【発明の属する技術分野】
本発明は、例えば、半導体チップ、半導体ウェハの表面に貼着された保護テープを剥離する保護テープの剥離装置および保護テープの剥離方法に関する。

【従来の技術】
最近では、シリコンなどの半導体ウェハは、研磨工程を経て薄膜化しているため、極めて脆くなっている。そのため、ウェハの処理の際に、ウェハが破損損傷することがないように、特許文献1などに開示されるように、ウェハのパターン形成面(表面)に保護テープを貼付けて、ウェハの裏面を研削するバックグラインド工程を行い、ダイシング工程でダイシングテープを介してウェハを貼付けてリングフレームにマウントした後に、半導体ウェハの表面に貼付けられた保護テープを剥離する方法が開示されている。

そして、保護テープを剥離した後、ウェハをダイシングすることによって賽の目状に個々の半導体チップに分離し、個々の半導体チップを吸着コレットによって吸着して、半導体パッケージにダイボンディングするようになっている。
ところで、このように保護テープを剥離した後、ダイシング工程、ダイボンディング工程などの、その後に行われるワイヤーボンディング工程の前の工程において、異物が半導体チップのパターン形成面に付着すると製品不良となるおそれがある。

このため、CCDのような撮像素子においては、保護テープを剥離せずにウェハの表面に保護テープを貼着したままで、ダイシング工程、ダイボンディング工程を行えば、保護テープによって半導体チップの表面に異物が付着することがなく、製品の品質向上が図れるために、保護テープを剥離しないでワイヤーボンディング工程まで行うことが提案されている。

ところで、従来、半導体パッケージにボンディングされた半導体チップ、半導体ウェハなどのワークの表面に貼着された保護テープを剥離する剥離装置として、特許文献2、特許文献3および特許文献4が提案されている。
特許文献2および特許文献3に記載の剥離装置は、剥離テープを貼付ローラによって保護テープ面に圧着する構成を有している。

また、特許文献4に記載の剥離装置は、ヒーター工具によって、保護テープの一部にヒートシールからなる剥離テープを圧着して、剥離テープを引き剥がす構成となっている。

【発明が解決しようとする課題】
しかしながら、これらの特許文献2および特許文献3に記載の剥離装置では、ワークが周囲に枠体を有する半導体パッケージに適用する場合には、枠体が邪魔になって、貼付ローラが保護テープ面を圧着するため、半導体チップの周面を破損してしまうおそれがある。

すなわち、図14に示したように、半導体チップ102がボンディングされた半導体パッケージ100は、半導体チップ102の周囲に枠体104が突設しており、パッケージ自体の寸法も極めて小さいため、半導体パッケージの枠体104が邪魔になって、半導体チップ102の表面を損傷することがなく、しかも、迅速に半導体チップ102の表面から保護テープPを剥離するのは困難である。

一方、特許文献4に記載の剥離装置では、半導体の主面を圧着しないので、破損のおそれは少ないが、剥離テープを把持して引き剥がすための構成が複雑であるため、装置が大きくなり微小なパッケージに対応することが困難である。
また、特許文献1などに開示されるように、ダイシング工程でダイシングテープを介してウェハを貼付けてリングフレームにマウントした後に、半導体ウェハの表面に貼付けられた保護テープを剥離する場合にあっても、ウェハの表面を損傷することなく、ウェハ表面から保護テープを剥離するより簡単な方法が求められているのが現状である。

本発明は、このような現状に鑑み、例えば、半導体パッケージにボンディングされた半導体チップ、半導体ウェハなどのワークの表面に貼着された保護テープを、ワークの表面を損傷することなく、しかも迅速かつ確実に剥離することが可能な保護テープの剥離装置および保護テープの剥離方法を提供することを目的とする。

【課題を解決するための手段】
本発明は、前述したような従来技術における課題及び目的を達成するために発明なされたものであって、本発明の保護テープの剥離装置は、 ワーク保持テーブル上に載置されたワークの表面から保護テープを剥離するための保護テープの剥離装置であって、
前記保護テープを剥離する剥離テープを巻き出し・巻き取る剥離テープ送出機構と、
前記剥離テープ送出機構に巻き掛けられた剥離テープを前記ワークの一端部に当接する方向に突出させて、前記剥離テープを前記ワークに貼着させる板状の貼着部材を有する剥離機構部と、を備え、

さらに、剥離テープが弛んだ状態にあるため、巻き取り張力を加えることによって自動的に剥離角度が最適となり、剥離作業を確実に行うことができる。

このように構成することによって、剥離装置本体が、ワークに貼着された保護テープの面に沿って移動可能であるので、貼着部材がワーク上部から後退することによって、剥離テープが緩んだ状態で保護テープの真上を移動することになる。
このため、保護テープ面を圧着しないで、剥離テープを保護テープの表面に付着でき、これによって、剥離テープと保護テープの接着力が高まり、保護テープの剥離をより確実に行うことができるようになる。

また、本発明の保護テープの剥離装置は、前記貼着部材が待機位置に移動することにより前記貼着部材がワークの上部から待避するように、前記待機位置が貼着位置の斜め上方に設定されている。
このように剥離機構部の貼着部材が往復移動する貼着位置と待機位置の位置関係が、貼着位置に対して待機位置が斜め上方に設定されているので、貼着部材がワークに貼着された保護テープの一端部のみに確実に剥離テープを貼着させることができる。

また、ワークの外側にワークの上面よりも高い縁を有するケースが存在しても、これに邪魔されずに、確実に剥離テープを保護テープに貼着することができる。
さらに、貼着部材が待機位置に移動する段階では、剥離テープの張力がなくなり、弛んだ状態で剥離テープがワークに貼着された保護テープの直上に存在することになる。従って、圧着することなく剥離テープを保護テープの表面に付着でき、これによって、剥離テープと保護テープの接着力が高まり、保護テープの剥離をより確実に行うことができる。

さらに、本発明では、前記板状の貼着部材は、一対のガイド板の間に配置されていることが好ましい。
また、本発明の保護テープの剥離方法は、前記剥離テープが粘着テープであることを特徴とする。

【発明の実施の形態】
以下、本発明の実施の形態(実施例)を図面に基づいてより詳細に説明する。
図1は、本発明の保護テープの剥離装置の実施例の正面図、図2は、図1の保護テープの剥離装置の上面図、図3は、図1の保護テープの剥離装置のA方向矢視図、図4は、図1の保護テープの剥離装置の剥離機構部の部分拡大図である。

図1〜図3において、10は、全体で本発明の保護テープの剥離装置を示している。
保護テープの剥離装置10は、図14に示したように、例えば、保護テープを剥離せずにウェハの表面に保護テープを貼着したままで、ダイシング工程、ダイボンディング工程を行って、半導体チップ102がボンディングされた半導体パッケージ100を処理すべきワークとするものである。

そして、図15に示したように、この半導体パッケージ100が複数個、この実施例の場合には、左右2個、前後に3個の合計6個の半導体パッケージ100が、ワーク保持枠体2の半導体パッケージ保持部4に係合保持されている。なお、この個数は特に限定されるものではない。
そして、このワーク保持枠体2が、ベルトコンベアなどの搬送手段6によって、ワーク保持テーブル8上に位置決めされて固定されている。また、図示しないが、このワーク保持テーブル8には、負圧の作用によって、個々の半導体パッケージ100を動かないように保持する吸着プレートなどの吸着装置が備えられている。

保護テープの剥離装置10では、図1の二点鎖線で示したように、このワーク保持テーブル8に対して、接近離反する方向に移動可能な剥離装置本体12を備えている。
すなわち、図1〜図3に示したように、床などに設置されたベース14に設けられたLMガイド16に沿って、スライドベース18が、サーボモータ20の駆動によって、駆動ベルト22、プーリー24、ボールネジ26を介して、ワーク保持テーブル8に対して、接近離反する方向に図示しない制御装置の制御によって所定の距離だけ移動可能な構成となっている。

このスライドベース18には、フェースプレート28が立設固定されており、このフェースプレート28には、剥離テープSが巻装された巻き出し装置30が備えられている。
この巻き出し装置30の剥離テープSは、図1に示したように、ピンチロール32、繰り出しロール34によって繰り出されて、剥離機構部36に送給されるようになっている。

この剥離機構部36を通過した後、剥離テープSは、剥離テンションロール38、巻き取りロール40のステッピングモータ42の駆動力によって巻き上げられた後、ピンチローラ44、ダンサーロール46を通過して、巻き取り装置48に巻き取られるようになっている。図中、45は、巻き取り装置48の巻き取り速度を制御するスピードコントロールモータである。

このような巻き出し装置30、巻き取り装置48などによって、剥離テープSを巻き出し・巻き取る剥離テープ送出機構が構成されている。
なお、この剥離テープとしては、特に限定されるものではなく、粘着テープ、感熱性粘着性テープ、ヒートシールテープなど、一層、多層のテープなど種々のテープを採用することができるが、その粘着力、ヒートシール力が、ワークの表面と保護テープPとの貼着力よりも大きいものを用いる。

また、この剥離機構部36は、図1および図4に示したように、ワーク保持テーブル8上のワークを構成する半導体パッケージ100の半導体チップ102の位置よりも上方位置に配置されている。
そして、剥離機構部36には、図4に示したように、ワーク保持テーブル8に向かって傾斜するとともに、相互に所定間隔離間して配置された一対のガイド板50、52を備えている。また、剥離機構部36には、このガイド板50、52の間を摺動して、ワークである半導体チップ102に対して斜め上方から半導体チップ102の一端部102aに当接する方向に突出可能な板状の貼着部材54が備えられている。

なお、この貼着部材54の幅は、剥離テープSの幅よりも僅かに大きくするのが、剥離テープSの保護テープPへの貼着性を考慮すれば好ましい。
すなわち、図1に示したように、この貼着部材54は、その基端部56が、ステッピングモータ58の駆動軸に連結されたクランクディスク60のクランク機構によって、ワークである半導体チップ102に対して斜め上方から半導体チップ102の一端部102aに当接する方向に突出可能な構成となっている。

そして、この貼着部材54は、図4に示したように、ワークである半導体チップ102に対して、傾斜角度α傾斜するように配置されている、この傾斜角度αとしては、半導体パッケージ100の枠体104が邪魔にならず、半導体チップ102の表面を損傷することがなく、しかも、迅速に半導体チップ102の表面から保護テープPを剥離するためには25°〜65°、好ましくは、45°程度の角度とするのが望ましい。

また、この貼着部材54には、図4に示したように、その先端部62には、
剥離の際に移動する方向側がテーパ面64となっており、剥離の際に、この貼着部材54の先端部62によって、ワークである半導体チップ102の表面を損傷しないように構成されている。
なお、このテーパ面64は、ワークである半導体チップ102に対して、傾斜角度β傾斜するように配置されている、この傾斜角度βとしては、半導体パッケージ100の枠体104が邪魔にならず、半導体チップ102の表面を損傷することがなく、しかも、迅速に半導体チップ102の表面から保護テープPを剥離するためには、10°〜30°、好ましくは、20°程度の角度とするのが望ましい。

また、図4に示したように、ガイド板50の下端から半導体チップ102の表面までの距離としては、半導体パッケージ100の枠体104が邪魔にならない程度の距離だけ離間するのが望ましい。
さらに、図4に示したように、貼着部材54の先端部62には、シリコーンゴムなどの柔軟な部材から構成されるライニング部材66が装着されており、これにより、先端部62が半導体チップ102の表面に当接した際に、ワークである半導体チップ102の表面を損傷しないように構成されている。

また、図4に示したように、剥離テープSは、この剥離機構部36において、案内ロール68を介して、その粘着面、ヒートシール面が、外側、すなわち、ワーク側を向くように、一対のガイド板50、52、貼着部材54を巻き回された後、前述したように、剥離テンションロール38、巻き取りロール40のステッピングモータ42の駆動力によって巻き上げられるようになっている。

また、図5(A)に示したように、剥離テープSの幅Lsは、保護テープPの幅Lpよりも小さい幅となっており、剥離テープSよりもはみ出した保護テープPの幅方向の両端部分Pw1、Pw2を、剥離機構部36に設けたフォトセンサーなどの剥離確認センサー70で検出することによって、保護テープPの剥離の確認、制御を行うことができるようになっている。

なお、この場合、図5(B)に示したように、剥離テープSの保護テープPへの貼着位置を、保護テープPの幅方向の一端P1に一致させることによって、片方側のはみ出したPw3のみを、剥離確認センサー70で検出することによって、より確認、制御を迅速かつ確実に行うことができる。
このように構成される本発明の保護テープの剥離装置10の作動について、図面に基づいて説明する。なお、図中、保護テープPについては、説明の便宜上省略している。

先ず、図1の実線で示したように、サーボモータ20を制御することによって、駆動ベルト22、プーリー24、ボールネジ26を介して、ワーク保持テーブル8に対して、剥離装置本体12を離反した初期位置に位置させる。
そして、半導体パッケージ100が、ワーク保持枠体2の半導体パッケージ保持部4に係合保持されているワーク保持枠体2が、ベルトコンベアなどの搬送手段6によって、ワーク保持テーブル8上に位置決め固定するとともに、負圧の作用によって、個々の半導体パッケージ100を動かないように保持する。

この状態で、サーボモータ20を制御することによって、ワーク保持テーブル8に対して、剥離装置本体12を、接近する方向に移動させる。これによって、図6に示したように、剥離機構部36をワーク保持枠体2に保持されている半導体パッケージ100のうちの最初に処理すべき、半導体パッケージ100aの斜め上方近傍位置に位置するようにする。

なお、この際、貼着部材54は、図6に示したように、ステッピングモータ58を制御することによって、クランクディスク60のクランク機構によって、ガイド板50、52の間を摺動して、ガイド板50、52の間から突出していない待機位置に位置するようになっている。
そして、この状態で、ステッピングモータ58を制御することによって、クランクディスク60のクランク機構によって、貼着部材54をワークである半導体チップ102に対して斜め上方から半導体チップ102の一端部102aに当接する方向に突出させ、貼着位置に移動させる(図4参照)。

これによって、貼着部材54の先端部62の柔軟な部材から構成されるライニング部材66により、剥離テープSが、その粘着剤面またはヒートシール面が、半導体チップ102の表面の一端部102aに当接する。これによって、剥離テープSが、保護テープPに線状に貼着される。
この状態で、図7に示したように、ステッピングモータ58を制御することによって、クランクディスク60のクランク機構によって、ガイド板50、52の間を摺動して、ガイド板50、52の間から突出していない待機位置に、貼着部材54を移動させる。

この時、巻き取り装置48は駆動させない。このため、剥離テープSは、弛んだ状態となり、剥離テープSは、保護テープP面に付着しやすくなる。
そして、図8の矢印で示したように、繰り出しロール34の剥離テープSの繰り出し、巻き取りロール40のステッピングモータ42の駆動力による巻き上げ、巻き取り装置48により巻き取りが行われることによって、保護テープPが剥離テープSとともに半導体チップ102の表面から剥離されるようになっている。

そして、フォトセンサーなどの剥離確認センサー70で保護テープPが剥離テープSとともに剥離されたのを確認する。
なお、フォトセンサーなどの剥離確認センサー70で保護テープPが剥離テープSとともに剥離されたのを確認されない場合には、最初に処理すべき、半導体パッケージ100aの剥離作業が繰り返されるようになっている。

この確認が終了した後、図9の矢印に示したように、サーボモータ20を制御することによって、剥離装置本体12を保護テープP面に沿って、ワーク保持テーブル8に対して離反する方向に移動させて、剥離機構部36をワーク保持枠体2に保持されている半導体パッケージ100のうちの次に処理すべき、手前側の半導体パッケージ100bの斜め上方近傍位置に位置するようにする。

そして、上記の作動が繰り返されて、半導体パッケージ100bの半導体チップ102の表面から、保護テープPが剥離テープSとともに剥離されるようになっている。
そして、この手前側の半導体パッケージ100bの剥離作業が終了した後、ベルトコンベアなどの搬送手段6を作動することによって、剥離機構部36をワーク保持枠体2に保持されている半導体パッケージ100のうちの次に処理すべき、半導体パッケージ100cの斜め上方近傍位置に位置するようにする。

そして、上記の剥離サイクルが繰り返されるようになっている。
最後に、ワーク保持枠体2に保持されている全ての半導体パッケージ100の剥離処理が終了した後、サーボモータ20を制御することによって、ワーク保持テーブル8に対して、剥離装置本体12を離反した初期位置に位置させる。
そして、ベルトコンベアなどの搬送手段6を作動させて、剥離処理が終了した半導体パッケージ100が保持されているワーク保持枠体2を排出する。これにより、次の処理すべき半導体パッケージ100を保持したがワーク保持枠体2が搬送されて上記の剥離作業が繰り返されるようになっている。

このように構成することによって、剥離の際には、貼着部材54がワークである半導体チップ102の表面に当接していない状態であり、剥離テープSの巻き取り力によってのみ、保護テープPが剥離されていくことになるので、剥離の際の貼着部材54による半導体チップ102表面への損傷を防止することができる。

一方、図10は、本発明の保護テープの剥離装置10の別の作動を示す概略図である。
この作動では、貼着部材54を、図10(A)に示したように、貼着位置に突出移動させることによって、剥離テープSをワークである半導体チップ102の一端部102aに貼着する。

その後に、図10(B)に示したように、貼着部材54を半導体チップ102から離反する方向に待機位置まで後退移動させる。
そして、その後に、図10(C)の矢印で示したように、剥離装置本体12を保護テープP面に沿って、ワークに対して離反する方向に移動させて、剥離テープSを巻き取ることによって、半導体チップ102の表面から保護テープPを剥離するようにしている
このように構成することによって、剥離装置本体12の移動の際、剥離テープSが保護テープP面にさらに付着しやすくなる。そして、剥離の際には、貼着部材54がワークである半導体チップ102の表面に当接していない状態であり、剥離装置本体12の移動力によって保護テープPが剥離された後、剥離テープSの巻き取り力によって、保護テープPが剥離されていくことになるので、剥離の際の貼着部材54による半導体チップ102表面への損傷を防止することができる。
