本発明は、基板の上に音響多層膜を介して設けられた圧電薄膜を備えた圧電薄膜素子に関する。

【従来の技術】
例えば、コンピュータや通信機器などの電子機器は、振動子より得られる規則的な信号(高周波信号)に基づいて処理が行われている。また、これらの電子機器においては、振動子の厚み振動を利用した周波数フィルターにも用いられている。このように電子機器に利用されている振動子(圧電振動子)には、従来より水晶などの圧電材料からなる圧電板が用いられており、基本共振周波数を高くするためには、圧電板を薄くすればよい。例えば、板厚を30〜40μm程度とすることで、50MHz程度の共振周波数が得られている。

しかしながら、これ以上のより高い基本共振周波数を得るためには、板厚をより薄くすることになるが、板厚を薄くすればするほど、機械加工が困難となり、また、実用的な機械強度が得られない。
これに対し、基板の上に、音響多層膜を介してλ/2の厚さの圧電薄膜を設けたSMR(Solidly Mounted Resonator)型の圧電薄膜振動子が開発されている(非特許文献1)。

近年、通信システムの超高周波帯への移行が進められている中で、上記圧電薄膜振動子は、超高周波帯で安定に動作させることが可能な超高周波用弾性波素子として注目されている。
SMR型の圧電薄膜振動子は、基板の上に音響インピーダンスの異なる2種類の薄膜(λ/4)を交互に積層した音響多層膜の上に、λ/2の膜厚の圧電薄膜を形成したものである。

しかしながら、上述した従来の技術では、温度特性を改善するために新たな膜を付加しているが、圧電薄膜振動子のQ値や実効的電気機械係数係数(K2)について考慮されていない。このため、従来の技術では、圧電薄膜振動子の温度特性を改善することはできるが、Q値の劣化を招く場合があった。
本発明は、以上のような問題点を解消するためになされたものであり、SMR(Solidly Mounted Resonator)型の圧電薄膜振動子などの圧電薄膜素子の共振周波数温度係数をほぼ0としたうえで、Q値の劣化を抑制することを目的とする。

【課題を解決するための手段】
本発明に係る圧電薄膜素子は、基板の上に配置され、高音響インピーダンス層,これより音響インピーダンスの低い低音響インピーダンス層の順に積層された音響多層膜と、この音響多層膜の上に形成された第1電極膜と、この第1電極膜の上に形成されたZnOからなる圧電薄膜と、この圧電薄膜の上に形成された第2電極膜と、この第2電極膜の上に形成されたSiO2からなる補正層とを少なくとも備え、圧電薄膜による共振周波数をF0としたとき、低音響インピーダンス層は、周波数F0の音波が低音響インピーダンス層を伝搬するときの波長の0.32倍〜0.34倍の厚さに形成し、高音響インピーダンス層は、周波数F0の音波が高音響インピーダンス層を伝搬するときの波長の0.3倍〜0.35倍の厚さに形成し、補正層は、周波数F0の音波が補正層を伝搬するときの波長の0.23倍〜0.25倍の厚さに形成したものである。好ましくは、低音響インピーダンス層は、周波数F0の音波が低音響インピーダンス層を伝搬するときの波長の実質的に0.33倍の厚さに形成し、高音響インピーダンス層は、周波数F0の音波が高音響インピーダンス層を伝搬するときの波長の実質的に0.35倍の厚さに形成し、補正層は、周波数F0の音波が補正層を伝搬するときの波長の実質的に0.24倍の厚さに形成すればよい。

【発明の実施の形態】
以下、本発明の実施の形態について図を参照して説明する。
図1は、本発明の実施の形態における圧電薄膜素子(SMR型の圧電薄膜振動子)の構成例を概略的に示す模式的な断面図である。この圧電薄膜素子は、まず、単結晶シリコンなどから構成された基板101の上に、高音響インピーダンス層102,低音響インピーダンス層103の順に積層された音響多層膜104を備えている。

音響多層膜104の上には、電極膜105,107に挟まれたZnOからなる圧電薄膜106が形成されている。また、電極膜105,107は、例えば、膜厚5nm程度のCr膜と膜厚30nm程度のAu膜とから構成されたものである。ここで、単独の状態とした圧電薄膜106の共振周波数をF0とすると、圧電薄膜106の膜厚は、周波数F0の音波が圧電薄膜106を伝搬するときの波長λの半分としたものである。

音響多層膜104の層数の増加に伴い、圧電薄膜106から基板101の方向を見た負荷インピーダンスが小さくなる。従って、音響多層膜104を、例えば8層以上の多層とすることで、圧電薄膜106を両面自由な状態に近づけることが可能となり、Q値の高い共振を実現することが可能となる。

加えて、本実施の形態では、電極膜107の上に、SiO2からなる補正層108を形成し、補正層108の膜厚(d1)は、0.23λ〜0.25λに形成し、低音響インピーダンス層102の膜厚(dl)は、0.32λ〜0.34λに形成し、高音響インピーダンス層103の膜厚(dh)は、0.3λ〜0.35λに形成することで、図1に示す圧電薄膜素子の共振周波数温度係数(TCF)を「0」とした状態で、Q値の劣化を抑制するようにした。

しかしながら、発明者らの調査により、補正層108を形成することでQ値が劣化することが判明した。
発明者らの調査により、TCF=0を満足した状態で、補正層108の膜厚d1と低音響インピーダンス層102の膜厚dlと高音響インピーダンス層103の膜厚dhとを各々変化させると、図3に示すように、Q値に変化があることが判明した。図3において、白四角は高音響インピーダンス層103の膜厚dhを0.2λとした場合を示し、黒三角は高音響インピーダンス層103の膜厚dhを0.25λとした場合を示し、白丸は高音響インピーダンス層103の膜厚dhを0.3λとした場合、黒四角は高音響インピーダンス層103の膜厚dhを0.35λとした場合、白三角は高音響インピーダンス層103の膜厚dhを0.4λとした場合、を示している。なお、図3では、低音響インピーダンス層の膜厚dlについては示していない。

ところで、図1の圧電薄膜素子の共振周波数を2.4GHz程度とする場合、膜厚0.24λとなる補正層108は、450nm程度となる。このように薄い膜を形成する場合、製造バラツキなどを考慮すると、各膜厚は0.02λ程度はばらつくものと考えられる。

このようなバラツキが存在する状態で、図3に示す特性を考慮すると、補正層108は、0.23λ〜0.25λの範囲に形成し、高音響インピーダンス層103は、0,3λ〜0,35λの範囲に形成すれば、TCFを「0」としたなかで、Q値の劣化がほぼ抑制された状態が得られたものといえる。なお、上述した範囲に対応する低音響インピーダンス層102の膜厚は、0.32λ〜0.34λとなる。

近年、通信量の加速度的な増加に伴って通信システムのより一層の高周波化が要求されているが、上述したように、本実施の形態における圧電薄膜素子によれば、TCFがほぼ「0」となり、かつQ値の高い超高周波で使用できる弾性波素子を提供できるようになる。
なお、上述では、高音響インピーダンス層にZnOの層を用い、低音響インピーダンス層にSiO2の層を用いるようにしたが、これに限るものではない。他の構成の音響多層膜を用いるようにしても良い。

【発明の効果】
以上説明したように、本発明では、音響多層膜に固定されたZnOからなる圧電薄膜の上に、SiO2からなる補正層を配置し、この補正層の膜厚とともに、音響多層膜を構成している低音響インピーダンス層及び高音響インピーダンス層の膜厚を最適化した。この結果、本発明によれば、Q値の劣化を抑制した状態で、TCFをほぼ「0」とした圧電薄膜素子を提供できるという優れた効果が得られる。
