【発明の属する技術分野】
この発明は、被検査体の外観検査技術に関する。この発明は特に、被検査体を走査して画像を取得する走査ヘッドと、それを利用可能な外観検査装置に関する。

【従来の技術】
IC、LSIなどのチップはハンダ付けにより基板に接着される。このハンダ付けは、スクリーン印刷装置により基板の電極にクリームハンダを塗布し、このクリームハンダ上にチップのリードを着地させた後、リフロー装置によりクリームハンダを加熱処理して行われる。このとき、クリームハンダの塗布量が適正でないと、ハンダ付けが不良になりやすいことから、チップマウンタによりチップを基板に搭載する前に、クリームハンダの塗布状態の検査が行われる。特にBGA(Ball Grid Array)の場合、パッケージの裏面に入出力用のパッドが並んでいるため、基板に接着した後は、ハンダ付けの良否を外観から判定することができないため、チップ接着前にクリームハンダの塗布状態を検査することが必要である。

このようなクリームハンダの塗布状態を検査する外観検査装置においては、高密度実装に対応して非常に高い解像度で基板を撮影し、高い精度で不良検出を行う必要がある。そのため検査にかかる時間が長くなる傾向にある。集積回路の需要が高まり、実装工程の高速化が進んでいるが、基板検査に時間がかかると、製品の出荷が遅れることとなり、昨今の厳しい製造競争に耐えることができなくなる。また、一度出荷した製品に不良が発見されると、回収、修理、再出荷など余計な作業が発生し、そのための費用はとうてい製品の販売利益でカバーできるものではない。したがって、検査時間を短縮でき、かつ、より精度の高い外観検査装置によって、製品の不良や製品に対する苦情を限りなくゼロに近づけた、いわば一方通行のロジスティックスの実現が切望されている。

ここで、外観検査装置では、クリームハンダの塗布面積を測定することでクリームハンダの塗布状態の良否を検査することが行われていた。しかし、チップのハンダ付けが正常に行われるためには適正な量のクリームハンダが塗布されていることが必要であり、本来はクリームハンダの塗布面積ではなく、塗布量を測定しなければ、正確な検査ができない。そこでより精度の高い検査を行うため、塗布されたクリームハンダの体積測定が必須となりつつある。たとえば、特許文献1には、スリット光のプロジェクターにより、基板上に線パターンを照射して、カメラを用いて、基板の画像を撮影し、ハンダペーストの形状を解析する装置が開示されている。

【発明が解決しようとする課題】
特許文献1に開示された装置では、基板をXY方向に動かして、特定エリア内のハンダペーストに光切断線を照射し、スポット的に画像を取り込んで検査する。この場合、100万画素のCCD(charge-coupled device)イメージセンサを用いたとしても、20〜30マイクロメートルの画素ピッチで画像を取り込むとすると、一度に縦横2〜3センチメートルのエリアを撮影できるだけであり、基板全体の検査には大変な時間がかかる。たとえば、ノートパソコンのマザーボードでは、二千〜四千ポイントのハンダ印刷箇所があるが、このようなXY方向に撮像箇所を移動させる方式の外観検査装置では、高々百〜二百ポイントを選択的に検査するに過ぎない。製造ラインに乗せるためには、マザーボードの検査を30秒以下で行う必要があり、全ポイントを検査していては製造に間に合わないからであるが、これではハンダ付け不良の発生率を低減させることができず、甚だ不十分な生産管理しかできないことになる。

本発明はこうした状況に鑑みてなされたものであり、その目的は、基板の製造ラインに導入するのに適した、高速度かつ高精度で基板のハンダ塗布状態を検査することのできる外観検査技術の提供にある。

【課題を解決するための手段】
本発明のある態様は、被検査体を走査するヘッドに関する。この走査ヘッドは、前記被検査体の検査面に斜め方向から投光する側方照明源と、前記検査面に斜め方向からスリット光を投光するスリット照明源と、前記検査面から垂直上方へ向かう反射光を検知する一次元センサとを含み、前記側方照明源と前記スリット照明源は、選択的に点灯制御可能に構成される。

ここで「走査する」とは、走査ヘッドが一次元センサの撮像素子の並び方向に対して垂直の方向に駆動する動作を示し、走査ヘッドと被検査体の相対運動の方向を本明細書では「駆動方向」もしくは「走査方向」と表現する。一方、走査ヘッドによる1ライン分の反射光の検知を「撮像」と表現して走査と区別する。

本発明の別の態様は、被検査体の外観検査装置に関する。この装置は、前記被検査体を走査する走査ヘッドと、前記走査ヘッドを含む本装置全体を統括的に制御するメインユニットとを含む。前記走査ヘッドは、前記被検査体の検査面に斜め方向から投光する側方照明源と、前記検査面に斜め方向からスリット光を投光するスリット照明源と、前記検査面から垂直上方へ向かう反射光を検知して画像データを生成する一次元センサとを含み、前記側方照明源と前記スリット照明源は、選択的に点灯制御可能に構成されている。前記メインユニットは、前記走査ヘッドにおける点灯、および前記走査ヘッドと前記被検査体の相対運動を制御するヘッド制御ユニットと、前記側方照明源による前記検査面の外観検査用画像と前記スリット照明源による高さ測定用画像とをメモリに取り込むメモリ制御ユニットと、前記外観検査用画像と前記高さ測定用画像を用いて、ハンダの塗布状態の良否を判定する解析ユニットとを含む。

【発明の実施の形態】
実施の形態1
図1は、実施の形態1に係る外観検査装置10の構成を示す。この装置は、被検査体の検査面をラインセンサで走査して画像を形成し、画像認識によってクリームハンダの塗布状態の合否を判定するものである。ラインセンサによる撮像ラインに対して垂直に走査ヘッドを駆動することで順次ラインごとの画像が得られ、走査ヘッドの一次元運動で検査が完了する。

図1のごとく、外観検査装置10は、メインユニット12と試験ユニット14を備える。試験ユニット14の下部には支持台22が設けられ、被検査体である基板1が把持されている。試験ユニット14の上部には、走査ヘッド16と、それを駆動するステッピングモータ20と、走査ヘッド16を支持するリニアガイド等のガイド18が設けられている。

走査ヘッド16は照明ユニット30、レンズ32およびラインセンサ34を有する。これらの部材はフレーム36上に固定されている。照明ユニット30は、後述の側方照明源、スリット照明源、ハーフミラーなどを内蔵する。基板1から垂直上方への反射光はハーフミラーでレンズ32へ導かれ、レンズ32を通過した後、一次元CCDセンサであるラインセンサ34へ入力される。ラインセンサ34はライン単位に基板1を撮像してその画像データ54を出力する。

メインユニット12は、本装置全体を統括的に制御するもので、ハードウエア的には、任意のコンピュータのCPU、メモリ、その他のLSIで実現でき、ソフトウエア的にはメモリにロードされた外観検査機能のあるプログラムなどによって実現されるが、ここではそれらの連携によって実現される機能ブロックを描いている。したがって、これらの機能ブロックがハードウエアのみ、ソフトウエアのみ、またはそれらの組合せによっていろいろな形で実現できることは、当業者には理解されるところである。

メインユニット12のヘッド制御ユニット40はまず、照明制御クロック50(以下、同期信号ともいう)を照明ユニット30へ供給し、1ライン毎に側方照明とスリット照明を交互に切り替えて点灯させる。ヘッド制御ユニット40はさらに、モータ制御信号52をモータ20へ、試験開始信号56をメモリ制御ユニット42へそれぞれ出力する。モータ制御信号52によってモータ20のステップ制御がなされ、検査の開始に際し、走査ヘッド16が基板1の端部へ移動する。以下、この位置を「スタート位置」という。以降、1ライン撮像するたびにモータ制御信号52によって走査ヘッド16が1ライン分進行する。一方、試験開始信号56を参照し、メモリ制御ユニット42はメモリ44への画像データ54の書込を制御し、以降、画像データ54がライン単位で記録されていく。画像データ54は、側方照明により面投光されたときに撮像されたものと、スリット照明によりスリット光が投光されたときに撮像されたよるものとが1ライン毎に選択的に入力され、全ラインの撮像が終わると、メモリ44内には、側方照明による外観検査用画像と、スリット照明による高さ測定用画像が形成される。なお、メモリ44の内部構成、メモリ44内の画像データ54の配置については設計上の自由度があり、いろいろな構成が可能である。たとえば、メモリ44内に、外観検査用画像と高さ測定用画像を個別に格納するための独立した2つの記憶領域が設けられ、メモリ制御ユニット42は、1ライン毎に各記憶領域に分けて画像データ54が個別に格納されるように制御してもよい。あるいは、メモリ44内には、外観検査用画像と高さ測定用画像を格納するための単一の記憶領域が設けられ、メモリ制御ユニット42は、その単一の記憶領域に画像データ54が1ラインずつ交互に格納されるように制御してもよい。

解析ユニット46は、走査と並行して、または走査完了後にメモリ44から外観検査用画像および高さ測定用画像を読み出し、判定基準記憶部48に予め記録された判定基準に照らして、クリームハンダの塗布状態の合否を判断する。外観検査用画像に基づいて、クリームハンダが正しい位置に塗布されているかどうかが検査され、さらにクリームハンダの塗布エリアの面積が測定される。高さ測定用画像に基づいて、クリームハンダの塗布エリアの高さが測定され、先に測定された面積と合わせて、クリームハンダの体積が求められ、塗布量が適正であるかどうかが検査される。

図2は試験ユニット14の斜視図、図3は試験ユニット14をラインセンサ34の撮像ラインの方向110(以下、単に撮像方向と呼ぶ)から見た模式図である。図2または図3に示した状態で1ライン分の画像データが取り込まれると、走査ヘッド16はガイド18によって駆動方向114へ1ライン分送り出される。以降同様の処理を繰り返すことにより、基板1全面にわたる画像データが取得される。

図3のごとく、ふたつの側方照明源102はそれぞれLED(発光ダイオード)群120をもち、検査中のライン112へ効率的に側方光を投ずるよう傾斜がつけられている。アクリルシート104には、側方照明源102からの側方光を拡散する作用がある。側方照明源102は点光源であるLEDの集合体であるため、拡散作用がないと、スポット的な光が画像データへ写り込んで検査精度に悪影響を及ぼす懸念がある。

スリット照明源103も光源としてLED群120をもち、回転筒101の外周面に設けられたスリットマスクパターンによりスリット光が生成され、短焦点結像素子アレイ105により集光され、縞パターンとして基板1の検査面におけるライン112に投影される。ライン112からの反射光はハーフミラー108で反射し、レンズ32を介してラインセンサ34に入射する。

短焦点結像素子アレイ105の一例として、セルフォック(登録商標)レンズアレイ(SLA)を利用し、省スペースで縞パターンの投影を実現する。なお、回転筒101は、走査ヘッド16の駆動と同時に回転制御可能に構成され、回転により縞パターンの連続性を確保するとともに、縞パターンの発生間隔をより狭くでき、高さ測定の分解能を高めることができる。

図4(a)および(b)は、回転筒101の表面に設けられたスリットマスクパターンを説明する図である。ICやLSIなどのチップは、基板1の縦方向または横方向に沿って配置されるのが普通であり、斜めに配置されることはまれである。このことから、スリット光による縞パターンがクリームハンダの塗布エリアに対して45度の角度で形成されるようにして、チップが縦方向、横方向のいずれに配置される場合でも、ハンダの塗布エリアに対する縞パターンの本数が十分に取れるようにすることがより好ましい。そのため、図4(a)では、回転筒101の表面に45度の傾きのスリットマスクパターンが形成されている。もっとも、図4(b)のように、ラインセンサ34の撮像方向110に対して平行に縞パターンが発生するようにスリットマスクパターンを設けてもよい。

図5は、クリームハンダが塗布された基板1を説明する図である。基板1の電極2にはクリームハンダ3が塗布されている。基板1の電極2以外の部分は半透明のハンダレジスト膜4がコーティングされており、この上にクリームハンダ3が塗布されてもリフローにより溶けてなくなる。なお、同図はハンダの不良塗布状態を示している。

一方、図4(a)に示した撮像方向110に対して45度の傾きをもたせたスリットマスクパターンを利用すると、図6(a)のように縞パターンが塗布エリア5に対して斜め方向に形成されるため、塗布エリア5の長辺方向が撮像方向110に対して垂直であるか、平行であるかに関係なく、十分な縞の本数を確保することができ、分解能を高めることができる。

図6(a)および(b)のいずれの場合でも、クリームハンダの塗布エリア5の境界では、塗布エリアの高さに応じた縞パターンのずれが生じる。したがって、この縞パターンのずれ量を測定し、逆算することで、塗布エリア5の高さを求めることができる。

図7は、以上の構成による外観検査装置10の検査手順を示すフローチャートである。側方光の点灯とスリット光の点灯を同期信号に合わせて選択して行い、基板1上を走査ヘッド16が一回移動する間に外観検査用と高さ測定用の両方の画像を一度に形成する。ここでは、スタート位置である第1ラインを含む奇数ラインを外観検査用に設定し、偶数ラインを高さ測定用に設定する切り替え走査方式による検査の手順を示す。

まず、第1モードである外観検査モードが選択され、走査ヘッド16がスタート位置へ送られる(S50)。外観検査モードの選択に伴い、ヘッド制御ユニット40によって側方照明源102が点灯状態、スリット照明源103が消灯状態におかれる。側方光のもと、ラインセンサ34により第1ラインの撮像が実施され(S52)、その画像データ54がメモリ44へ書き込まれる(S54)。

つづいて、ヘッド制御ユニット40により走査ヘッド16が駆動方向へ1ライン分送られ(S56)、予め入力されていた基板1に関する情報に従い、その位置が走査のエンド位置、すなわち基板1の終了端であるか否かが判定される(S58)。エンド位置でなければ(S58のN)、高さ測定モードへ切り替えが行われる(S60)。高さ測定モードの選択に伴い、ヘッド制御ユニット40によって側方照明源102が消灯状態、スリット照明源103が点灯状態におかれる。スリット光のもと、ラインセンサ34による第2ラインの撮像、メモリ44への画像データ54の書込、走査ヘッド16の進行(S52、S54、S56)が行われる。走査ヘッド16がエンド位置にくるまでS52からS60の処理は繰り返され、奇数ラインの画像は側方光によって形成される一方、偶数ラインの画像はスリット光によって形成される。

走査ヘッド16がエンド位置にくれば、処理はS58のYからS60へ進む。ステップS60では、解析ユニット46がメモリ44から側方光による外観検査用画像を読み出して、検査箇所についてクリームハンダの塗布エリアの合否を判定し、つづいてスリット光による高さ測定用画像を読み出してその塗布エリアの高さを測定する。すなわち、各検査箇所について、クリームハンダの塗布位置が正しいかどうかが検査された上で、クリームハンダの塗布エリアの面積と高さからクリームハンダの体積を求め、適正な塗布量であるかどうかが検査される。ハンダの塗布状態検査の合否判定基準その他の情報は判定基準記憶部48から読み出され、利用される。検査が終わると結果が表示され(S62)、一連の処理を終える。なお、合否は表示だけでなくメモリ44へ記録してもよい。

以上述べたように、本実施の形態の外観検査装置10では、照明切り替えにより一度に外観検査用画像と縞パターンの投影された高さ測定用画像が得られ、外観検査用画像でハンダの塗布エリアを正確に割り出した上で、高さ測定用画像を用いて縞パターンの対応づけを行い、塗布エリアの高さを測定することができる。1ライン毎に側方光とスリット光を切り替えて基板を撮影するため、塗布エリアの位置ずれを最小限に抑えることができ、塗布されたハンダの体積を正確に算出して、精度の高い塗布量の合否判定を行うことができる。

実施の形態2
本実施の形態では、実施の形態1に係る外観検査装置10の試験ユニット14の照明ユニット30に落射照明源100がさらに含まれ、落射光による外観検査用画像が撮影される。ここでは、実施の形態1と異なる構成と動作について説明する。

図8は、実施の形態2に係る外観検査装置10の試験ユニット14の斜視図、図9は、図8の試験ユニット14を撮像方向110から見た模式図である。落射照明源100とハーフミラー108の間にはレンチキュラーシート106が設けられ、落射照明源100による落射光はレンチキュラーシート106、ハーフミラー108を通過して基板1の検査面へ入射角がほぼゼロで投じられる。レンチキュラーシート106は、光の屈折によって、撮像方向110について見た場合に落射光を基板1に垂直な成分に絞り込むよう作用する。

図9のごとく、落射照明源100は中央からふたつのサブ基板100a、100bに分かれ、それぞれ走査方向110にLED群120をもつ。これらのサブ基板100a、100bは微妙に内側を向け合う形で接続され、それぞれのLED群120が効率的に検査中のライン112へ落射光を投ずる配置になっている。なお、落射光に関する拡散作用はレンチキュラーシート106によって実現される。

クリームハンダ3は、微細な球状のハンダ粒子の集合体であり、その表面は凹凸のある粗面であるため、これに照射された落射光L1は散乱され、散乱光の一部がレンズ32を介してラインセンサ34に入射する。したがって、クリームハンダ3はやや明るい灰色に撮像される。また電極2は銅箔などの金属により形成されており、その表面は鏡面であるため、これに照射された落射光L2は垂直に正反射され、ラインセンサ34に十分に入射する。したがって、電極2は明るい白に撮像される。また半透明のハンダレジスト膜4に照射された落射光L3は、基板1まで透過するが、基板1の表面は暗緑色などの暗色であるので、この落射光L3は吸収され、基板1は黒く撮像される。

図11は、落射光のもとで撮像される、クリームハンダの塗布された基板1の画像を説明する図である。基板1の電極2は白く撮像され、基板1の電極2以外のハンダレジスト膜4で覆われた部分は黒く撮像されるため、電極2の位置は明瞭に認識できる。また、電極2は白く撮像され、クリームハンダ3は灰色に撮像されるため、クリームハンダ3と電極2の境界は明瞭であり、クリームハンダ3の形状を明確に認識できる。

このように、落射光のもとで反射光を撮像することにより鏡面であるかどうかを識別することができるため、側方光のもとで撮像された画像に基づいて、電極2とクリームハンダ3を色情報から識別することが困難である場合でも、落射光による画像を併用すれば、正確に識別することができるようになる。したがって、落射光による外観検査用画像を併用することで、クリームハンダ3が電極2に対して、正しい位置に塗布されているかどうか、その塗布面積は適正であるかどうかをより正確に判定することができるようになり、検査精度のさらなる向上を図ることができる。
