本発明は、BGA(Ball Grid Array)、CSP(Chip Size Packge または、Chip Scale Package)など、導電性ボールを実装基板との接続材として用いるパッケージに導電性ボールを整列搭載するための導電性ボール搭載装置におけるフラックス供給装置に関するものである。

【従来の技術】
たとえば、図5に示す導電性ボール(以下、はんだボールという)搭載装置は、容器1内に貯留した複数個のはんだボール2を圧縮ガスを吹き上げて浮遊させるようにしたはんだボール供給部Aと、フラックス槽3内で所定の厚さに掻き均されたフラックス4を供給するフラックス供給部Bと、はんだボール2を搭載すべきパッケージ5を位置決めする搭載部Cと、前記パッケージ5のはんだボール1を搭載する接続端子の配列と同じ配列で複数の吸着穴6aが形成され、配管7を介して真空源8に接続された整列マスク6と、この整列マスク6を前記ボール供給部A、フラックス供給部Bおよび搭載部Cの順に順次移動させる搬送装置Dとを備えている。

搬送装置Dにより、図6に示すように、整列マスク6をボール供給部A上に位置決めした状態で、真空源8から配管7を通して整列マスク6に真空圧を供給するとともに、容器1の底部から圧縮ガスを吹き出させて内部のはんだボール2を整列マスク6に向けて吹き上げて浮遊させ、整列マスク6の吸着穴6aにはんだボール2を吸着させる。

整列マスク6に所定数のはんだボール2が吸着されると、搬送装置Dは、図7に示すように、整列マスク6をフラックス供給部Bの上方に移動させた後、図8に示すように、整列マスク6を下降させ、整列マスク6に吸着されたはんだボール2の下端部をフラックス4に浸漬させ、はんだボール2にフラックス4を塗布させる。

はんだボール2にフラックス4が塗布されると、搬送装置Dは、図9に示すように、整列マスク6を搭載部Cの上方に、はんだボール2がパッケージ5の接続端子5aと対向するように移動させた後、はんだボール2をパッケージ5の接続端子に押し付ける。そして、整列マスク6に供給されている真空圧を遮断し、整列マスク6からはんだボール2を解放してパッケージ5にはんだボール2を搭載する。このとき、図10に示すように、はんだボール2は、フラックス4の粘着力によりパッケージ5の接続端子5aに保持される。

はんだボール2を保持したパッケージ5を加熱(リフロー)することにより、はんだボール2を溶かし、たとえば、100〜300個のはんだバンプ(接続用突起)を一度に形成する。

また、他のはんだボール搭載方法として、図11に示すように、パッケージの接続端子と同じ配列で複数の転写ピン9を備えた転写治具10を用い、フラックス槽3内で予め掻き均されたフラックス4を転写ピン9の先端で取り出し、図12に示すように、転写ピン9の先端に付着したフラックス4をパッケージ5の接続端子5aに転写し、図13に示すように、パッケージ5に転写されたフラックス4の上に、整列マスク6に吸着されたはんだボール2を搭載するようにしたものもある。

【発明が解決しようとする課題】
このようなはんだボール搭載装置におけるフラックス供給装置においては、フラックス供給装置が大気中に配置され、フラックス槽内のフラックスも常に大気と接触している。このため、大気中の塵埃がフラックスに落下し混入する。

塵埃が混入したフラックスを使用した場合、図14に示すように、パッケージ5の接続端子5aとはんだボール2の間にフラックス4中に混入した塵埃11が挟まると、リフローしたとき、塵埃11が介在する部分は塵埃11に邪魔されて合金反応が起こらず、はんだ付け強度が低下する。

また、水溶性のフラックスを使用した場合、フラックスが大気中の水分を吸収するため、時間の経過とともに粘着力が低下する。たとえば、気温が20〜25度、湿度40〜60%の場合、フラックスの使用できる時間は8時間程度であり、管理が煩雑になる。

上記の事情に鑑み、本発明の目的は、フラックス内への塵埃の混入を防止するとともに、水溶性のフラックスを使用する場合、吸湿によるフラックスの粘性の低下を遅らせ、作業の管理を容易にすることができるようにしたはんだボール搭載装置におけるフラックス供給装置を提供することにある。

【課題を解決するための手段】
前記の目的を達成するため、本出願の請求項1に記載の発明は、パッケージに形成された接続端子と同じ配列で吸着用の穴が形成された整列マスクではんだボールを吸着した後、フラックスの粘着力によりはんだボールを前記パッケージの接続端子に搭載するようにしたはんだボール搭載装置におけるフラックス供給装置において、ゲル状のフラックスを収容するフラックス槽と、前記フラックス槽に沿って移動してフラックスの表面を平坦にするスキージと、前記整列マスクが通過する開口部が形成され、前記フラックス槽およびスキージを覆うカバーと、前記カバーに摺動可能に支持され、前記開口部を開閉する扉と、前記カバーに接続され、カバー内にガスを供給する配管とを設けた。

【発明の実施の形態】
以下、本発明の実施の形態を図面に基づいて説明する。
図1ないし図4は、本発明の実施の形態を示すもので、図1は、本発明によるフラックス供給装置の平面断面図、図2は、図1の正面断面図、図3は、図1の側面断面図、図4は、フラックスの供給動作の一例を示す動作説明図である。

図1ないし図4において、21はベースプレート。22は支柱で、ベースプレート21に所定の間隔で立設されている。23はフラックスベースで、支柱22に固定されている。24はフラックス槽で、フラックスベース23に固定されている。

はんだボール2を吸着した整列マスク6がフラックス塗布装置の所定の位置まで移動してくると、ロッドレスシリンダ44が作動して扉46を移動させ、カバー40の開口部を開放する。

図4に示すように、整列マスク6をカバー40の開口部41の正面側からカバー40内のフラックス槽24の上方に侵入させた後下降させ、吸着したはんだボール2の下端部をフラックス4に浸積させて、はんだボール2にフラックスを塗布する。

フラックス塗布終了後、整列マスク6を所定の位置まで上昇させた後、カバー40の開口部41の正面側より搭載位置に向けて移動させる。すると、ロッドレスシリンダ44が作動して扉46を移動させ、扉46でカバー40の開口部41を覆う。

前記の実施の形態によれば、フラックス塗布装置に開口部41を扉46で開閉可能に覆うカバー40を設け、このカバー40内に圧縮ガスを供給するとともに、フラックス供給時のみ扉46を開くようにしたので、カバー40内部の圧力を高く保つことができ、外部からフラックス4内に塵埃が混入するのを防止することができる。なお、圧縮ガスの供給は、連続的に行う外、断続的に(たとえば、扉46を閉めたときのみ)行うようにしてもよい。

また、カバー40内に供給する圧縮ガスの除塵、除湿を行うことにより、圧縮ガスに含まれる塵埃によるフラックスの汚染を防止することができ、かつ、水溶性フラックスを用いた場合の、フラックスの4吸湿による性状の劣化を遅らせることができる。また、圧縮ガスとして、窒素ガス、アルゴンガスなどの不活性ガスを用いることにより、酸化によるフラックスの性状の変化を防止することができる。

なお、前記実施の形態においては、カバー40にL字状の開口部41を形成した場合について説明したが、カバー40の開口部41は、カバー40の上面だけに形成するようにしてもよい。この場合、整列マスク6を上下に移動させてフラックスの供給を行う。

【発明の効果】
以上述べたごとく、本発明によれば、パッケージに形成された接続端子と同じ配列で吸着用の穴が形成された整列マスクで導電性ボールを吸着した後、フラックスの粘着力により導電性ボールを前記パッケージの接続端子に搭載するようにした導電性ボール搭載装置におけるフラックス供給装置において、ゲル状のフラックスを収容するフラックス槽と、前記フラックス槽に沿って移動して所定の厚さのフラックス膜を形成するスキージと、前記整列マスクが通過する開口部が形成され、前記フラックス槽およびスキージを覆うカバーと、前記カバーに摺動可能に支持され、前記開口部を開閉する扉と、前記カバーに接続され、カバー内にガスを供給する配管とを設けたので、フラックスに塵埃が混入するのを防止することができる。また、水溶性フラックスを用いる場合には、フラックスの吸湿による性状の劣化を遅らせることができ、作業の管理を容易にすることができる。
