【発明の属する技術分野】
本発明は、圧電効果や逆圧電効果を示す圧電体素子の製造方法に係り、特に、ウエハ面内の結晶配向を均一にし、圧電特性を均一にすることの可能な圧電体素子の製造方法の改良に関する。

【従来の技術】
圧電性セラミックスは電気機械変換作用を示す。圧電体素子は、この圧電性セラミックスからなる圧電体薄膜を、対向する電極で挟持して構成される。

従来、圧電体素子の製造方法として、いわゆるゾルゲル法が知られている。すなわち、下部電極を形成した基板上に有機金属のゾルを塗布して乾燥および脱脂させて圧電体の前駆体膜を形成する。この塗布、乾燥および脱脂の工程を所定回数繰り返して厚膜化した後、高温で熱処理して結晶化させる。更に厚膜化するには、結晶化した圧電体膜の上に更にゾルの塗布、乾燥および脱脂の工程、および結晶化工程を繰り返し実行する。

【発明が解決しようとする課題】
ところで、ホットプレートを用いて脱脂をする場合、加熱中のウエハ反りにより、ウエハ面内で結晶配向にばらつきを生じることが避けられず、圧電特性の面内の均一性が十分に得られない。圧電素子の膜厚が厚くなるほど、また基板サイズが大きくなるほど、1つの基板内における圧電特性のばらつきは顕著となる傾向があり、均一化の工夫が望まれていた。

本発明は、圧電特性の面内均一性を向上することのできる圧電体素子の製造方法を提供することを目的とする。また、この圧電体素子を応用してインクジェットヘッドを製造した場合に、各ノズルからのインク吐出特性にばらつきのないインクジェットヘッドの製造方法を提供することを目的とする。

【課題を解決するための手段】
本発明者らは鋭意研究の結果、圧電特性の不均一が、ゾルに含まれる有機物を除去する工程(脱脂工程)におけるウエハ面内の温度分布に起因していることを見出し、本発明に至った。従来、脱脂温度の不均一が問題とされたことはなく、それが圧電特性のばらつきに影響するとは考えられていなかった。しかし、実際にはゾルの塗り重ね及びホットプレートによる脱脂の過程で基板が反ってくる場合がある。また、圧電体前駆体膜の結晶化アニールの後、再度ゾルを塗布して脱脂させ、結晶化させる工程を繰り返す場合もあり、結晶化アニールの過程では特に基板が反る傾向が強い。このような場合には、脱脂工程においてホットプレートに基板全体が密着しないため、ホットプレートに接触する部分は熱伝導により早く加熱されるが、ホットプレートに接触しない部分は加熱されるのが遅くなり、脱脂条件が不均一となる。このような脱脂条件の下で脱脂した場合には、結晶化後の圧電体の圧電特性に影響を及ぼし、圧電特性のウエハ面内分布が生じる原因となることが判ってきたのである。

さらに研究を進めた結果、圧電特性が脱脂工程の昇温速度にも影響を受けることが分かった。[表1]に昇温速度と平衡温度の組合わせに対する圧電定数d31を測定した実験結果を示す。

ここで言う圧電定数は、インクジェット式記録ヘッドにおいて、圧電素子に対向する領域のシリコン基板をエッチング除去し、インク室を形成した後に圧電素子の逆圧電効果により測定した振動板変位より、振動板のヤング率、膜厚等を考慮して算出した値である。[表1]の実験結果より、昇温速度が速すぎたり、平衡温度が低いと、圧電定数が十分に得られないことが分かった。昇温速度約1000℃/min以下で平衡温度360℃〜400℃程度が適切であることが推測できる。

上記の課題を解決する圧電体素子の製造方法は、基板上に下部電極を形成する工程と、この下部電極上に有機金属のゾルを塗布する工程と、この有機金属のゾルをゲル化させる工程と、このゲル化した有機金属を結晶化させて圧電体膜を形成する工程と、この圧電体膜上に上部電極を形成する工程とを備える圧電体素子の製造方法であって、前記有機金属のゾルをゲル化させる工程は、前記有機金属のゾルを乾燥させる工程と、これを脱脂させる工程とを備え、この脱脂させる工程において、基板の片面全体をホットプレートに密着させて基板を加熱することを特徴とする。

また、上記の課題を達成するための圧電体素子の製造方法は、脱脂工程において、常温に冷却されたAu、Ag、Al等、比較的熱伝導性の高い、1mm〜5mm厚の鋼板上にゾルを塗布乾燥したウエハを載せ、さらにウエハの外周をバネ荷重、重り荷重等の適切な手段により押し付け鋼板に密着させ、ウエハの反りを矯正したまま、ウエハを載せた鋼板をホットプレート上に載せることを特徴とする。上記製造方法によれば、ウエハ面内を均一に加熱することができ、かつ、脱脂昇温速度を制御することができる。さらに、ホットプレートの加熱温度を適正化することにより、高い圧電定数の圧電体素子の形成が可能となる。

【発明の実施の形態】
以下、本発明の実施の形態を、図面を参照して説明する。

(インクジェットプリンタの全体構成)
図1は、本実施形態の方法により製造される圧電体素子を備えたインクジェット式記録ヘッドが使用されるプリンタの構造の説明図である。このプリンタには、本体2に、トレイ3、排出口4および操作ボタン9が設けられている。さらに本体2の内部には、インクジェット式記録ヘッド1、供給機構6、制御回路8が備えられている。

インクジェット式記録ヘッド1は、本発明の製造方法で製造された圧電体素子を備えている。インクジェット式記録ヘッド1は、制御回路8から供給される吐出信号に対応して、ノズルからインクを吐出可能に構成されている。

本体2は、プリンタの筐体であって、用紙5をトレイ3から供給可能な位置に供給機構6を配置し、用紙5に印字可能なようにインクジェット式記録ヘッド1を配置している。トレイ3は、印字前の用紙5を供給機構6に供給可能に構成され、排出口4は、印刷が終了した用紙5を排出する出口である。

供給機構6は、モータ600、ローラ601・602、その他の図示しない機械構造を備えている。モータ600は、制御回路8から供給される駆動信号に対応して回転可能になっている。機械構造は、モータ600の回転力をローラ601・602に伝達可能に構成されている。ローラ601および602は、モータ600の回転力が伝達されると回転するようになっており、回転によりトレイ3に載置された用紙5を引き込み、ヘッド1によって印刷可能に供給するようになっている。

制御回路8は、図示しないCPU、ROM、RAM、インターフェース回路などを備え、図示しないコネクタを介してコンピュータから供給される印字情報に対応させて、駆動信号を供給機構6に供給したり、吐出信号をインクジェット式記録ヘッド1に供給したりできるようになっている。また、制御回路8は操作パネル9からの操作信号に対応させて動作モードの設定、リセット処理などが行えるようになっている。

(インクジェット式記録ヘッドの構成)
図2は、本実施形態の方法により製造される圧電体素子を備えたインクジェット式記録ヘッドの構造の説明図である。インクジェット式記録ヘッド1は、図に示すように、ノズル板10、圧力室基板20および振動板30を備えて構成されている。このヘッドは、オンデマンド形のピエゾジェット式ヘッドを構成している。

圧力室基板20は、キャビティ(圧力室)21、側壁(隔壁)22、リザーバ23および供給口24を備えている。キャビティ21は、シリコン等の基板をエッチングすることにより形成されたインクなどを吐出するために貯蔵する空間となっている。側壁22はキャビティ21間を仕切るよう形成されている。リザーバ23は、インクを共通して各キャビティ21に充たすための流路となっている。供給口24は、リザーバ23から各キャビティ21にインクを導入可能に形成されている。なおキャビティ21などの形状はインクジェット方式によって種々に変形可能である。例えば平面的な形状のカイザー(Kyser)形であっても円筒形のゾルタン(Zoltan)形でもよい。またキャビティが1室形用に構成されていても2室形に構成されていてもよい。

ノズル板10は、圧力室基板20に設けられたキャビティ21の各々に対応する位置にそのノズル穴11が配置されるよう、圧力室基板20の一方の面に貼り合わせられている。ノズル板10を貼り合わせた圧力室基板20は、さらに筐体25に納められて、インクジェット式記録ヘッド1を構成している。

振動板30は圧力室基板20の他方の面に貼り合わせられている。振動板30には圧電体素子(図示しない)が設けられている。振動板30には、インクタンク口(図示せず)が設けられて、図示しないインクタンクに貯蔵されているインクを圧力室基板20内部に供給可能になっている。

(層構造)
図3に、本実施形態の方法により製造されるインクジェット式記録ヘッドおよび圧電体素子のさらに具体的な構造を説明する断面図を示す。この断面図は、一つの圧電体素子の断面を拡大したものである。図に示すように、振動板30は、絶縁膜31および下部電極32を積層して構成され、圧電体素子40は圧電体薄膜層41および上部電極42を積層して構成されている。特にこのインクジェット式記録ヘッド1は、圧電体素子40、キャビティ21およびノズル穴11が一定のピッチで連設されて構成されている。このノズル間のピッチは、印刷精度に応じて適時設計変更が可能である。例えば400dpi(dot per inch)になるように配置される。

絶縁膜31は、導電性でない材料、例えばシリコン基板を熱酸化等して形成された二酸化珪素(SiO2)により構成され、圧電体層の変形により変形し、キャビティ21の内部の圧力を瞬間的に高めることが可能に構成されている。

絶縁膜31上には下部電極32を形成するが、絶縁膜31と下部電極32との間に、20nm程度のチタン又は酸化チタンの膜(密着層)を形成しても良い。

下部電極32は、圧電体層に電圧を印加するための一方の電極であり、導電性を有する材料、例えば、白金(Pt)などにより構成されている。なお、下部電極32はこれに限らず、白金と同じFCC構造を有する金属であるイリジウム(Ir)で構成しても良い。下部電極32は、圧力室基板20上に形成される複数の圧電体素子に共通な電極として機能するように絶縁膜31と同じ領域に形成される。ただし、圧電体薄膜層41と同様の大きさに、すなわち上部電極と同じ形状に形成することも可能である。

上部電極42は、圧電体層に電圧を印加するための他方の電極となり、導電性を有する材料、例えば膜厚0.1μmの白金(Pt)で構成されている。

圧電体薄膜層41は、本発明の製造方法で製造された例えばペロブスカイト構造を持つ圧電性セラミックスの結晶であり、振動板30上に所定の形状で形成されて構成されている。

圧電体薄膜層41の組成は、例えばジルコニウム酸チタン酸鉛(Pb(Zr0 . 56、Ti0 . 44)O3:PZT)等の圧電性セラミックスを用いる。その他、チタン酸鉛ランタン((Pb,La)TiO3)、ジルコニウム酸鉛ランタン((Pb,La)ZrO3)またはマグネシウムニオブ酸ジルコニウム酸チタン酸鉛(Pb(Mg、Nb)(Zr、Ti)O3:PMN−PZT)、ジルコニウム酸チタン酸バリウム(Ba(Zr、Ti)O3:BZT)などでもよい。

(印刷動作)
上記インクジェット式記録ヘッド1の構成において、印刷動作を説明する。制御回路8から駆動信号が出力されると、供給機構6が動作し用紙5がヘッド1によって印刷可能な位置まで搬送される。制御回路8から吐出信号が供給されず圧電体素子40の下部電極32と上部電極42との間に電圧が印加されていない場合、圧電体薄膜層41には変形を生じない。吐出信号が供給されていない圧電体素子40が設けられているキャビティ21には、圧力変化が生じず、そのノズル穴11からインク滴は吐出されない。

一方、制御回路8から吐出信号が供給され圧電体素子40の下部電極32と上部電極42との間に一定電圧が印加された場合、圧電体薄膜層41に変形を生じる。吐出信号が供給された圧電体素子40が設けられているキャビティ21ではその振動板30が大きくたわむ。このためキャビティ21内の圧力が瞬間的に高まり、ノズル穴11からインク滴が吐出される。ヘッド中で印刷させたい位置の圧電体素子に吐出信号を個別に供給することで、任意の文字や図形を印刷させることができる。

(製造方法)
次に、この実施形態による圧電体素子の製造方法を、インクジェット式記録ヘッドの製造方法と併せて説明する。図4及び図5は、本実施形態の方法による圧電体素子の製造工程断面図である。

絶縁膜形成工程(S1)
絶縁膜形成工程は、シリコン基板20に絶縁膜31を形成する工程である。シリコン基板20の厚みは、側壁の高さが高くなりすぎないように、例えば200μm程度のものを使用する。絶縁膜31は例えば1μm程度の厚みに形成する。絶縁膜の製造には公知の熱酸化法等を用い、二酸化珪素の膜を形成する。なお、絶縁膜31の上に、好ましくは厚さ5nm〜40nm、更に好ましくは20nm程度のチタン膜又は酸化チタン膜(密着層:図示せず)を更に形成しても良い。この密着層は、絶縁膜31と下部電極32との密着性を向上させる。

下部電極形成工程(S2)
この下部電極形成工程は、絶縁膜31又は密着層の上に下部電極32を形成する工程である。下部電極32は、例えば白金層を200nmの厚みで積層する。これらの層の製造は公知の電子ビーム蒸着法、スパッタ法等を用いる。

更に、白金膜上に、チタン(Ti)の種層を好ましくは3nm〜25nm、更に好ましくは5nmの厚みで形成する。このチタン種層の形成には、例えば公知の直流スパッタ法等を用いる。この種層は一様の厚みで形成するが、場合によって島状となっても構わない。

圧電体前駆体膜の形成(S3、S4)
次に、下部電極32上に圧電体前駆体膜41’を成膜する。圧電体前駆体膜41’は、後述の処理で結晶化されて圧電体薄膜41となる以前の、非晶質膜として構成される。本実施例ではPZT前駆体膜をゾル・ゲル法で成膜する。なお、PZTの成膜方法はゾル・ゲル法に限定されるわけではなく、MOD(Metal-Organic Decomposition)法等の溶液塗布法であれば良い。

ゾル・ゲル法とは、金属アルコキシド等の金属有機化合物を溶液系で加水分解、重縮合させるものである。具体的には、まず、基板上に金属有機化合物を含む溶液(ゾル)41”を塗布し、乾燥させる(S3)。用いられる金属有機化合物としては、無機酸化物を構成する金属のメトキシド、エトキシド、プロポキシド、ブトキシド等のアルコキシドやアセテート化合物等が挙げられる。硝酸塩、しゅう酸塩、過塩素酸塩等の無機塩でも良い。

本実施形態においては、PZT膜の出発原料として、Pb(CH3COO)2・3H2O、Zr(t−OCH4H9)4、Ti(i−OC3H7)4の混合溶液(ゾル)を用意する。この混合溶液を1500rpmで0.1μmの厚さにスピンコーティングする。塗布した段階では、PZTを構成する各金属原子は有機金属錯体として分散している。

塗布後、一定温度で一定時間乾燥させ、ゾルの溶媒を蒸発させる。例えば、乾燥温度は例えば150℃以上200℃以下に設定する。好ましくは、180℃で乾燥させる。乾燥時間は例えば5分以上15分以下にする。好ましくは10分程度乾燥させる。

乾燥後、さらに大気雰囲気下において一定の脱脂温度で一定時間脱脂する(S4)。脱脂温度は、300℃以上500℃以下の範囲が好ましい。この範囲より高い温度では結晶化が始まってしまい、この範囲より低い温度では、十分な脱脂が行えないからである。好ましくは360℃〜400℃程度に設定する。脱脂時間は、例えば5分以上90分以下にする。この範囲より長い時間では結晶化が始まってしまい、この範囲より短い時間では十分に脱脂されないからである。好ましくは10分程度脱脂させる。脱脂により金属に配位している有機物が金属から解離し酸化燃焼反応を生じ、大気中に飛散する。

特に、本実施形態では、基板全体をホットプレート100に密着させ、ホットプレートからの熱が基板全体に均等に熱伝導するようにして加熱する。脱脂の過程や結晶化アニールにより基板が歪むので、外力により、基板をホットプレートに強制的に密着させる。

図6は、上記脱脂工程における加熱方法の例を概念的に示す断面図である。図6(a)は、本実施形態による製造方法において使用される加熱方法を実現する吸着チャック式のホットプレート100を示している。ホットプレート100には多数の小孔104が形成されており、これらの小孔104内の気圧を下げ、基板512に圧電体前駆体膜511を積層した試料51をホットプレート100に吸着させることによって基板全体をホットプレートに密着させる。

また、これに限らず、基板のホットプレートに対する接触面と反対側から、基板をホットプレートに押し付けて基板を加熱してもよい。図6(b)にこの方法が示されており、おもり101を試料51の上に載せ、基板に荷重をかけることにより、基板512をホットプレート100に密着させている。特に、脱脂工程では圧電体前駆体膜511が収縮して基板の外周部が反り上がる傾向があるので、おもり101は、この図に断面図として示されるように枠状とし、基板の外周部に荷重をかけることが好ましい。

また、図6(c)に示されるように、常温に冷却されたAu、Ag、Al等、比較的熱伝導性の高い、1mm〜5mm厚の金属板105上にゾルを塗布乾燥した試料51を載せ、さらに試料51の外周を重り101等の適切な手段により押し付け金属板105に密着させ、試料51の反りを矯正したまま、試料51を載せた金属板105をホットプレート100上に載せてもよい。

また、脱脂条件を均等にするために、熱伝導ではなく、輻射熱によって基板を加熱すれば、基板が反っていても均等に加熱することができる。これを実現するための方法としては、例えば図6(d)に示すように、ホットプレート100の表面に、熱伝導性の低い材料、特にセラミックプレート102を設置し、ホットプレート100を加熱することによって試料51を加熱する方法がある。

また、図6(e)に示すように、基板512と接触しない電熱線103を使用すれば、電熱線103からの輻射熱によって基板512を加熱することができ、基板が反っていても均等に基板を加熱することが可能となる。

以上の塗布・乾燥・脱脂の工程を所定回数、例えば2回繰り返して2層からなる圧電体前駆体膜41’を形成する。

結晶化工程(S5)
上記の工程によって得られた圧電体前駆体膜41’を加熱処理することによって結晶化させ、圧電体薄膜層41を形成する。焼結温度は材料により異なるが、本実施形態では650℃で5分から30分間加熱を行う。加熱装置としては、RTA(Rapid Thermal Annealing)装置、拡散炉等を使用することができる。

図7に、この結晶化工程に使用される加熱装置の一例であるRTA装置の概念図を示す。RTA装置50は、装置外枠54内に、加熱手段52を配置した構造となっている。加熱手段52は、基板512に圧電体前駆体膜511を積層した試料51を照射可能なランプ等からなる。加熱手段52には、加熱手段制御装置53が接続され、加熱手段52に供給する電力等が制御される。

この結晶化により、圧電体膜41が形成される。本実施形態では、厚膜化のため、ゾルの塗布・乾燥・脱脂を2回繰返し、更に結晶化させるという上述の工程を、7回繰り返す。したがって、ゾルの塗布1回あたりの膜厚が0.1μmの場合には、圧電体膜41の膜厚は1.4μmとなる。

上部電極形成工程(S6)
以上により形成された圧電体薄膜41上に上部電極42を形成する。具体的には、上部電極42として白金(Pt)を100nmの膜厚にDCスパッタ法で成膜する。

圧電体素子の形成(図5:S7)
次に、上部電極42上にレジストをスピンコートした後、インク室が形成されるべき位置に合わせて露光・現像してパターニングする。残ったレジストをマスクとして上部電極42、圧電体薄膜41をイオンミリング等でエッチングする。以上の工程により、圧電体素子の一例である圧電アクチュエータが形成される。

インクジェット式記録ヘッドの形成(S8、S9)
更に、インク室基板20にインク室21を形成し、ノズル板10を形成する。具体的には、インク室基板20に、インク室が形成されるべき位置に合わせてエッチングマスクを施し、例えば平行平板型反応性イオンエッチング等の活性気体を用いたドライエッチングにより、予め定められた深さまでインク室基板20をエッチングし、インク室21を形成する。エッチングされずに残った部分は側壁22となる。

最後に、樹脂等を用いてノズル板10をインク室基板20に接合する。ノズル板10をインク室基板20に接合する際には、ノズル11がインク室21の各々の空間に対応して配置されるよう位置合せする。以上の工程により、インクジェット式記録ヘッドが形成される。

【発明の効果】
本発明によれば、脱脂工程における加熱温度及び昇温レートを基板全体で均一にすることができるので、均一な結晶配向性及び均一な圧電特性を有する圧電体素子を製造することができる。また、この圧電体素子を用いてインクジェット式記録ヘッドを製造することにより、インク吐出特性の均一なインクジェット式記録ヘッドを提供することが可能となる。

[Problems to be solved by the invention]
By the way, when degreasing is performed using a hot plate, it is inevitable that the crystal orientation varies within the wafer surface due to wafer warping during heating, and sufficient in-plane uniformity of piezoelectric characteristics cannot be obtained sufficiently. As the film thickness of the piezoelectric element increases and the substrate size increases, the variation in piezoelectric characteristics within one substrate tends to become more prominent, and a device for uniformization has been desired.

An object of the present invention is to provide a method for manufacturing a piezoelectric element capable of improving in-plane uniformity of piezoelectric characteristics. It is another object of the present invention to provide a method for manufacturing an ink jet head in which there is no variation in ink discharge characteristics from each nozzle when an ink jet head is manufactured by applying this piezoelectric element.

[Means for Solving the Problems]
As a result of diligent research, the present inventors have found that the non-uniformity of piezoelectric characteristics is caused by the temperature distribution in the wafer surface in the process of removing organic substances contained in the sol (degreasing process), leading to the present invention. It was. Conventionally, non-uniformity of the degreasing temperature has never been a problem, and it has not been considered that it affects the variation in piezoelectric characteristics. However, in reality, the substrate may be warped in the process of sol coating and degreasing with a hot plate. In addition, after the crystallization annealing of the piezoelectric precursor film, there is a case where the sol is applied again, degreased and crystallized repeatedly, and the substrate is particularly likely to warp in the crystallization annealing process. In such a case, since the entire substrate does not adhere to the hot plate in the degreasing process, the portion that contacts the hot plate is heated faster due to heat conduction, but the portion that does not contact the hot plate becomes slower to be heated. The degreasing conditions are non-uniform. It has been found that degreasing under such degreasing conditions affects the piezoelectric characteristics of the piezoelectric body after crystallization and causes the distribution of piezoelectric characteristics in the wafer surface.

As a result of further research, it was found that the piezoelectric characteristics were also affected by the heating rate of the degreasing process. [Table 1] shows the experimental results obtained by measuring the piezoelectric constant d 31 with respect to the combination of the heating rate and the equilibrium temperature.

The piezoelectric constant referred to here is determined by the diaphragm displacement measured by the reverse piezoelectric effect of the piezoelectric element after etching the silicon substrate in the region facing the piezoelectric element and forming the ink chamber in the ink jet recording head. It is a value calculated in consideration of Young's modulus, film thickness, and the like. From the experimental results in [Table 1], it was found that the piezoelectric constant could not be sufficiently obtained when the temperature rising rate was too fast or the equilibrium temperature was low. It can be inferred that an equilibrium temperature of about 360 ° C. to 400 ° C. is appropriate at a heating rate of about 1000 ° C./min or less.
