【発明の属する技術分野】
本発明は、エバネッセント光を用いて対象物の光学特性を評価する光学評価装置に関するものである。

【従来の技術】
対象物の光学特性を測定し対象物内の組成情報(量、質など)を解析する評価方法は、非破壊検査の特徴を活かして広く用いられている。その中でも、波長0.8〜20μmの近・中赤外波長には、各種有機物質(生体物質など)を構成する化学結合に関係する固有の吸収波長が多数含まれていることが知られている。それゆえ、ある物質にこの波長帯の光を透過させたとき、その吸収スペクトルを測定することにより、その物質の種類や量を測定することができる。

特にZnSeやGeなどの光学結晶の界面での反射により発生するエバネッセント光を物質に通し、その減衰スペクトルを検出手段として用いるATR法(全反射減衰法:Attenuated Total Reflection)は、物質内の光吸収を感度良く測定するのに適している。なぜなら、エバネッセント波と測定物質との相互作用が、測定物質の光学的性質に敏感だからである。具体的には、フーリエ変換赤外分光光度計と組合せて用いられている。

従来の中赤外域受発光装置の一例を図9に示す。被測定物1008は、例えば、生体などであり、測定ヘッドは光学結晶1003が兼ねる。駆動回路1004を稼動させ、光源1001から中赤外光1006を出射させる。その中赤外光1006は光学結晶1003に入射し反射を繰り返し、受光素子1002に出射される。この反射部分において、光学結晶の外側にエバネッセント光1009が生じる(特許文献1参照)。

光学結晶1003の測定面には、被測定物1008が接している。エバネッセント光1009が被測定物1008の内部に染み出し、被測定物1008において光吸収が生じる。この結果、被測定物の情報(光吸収)が重畳する。中赤外光は受光素子1002に入射し、光電流を生じさせ、信号処理回路1005で増幅される。

一方、エバネッセント光が試料内部に染み込んだ時、表面より距離xにおける強度yは、

【発明が解決しようとする課題】
生体の情報をより多く得るためには、(式1)におけるAが大きい方が望ましいが、エバネッセント光は本来、微弱な光である。また強度が表面より離れるに伴い急速に減衰することが上式より分かる。このようにエバネッセント波を用いた計測では、生体から充分な情報を得る(生体成分による特定波長の光吸収)ことができず、測定精度を高めることが難しかった。

また、上述のような構成では測定光が大気に触れる。その結果、大気中の二酸化炭素などの揺らぎによる吸収変化が測定光に重畳されてしまい、良好な信号対雑音特性を得ることが難しかった。また、装置の製造は各光学部品を光軸合わせなどの高精度に組み立てる必要があり、量産性が低いことが課題であった。

また、この波長帯を室温発光できる半導体発光素子はこれまで存在しなかった。従来の半導体レーザは伝導帯/価電子帯のバンド間遷移を用いているため、オージェ非発光再結合やヘテロ界面のオーバーフローが課題となり、中赤外の室温発振が困難であった。そのため、大掛かりな固体光源(CO2レーザなど)を用いたり、低効率なハロゲン電球の分光などを行う必要があった。従って、装置が大型で消費電力が大きく製造コストも高いという問題があった。もし小型化・低消費電力化・低価格化できれば、環境分析器、水質分析器、非侵襲生体センサー、リサイクル用再生分別装置、野菜鮮度センサーなど民生用に広く活用することができる。

【課題を解決するための手段】
上記課題を解決するために、本発明の請求項1記載の光学測定装置は、エバネッセント光を用いる光学測定装置のエバネッセント光発生用光学素子において、前記光学素子の測定面は少なくとも二種類以上のフォトニック結晶から構成されているものである。この構成によれば、光分布の制御が向上するため、測定光を被測定物に接する面近くに局在させることができる。この光の局在化には、例えば、被測定物に接する面を含むフォトニック結晶と非測定物に接しないフォトニック結晶との界面での全反射が利用できる。このような測定面近くに局在化により、被測定物質と相互作用するエバネッセント光の発生が増強される。そのため、さらなる高感度で高精度の測定が実現できる。

上記で述べたフォトニック結晶とは、高屈折率材料と低屈折率材料が波長のオーダで周期的に構成されたものである。通常の結晶(周期的屈折率変化を持たない構造)では、光の周波数ωと波数ベクトルkには比例関係が存在する。しかしながら、フォトニック結晶では、この比例関係が崩れ、(ちょうど周期的ポテンシャルを有する半導体中の電子がバンド構造を有するように)ω−kの分散曲線は直線ではなく複雑なバンド構造を形成する。この結果、群速度(dω/dk)の低下などの特殊な光の性質が露呈する。

次に、請求項2記載の光学測定装置は、請求項1記載の光学測定装置において、光学素子を含むパッケージには、発光素子および受光素子がモノリシック集積またはハイブリッド集積により形成された半導体基板も納められていることを特徴としたものである。これにより装置全体を小型・軽量化できる。

次に、請求項3記載の光学測定装置は、請求項2記載の光学測定装置において、前記半導体基板の材料がシリコンであることを特徴としたものである。シリコン基板であれば素子の集積が容易であり大口径のウェハが安価であるため、製造コストを低くすることが出来る。

次に、請求項4記載の光学測定装置は、請求項1または請求項2記載の光学測定装置において、測定に用いる波長が波長0.8〜20μmの近・中赤外波長であることを特徴とする。

また、請求項5記載の光学測定装置は、請求項4記載の光学測定装置において、前記発光素子が、ポテンシャル井戸内に形成された特定のエネルギー準位間を電子または正孔がエネルギー遷移することで光子を放出することを特徴としたものである。

このような素子には、近年開発された量子カスケード型の半導体レーザ(例えば、F.Cappaso et.al.,"New Frontiers in Quantum Cascade Lasers and Applications", IEEE Journal of Selected Topics in Quantum Electronics, Vol.6, No.6, p.931 (2000))がある。従来の半導体レーザが伝導帯/価電子帯のバンド間遷移を用いているのに対し、この量子カスケードレーザは量子井戸内に形成された伝導帯のサブバンド間遷移で発光するものである。そのため、量子カスケードレーザは中赤外域においてもオージェ非発光再結合やヘテロ界面のオーバーフローが少なく、容易に室温発振を達成できる。また、量子カスケードレーザは量子井戸内のサブバンド間遷移を利用して発振するため、発振波長の単一性がよい。

このような量子カスケードレーザを中赤外光源に用いることにより、発光素子を半導体基板に集積化できる。また、前記光学素子に設置されたフォトニック結晶の光学特性は、上述のように光バンド構造により決定されるため波長依存性が大きい。もし光源の波長の単一性が低ければ、測定の精度が低下する。しかし、波長単一性のよい量子カスケードレーザを用いることにより、フォトニック結晶を備えた前述の光学素子を用いても高精度な測定が実現できる。

次に、請求項6記載の光学測定装置は、請求項4記載の光学測定装置において、前記受光素子として、量子井戸のサブバンド間光子吸収を用いたことを特徴としたものである。

また、前記受光素子として、量子井戸のサブバンド間光子吸収を用いた素子を用いることが望ましい。中赤外光の受光によく使われるHgCdTeなどのようにバンド間光子吸収ではないことから、材料選択の自由度が高くなり、受光素子の半導体基板への集積が容易となる。

次に、請求項7記載の光学測定装置は、請求項6記載の光学測定装置において、前記量子井戸がシリコンとシリコンゲルマニウムから形成されたことを特徴としたものである。

上述のような集積化により、測定光が大気に触れることがない。したがって大気中の二酸化炭素などの揺らぎによる吸収変化が測定光に重畳されることなく、良好な信号対雑音特性を得ることができる。また、集積化により各光学部品の位置を機械的精度で決定することができ、光学調整の工程が簡素化する。その結果、量産性が向上し低コストで測定装置を製造することができる。

【発明の実施の形態】
以下、実施の形態を用いて本発明をさらに具体的に説明する。

(第1の実施の形態)
図1は第1の実施の形態における、光学測定装置の構成図である。光源101はCO2レーザである。駆動回路104を稼動させ、光源101から波長9.6μmの中赤外光106を出射させる。その中赤外光106は、測定表面にフォトニック結晶層107を備えたZnSeの光学素子103に入射し反射を繰り返し、受光素子102に出射される。被測定物108は、例えば、生体などであり、測定ヘッドは光学素子103が兼ねる。上述の反射部分において、光学素子103の外側にエバネッセント光109が生じる。フォトニック結晶層107の表面には、被測定物108が接している。エバネッセント光109が被測定物108の内部に染み出し、被測定物108に固有の波長において光吸収が生じる。この結果、被測定物108の情報(光吸収)が中赤外光106に重畳する。中赤外光106は受光素子102に入射し、光電流を生じさせ、信号処理回路105で増幅される。

図2に示すように、この第1の実施の形態においてフォトニック結晶層107は多層膜である。ここではGeとZnSeの各層3層の積層膜を用いている。GeとZnSeは約9μmの光に対し各々、約4.0、約2.4であるので、Ge層111が高屈折率層、ZnSe層112が低屈折率層になる。また、よく知られているようにGeおよびZnSeは9μm近傍の光に対しては透明であるため、測定に悪影響を与えない。上記の多層膜であるフォトニック結晶層107は、ZnSe上にPLD(パルスレーザデポジッション法)により形成した。

Ge層111、ZnSe層112の厚みは光学長/4とし、各々0.56μm、0.93μmとした。この構成において、フォトニックバンド構造により中赤外光106の群速度が低下する。すなわち、フォトニック結晶層107に入射した中赤外光106は多層膜のブラッグ反射により、多重反射が生じる。その結果、実効的な光エネルギーの伝搬速度が遅くなるため、被測定物と相互作用する時間が長くなり被測定物の情報(被測定物による吸光)をより多く得ることができる。このように、光学素子の表面に周期の異なるフォトニック結晶を形成することにより、高精度な測定が可能となった。

(第2の実施の形態)
次に第2の実施の形態を説明する。装置全体の基本構成は第1の実施の形態と同じであるが、図3のように、光学素子203に設置されたフォトニック結晶層207において屈折率周期構造が積層方向だけでなく面内においても2次元に形成されている。この面内周期(測定面に平行な周期)はGe層211/ZnSe層212である多層膜の実効屈折率を考慮して、光学長/4である0.75μmとした。このように積層方向だけでなく面内においても周期的に屈折率変化を形成することにより、フォトニック結晶層207中における測定光の群速度の低下が積層方向だけでなく、面内方向にも生じる。このため、第1の実施の形態よりもさらに高精度な測定が可能となった。

第2の実施の形態における光学素子の作製方法を示す。図4(a)のように、ZnSe光学素子203上に、PLDを用いて、Ge薄膜211およびZnSe薄膜212を交互に形成する。

次に図4(b)のようにフォトリソグラフィとドライエッチングを用いて、周期0.75μmの0.45μm□の周期的凹部215を形成した。なお、図4(b)では示されていないが、穴以外の表面にはフォトレジストが形成されたままである。次にPLDを用いて穴をGeで埋め、埋め込み部216を形成する。この時、穴以外の部分ではフォトレジスト上にGeが蒸着するので、リフトオフにより容易に不要なGeを除去できる。Ge除去後、CMP(Chemical Mechanical Polishing)を施し、表面を平坦にする(図5(c))。以上により、第1フォトニック結晶層207を形成する。最後に研磨により、入射面221、出射面222を形成し、光学素子203が完成する(図5(d))。

なお、フォトニック結晶層207により形成されたフォトニックバンド構造において、分散曲線の極小点もしくは極大点近傍(dω/dk〜0)の周波数に測定光を設定すると、さらに群速度が低下するため、より被測定物の情報を得ることができ、測定精度が格段に向上する。

(第3の実施の形態)
第3の実施の形態を説明する。基本構成は第2の実施の形態と同じであるが、図5に示すように、光学素子303に設置されたフォトニック結晶層307の内部におけるGe層311の膜厚が光学長/4の0.56μmに対して、フォトニック結晶層307における最表面のGe層311aの膜厚は光学長/2の1.12μmであることが特徴である。このようにフォトニック結晶の最表面のみ周期を変えることにより、光を最表面に局在することができる。これは測定面で反射し最表面層から内側のフォトニック結晶へ向かう光が境界において全反射を生じるため、最表面に光が強く閉じ込められるためである。この現象は電子のエネルギーバンド構造において表面における周期の違いにより表面準位が発生し、電子が表面準位に捕獲されることと同様の現象である。

最表面のGe層311aの周期のみを変更することとは、多層膜の堆積プロセスにおいて堆積膜厚を制御することによって容易に実現できる。すなわち、簡便なプロセスで量産性のよい光学素子と言える。

上述のように測定面の近傍に光を局在させることにより、効率的にエバネッセント光を発生させることができる。その結果、群速度の低下と合わせて、被測定物の情報(被測定物による吸光)をさらに多く得ることができ、より高精度な測定が可能となった。

(第4の実施の形態)
第4の実施の形態を説明する。基本構成は第2の実施の形態と同じであるが、図7に示すように、光学素子403の測定面側に2種類の第1フォトニック結晶層407、第2フォトニック結晶層408が設置されている。内部の第1フォトニック結晶層407はGe層411、ZnSe層412の各々の膜厚が光学長/4の、0.56μm、0.93μmでの多層膜(各2層)に、第2の実施の形態と同様に周期0.75μmの0.45μm□の周期的に埋め込んだ構造416である。一方、測定面に近い第2フォトニック結晶層408はGe層421、ZnSe層422の各々の膜厚が光学長/2の、1.12μm、0.93μmでの多層膜(各2層)に、周期0.75μmの0.45μm□の周期的に埋め込んだ構造416である。

この構成において、第3の実施の形態と同様に、第1フォトニック結晶407と第2フォトニック結晶408の界面における全反射により、表面近くの第2フォトニック結晶408内部に光を強く局在させることができる。また、第2フォトニック結晶408における分散特性により群速度を低下させることができる。その結果、被測定物の情報(被測定物による吸光)を効果的に得ることができ、より高精度な測定が可能となった。

(第5の実施の形態)
本発明の第5の実施の形態を図8に示す。発光素子501、受光素子502、集積回路(LSI)503を集積したシリコン基板504が、パッケージ505中に実装されている。

発光素子501は、InGaAs/InAlAs量子カスケードレーザであり、波長9.6μmのレーザ光を放出する。本半導体レーザの閾値電流は、約100mA、スロープ効率は0.6W/Aである。駆動電流は集積回路503から供給される。

中赤外光源にCO2レーザなどの固体光源や低効率なハロゲン電球ではなく、量子カスケードレーザを用いることにより、受発光機構のシリコン基板504上への集積化とパッケージ小形化が可能である。

半導体レーザ501のエピタキシャル成長面がシリコン基板504に、Au-Sn系金属を用いて融着されている。シリコン基板504をエッチングすることにより、凹形状の半導体レーザ取り付け部が形成されている。このシリコン基板504の面方位を<110>方向に9.7度オフした(100)とすることにより、半導体レーザ501の光を基板表面垂直方向に折り曲げる立上げミラー520をレーザ前出射側に形成している(例えば、オプトロニクス社「光技術精密加工技術」第2部第3章第2節を参照)。

立上げミラ−520の表面には、波長9.6μmでの反射率を高くするために、AgやAl等の反射膜を設けると更に好ましいと言える。

受光素子502は、シリコン基板504上に形成されたSiGe/Si量子井戸(50層)からなる中赤外受光素子である。SiGe量子井戸に形成された価電子帯のサブバンド間を、正孔が中赤外光を吸収してサブバンド遷移を行うことにより、中赤外光を検出する(詳細は、R.P.G.Karunasiri et al., "Si1-xGex/Si multiple quantum well infrared detector", Appl. Phys. Lett. 59 (20) p. 2588 (1991)などを参照)。中赤外光の受光によく使われるHgCdTeなどではなくSiGeを用いることにより、シリコン基板上への集積が可能となる。またHgCdTeなどと比較しSiやGeは豊富な資源であるため、低コストの製造が容易である。

信号受光素子502において光から変換された電気信号は集積回路503に送られる。集積回路503は、半導体レーザ501をパルス駆動するシリコンバイポーラ回路、信号受光素子502の信号を処理するCMOS増幅回路から構成されている。外部との接続用として、アース用電極パッド510、電源用電極パッド511、レーザ駆動値設定用電極パッド516、信号取り出し用電極パッド517が形成されている。本集積回路503は、電源+10Vにより動作する。

パッケージ505はエポキシ系樹脂で形成されている。パッケージ505には、アース用リード電極506、電源用リード電極507、レーザ駆動値設定用リード電極512、信号取り出し用リード電極513および放熱用金属518が取り付けてある。リード電極516、517、512、513は銅を主材とし、表面はNiおよびAuメッキを施してある。また放熱用金属518は無酸素銅を使用している。基板504は、導電性接着材519を用いて、放熱用金属518に接着されている。また、金ワイヤ508、509、514、515により、各電極パッド510、511、516、517は、各リード電極506、507、512、513に接続されている。

パッケージ505の上部は開口されており、その開口部にはZeSeの光学素子521が取り付けてある。光学素子521の表面には、第1フォトニック結晶層522、第2フォトニック結晶層523が形成されている。これらは、第4の実施の形態と同じ構造をしており、測定表面に光を局在させ、測定感度を増強する作用がある。

上記の構成により、本受発光装置の大きさは横5mm、縦10mm、厚み4mm(リード電極を除く)であり、極めてコンパクトな中赤外域受発光装置を実現している。

操作方法としては、まずリード電極507に電圧10Vを印加し、集積回路を駆動させる。次に、リード電極512に5V以上を印加することにより、半導体レーザ501に200mAのパルス電流(パルス幅1μsec、デューティ10%)流れる。この結果、約60mWの中赤外光531が放出され、光学素子の表面にエバネッセント光532が発生する。このような短パルスにすることにより、被測定物への熱的影響を小さくしている。被測定物により吸収を受けた中赤外光531は受光素子502により光電流を生成し、集積回路503により、フルスケール10Vの電圧信号に変換される。

実際に計測を行うとノイズは1mV以下でダイナミックレンジは80dB以上が確保でき、充分なS/N特性を得られた。このように高特性が得られるのは、受光素子と集積回路が極めて近く、電気的な雑音が少ないのみならず、大気中の二酸化炭素などの吸収による雑音が減少することによる。

【発明の効果】
上記のように、本発明を用いれば、エバネッセント光を利用した精度の高い光学測定装置を量産性高く、かつ、低価格に製造することができ、工業的に有用である。

[Problems to be solved by the invention]
In order to obtain more biological information, it is desirable that A in (Expression 1) is larger, but evanescent light is inherently weak light. It can also be seen from the above equation that the intensity decreases rapidly as the strength leaves the surface. As described above, in the measurement using the evanescent wave, sufficient information cannot be obtained from the living body (light absorption at a specific wavelength by the biological component), and it has been difficult to improve the measurement accuracy.

As a result, an absorption change due to fluctuations of carbon dioxide in the atmosphere is superimposed on the measurement light, and it is difficult to obtain good signal-to-noise characteristics.
