【発明の属する技術分野】
本発明は、石英るつぼに貯留されたシリコン融液からシリコン単結晶のインゴットを引上げる装置及びその方法に関するものである。

【従来の技術】
近年の半導体集積回路の超微細化にともないデバイスの歩留まりを低下させる要因として、結晶に起因したパーティクル(Crystal Originated Particle、以下、COPという。)や、酸化誘起積層欠陥(Oxidation induced Stacking Fault、以下、OSFという。)の核となる酸素析出物の微小欠陥や、或いは侵入型転位(Interstitial-type Large Dislocation、以下、L/Dという。)の存在が挙げられている。
COPは、鏡面研磨されたシリコンウェーハをアンモニアと過酸化水素の混合液でSC−1洗浄すると、ウェーハ表面に出現する結晶起因のピットである。このウェーハをパーティクルカウンタで測定すると、このピットがパーティクル(Light Point Defect、LPD)として検出される。COPは電気的特性、例えば酸化膜の経時絶縁破壊特性(Time Dependent dielectric Breakdown、TDDB)、酸化膜耐圧特性(Time Zero Dielectric Breakdown、TZDB)等を劣化させる原因となる。またCOPがウェーハ表面に存在するとデバイスの配線工程において段差を生じ、断線の原因となり得る。そして素子分離部分においてもリーク等の原因となり、製品の歩留りを低くする。

OSFは、結晶成長時に形成される微小な酸素析出が核となっていると考えられ、半導体デバイスを製造する際の熱酸化工程等で顕在化する積層欠陥である。このOSFは、デバイスのリーク電流を増加させる等の不良原因になる。L/Dは、転位クラスタとも呼ばれたり、或いはこの欠陥を生じたシリコンウェーハをフッ酸を主成分とする選択エッチング液に浸漬すると方位を持ったエッチングピットを生じることから転位ピットとも呼ばれる。このL/Dも、電気的特性、例えばリーク特性、アイソレーション特性等を劣化させる原因となる。
以上のことから、半導体集積回路を製造するために用いられるシリコンウェーハからCOP、OSF及びL/Dを減少させることが必要となっている。

このOSF、COP及びL/Dを有しない無欠陥のシリコンウェーハを切出すためのシリコン単結晶インゴットの製造方法が開示されている(例えば、特許文献1及び2参照。)。一般に、シリコン単結晶のインゴットを速い速度で引上げると、インゴット内部に空孔型点欠陥の凝集体が支配的に存在する領域[V]が形成され、インゴットを遅い速度で引上げると、インゴット内部に格子間シリコン型点欠陥の凝集体が支配的に存在する領域[I]が形成される。このため上記製造方法では、インゴットを最適な引上げ速度で引上げることにより、上記点欠陥の凝集体が存在しないパーフェクト領域[P]からなるシリコン単結晶を製造できるようになっている。

【発明が解決しようとする課題】
しかし、上記特許文献1及び2に示されたシリコン単結晶インゴットの製造方法では、シリコン単結晶のインゴットとシリコン融液との固液界面近傍での鉛直方向の温度勾配が均一になるように制御する必要があり、この制御はシリコン融液の残量の変化や対流の変化による影響を受けるため、インゴットの直胴部全長にわたって、無欠陥のシリコン単結晶を製造することは困難であった。
本発明の目的は、無欠陥のシリコン単結晶のインゴットを比較的容易に製造できる、シリコン単結晶の引上げ装置及びその方法を提供することにある。

【課題を解決するための手段】
請求項1に係る発明は、図1に示すように、チャンバ11内に設けられ第1シリコン融液12が貯留された第1石英るつぼ13と、第1石英るつぼ13の外周面を包囲し第1シリコン融液12を加熱するヒータ18と、第1シリコン融液12から引上げられるインゴット25の外周面を包囲しかつ下端が第1シリコン融液12表面から間隔をあけて上方に位置する筒部36と筒部36の下部に筒内の方向に膨出して設けられた膨出部39とを有する熱遮蔽部材34とを備えたシリコン単結晶の引上げ装置の改良である。
その特徴ある構成は、図2及び図4に示すように、チャンバ11外部に設けられ多結晶シリコンを融解して第2石英るつぼ41内に第2シリコン融液を貯えるシリコン融液貯留手段42と、一端がチャンバ11を貫通して貯留手段42に接続され他端が第1シリコン融液12中に位置するように設けられた供給管47と、供給管47の他端に連通するように基端が接続され先端がインゴット25と第1シリコン融液12との固液界面26より下方の第1シリコン融液12中にインゴット25中心軸と同軸位置にインゴット25に向かって設けられた噴出管52とを備え、噴出管52よりインゴット25の中心軸に向かって第2シリコン融液を噴出して第1シリコン融液12中心部に上昇対流12aを発生させて固液界面26が上凸状になるように構成されたところにある。
ここで、供給管47は筒部36の内周面又は外周面に沿って配置され、内周面に沿って設けられる場合、膨出部39内部を単結晶引上げ方向に貫通するように配置されてもよく、供給管47がインゴット25と熱遮蔽部材34との間に膨出部39を貫通することなく配置されてもよい。

請求項8に係る発明は、図1に示すように、第1シリコン融液12を貯留する石英るつぼ13を所定の回転速度内で極力低速にて回転させ、第1シリコン融液12から引上げられるシリコン単結晶のインゴット25を包囲しかつ下端が第1シリコン融液12表面から間隔をあけて上方に位置する筒部36とこの筒部36の下部に筒内の方向に膨出して設けられた膨出部39とを有する熱遮蔽部材34を設け、インゴット25内が格子間シリコン型点欠陥の凝集体及び空孔型点欠陥の凝集体の存在しないパーフェクト領域となる引上げ速度でインゴット25を引上げるシリコン単結晶の引上げ方法の改良である。
その特徴ある点は、図2及び図4に示すように、チャンバ11外部に設けられ多結晶シリコンを融解して第2石英るつぼ41内に第2シリコン融液を貯えるシリコン融液貯留手段42と、一端がチャンバ11を貫通して貯留手段42に接続され他端が第1シリコン融液12中に位置するように設けられた供給管47と、供給管47の他端に連通するように基端が接続され先端がインゴット25と第1シリコン融液12との固液界面26より下方の第1シリコン融液12中にインゴット25中心軸と同軸位置にインゴット25に向かって設けられた噴出管52とを設け、噴出管52よりインゴット25の中心軸に向かって第2シリコン融液を噴出して第1シリコン融液12中心部に上昇対流12aを発生させて固液界面26が上凸状になるように制御するところにある。

請求項1に記載されたシリコン単結晶の引上げ装置及び請求項8に記載されたシリコン単結晶の引上げ方法では、噴出管52より第1シリコン融液12中にインゴット中心部に向かって第2シリコン融液を噴出することでシリコン融液12に所定の上昇対流12aを発生させ、これらの対流により固液界面26形状を上側に凸状とする。この結果、固液界面の中心がシリコン融液12表面の延長面上より上方に位置するため、固液界面26の中心における鉛直方向の温度勾配が大きくなり、固液界面の中心における鉛直方向の温度勾配と、固液界面の周縁における鉛直方向の温度勾配との差が小さくなる。従って、略全長にわたって無欠陥で高品質のシリコン単結晶のインゴット25を比較的容易に製造できる。なお、石英るつぼの所定の回転速度は例えば1〜10rpmであり、極力低速の回転速度は1〜3rpmである。

請求項5に係る発明は、請求項1に係る発明であって、図8に示すように、シリコン融液貯留手段42が、チャンバ11外部に代えて、チャンバ11内部の筒部36内周面に沿った膨出部39の上部に設けられ、供給管47の一端が膨出部39内部を単結晶引上げ方向に貫通して前記貯留手段42に接続されたシリコン単結晶の引上げ装置である。
請求項6に係る発明は、請求項1ないし5いずれか記載の発明であって、供給管47及び噴出管52が石英により作られ、供給管47の第1シリコン融液の上方に位置する部分が断熱材51により包囲されたシリコン単結晶の引上げ装置である。
請求項6に係る発明では、供給管47及び噴出管52は石英により作られる。供給管47は第1シリコン融液12の上方に位置する部分が断熱材51により包囲されることで供給管47内を通過する第2シリコン融液の固化を抑制する。

請求項9に係る発明は、請求項8に係る発明であって、図8に示すように、シリコン融液貯留手段42が、チャンバ11外部に代えて、チャンバ11内部の筒部36内周面に沿った膨出部39の上部に設けられ、供給管47の一端が膨出部39内部を単結晶引上げ方向に貫通して貯留手段42に接続されたシリコン単結晶の引上げ方法である。
請求項10に係る発明は、請求項8又は9に係る発明であって、噴出管52より第1シリコン融液12中に噴出される第2シリコン融液の流量が10〜80ml/分であるシリコン単結晶の引上げ方法である。
請求項10に係る発明では、第2シリコン融液の流量は10〜80ml/分に制御される。流量が10ml/分未満であると固液界面26が十分に上凸状とならず、80ml/分を越えると、第1シリコン融液12に発生する対流が大きくなりすぎるため、引上げたインゴットに欠陥を生じる。また、供給される第2シリコン融液量がインゴット25の成長による第1シリコン融液の減少量より多くなる不具合を生じる。

【発明の実施の形態】
次に本発明の実施の形態を図面に基づいて説明する。
図1に本発明のシリコン単結晶の引上げ装置10を示す。この引上げ装置10のチャンバ11内には、第1シリコン融液12を貯留する第1石英るつぼ13が設けられ、この第1石英るつぼ13の外周面は黒鉛サセプタ14により被覆される。第1石英るつぼ13の下面は上記黒鉛サセプタ14を介して支軸16の上端に固定され、この支軸16の下部はるつぼ駆動手段17に接続される。るつぼ駆動手段17は図示しないが第1石英るつぼ13を回転させる第1回転用モータと、第1石英るつぼ13を昇降させる昇降用モータとを有し、これらのモータにより第1石英るつぼ13が所定の方向に回転し得るとともに、上下方向に移動可能となっている。第1石英るつぼ13の外周面は第1石英るつぼ13から所定の間隔をあけてヒータ18により包囲され、このヒータ18は保温筒19により包囲される。ヒータ18は第1石英るつぼ13に投入された高純度のシリコン多結晶体を加熱・融解して第1シリコン融液12にする。

またチャンバ11の上端には円筒状のケーシング21が接続される。このケーシング21には引上げ手段22が設けられる。引上げ手段22はケーシング21の上端部に水平状態で旋回可能に設けられた引上げヘッド(図示せず)と、このヘッドを回転させる第2回転用モータ(図示せず)と、ヘッドから第1石英るつぼ13の回転中心に向って垂下されたワイヤケーブル23と、上記ヘッド内に設けられワイヤケーブル23を巻取り又は繰出す引上げ用モータ(図示せず)とを有する。ワイヤケーブル23の下端には第1シリコン融液12に浸してシリコン単結晶のインゴット25を引上げるための種結晶24が取付けられる。
更にチャンバ11にはこのチャンバ11のインゴット側に不活性ガスを供給しかつ上記不活性ガスをチャンバ11のるつぼ内周面側から排出するガス給排手段28が接続される。ガス給排手段28は一端がケーシング21の周壁に接続され他端が上記不活性ガスを貯留するタンク(図示せず)に接続された供給パイプ29と、一端がチャンバ11の下壁に接続され他端が真空ポンプ(図示せず)に接続された排出パイプ31とを有する。供給パイプ29及び排出パイプ31にはこれらのパイプ29,31を流れる不活性ガスの流量を調整する第1及び第2流量調整弁32,33がそれぞれ設けられる。

一方、引上げ用モータの出力軸(図示せず)にはエンコーダ(図示せず)が設けられ、るつぼ駆動手段17には支軸16の昇降位置を検出するエンコーダ(図示せず)が設けられる。2つのエンコーダの各検出出力はコントローラ(図示せず)の制御入力に接続され、コントローラの制御出力は引上げ手段22の引上げ用モータ及びるつぼ駆動手段の昇降用モータにそれぞれ接続される。またコントローラにはメモリ(図示せず)が設けられ、このメモリにはエンコーダの検出出力に対するワイヤケーブル23の巻取り長さ、即ちインゴット25の引上げ長さが第1マップとして記憶される。また、メモリには、インゴット25の引上げ長さに対する第1石英るつぼ13内の第1シリコン融液12の液面レベルが第2マップとして記憶される。コントローラは、引上げ用モータにおけるエンコーダの検出出力に基づいて第1石英るつぼ13内の第1シリコン融液12の液面を常に一定のレベルに保つように、るつぼ駆動手段17の昇降用モータを制御するように構成される。

インゴット25の外周面と第1石英るつぼ13の内周面との間にはインゴット25の外周面を包囲する熱遮蔽部材34が設けられる。この熱遮蔽部材34は円筒状に形成されヒータ18からの輻射熱を遮る筒部36と、この筒部36の上縁に連設され外方に略水平方向に張り出すフランジ部37とを有する。上記フランジ部37を保温筒19上に載置することにより、筒部36の下縁が第1シリコン融液12表面から所定の距離だけ上方に位置するように熱遮蔽部材34はチャンバ11内に固定される。この実施の形態における筒部36は同一直径の筒状体であり、この筒部36の下部には筒内の方向に膨出しかつ内部に断熱部材38を有する膨出部39が設けられる。この筒部36及び膨出部39はC(黒鉛)により、或いは表面にSiCがコーティングされた黒鉛等により作られる。

図4に示すように、チャンバ11の外部には多結晶シリコンを融解して第2石英るつぼ41内に第2シリコン融液を貯えるシリコン融液貯留手段42が設けられる。この貯留手段42は内壁が断熱材43により覆われ、その内部には第2石英るつぼ41とヒータ44が備えられる。貯留手段42上部にはガス供給口45が設けられる。第2石英るつぼ41には多結晶シリコン塊が貯えられ、ヒータ44でシリコンの融点以上、即ち1400℃以上に加熱して多結晶シリコン塊を溶解し、第2シリコン融液としている。第2シリコン融液を溶解する際にはチャンバ11内部に流通させるガスと同種類のガスがガス供給口45より供給されて、多結晶シリコン塊を溶解する際に発生するSiOガス等をパージする。
貯留手段42とチャンバ11との接続部には漏斗状の注入口46が設けられ、供給管47の一端に貫入するように構成される。第2石英るつぼ41は傾斜して第2シリコン融液を注入口46に注入可能に構成される。供給管47の一端には連結ワイヤ48がそれぞれ接続され、連結ワイヤ48はチャンバ11の内側に設けられた転向ローラ49によりその方向を変化させて配索される。そして、この連結ワイヤ48を介して供給管47を移動させて、第2シリコン融液の噴出位置を変更可能に構成される。これにより、図3に示すように、供給管47を引上げることで、第1シリコン融液の液量が少なくなった場合にも対応することができる。

図2に戻って、供給管47は熱遮蔽部材34の膨出部39内部を単結晶引上げ方向に貫通するように設けられ、その他端が第1シリコン融液12中に位置するように配置される。供給管47は石英により作られ、第1シリコン融液12の上方に位置する部分が断熱材51により包囲される。供給管47の他端には、この他端と連通するように噴出管52の基端が接続される。噴出管52の先端はインゴット25と第1シリコン融液12との固液界面26より下方の第1シリコン融液12中にインゴット25中心軸と同軸位置にインゴット25に向かって配置される。噴出管52は供給管47と同様の材質である石英により作られる。
噴出管先端52aの内径φ1は1mm〜3mm、供給管47及び噴出管胴部52bの内径φ2は3mm〜5mmにそれぞれ規定される。噴出管先端52aと胴部52bとの間の傾斜部52cと噴出管中心軸52dとで形成される角度θは10°〜60°に設定される。

次に、本発明のシリコン単結晶の引上げ方法を説明する。この方法は、上述した装置10、即ち、チャンバ11外部に設けられ多結晶シリコンを融解して第2石英るつぼ41内に第2シリコン融液を貯えるシリコン融液貯留手段42と、一端がチャンバ11を貫通して貯留手段42に接続され他端が第1シリコン融液12中に位置するように設けられた供給管47と、供給管47の他端に連通するように基端が接続され先端がインゴット25と第1シリコン融液12との固液界面26より下方の第1シリコン融液12中にインゴット25中心軸と同軸位置にインゴット25に向かって設けられた噴出管52とを設けた装置10を用いて行われる。そして、噴出管52よりインゴット25の中心軸に向かって第2シリコン融液を噴出して、第1シリコン融液12からシリコン単結晶からなるインゴット25を引上げる方法である。このインゴット25は、このインゴット内が格子間シリコン型点欠陥の凝集体及び空孔型点欠陥の凝集体の存在しないパーフェクト領域となる引上げ速度で引上げられる。即ち、インゴットは、CZ法によりホットゾーン炉内の第1シリコン融液12からボロンコフ(Voronkov)の理論に基づいた所定の引上げ速度プロファイルで引上げられる。

一般的に、CZ法により第1シリコン融液12からシリコン単結晶のインゴット25を引上げると、インゴット内には、点欠陥(point defect)と点欠陥の凝集体(agglomerates:三次元欠陥)が発生する。点欠陥は空孔型点欠陥と格子間シリコン型点欠陥という二つの一般的な形態がある。空孔型点欠陥は一つのシリコン原子がシリコン結晶格子で正常的な位置の一つから離脱したものである。このような空孔が空孔型点欠陥になる。一方、原子がシリコン結晶の格子点以外の位置(interstitial site)で発見されるとこれが格子間シリコン点欠陥になる。
点欠陥は一般的に第1シリコン融液12とインゴット25の間の接触面、即ち固液界面26で形成される。しかし、インゴット25を継続的に引上げることによって固液界面26であった部分は引上げとともに冷却し始める。冷却の間、空孔型点欠陥又は格子間シリコン型点欠陥は拡散により互いに合併して、空孔型点欠陥の凝集体(vacancy agglomerates)又は格子間シリコン型点欠陥の凝集体(interstitial agglomerates)が形成される。言い換えれば、凝集体は点欠陥の合併に起因して発生する三次元構造となる。
空孔型点欠陥の凝集体は、前述したCOPの他に、LSTD(Laser Scattering Tomograph Defects)又はFPD(Flow Pattern Defects)と呼ばれる欠陥を含み、格子間シリコン型点欠陥の凝集体は前述したL/Dと呼ばれる欠陥を含む。FPDとは、インゴットをスライスして作製されたシリコンウェーハを30分間セコエッチング(Secco etching、HF:K2Cr2O7(0.15mol/l)=2:1の混合液によるエッチング)したときに現れる特異なフローパターンを呈する痕跡の源であり、LSTDとは、シリコン単結晶内に赤外線を照射したときにシリコンとは異なる屈折率を有し散乱光を発生する源である。

ボロンコフの理論は、欠陥の数が少ない高純度インゴット25を成長させるために、インゴットの引上げ速度をV(mm/分)、インゴットとシリコン融液12の界面26近傍のインゴット中の温度勾配をG(℃/mm)とするときに、V/G(mm2/分・℃)を制御することである。この理論では、図9に示すように、V/Gを横軸にとり、空孔型点欠陥濃度と格子間シリコン型点欠陥濃度を同一の縦軸にとって、V/Gと点欠陥濃度との関係を図式的に表現し、空孔領域と格子間シリコン領域の境界がV/Gによって決定されることを説明している。より詳しくは、V/G比が臨界点以上では空孔型点欠陥濃度が優勢なインゴットが形成される反面、V/G比が臨界点以下では格子間シリコン型点欠陥濃度が優勢なインゴットが形成される。図9において、[I]は格子間シリコン型点欠陥が支配的であって、格子間シリコン型点欠陥の凝集体が存在する領域((V/G)1以下)を示し、[V]はインゴット内での空孔型点欠陥が支配的であって、空孔型点欠陥の凝集体が存在する領域((V/G)2以上)を示し、[P]は空孔型点欠陥の凝集体及び格子間シリコン型点欠陥の凝集体が存在しないパーフェクト領域((V/G)1〜(V/G)2)を示す。領域[P]に隣接する領域[V]にはOSF核を形成する領域[OSF]((V/G)2〜(V/G)3)が存在する。
このパーフェクト領域[P]は更に領域[PI]と領域[PV]に分類される。[PI]はV/G比が上記(V/G)1から臨界点までの領域であり、[PV]はV/G比が臨界点から上記(V/G)2までの領域である。即ち、[PI]は領域[I]に隣接し、かつ侵入型転位を形成し得る最低の格子間シリコン型点欠陥濃度未満の格子間シリコン型点欠陥濃度を有する領域であり、[PV]は領域[V]に隣接し、かつOSFを形成し得る最低の空孔型点欠陥濃度未満の空孔型点欠陥濃度を有する領域である。なお、上記OSFは、結晶成長時にその核となる微小欠陥が導入され、半導体デバイスを製造する際の熱酸化工程等で顕在化し、作製したデバイスのリーク電流の増加等の不良原因になる。

図2に戻って、第1シリコン融液12からインゴット25を引き上げる際にシリコン融液貯留手段42から第2シリコン融液を供給すると、貯留手段42は噴出管52の噴出口よりその位置が高いため、第2シリコン融液は自重で供給管47を流下して噴出管52からインゴット25の固液界面26に向けて第1シリコン融液12中に噴出する。この噴出により第1シリコン融液12中に対流を起こさせる。即ち、貯留手段42に貯留する第2シリコン融液を図2の実線矢印で示すように噴出管52より第1シリコン融液12中のインゴット25の中心位置に向けて噴出する。これにより、第1シリコン融液12には図2の二点鎖線で示すような対流が生じ、この対流により固液界面26を上凸状にさせる。
このように第1シリコン融液12中に第2シリコン融液をインゴット25中心に向かって噴出しながら、シリコン単結晶のインゴット25を引き上げると、第1石英るつぼ13の底部中央から固液界面26の中央に向かって上昇した後に、固液界面26の外周縁近傍から第1石英るつぼ13の底部中央に流下する第1対流12aが発生し、第1石英るつぼ13の底部外周縁から周縁に沿って上昇した後に、上記第1対流12aに沿って流下する第2対流12bが発生する。上記第1対流12aは固液界面26を押し上げるので、固液界面26形状は上側に凸状となる。このように固液界面26が上凸状になるように、第2シリコン融液の噴出量を制御する。噴出管52より噴出される第2シリコン融液の流量は10ml/分〜80ml/分である。流量が10ml/分未満であると固液界面26が十分に上凸状とならず、80ml/分を越えると、第1シリコン融液12中に発生する対流が大きくなりすぎるため、引上げたインゴットに欠陥を生じる。また、供給される第2シリコン融液量がインゴットの成長による第1シリコン融液の減少量よりも多くなる不具合を生じる。好ましくは30ml/分〜50ml/分である。この結果、固液界面26の中心が第1シリコン融液12表面の延長面上より上方に位置するため、固液界面26の中心における鉛直方向の温度勾配が大きくなり、固液界面26の中心における鉛直方向の温度勾配と、固液界面26の周縁における鉛直方向の温度勾配との差が小さくなる。従って、略全長にわたって無欠陥で高品質のシリコン単結晶のインゴット25を比較的容易に製造できる。

【発明の効果】
以上述べたように、本発明によれば、第1シリコン融液とインゴットとの固液界面形状が上側に凸状となるように、噴出管より第2シリコン融液をインゴット中心に向かって噴出し、シリコン単結晶のインゴット内がパーフェクト領域となるような引上げ速度でインゴットを引上げる。これにより、第1シリコン融液に所定の対流が発生し、これらの対流により固液界面形状が上側に凸状となる。この結果、固液界面の中心においてインゴットへ輸送される熱量は他の固液界面部分より大きくなり、固液界面の中心における鉛直方向の温度勾配が大きくなるので、この温度勾配と、固液界面の周縁における鉛直方向の温度勾配との差が小さくなる。従って、略全長にわたって無欠陥で高品質のシリコン単結晶のインゴットを比較的容易に製造できる。

BACKGROUND OF THE INVENTION
