【発明の属する技術分野】
本発明は、電子線露光装置、集束レーザや集束電子ビームを用いた加工装置および座標測定装置等のようなビーム照射装置並びに電子線を用いて被露光基板上に描画等の露光を行なう電子線露光装置に関する。

【従来の技術】
例えば、電子線露光装置においては、被加工物を載置、移動させるステージの位置を常時レーザ測長器で計測し、これを元に電子線描画位置を計算し電子線の位置を制御しながら加工している。この時、レーザ測長器のレーザビーム位置と電子線ビームの基準位置がずれているといわゆるアッベの誤差が発生する。

このアッベ誤差をなくするために、特開平6−196395号公報(従来技術1)に記載された技術が知られている。この従来技術1には、ステージ上に、XY両方向のレーザ測長器から出射されるX用およびY用のレーザビームに向けてスリット板とその後方に光検出器を配置し、さらに光検出器の後方で、かつXYそれぞれのスリット延長線上の交点部分に電子ビーム位置検出用のマークを配置し、電子ビームの位置とレーザビームの位置とをそれぞれ計測する技術が開示されている。

【発明が解決しようとする課題】
しかしながら、従来技術1では、レーザ測長器から出射されるレーザ光を通すスリット板と、電子ビーム位置検出用マークとを別々に設けているため、これらの相対的な位置関係が機械的な組立精度に依存し、レーザ測長器から出射されるレーザ光の位置と電子ビームの位置との間の誤差を正確に測定することが困難であるという課題を有していた。

本発明の目的は、上記従来技術の課題を解決すべく、加工用または検出用の集光ビームの位置とレーザ測長器から出射されるレーザ光の位置との相対的な位置関係を高精度に計測できるようにしてアッベ誤差を無くしてビームを被対象物に対して高精度に照射できるようにしたビーム照射装置を提供することにある。
また、本発明の他の目的は、露光用の電子ビームの位置とレーザ測長器から出射されるレーザ光の位置との相対的な位置関係を高精度に計測できるようにしてアッベ誤差を無くし、電子ビームによる高精度の露光(描画)を実現できるようにした電子線露光装置を提供することにある。
また、本発明の他の目的は、加工用または検出用の集光ビームの位置とレーザ測長器から出射されるレーザ光の位置との相対的な位置関係を高精度に計測できるようにしてアッベ誤差を無くし、高精度の加工および検査を実現できるようにしたビーム加工装置および座標測定装置を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は、被対象物を搭載したステージと、該ステージを駆動走査させる駆動走査装置と、前記ステージ上に搭載された被対象物に対して集束ビームを照射する光学系と、前記駆動走査装置で駆動走査されるステージの位置を計測するレーザ測長器とを備えたビーム照射装置であって、線対称もしくは点対称のマークを上面に形成したマーク部材を前記ステージ上に設置し、前記レーザ測長器から出射されるレーザ光を前記マーク部材に入射させることによって前記マークを透過して得られるレーザ光パターンを受光して信号に変換する光検出器と、前記光学系から集束ビームを照射することによって前記マーク部材のマークから発生する電子もしくは光を検出するビーム検出器と、前記光検出器から検出される信号に基いて前記レーザ測長器から出射されるレーザ光の位置を算出し、更に前記ビーム検出器から検出される信号に基いて前記集束ビームの位置を算出する位置算出手段とを備え、該位置算出手段で算出された前記レーザ光の位置と前記集束ビームの位置との相対関係からアッベ誤差をほぼなくすべく前記レーザ光と集束ビームとの相対的位置を補正するように構成したことを特徴とする。

また、本発明は、前記ビーム照射装置または電子線露光装置におけるマーク部材は、レーザ光をマークに向かって偏向せしめる偏向部分を有することを特徴とする。これにより水平方向に射出される該レーザ光を水平方向に設置されたマークに照射することが可能になるので、垂直方向に照射されるビームの位置と水平方向に射出されるレーザ光の位置を同一のマークを用いて計測することが可能になる。
また、本発明は、前記ビーム照射装置または電子線露光装置におけるマーク部材の偏向部分は、レーザ光の光軸に対して傾きをもった屈折面と該屈折面で屈折された光を反射する反射面とで形成することを特徴とする。これにより、傾きをもった屈折面と反射面を有する1つの光学素子で偏向を行うことが可能になる。また、本発明は、前記ビーム照射装置または電子線露光装置における前記マーク部材は、遮光膜に形成された開口部によってマークを形成した光透過基板で構成されることを特徴とする。これにより、レーザ光はマークを透過し、入射方向とは反対方向に配置された光検出器で検出することができる。

また、本発明は、前記ビーム照射装置または電子線露光装置におけるマーク部材の遮光膜の材質の原子番号は、前記開口部における材質の原子番号より概略2倍以上大きいことを特徴とする。これにより、電子ビーム等でマークを検出する場合、入射側に配置した電子検出器によって開口部に比べ遮光膜で大きな反射電子を検出することができ、大きなコントラストのマーク検出信号が得られる。
また、本発明は、前記ビーム照射装置または電子線露光装置におけるマーク部材のマークは、1次元または2次元のフレネルマークであることを特徴とする。これにより、マークから離れた場所に設置された光検出器上に効率的に光を集めることができる。
また、本発明は、前記ビーム照射装置または電子線露光装置におけるマーク部材のマークは、回折格子であることを特徴とする。これにより、マークを透過するレーザ光の方向とは異なる方向に設置された光検出器に光を導くことができる。

【発明の実施の形態】
本発明に係る高い位置精度が要求される電子線露光装置、レーザや荷電粒子ビームを用いた加工装置および座標測定装置等に備えられるビーム位置調整装置の実施の形態について、図面を用いて説明する。
まず、本発明に係る電子線露光装置の一実施例について、図5を用いて説明する。即ち、501は電子線ビームを放射する電子銃、502は電子銃501から放射された電子線ビームを絞る絞りである。503は絞り502で絞られた電子線ビームを集束させる電子レンズである。504は露光(描画)するための任意のビーム形状(例えば矩形形状)に整形制御できる絞りで、ブランキングするための絞りの役目も有する。なお、ブランキング電極については図示省略する。71は絞り504で整形された電子ビーム711を被露光基板500上に集光して投影する電子レンズ(対物レンズ)である。505は被露光基板500上に投影される電子ビーム711を偏向させる偏向器である。8はマークからの反射電子を検出する反射電子検出器である。これら電子レンズ(対物レンズ)71、偏向器505、および反射電子検出器8の配置の関係は、図5に示すものに限定されない。即ち、電子レンズ71を最終段、被露光基板500に最も接近した位置に設けてもよい。

上記構成から、放出電子銃501より放射された電子線ビームは、絞り502と電子レンズ503、71により所望の形状と電流密度に制御され、ステージ(Xステージ12およびYステージ11からなる。)11、12上の被露光基板(ウエハ)500に照射されることになる。そこで、まず、コンピュータ(制御系)9は、指令を出してステージ11、12を移動させて被露光基板500上のマークの位置を電子ビームの光軸に位置付けする。次に、コンピュータ(制御系)9は指令を出して偏向器制御部506を制御することにより偏向器505により電子ビーム711を走査し、マークからの反射電子を反射電子検出器8で検出し、マーク検出器(信号処理回路)81が走査時の反射電子の強度変化からレーザ測長器32で計測されるステージ11、12の位置を基準にしてマーク位置を計測する。この結果、コンピュータ(制御系)9は、ステージ10、12と被露光基板500との間の相対的位置関係を認識することができる。露光時には、レーザ測長器(X軸方向を測長するものが31、Y軸方向を測長するものが32である。)31、32が計測したステージ位置に、被露光基板との相対的位置について補正した目標位置に電子ビーム711を偏向器505で走査しながら、露光する。なお、露光する際、電子ビーム711が照射される位置が上記補正された目標値になるように、レーザ測長器31、32で計測しながら、ステージ11、12も移動させることになる。

次に、本発明に係るレーザ加工装置の一実施例について、図6を用いて説明する。即ち、601はレーザ光源、602はハーフミラー、603はレーザビームを任意の形状(例えば矩形形状)に整形制御できる絞り、604はハーフミラー、605は照明用の光源、606は絞り603で整形されたレーザビームを被加工物600上に集光して投影する対物レンズ、607は照明光によるマークの光学像を撮像するTVカメラ等で構成された撮像装置である。

上記構成により、レーザ光源601より出射されたレーザビームは、ハーフミラー602で反射し、絞り603によって所望の形状(例えば所望の矩形形状)に整形され、対物レンズ606により被加工物600上に集光投影される。即ち、絞り603によって所望の形状に整形されたレーザビームが、被加工物600上に集光投影されることになる。そこで、まず、コンピュータ(制御系)9は、指令を出してステージ11、12を移動させて被加工物600上のマークの位置をレーザビームの光軸に位置付けする。次に、光源605からの光を、ハーフミラー604で反射させて対物レンズ606で集光させてマークに対して照明する。マークからの反射光の強度変化に基づく画像を撮像装置607で撮像し、マーク検出器(信号処理回路)81でレーザ測長器31、32で計測されるステージ11、12の位置を基準にしてマークの位置を計測する。この結果、コンピュータ(制御系)9は、ステージ10、12と被加工物600との間の相対的位置関係を認識することができる。加工時には、コンピュータ(制御系)9は、被加工物との相対的位置について補正した目標位置の信号(データ)を位置制御系511に送り、位置制御系511は、レーザ測長器31、32が計測した位置が、コンピュータ9から送られる補正した目標位置になるようにモータ制御系510を介してモータ41、42を駆動し、ステージ11、12を移動させて被加工物600を位置決めし、該位置決めされた被加工物600に対して投影されたレーザビームによって加工を行なう。なお、レーザビームの照射によって被加工物600を加工する際、コンピュータ9は、指令を出して、レーザ制御系608によりレーザ光源601に対してレーザビームのON/OFFおよび強度を制御しても良い。

次に、本発明に係る座標測定装置の一実施例について、図7を用いて説明する。即ち、レーザ光源701より出射されたレーザビームは、対物レンズ703によって被測定物700上に集光されることになる。そこで、まず、コンピュータ(制御系)9は、指令を出してステージ11、12を移動させて被測定物700上のマークの位置をレーザビームの光軸に位置付けする。次に、レーザ光源701からのレーザビームを、ミラー702で反射させて対物レンズ703で集光させてマークに対して照明する。マークのエッジからの散乱光の強度変化に基づく光強度信号を検出器704a、704bで検出し、マーク検出器(信号処理回路)81でレーザ測長器32で計測されるステージ11、12の位置を基準にしてマークの位置を計測する。この結果、コンピュータ(制御系)9は、ステージ10、12と被測定物700との間の相対的位置関係を認識することができる。被測定物上の所望のパターンの座標を算出する時には、コンピュータ(制御系)9は、ステージ11、12を移動させながら、被測定物上の所望のパターンに対してレーザビームを照射し、該所望のパターンのエッジから発生する散乱光の強度変化に基づく光強度信号を検出器704a、704bで検出し、マーク検出器(信号処理回路)81でレーザ測長器32で計測されるステージ11、12の位置を基準にして所望のパターンの座標を算出する。そして、コンピュータ9は、この算出された所望のパターンの座標に対して被測定物700との間の相対的位置関係を補正することによって、真の所望のパターンの座標を算出することができる。

以上、座標測定装置としてレーザビームを用いた場合について説明したが、レーザビームの代わりに、電子ビーム等の荷電粒子ビームやトンネル電流でもよい。即ち、電子ビームの場合には走査電子顕微鏡SEM(Scanning Electron Microscope)で構成され、トンネル電流の場合には走査型トンネル顕微鏡STM(Scanning Tunneling Microscope)で構成されることになる。また、走査型近接場光顕微鏡SNOM(Scanning Near Field Optical Microscope)にも適用することができる。
ところで、電子線露光装置等においては、被露光基板(被加工物600)500を載置、移動させるステージ11、12の位置を常時レーザ測長器32で計測し、これを元に電子線露光位置(電子線描画位置)を計算し、電子線の位置を制御しながら露光等の加工を施している。この時、レーザ測長器32のレーザビーム位置と電子線ビームの基準位置がずれているといわゆるアッベの誤差が発生する。このアッベの誤差について、図4を用いて説明する。

例えばYステージ11は、y方向への移動時、本来の状態11Aに対してヨーイングをもつため状態11Bとなる。これは、例えば、回転中心Oを中心として回転した状態である。この時、レーザ測長器31の測長値変化Δxは、次に示す(数1)式の関係で現され、電子線ビーム基準位置EBから見たステージのx方向の移動量Δξは、次に示す(数2)式の関係で現される。

この時、レーザ測長器31の誤差Δaは、次に示す(数3)式の関係で与えられる。この誤差Δaは一般にアッベの誤差と呼ばれている。

ここで、Δyはレーザ測長器31、32によるビーム位置と電子ビーム等のビーム位置のy方向の誤差を示す。

例えば、ステージヨーイングθが0.05mrad(10μm/200mm)で、Δy=1mmの場合、アッベ誤差Δaは50nmとなる。これは、0.18μmルールの1GbitDRAMの合わせ余裕65nmに対して大きな値となる。このため、Δyは0.1mm以下に合わせ込む必要がある。
従って、ステージ11、12にヨーイングがあった場合でもほぼΔy=0であれば電子ビーム基準位置EBから見たステージの移動分が正確に測定できるため、誤差のない描画が可能となる。
この原理は一般にアッベの原理と呼ばれている。この原理は、電子線露光装置に限らず、電子ビームやイオンビームおよびレーザビームを用いた加工や被検査物の信号検出あるいは被検査物の特定位置の座標計測を行う装置に広く適用することができる。

次に、本発明に係るレーザ測長器31、32によるビーム位置と電子ビーム等のビーム位置とのアッベ誤差をなくすためのビーム位置調整装置の実施例について、図1〜図3を用いて説明する。
まず、本発明に係るビーム位置調整装置の実施例を電子線露光装置に適用した場合について説明する。
モータ制御系510により駆動モータ41を回転駆動制御することにより駆動ローラ411を回転させる。すると、回転駆動される駆動ローラ411と補助ローラ412との間に挟み込まれたロッド413は、摩擦力によって駆動されて移動され、該ロッド413の出力端に連結されたYステージ11も移動されることになる。該Yステージ11の移動量は、レーザ測長器32より発せられたレーザ光321をレーザミラー2で反射させ、戻り光と基準光を干渉させて発生するビート信号をモニタすることにより計測される。

Xステージ12は、Yステージ11と同様に図示しない駆動系によって駆動され、Xステージ12の移動量は、レーザ測長器31より射出するレーザ光311がレーザミラー2によって反射される範囲にYステージ11を移動させることによってレーザ測長器32と同様の原理で計測される。
次に、レーザ・ビーム計測マーク5y、5xを用いてY軸方向およびX軸方向のアッベ誤差をなくす方法について説明する。
まず、レーザ・ビーム計測マーク5y、5xを用いたX軸用レーザ測長器31から出射されたレーザ光311、およびY軸用レーザ測長器32から出射されたレーザ光321の位置検出方法について説明する。

Y軸方向のアッベ誤差をなくすためのレーザ・ビーム計測マーク5yは、例えば、レーザ光311に対してテーパ角ψをもったガラス等の透明な材料で構成され、上面に線対称性(軸対称性)を有するスリット状の開口部51を形成し、XYステージ11、12上に設置される。なお、線対称性(軸対称性)を有するスリット状の開口部51の幅Wは、レーザ光311のビーム径Dより十分小さく設定されている。また、図2に示すようにテーパ面53のテーパ角度ψを小さくすると、下面54からの正反射光が浅い角度で得られるので、レーザ・ビーム計測マーク5yの上面と電子線鏡筒の下端との間が接近していたとしても、電子線鏡筒の下端に遮られることなく、スリット状の開口部51を通過したレーザパターンを2次元もしくは1次元のアレイセンサまたはフォトダイオード単体等で構成される光検出器6yによって検出することが可能となる。特に、レーザ・ビーム計測マーク5yの上面と光検出器6との間にレンズを設置していないのは、電子線鏡筒の下端がレーザ・ビーム計測マーク5の上面に接近していて、レンズを設置するスペースを確保することが難しいことによる。従って、レンズを設置するスペースを確保することができれば、レーザ・ビーム計測マーク5yの上面と光検出器6yとの間にシリンドリカルレンズ等のレンズを設けてスリット状の開口部51を通過したレーザパターンを光検出器6yの受光面に結像させた方が好ましい。また、光検出器6yから得られる信号をデジタル信号に変換し、この変換されたデジタル信号をスリット状の長手方向に加算してもよい。

レーザ測長器31から出射されたレーザ光311は、XYステージ11、12上に設置されたレーザ・ビーム計測マーク5yへ照射され、テーパ面53に入射後屈折し、下面54で光検出器6yの方向に正反射される。レーザ・ビーム計測マーク5yの上面には、開口部であるスリット51が形成されているので、レーザ・ビーム計測マーク5yの下面で反射したレーザ光のうちスリット状の開口部51を通過したパターンが光検出器6yによって検出されることになる。そして、光検出器6yで検出された光強度は、信号処理回路61に送られる。なお、信号処理回路61には、Y方向レーザ測長器32で計測されたレーザ・ビーム計測マーク5yの走査量を示すYレーザ測長値が入力されることになる。

そこで、制御系(コンピュータ)9は、位置制御系511に対して指令を出してモータ制御系510によってYステージ11を駆動してレーザ・ビーム計測マーク5yをスキャンさせる。すると、レーザ測長器31から出射されたレーザ光311がレーザ・ビーム計測マーク5yへ照射されているので、ガラス等の透明な材料のテーパ面53で屈折し、下面54で正反射し、スリット状の開口部51を通過したレーザパターンが光検出器6yによって検出されると共にレーザ・ビーム計測マーク5yの走査量を示すYレーザ測長値がY方向レーザ測長器32で計測される。従って、信号処理回路61は、横軸をY方向レーザ測長値、縦軸を光強度とした波形611が得られ、例えば、しきい値法といった処理アルゴリズムにより中心値YLAを求めることができる。このしきい値法は、図8に示すように、中心値YLAを、適当なしきい値と波形611との交点の座標Y1、Y2の平均値として求める方法である。

以上、信号処理回路61において、レーザ測長器31から出射されたレーザ光311のY軸方向のビーム位置が中心値YLAとして求められたことになる。
当然、X軸方向のアッベ誤差をなくすためのレーザ・ビーム計測マーク5x(図示せず)もXYステージ11、12上に設置され、同様にしてY軸用レーザ測長器32から出射されたレーザ光321をレーザ・ビーム計測マーク5xへ入射し、レーザ・ビーム計測マーク5xのスリット状の開口部51を通過したレーザパターンを光検出器6x(図示せず)によって検出することによって信号処理回路61においてY軸用レーザ測長器32から出射されたレーザ光321のX軸方向の位置XLAを求めることができる。

次に、レーザ・ビーム計測マーク5y、5xを用いた電子ビーム711の位置検出方法について説明する。
