する。よって、乾燥後得られる発光層は正孔注入層との間で強固に密着し、かつこれらの界面(接合面)の面積も大きくなることにより、これらの間を流れる電流の密度(電流密度)が高くなる。したがって、このように電流密度を高くすることにより輝度等を良好にし、その表示性能を高めることができる。

また、前記有機EL素子の製造方法においては、前記の正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成する工程において、凍結乾燥処理として冷却処理と減圧処理とを共に行うのが好ましい。
このようにすれば、減圧処理によって溶媒あるいは分散媒の蒸気の拡散がさらに加速されることから、形成材料の表面近傍での溶媒あるいは分散媒の蒸気濃度の差に起因する膜厚の不均一化がさらに防止される。

また、前記有機EL素子の製造方法においては、前記の正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成する工程において、凍結乾燥処理として、正孔注入層形成材料中の溶媒あるいは分散媒が凍結する温度で冷却処理して該溶媒あるいは分散媒を凍結させ、その後、該凍結した溶媒あるいは分散媒が昇華する圧力にまで減圧処理するのが好ましい。
このようにすれば、凍結した溶媒あるいは分散媒が、正孔注入層形成材料中から昇華によって蒸気として抜け出すため、従来のような加熱乾燥による蒸発によって抜け出すのに比べその抜け出し速度が十分に遅くなる。したがって、中央部と周辺部とでの溶媒あるいは分散媒の蒸気濃度の差がほとんどなくなり、これにより膜厚の不均一化が防止される。

また、前記有機EL素子の製造方法においては、前記の正孔注入層形成材料を配する工程を、液状材料吐出法によって行うのが好ましい。
このようにすれば、正孔注入層形成材料あるいは発光層形成材料を、所望する位置に容易にかつ精度よく配置することができる。

なお、前記有機EL素子の製造方法においては、前記正孔注入材料が水溶性導電性ポリマーであり、これを溶解する溶媒が水であってもよい。
このようにすれば、正孔注入層として比較的良好な材料を用いることが可能になるとともに、溶媒あるいは分散媒が水であることからその取り扱い性などが容易になる。

本発明の有機EL素子では、前記の製造方法によって製造されてなることを特徴としている。
この有機EL素子によれば、膜厚の不均一化が防止されていることにより輝度むら等が防止され、さらに電流密度が高くなっていることにより輝度等が良好になる。したがって、その表示性能が高められたものとなる。

本発明の電気光学装置では、前記の有機EL素子を備えたことを特徴としている。
この電気光学装置によれば、例えばその表示部を、輝度むら等が防止され、さらに電流密度が高くなり輝度等が良好になって表示性能が高められた前記の有機EL素子によって形成することにより、表示性能に優れたものとなる。

【発明の実施の形態】
以下、本発明を詳しく説明する。
図1、図2は、本発明の電気光学装置の表示部となるELディスプレイの概略構成を説明するための図であり、これらの図において符号70はELディスプレイである。
このELディスプレイ70は、回路図である図1に示すように透明の表示基板上に、複数の走査線131と、これら走査線131に対して交差する方向に延びる複数の信号線132と、これら信号線132に並列に延びる複数の共通給電線133とがそれぞれ配線されたもので、走査線131及び信号線132の各交点毎に、画素(画素領域素)71が設けられて構成されたものである。

信号線132に対しては、シフトレジスタ、レベルシフタ、ビデオライン、アナログスイッチを備えるデータ側駆動回路72が設けられている。
一方、走査線131に対しては、シフトレジスタ及びレベルシフタを備える走査側駆動回路73が設けられている。また、画素領域71の各々には、走査線131を介して走査信号がゲート電極に供給されるスイッチング薄膜トランジスタ142と、このスイッチング薄膜トランジスタ142を介して信号線132から供給される画像信号を保持する保持容量capと、保持容量capによって保持された画像信号がゲート電極に供給されるカレント薄膜トランジスタ143と、このカレント薄膜トランジスタ143を介して共通給電線133に電気的に接続したときに共通給電線133から駆動電流が流れ込む画素電極141と、この画素電極141と対向電極154との間に挟み込まれる発光部140と、が設けられている。

このような構成のもとに、走査線131が駆動されてスイッチング薄膜トランジスタ142がオンとなると、そのときの信号線132の電位が保持容量capに保持され、該保持容量capの状態に応じて、カレント薄膜トランジスタ143のオン・オフ状態が決まる。そして、カレント薄膜トランジスタ143のチャネルを介して共通給電線133から画素電極141に電流が流れ、さらに発光部140を通じて対向電極154に電流が流れることにより、発光部140は、これを流れる電流量に応じて発光するようになる。
ここで、各画素71の平面構造は、対向電極や有機EL素子を取り除いた状態での拡大平面図である図2に示すように、平面形状が長方形の画素電極141の四辺が、信号線132、共通給電線133、走査線131及び図示しない他の画素電極用の走査線によって囲まれた配置となっている。

次に、このようなELディスプレイ70に備えられる有機EL素子の製造方法に基づき、図3〜図5を用いて本発明の有機EL素子の製造方法の一例を説明する。なお、図3〜図5では、説明を簡略化するべく、単一の画素71についてのみ図示する。
まず、基板を用意する。ここで、有機EL素子では後述する発光層による発光光を基板側から取り出すことも可能であり、また基板と反対側から取り出す構成とすることも可能である。発光光を基板側から取り出す構成とする場合、基板材料としてはガラスや石英、樹脂等の透明ないし半透明なものが用いられるが、特にガラスが好適に用いられる。

また、基板に色フィルター膜や蛍光性物質を含む色変換膜、あるいは誘電体反射膜を配置して、発光色を制御するようにしてもよい。
また、基板と反対側から発光光を取り出す構成の場合、基板は不透明であってもよく、その場合、アルミナ等のセラミックス、ステンレス等の金属シートに表面酸化などの絶縁処理を施したもの、熱硬化性樹脂、熱可塑性樹脂などを用いることができる。
本例では、基板として図3(a)に示すようにガラスからなる透明基板121を用意する。そして、これに対し、必要に応じてTEOS(テトラエトキシシラン)や酸素ガスなどを原料としてプラズマCVD法により厚さ約200〜500nmのシリコン酸化膜からなる下地保護膜(図示せず)を形成する。

次に、透明基板121の温度を約350℃に設定して、下地保護膜の表面にプラズマCVD法により厚さ約30〜70nmのアモルファスシリコン膜からなる半導体膜200を形成する。次いで、この半導体膜200に対してレーザアニールまたは固相成長法などの結晶化工程を行い、半導体膜200をポリシリコン膜に結晶化する。レーザアニール法では、例えばエキシマレーザでビームの長寸が400mmのラインビームを用い、その出力強度は例えば200mJ/cm2 とする。ラインビームについては、その短寸方向におけるレーザ強度のピーク値の90%に相当する部分が各領域毎に重なるようにラインビームを走査する。

次いで、図3(b)に示すように、半導体膜(ポリシリコン膜)200をパターニングして島状の半導体膜210とし、その表面に対して、TEOSや酸素ガスなどを原料としてプラズマCVD法により厚さ約60〜150nmのシリコン酸化膜または窒化膜からなるゲート絶縁膜220を形成する。なお、半導体膜210は、図2に示したカレント薄膜トランジスタ143のチャネル領域及びソース・ドレイン領域となるものであるが、異なる断面位置においてはスイッチング薄膜トランジスタ142のチャネル領域及びソース・ドレイン領域となる半導体膜も形成されている。つまり、図3〜図5に示す製造工程では二種類のトランジスタ142、143が同時に作られるのであるが、同じ手順で作られるため、以下の説明ではトランジスタに関しては、カレント薄膜トランジスタ143についてのみ説明し、スイッチング薄膜トランジスタ142についてはその説明を省略する。

次いで、図3(c)に示すように、アルミニウム、タンタル、モリブデン、チタン、タングステンなどの金属膜からなる導電膜をスパッタ法により形成した後、これをパターニングし、ゲート電極143Aを形成する。
次いで、この状態で高濃度のリンイオンを打ち込み、半導体膜210に、ゲート電極143Aに対して自己整合的にソース・ドレイン領域143a、143bを形成する。なお、不純物が導入されなかった部分がチャネル領域143cとなる。

次いで、図3(d)に示すように、層間絶縁膜230を形成した後、コンタクトホール232、234を形成し、これらコンタクトホール232、234内に中継電極236、238を埋め込む。
次いで、図3(e)に示すように、層間絶縁膜230上に、信号線132、共通給電線133及び走査線(図3に示さず)を形成する。ここで、中継電極238と各配線とは、同一工程で形成されていてもよい。このとき、中継電極236は、後述するITO膜により形成されることになる。

そして、各配線の上面をも覆うように層間絶縁膜240を形成し、中継電極236に対応する位置にコンタクトホール(図示せず)を形成し、そのコンタクトホール内にも埋め込まれるようにITO膜を形成し、さらにそのITO膜をパターニングして、信号線132、共通給電線133及び走査線(図示せず)に囲まれた所定位置に、ソース・ドレイン領域143aに電気的に接続する画素電極141を形成する。ここで、信号線132及び共通給電線133、さらには走査線(図示せず)に挟まれた部分が、後述するように正孔注入層や発光層の形成場所となっている。

次いで、図4(a)に示すように、前記の形成場所を囲むように隔壁150を形成する。この隔壁150は仕切部材として機能するものであり、例えばポリイミド等の絶縁性有機材料で形成するのが好ましい。隔壁150の膜厚については、例えば1〜2μmの高さとなるように形成する。また、隔壁150は、液滴吐出ヘッド34から吐出される液体に対して撥液性を示すものが好ましい。隔壁150に撥液性を発現させるためには、例えば隔壁150の表面をフッ素系化合物などで表面処理するといった方法が採用される。フッ素化合物としては、例えばCF4 、SF5 、CHF3 などがあり、表面処理としては、例えばプラズマ処理、UV照射処理などが挙げられる。
そして、このような構成のもとに、正孔注入層や発光層の形成場所、すなわちこれらの形成材料の塗布位置とその周囲の隔壁150との間には、十分な高さの段差111が形成されているのである。

次いで、図4(b)に示すように、透明基板121の上面を上に向けた状態で、正孔注入層の形成材料114Aを前記の液滴吐出ヘッド34より、前記隔壁150に囲まれた塗布位置、すなわち隔壁150内に選択的に塗布する。
ここで、液滴吐出ヘッド34は、図6(a)に示すように例えばステンレス製のノズルプレート12と振動板13とを備え、両者を仕切部材(リザーバプレート)14を介して接合したものである。ノズルプレート12と振動板13との間には、仕切部材14によって複数の空間15と液溜まり16とが形成されている。各空間15と液溜まり16の内部は液状材料で満たされており、各空間15と液溜まり16とは供給口17を介して連通したものとなっている。また、ノズルプレート12には、空間15から液状材料を噴射するためのノズル孔18が縦横に整列させられた状態で複数形成されている。一方、振動板13には、液溜まり16に液状材料を供給するための孔19が形成されている。

また、振動板13の空間15に対向する面と反対側の面上には、図6(b)に示すように圧電素子(ピエゾ素子)20が接合されている。この圧電素子20は、一対の電極21の間に位置し、通電するとこれが外側に突出するようにして撓曲するよう構成されたものである。そして、このような構成のもとに圧電素子20が接合されている振動板13は、圧電素子20と一体になって同時に外側へ撓曲するようになっており、これによって空間15の容積が増大するようになっている。したがって、空間15内に増大した容積分に相当する液状材料が、液溜まり16から供給口17を介して流入する。また、このような状態から圧電素子20への通電を解除すると、圧電素子20と振動板13はともに元の形状に戻る。したがって、空間15も元の容積に戻ることから、空間15内部の液状材料の圧力が上昇し、ノズル孔18から基板に向けて液状材料の液滴22が吐出される。

前記正孔注入層の形成材料114Aとしては、特に正孔注入材料として3,4−ポリエチレンジオシチオフェン/ポリスチレンスルフォン酸(PEDOT/PSS)を用い、これを分散媒としての水に分散させてなる分散液が好適に用いられる。したがって、本例ではこの正孔注入層形成材料を用いるものとして説明する。ただし、正孔注入材料としては前記のものに限定されることなく、ポリマー前駆体がポリテトラヒドロチオフェニルフェニレンであるポリフェニレンビニレン、1,1−ビス−(4−N,N−ジトリルアミノフェニル)シクロヘキサン、トリス(8−ヒドロキシキノリノール)アルミニウム等を用いることもできる。

前記(PEDOT/PSS)の分散液からなる形成材料114Aを液滴吐出ヘッド34から吐出すると、この形成材料114Aは、流動性が高いため水平方向に広がろうとするが、塗布された位置を囲んで隔壁150が形成されているので、形成材料114Aは隔壁150を越えてその外側に広がることが防止されている。
このようにして形成材料114Aを液滴吐出ヘッド34から吐出し、所定位置に配したら、直ちに、すなわち形成材料114A中の分散媒(水)が蒸発することなく、そのほとんどが材料中に残っている状態のもとで、該正孔注入層形成材料114Aを凍結乾燥処理し、該形成材料114A中の溶媒(水)を蒸発させることにより、図4(c)に示すように画素電極141上に、固形の正孔注入層140Aを形成する。

凍結乾燥処理としては、例えば、まず基板121ごと真空チャンバー内に入れ、ここで大気圧下において室温から30分程度時間をかけてゆっくりと0℃にまで冷却し、正孔注入層形成材料114A中の分散媒である水を凍らせる。このようにして水(分散媒)を凍らせたら、さらに正孔注入層形成材料114Aを極低温、例えば−80℃程度にまで冷却する。なお、このときの冷却速度としては、50℃/分以下で降温するのが好ましい。また、このような冷却方法としては、例えばペルチェ素子によるペルチェ冷却法が用いられるが、特にこれに限定されることなく、公知の冷却法が全て採用可能である。

このようにして極低温に冷却し、正孔注入層形成材料114Aを十分な凍結状態としたら、真空チャンバー内を例えば20L/分の排気速度で真空引きし、先の冷却温度における水の蒸気圧、すなわち−80℃の蒸気圧である4.6mmHg(6.12hPa)以下にまで減圧することにより、真空チャンバー内を凍結した水(氷)が昇華する環境にする。そして、この状態で300分放置する。
このような氷の昇華環境下に正孔注入層形成材料114Aを放置すると、凍結した水(氷)が昇華することにより、正孔注入層形成材料114Aの分散媒としての水(氷)が水蒸気として抜け出し、真空チャンバー内に移行する。なお、このとき、凍結した分散媒を連続的に昇華させるため、予めヒータを基板121に取り付けておくことなどにより、正孔注入層形成材料114Aに氷の昇華熱を連続的に供給するのが好ましい。

このような条件のもとで分散媒としての水(氷)を昇華させ、正孔注入層形成材料114Aからなる膜中より除去したら、真空チャンバー内に乾燥ガス(例えば水分濃度が100ppm以下の空気、あるいは窒素)を導入することにより、真空チャンバー内を大気圧に戻す。続いて、真空チャンバー内を室温に戻して常温・常圧下とし、凍結乾燥を終了することにより、正孔注入層形成材料114Aからなる膜を固形の正孔注入層140Aとする。

このようにして凍結乾燥処理を行うことにより、凍結した分散媒(水)を正孔注入層形成材料114A中から昇華によって水蒸気として抜け出させるため、従来の加熱乾燥による蒸発によって抜け出させる場合に比べその抜け出し速度が十分に遅くなる。したがって、正孔注入層形成材料114Aからなる膜の中央部と周辺部とでの分散媒の蒸気濃度の差がほとんどなくなり、これにより得られる正孔注入層140Aの膜厚の不均一化を防止することができる。
また、前述したように正孔注入層形成材料114A中の分散媒が残っている状態のもとで、正孔注入層形成材料114Aを凍結乾燥処理して正孔注入層140Aを形成するようにしたので、形成された正孔注入層140Aは微視的に見てその表面が粗面化・多孔質化したものとなる。

次いで、図5(a)に示すように、透明基板121の上面を上に向けた状態で、液滴吐出ヘッド34より液状材料として発光層の形成材料114Bを、前記隔壁150内の正孔注入層140A上に選択的に塗布する。発光材料としては、例えば分子量が1000以上の高分子材料が用いられる。具体的には、以下の[化1]〜[化5]に示すようなポリフルオレン誘導体、ポリフェニレン誘導体、ポリビニルカルバゾール、ポリチオフェン誘導体、またはこれらの高分子材料に、ペリレン系色素、クマリン系色素、ローダミン系色素、例えばルブレン、ペリレン、9,10−ジフェニルアントラセン、テトラフェニルブタジエン、ナイルレッド、クマリン6、キナクリドン等をドープしたものが用いられる。

以上説明したように本発明の有機EL素子の製造方法によれば、正孔注入層形成材料を凍結乾燥処理して正孔注入層を形成するようにしたので、加熱乾燥の場合に比べて配された形成材料からの溶媒あるいは分散媒の抜け出し速度を遅くすることができ、したがって膜厚の不均一化を防止して画素内、あるいは画素全体での輝度むらを防止し、表示性能を向上することができる。
