本発明は、温度検出器に関し、特に、PN接合素子を用いた温度検出器に関する。

【従来の技術】
図10は、全体が300で表される、特開2001−223349号公報に記載された熱型赤外線センサの斜視図である。図10に示すように、熱型赤外線センサ300は、例えばシリコンからなる基板201を含む。基板201上には、温度検出器200が3行×3列に配列された検出器アレイ部302と、温度検出器200から出力された電気信号を処理して外部に出力する信号処理回路部303とが設けられている。検出器アレイ部302に含まれる複数の温度検出器200と、信号処理回路部303は、配線層および素子配線層により接続されている(図示せず)。

図11は、図10に示す熱型赤外線センサ300に含まれる温度検出器200の拡大図であり、図11(a)に上面図を、図11(b)に図10(a)のV−V方向に見た断面図を示す。なお、図11(a)では、保護膜204を省略し、PN接合素子や配線層の上面を露出させている。
温度検出器200は、支持脚210と温度検知部220からなる。温度検知部220は、支持脚210によって、基板201に設けられた凹部202上で中空に支持されている。

温度検知部220は、酸化シリコンからなる酸化膜221と、酸化膜221上に形成された、単結晶シリコン等の半導体層からなるPN接合素子230とを含む。PN接合素子230は、半導体層にP型不純物を拡散させて形成したP型拡散層230a、230c、230e、および、半導体層にN型不純物を拡散させて形成したN型拡散層230b、230d、230fが交互に設けられ、サイリスタ(PNPN)構造となっている。例えば、P型拡散層230a、230c、230eのP型不純物濃度、N型拡散層230b、230d、230fのN型不純物濃度は、いずれも略1×1015cm−3に設定される。

支持脚210には、TiNからなる素子配線層211が設けられ、アルミニウムからなる配線層203とPN接合素子230との間を電気的に接続している。また、配線層203やPN接合素子230は、酸化シリコンからなる保護膜204により覆われている。

かかる温度検出器200では、温度検知部220に赤外線が入射することによりPN接合素子230の温度が上昇し、これによりPN接合素子230の電気的特性も変化する。PN接合素子230の両端に所定の電圧を印加した状態で、素子配線層211、配線層203を介して信号処理回路部303で、かかる電気的特性の変化を電気信号として読み出す。これにより、温度検知部220に入射した赤外線の量を検出する。
特に、温度検出器200では、SOI(Silicon On Insulator)ウエハを用いることにより、酸化膜221をBOX(Beried OXide)層、PN接合素子230を形成する半導体層をSOI層としている。SOI層は、単結晶シリコンからなる。このため、PN接合素子230の雑音が小さくなり、赤外線検出感度を高くできる。

【発明が解決しようとする課題】
従来の熱型赤外線センサ300では、サイリスタ(PNPN)構造をもつPN接合素子230の、電流−電圧特性が温度依存性を有すること利用して、温度変化を検知している。熱型赤外線センサ300の温度感度には、主にPN接合の順方向特性が寄与しており、逆方向特性はほとんど寄与していなかった。このため、温度感度を高めるためには、順方向のPN接合の数を増やす必要があった。この結果、PN接合素子230および温度検知部200が大きくなり、温度検出器200の熱時定数が大きくなっていた。
また、熱型赤外線センサ300では、PN接合素子230と素子配線層211とを、別々の工程で形成していたため、製造工程が複雑であった。

そこで本発明は、小型で熱時定数が小さく、高感度で温度検出が可能な温度検出器の提供を目的とする。また、製造工程が簡単な温度検出器の提供を目的とする。

【課題を解決するための手段】
本発明は、PN接合素子を備えた温度検知部を用いて、温度検知部の温度変化を検出する温度検出器であって、基板と、基板上に支持脚で支持された温度検知部と、温度検知部に設けられ、P型半導体層とN型半導体層とが交互に配置されたPN接合素子と、PN接合素子の両端に動作電圧を印加し、PN接合素子から電気信号を取り出す配線層とを含み、PN接合素子のPN接合面を挟むP型半導体層とN型半導体層とが、それぞれ、PN接合面に接する高濃度層と、高濃度層に接し高濃度層より不純物濃度の低い低濃度層からなることを特徴とする温度検出器である。

かかる温度検出器では、順方向電圧が印加されるPN接合における温度感度と、逆方向電圧が印加されるPN接合における温度感度とが加えられて、温度検出器全体の温度感度となる。従って、高感度の温度検出器を得ることができる。

特に、逆方向電圧が印加されるPN接合面を通過するトンネル電流は低雑音であるため、高精度の温度検出器を得ることができる。

また、所定の温度感度を得るための温度検知部が小さくでき、温度検出器の熱時定数が低減できるため、すばやい被写体の動きの検知が可能な温度検出器を得ることができる。

【発明の実施の形態】
実施の形態1.
図1は、全体が100で表される、本実施の形態にかかる温度検出器であり、図1(a)は上面図であり、図1(b)は、図1(a)のI−I方向の断面図である。なお、図1(a)では、保護膜4を省略し、PN接合素子や配線層の上面を露出させている。
本実施の形態にかかる温度検出器100は、PN接合素子30の構造に特徴があり、PN接合素子30以外の部分の構造は、従来の温度検出器200と同じである。

温度検出器100は、支持脚10と温度検知部20からなる。温度検知部20は、支持脚10によって、基板1に設けられた凹部2上で中空に支持されている。

温度検知部20は、例えば酸化シリコンからなる酸化膜21と、酸化膜21上に形成されたPN接合素子30とを含む。PN接合素子30は、例えば、単結晶シリコンや多結晶シリコン等の半導体層からなる。
PN接合素子30は、半導体層にP型不純物を拡散させて形成したP型拡散層30a、30c、30eと、半導体層にN型不純物を拡散させて形成したN型拡散層30b、30d、30fが交互に設けられたサイリスタ(PNPN)構造である。P型拡散層、N型拡散層の不純物濃度は、それぞれ略1×1015cm−3である。
PN接合素子30は、更に、PN接合素子30に印加電圧(印加バイアス)が加えられた場合に、逆方向電圧が印加されるPN接合面の両側が高濃度領域となっている。具体的には、N型拡散層30bとP型拡散層30cとのPN接合面を挟んだ領域が、高濃度のN型拡散層30b1と高濃度のP型拡散層30c1になっている。同様に、N型拡散層30dとP型拡散層30eとのPN接合面を挟んだ領域が、高濃度のN型拡散層30d1と高濃度のP型拡散層30e1になっている。高濃度の拡散層30b1、30c1、30d1、30e1の不純物濃度は、それぞれ略5×1017cm−3であり、不純物濃度は、略5×1017cm−3〜略5×1021cm−3の範囲内で選択できる。

支持脚10には、TiNからなる素子配線層11が設けられ、アルミニウムからなる配線層3とPN接合素子30との間を電気的に接続している。また、配線層3やPN接合素子30は、例えば酸化シリコンからなる保護膜4により覆われている。

本実施の形態にかかる温度検出器100では、温度検知部20に赤外線が入射することによりPN接合素子30の温度が上昇し、これによりPN接合素子30の電気的特性が変化する。素子配線層11と配線層3を介して、信号処理回路部(図示せず)でかかる温度変化に伴う電気的特性の変化を電気信号として読み出し、温度検知部20に入射した赤外線の量を検出する。

次に、PN接合素子30の温度感度について、従来のPN接合素子200と比較しながら説明する。ここで、温度感度とは、PN接合素子に加わる印加電圧の、温度に依存した変化量をいい、換言すれば、電流−電圧特性の温度依存性をいう。
上述のように、PN接合素子30には、P型拡散層30a側(端子A)が、N型拡散層30f側(端子B)よりも高電位になるように、電圧が印加される。この時、P型拡散層30a、30c、30eとN型拡散層30b、30d、30fからなるPN接合30ab、30cd、30efには、順方向電圧(順バイアス)が加わる。これらのPN接合30ab、30cd、30efの電流−電圧特性は、それぞれ、以下に示す式1に従う。

図2は、比較例として示した、従来のPN接合素子230の電流−電圧特性である。図2中、横軸の矢印方向が、P型拡散層230a側(端子A)とN型拡散層230f側(端子B)の間に、端子Aが端子Bよりも高電位になるように加えた印加電圧の大きくなる方向であり、縦軸の矢印方向が、端子Aから端子Bに流れる電流の大きくなる方向である(後述の図3においても同様)。PN接合素子230は、温度検出時には、順方向導通状態(保持電流以上の順方向電流が流れている状態)にある。このため、PN接合230bc、230deに加わる逆方向電圧は、フック効果により十分小さくなり、その温度変化は無視できる程度である。即ち、従来のPN接合素子230では、温度変化に依存した印加電圧の変化量(温度感度)は、PN接合230ab、230cd、230efに加わる順方向電圧Vfの温度変化量を重ね合せた値にほぼ等しかった。なお、フック効果を得るためには、例えば、P型拡散層230aとN型拡散層230bとを適当な電気抵抗を有する配線で接続すれば良い。

一方、図3は、本実施の形態にかかるPN接合素子30の、電流−電圧特性である。図3に示すように、PN接合素子30では、P型拡散層30a側(端子A)とN型拡散層30f側(端子B)の間に加えた印加電圧を大きくしてもブレークオーバーは発生しない。これは、フック効果の影響が無く、PN接合30bc、30deに加わる逆方向電圧が小さくならないためである。
即ち、本実施の形態にかかるPN接合素子30に加わる印加電圧の、温度に依存した変化量(温度感度)は、PN接合30ab、30cd、30efに加えられる順方向電圧Vfの温度変化量の重ね合せだけでなく、更に、PN接合30bc、30deに加わる逆方向電圧Vrの温度変化量を加えた値となる。

ここで、高濃度のP型拡散層30c1、30e1、及び高濃度のN型拡散層30b1、30d1の不純物濃度が、それぞれ略5×1017cm−3以上であるため、P型拡散層30c1とN型拡散層30b1からなるPN接合部分(以下、「30b1c1」と表す。)、及びPN接合部分30d1e1は、エサキダイオードとなり、PN接合30bc(30b1c1)、及びPN接合30de(30d1e1)の逆方向耐圧Vrは、トンネル効果によって決まる。このため、逆方向耐圧Vrの温度変化は、式3で表される。

従って、式2で表されるPN接合30ab、30cd、30efの温度感度と、式3で表される高濃度のPN接合30bc(30b1c1)、30de(30d1e1)の温度感度が加算され、PN接合素子30の温度感度が、従来のPN接合素子230より大きくなる。特に、トンネル効果により発生するトンネル電流は低雑音であるため、高濃度のPN接合30bc、30deにおけるトンネル電流により、雑音は増加しない。

このため、PN接合素子230を用いた従来の温度検出器200に比べて、本実施の形態にかかるPN接合素子30を用いた温度検出器100では温度感度が高くなる。換言すれば、所定の温度感度を得るための、PN接合のP型、N型領域の数が少なくできるため、PN接合素子30が小さくなり、温度検知部20も小さくできる。このため、温度検出器200の熱時定数が低減でき、すばやい被写体の動きの検知が可能となる。

なお、かかる温度検出器100を、基板上にアレイ状に配置することにより、図10に示すような熱型赤外線センサを得ることができる。以下に述べる温度検出器110〜150についても同様である。

次に、図4を参照しながら、本実施の形態にかかる温度検出器100を含む熱型赤外線センサの製造方法について説明する。かかる製造方法は、以下の工程1〜4を含む。

工程1:図4(a)に示すように、単結晶シリコンの基板1上に、酸化シリコンからなる酸化膜21を形成する。続いて、酸化膜21上に、単結晶シリコンの半導体層22を形成する。
なお、基板として、SOI(Silicon On Insulator)ウエハを用いてもよい。この場合は、SOIウエハのBOX(Baried OXide)層が、酸化膜21に、SOI層が半導体層22にそれぞれ相当する。

工程2:図4(b)に示すように、PN接合素子30および信号処理回路部303を形成する。
かかる工程では、まず、信号処理回路部303形成領域の酸化膜21、半導体層22を除去する。

次に、半導体層22を所定の形状になるようにエッチングする。続いて、半導体層22の所定の領域に、P型不純物及びN型不純物をイオン注入法で注入する。イオン注入工程では、まず、不純物濃度がそれぞれ1×1015cm−3のP型拡散層30a、30c、30e、及びN型拡散層30b、30d、30fを、直列に形成する。続いて、N型拡散層30bとP型拡散層30cとのPN接合面を挟んだ領域、及びN型拡散層30dとP型拡散層30eとのPN接合面を挟んだ領域に、不純物濃度の高い(5×1017cm−3以上)N型拡散層30b1、30d1とP型拡散層30c1、30e1をイオン注入法により形成する。拡散層30b1、30c1、30d1、30e1は、それぞれ拡散層30b、30c、30d、30eに重ねて形成する。このようにして、PN接合素子30を形成する。イオン注入に用いるN型不純物は、熱拡散速度が小さいヒ素又はアンチモンであることが好ましい。更に、イオン注入に用いるP型不純物は、熱拡散速度が小さいインジウムであることが好ましい。
一方、信号処理回路部303形成領域にはトランジスタやダイオードを形成する。トランジスタのソース/ドレイン領域等は、拡散層30a等と同じ工程で形成しても良い。
なお、図4(b)に示す工程では、露出させた基板1にトランジスタ等からなる信号処理回路部303を形成しているが、半導体層22に形成してもよい。

工程3:図4(c)に示すように、酸化シリコンからなる層間絶縁膜を全面に形成する。続いて、P型拡散層30a及びN型拡散層30fと、信号処理回路部303とを接続する素子配線層11及び配線層3を、一般的な、スパッタ法、パターニング法で形成する。素子配線層11と配線層3は、どちらを先に形成しても構わない。素子配線層11はTiNからなり、配線層3はAlからなる。続いて、酸化シリコンからなる保護膜を全面に形成する。層間絶縁膜と保護膜とは、一体の膜となり、内部に素子配線層11等を含むようになる。

工程4:図4(d)に示すように、検出器アレイ部の所定の位置にエッチング孔40を開口し、エッチング孔40からXeF2などを導入する。これにより、基板1をエッチングして凹部2を形成し、支持脚10により温度検知部20が凹部2上の中空に支持された温度検出器100が完成する。
以上の工程1〜4により、本実施の形態にかかる温度検出器100を含む熱型赤外線センサが完成する。

なお、高濃度のP型拡散層30c1、30e1、および高濃度のN型拡散層30b1、30d1の不純物濃度を、それぞれ略5×1017cm−3より小さくした場合には、高濃度のPN接合30b1c1、30d1e1の逆方向耐圧Vrは、なだれ倍増効果によって決まるようになる。この時、逆方向電圧Vrの温度変化は、式4で表される。

式2で表されるPN接合30ab、30cd、30efの温度感度と、式4で表されるPN接合30b1c1、30d1e1の温度感度は、互いに相殺して弱め合う関係にある。このため、PN接合素子30全体の温度感度は小さくなってしまう。また、なだれ電流は高雑音であるため、高濃度のPN接合30b1c1、30d1e1の逆方向電流による雑音が影響し、更に、温度感度が低下してしまう。

図5は、全体が110で表される、本実施の形態にかかる他の温度検出器である。図5(a)は、温度検出器110の上面図であり、図5(b)は、図5(a)のII−II方向の断面図である。図5中、図1と同一符号は、同一又は相当箇所を示す。
上述のように、温度検出器100では、PN接合素子30のそれぞれの拡散層30a〜30fの不純物濃度は、略1×1015cm−3とし、逆方向電圧が印加されるPN接合面の両側のみを、略5×1017cm−3以上の高濃度の拡散層30b1等とした。
これに対して、温度検出器110では、PN接合素子31の、P型拡散層31a、31c、31eのP型不純物濃度を、略5×1017cm−3以上の高濃度とする。これにより、PN接合素子31は、高濃度(略5×1017cm−3以上)のP型拡散層31a、31c、31eと低濃度(略1×1015cm−3)のN型拡散層31b、31d、31f、及び、高濃度(略5×1017cm−3以上)のN型拡散層31b1、31d1から構成される。即ち、PN接合素子30に含まれていた、高濃度のP型拡散層30c1、30e1が不要となる。

なお、これとは逆に、PN接合素子31の、N型拡散層31b、31d、31fのN型不純物濃度を、略5×1017cm−3以上の高濃度とし、PN接合素子31を、低濃度(略1×1015cm−3)のP型拡散層31a、31c、31eと高濃度(略5×1017cm−3)のN型拡散層31b、31d、31f、及び、高濃度(略5×1017cm−3以上)のP型拡散層31c1、31e1から形成しても構わない。即ち、PN接合素子30に含まれていた、高濃度のN型拡散層30b1、30d1が不要となる。

このように、PN接合素子31を用いた温度検出器110では、高濃度のP型拡散層31c1、31e1、又は、高濃度のN型拡散層31b1、31d1のいずれか一方が不要となり、温度検出器を小型化できる。

温度検出器120は、温度検出器100の温度検知部20上に、赤外線吸収部50を設けた構造となっている。赤外線吸収部50は、例えばTiNから形成される。かかる構造を用いることにより、温度検出器100の上方から入射する赤外線を、大面積の赤外線吸収部50で効率良く吸収するために、温度感度の高い温度検出器を得ることができる。

温度検出器120の製造方法は、上述の工程1〜4と、エッチング孔40の形成工程(工程4)までは同じ工程である。エッチング孔40の形成工程に続いて、全面に多結晶シリコン等の犠牲層(図示せず)を堆積する。更に、温度検知部20の中央近傍が露出するように、犠牲層に孔部を形成する。続いて、孔部を埋めるように、犠牲層上にTiN層を形成した後、赤外線吸収部の形状となるようにTiN層をパターニングする。最後に、XeF2等を用いて犠牲層および基板1の一部を除去する。これにより、温度検知部20が支持脚10により凹部2上の中空に支持され、かつ、温度検知部20上に赤外線吸収部50が設けられた温度検出器120が完成する。
