【産業上の利用分野】
本発明は分割型黒鉛るつぼにおける分割支片の製作方法に係り、詳しくは、内部の底面が球面状をなし、少なくとも2つの分割支片を一体に組み合わされた分割型黒鉛るつぼにおいて、この分割支片で黒鉛るつぼの球面状底面を構成する部分を機械的な切削により球面状に形成できる方法に係る。

【従来の技術】
電気通信機器の分野において、半導体素子や集積回路の基板がシリコンの単結晶体から製造されている。このシリコン単結晶体は、通常、多結晶のシリコンを原料として溶融し、この溶融シリコン浴から種結晶を介してシリコンの単結晶を引き上げることによって単結晶を成長させ、成長したシリコン単結晶から成るシリコン単結晶体が製造される。

このシリコン単結晶の成長法は、液相エピタキシ−(liquid phase epitaxy)又は液相成長法といわれ、一つの結晶、すなわち、種結晶の特定結晶面上に一定の方位関係をもって溶融シリコン浴からシリコン単結晶を成長させる現象を利用する方法である。このような定方位成長(Oriented Overgrouth)を利用することによってシリコンの単結晶を成長させると、多結晶のシリコン原料からシリコンの単結晶体が得られる。

このようなシリコン単結晶体の製造方法としては、種々の方法が知られている。この中で、量産が可能であるところから、通常、チョクラルスキ−法(Czochralski法:CZ法)が用いられ、多結晶のシリコン原料を溶融するために、内側に石英るつぼが内挿されている黒鉛るつぼが用いられている。

図11は、従来例のCZ法によるシリコン単結晶成長装置の一例を示し、図11ではその一部を断面で示している。図11において、符号1はるつぼを示し、このるつぼ1によって多結晶のシリコン原料を溶融し、溶融シリコン浴4が形成されている。るつぼ1は二重構造を成し、石英るつぼ2が黒鉛るつぼ3の内側に内挿された構造になっている。

すなわち、黒鉛材料は溶融その他の高温操作に好適な材料である。しかし、シリコンは溶融状態では黒鉛と活発に反応するため、多結晶のシリコン原料を溶融するためには、黒鉛るつぼ3を直接使用することはできない。このため、CZ法でシリコンの単結晶体を製造する場合には、黒鉛るつぼ3の内側に石英るつぼ2を内挿し、その中に多結晶のシリコン原料を入れて溶融し、溶融シリコン浴4が形成されている。

しかし、シリコン原料の溶融温度は石英の軟化温度(約1550℃内外)に近い。このため、石英るつぼは軟化する危険がある。このところから、石英るつぼ2をその外周から保護し支持するために、石英るつぼ2の外形に合わせた黒鉛るつぼ3をつくり、その中に石英るつぼ2を内挿し、石英るつぼ2は外周から黒鉛るつぼ3によって保護される状態で使用される。

一方、黒鉛るつぼ3の底部には黒鉛材料から成る係止部材5が係止され、黒鉛るつぼ3の底部にはこの係止部材5が係止されるように、係止凹部6が形成されている。係止部材5には回転軸7の上端に取付けられる係止片8が係合し、回転軸7とるつぼ1との一体化がはかられている。

回転軸7は矢印方向に回転できるとともに昇降できるように構成されている。このため、このように回転軸7との一体化がはかられている、るつぼ1は、シリコンの単結晶成長の間、回転軸7が回転ならびに昇降し、これによって、石英るつぼ2内の溶融シリコン浴4の液面は常に一定のレベルを保つように構成されている。

また、石英るつぼ2内で液面レベルが一定の溶融シリコン浴4には種結晶9が浸漬し、種結晶9を介してシリコンの単結晶を成長させて、シリコン単結晶が成長した単結晶体10が製造される。

るつぼ1の加熱ならびにシリコン原料の加熱溶融は、黒鉛発熱体や抵抗加熱コイル等の加熱体11によって行なわれ、加熱体11はるつぼ1の周囲に設けられている。

一方、るつぼ1の上方には、引上げ軸12が設けられ、引上げ軸12は矢印方向に回転しかつ昇降自在に構成され、引上げ軸12の下端には先にのべた種結晶9が着脱自在に装着されている。したがって、るつぼ1、なかでも、石英るつぼ2内で液面レベルが一定な溶融シリコン浴4に引上げ軸12の先端に取付けられた種結晶9を接触させ、シリコンの単結晶成長に合せて引上げ軸12を回転させつつ引上げていくと、種結晶9の特定結晶面上に対し、一定の方位関係をもってシリコン単結晶がエピタルキシャル生成し、シリコン単結晶が成長した単結晶体10が液相成長される。

このようにCZ法でシリコンの単結晶体を製造するときに、石英るつぼ2が内挿された黒鉛るつぼ3が使用されているが、この黒鉛るつぼ3は次のとおりの条件を具える所謂分割型が望まれている。

(a)、所謂分割型黒鉛るつぼ3は一体に構成することなく、図8ならびに図9に示すように、少なくとも2つ以上の分割支片130、130、130を組み合わせて所謂分割型として構成したものである。すなわち、各分割支片130、130、130は黒鉛るつぼ3の中心軸101を通る縦断面で少なくとも2つ以上に切断されたものであって、各分割支片130、130、130の断面は、後記のように、通常扇形断面のものとして構成されていること。

(b)、少なくとも2つ以上の分割支片130、130を組み合わせて構成した所謂分割型黒鉛るつぼ3は、図9に示すとおり、内部の底面132は球面状を成し、なかでも、底面132と内壁面131の境界部分は円弧状をなし、いずれの場合であっても黒鉛るつぼの内壁面131と底面132とは、図9に示すとおり、全く境い目がなく連続化されていること。

(c)、各分割支片130、130、130の素材となる円柱状黒鉛材料は、高密度で等方性を具える高密度の黒鉛材料である。このため、これらを組み合わせ一体化する際に各分割支片130、130、130を接合する手段が見当らないし、分割支片の製作も高価な高密度黒鉛の素材を機械的な切削加工によって中ぐりし、この中ぐりした素材を縦に分割することが行なわれている。この方法によると、材料ロスがきわめて多く、高密度の黒鉛材料がきわめて高価のこともあって、材料ロスのない製作法が望まれている。

このように黒鉛るつぼには上記(a)〜(c)の条件が望まれているが、これら条件について更に説明するとつぎのとおりである。

まず、(a)の条件についてみると、黒鉛るつぼはシリコン原料の加熱溶融に直接供せられるものでなく、石英るつぼを外周から保護するものである。しかしながら、黒鉛るつぼは石英るつぼと一体を成し、シリコン単結晶の成長に使用されるため、この間に黒鉛るつぼと石英るつぼとの密着面からシリコン蒸気などが侵入し、黒鉛るつぼの外周面がシリコン蒸気などにさらされる。このため、黒鉛るつぼは一体に構成することは好ましくなく、少なくとも2分割または3分割し、このような分割支片を組み合わせ、黒鉛るつぼは分割型として構成することが必要となる。

すなわち、黒鉛るつぼに内挿された石英るつぼは、シリコン原料を溶解するために高温にさらされると、軟化し、黒鉛るつぼの内壁面に密着する。一方、この密着状態は冷却されると、黒鉛材料と石英材料は熱膨張率が異なることもあって、外側の黒鉛るつぼは変形し破壊する。

また、このように種結晶により単結晶シリコンを引上げの時には高温にさらされて石英るつぼが黒鉛るつぼの内壁に密着はしているため、次の反応式(1)、(2)によって、
SiO2(石英るつぼ)+3C(黒鉛るつぼ)→SiC+2CO↑…(1)
SiO (石英るつぼ)+2C(黒鉛るつぼ)→SiC+CO↑ …(2)
によって黒鉛るつぼの内壁面上にSiC層を生成する。

このSiCの生成によって、SiCと黒鉛材料の熱膨張率に大きなへだたりがあるため、黒鉛るつぼに内部応力が発生する。

また、このSiCの生成度合が大きい程内部応力が大きくなり、黒鉛るつぼが割れる。

このようなところからも、黒鉛るつぼは一体のものとして構成することはできず、少なくとも2分割か3分割に分けた分割支片を合わせて黒鉛るつぼを所謂分割型として構成し、組み合わされた分割支片間の間隙によって上記の問題点を除去している。

次に、(b)の条件についてみると、(a)の条件によって少なくとも2つ以上に分割された分割支片が組み合わされたものとして構成すると、この分割型黒鉛るつぼの内面では、底面132は、図9に示すように、半球面状か皿型に構成し、底面132と内壁面131が境い目なく連続化していること、平たくいうと、図9に示すように球面あるいは皿状として連続化していることが必要である。

すなわち、内面が円筒状に構成される従来例の黒鉛るつぼでは、図9に示す分割型るつぼ3のように内壁面131と底面132とが連続化したものと異なって、その境界面に境い目が存在しているものである。このように境い目のある黒鉛るつぼであると、加熱がくり返されると、境界部分に応力が集中し、さらに、くり返して使用されると、境界部分で破損され易い。

また、黒鉛るつぼに形成されるSiCは、内壁面と底面が連続しない境界部分に集中し易く、それにともなって内部応力も集中し、この部分から黒鉛るつぼは割れることが多い。

また、このように底面132を球面化し境い目なく連続したものと構成すると、シリコン溶融浴4の中に含まれる酸素などの溶存濃度を均一化でき、品質のすぐれた単結晶体を成長させることができる。

このため、CZ法に供せられる分割型黒鉛るつぼでは、通常、図9に示すように、底面132は球面状又は皿型に構成し、内壁面131と底面132の間には境界部分がなく連続したものとして構成する。

以上詳しくのべたとおり、CZ法に供せられる黒鉛るつぼは、上記条件(a)および(b)に示したように、少なくとも2つ以上に分割された分割支片を組み合わせた分割型として構成し、その内部の底面は球面状に構成し、境い目なく連続した構造に構成する必要がある。

次に、(c)の条件をみると、(a)および(b)の条件の構造の分割型黒鉛るつぼは、CZ法に用いるのには好適であるが、製造するのに多大な手間がかかり、どうしても、機械的な切削手段によらなければならない。しかし、この黒鉛素材そのものが高価であり、さらに、CZ法などに供せられる分割型黒鉛るつぼはきわめて高価な等方性黒鉛材料を用いることから、きわめて高能率で材料の無駄もなく製作する方法が望まれる。

さらに、このように一体ではなく分割支片を組み合わせた黒鉛るつぼは、近年ウエハ−の大型化に伴い、それにともなって黒鉛るつぼも大型になって、その需要が多く、その目的に応じた大径の黒鉛素材も製造されるようになっている。とくに、この黒鉛素材は等方性黒鉛から成るものであって、大径のものとなると、製造日数が6ヶ月から1年もかかることから、予め大径の黒鉛素材を製造するようになっており、小径の黒鉛素材は需要に応じてその都度製造されていたが、小径の黒鉛るつぼであっても、止むなく大径でかつ高価な黒鉛素材から削り出すことも行なわれている。

すなわち、標準的な機械的切削手段による黒鉛るつぼの製作方法は大型の黒鉛素材を旋盤などの把持部に把持し、回転させながら、旋盤に装着した切削バイトにより切削し、黒鉛素材をその中心軸に沿って中ぐりし、外周面や内周面を整えて、予め、一体の黒鉛るつぼを製作してから、この黒鉛るつぼを縦に分割して分割支片を構成している。このため、黒鉛素材そのものを大径化していることもあって、中ぐりのときに発生する切り粉が多くなり、この切り粉は、廃棄するか、低価格な製鋼用加炭材に振り向けることしかできない。きわめて大きな経済的ロスとなっている。

とくに、黒鉛るつぼ用の黒鉛素材は等方性のものであって、金属などの精練用黒鉛電極などと較べると、その価格はきわめて高く、製鋼用加炭材の50倍以上にも及んでいる。このように高価な黒鉛素材のほとんど大部分を中ぐりのときに切り粉としてロスをすることは、黒鉛るつぼの価格にはねかえり、これを利用価値の高い素材として回収することが、黒鉛るつぼの製作において重要となっている。

このところから、黒鉛素材を中ぐりによって多量の切り粉を発生する代りに、利用価値の高い塊状物(中抜き材と呼ぶ)で回収することが可能となれば、それを小径の黒鉛るつぼの分割支片として利用でき、るつぼの製造原価は著しく低減することになり、経済的効果は絶大である。

この点から、黒鉛素材を中ぐりして黒鉛るつぼを製作するときに、切り粉の発生を少なくし、塊状の中抜き材が得られる切削工具が実開平1−117814号公報に記載され、提案されている。

この切削工具は、棒状材の先端に鋸刃が取付けられ、この棒状材はその後端に取付けられた把手によって回転できるように構成されている。

この切削工具で黒鉛素材を中ぐりする場合には、予め、円筒状の黒鉛素材の一つの端面から軸方向に向って同心円状の溝を形成してから、この溝の中に切削工具の棒状材を挿入し、溝の底部に到達させる。その後、棒状材の把手を徐々に回して棒状材の鋸刃を中ぐりすべき底部の素材に押しつけて切断し、黒鉛素材から外周のるつぼを残して塊状の中ぐり材をとり出す。

しかしながら、この切削工具によって形成される、るつぼの内側の底面は球面状でなく内壁面と底面との間に境い目が残って不連続なものとなる。また、このような底面を球面状にするのには、黒鉛るつぼ底面でとる加工代が大きくなる。

【発明が解決しようとする課題】
本発明は、上記のような欠点を解消することを目的とし、円柱状の黒鉛素材から内部の底面が球面状をなす黒鉛るつぼを、球面状基板に切削具を具える切削手段を用いて中ぐりするのみで製作できる方法を提供する。

【課題を解決するための手段】
このような課題を解決する、本発明は、内部の底面が球面状をなし、少なくとも2つの分割支片が一体に組み合わされる分割型黒鉛るつぼにおいて、黒鉛素材を機械加工することによって各分割支片を製作する際に、黒鉛素材の一方の端面から他方の端面に向って切削し、黒鉛素材の軸心と中心が一致し先端が閉塞される円筒溝を形成する円筒溝形成工程と、この円筒状溝を具える黒鉛素材をその中心軸を含む軸方向に少なくとも2つに分割して、中心軸に直交する横断面が扇形又は多角形をなす中間素材を形成する素材分割工程と、各中間素材を、その内側面から外周面に向って円筒溝に達するまで、球面状基板の円周面近傍に設けた切削具を有する球面状切削手段を用いて、切削し、内側の内壁面が円筒面をなし内側の底面が球面形状をなす分割支片を形成する底面形成工程とを具えて成ることを特徴とする。

そこで、これら手段について図示の実施態様を通じてさらに詳しく説明する。まず、図1、図2および図3はそれぞれ円筒溝形成工程、素材分割工程および底面形成工程の実施態様を示す説明図であって、図1および図2において、符号100は黒鉛素材を示す。黒鉛素材100は、通常、その中心軸101をほぼ水平方向又は垂直方向に保持し、この状態で旋盤など(図示せず)の把持部によってその外周から把持する一方、切削バイト102によって切削し、中心軸101と同心円状に円筒溝103を形成する。

この黒鉛素材100としては、その用途がCZ法によるシリコン単結晶の成長用である場合は、その中心軸101の方向ならびにその中心軸に直交する直交方向において物理的性質、化学的性質、なかでも、熱伝導率が一定となる等方性黒鉛材料を用い、構成し、熱膨張の差にもとずく熱応力による破壊などを除去できるようにする。

しかし、CZ法によるシリコン単結晶成長以外の用途に供せられる黒鉛るつぼの場合は、その用途に応じる黒鉛材料から構成することができる。

さらに、黒鉛素材100の形状はいずれの形状のものでも用いることができ、通常は、円柱状として成型されているが、黒鉛るつぼの形状に応じて黒鉛素材100は角柱状にも、いずれの形状にも成形することもできる。

黒鉛素材100に形成する円筒溝103は黒鉛素材100の一つの端面105からそれに対向する他の端面106に向って形成するが、円筒溝103は他端面を貫通することがない。すなわち、円筒溝103の先端は閉塞する。この閉塞部は黒鉛素材100で他の端面106から一定の距離をおいた底面部分107として残し、この残した底面部分107によって後記のとおり黒鉛るつぼの底面を形成する。すなわち、黒鉛素材100において、円筒溝103の下端の底面部分107によって黒鉛るつぼの底面が形成され、この黒鉛るつぼを構成する各分割支片130は、後記のとおり、黒鉛素材100を分割して切削して製作する。

次に、図2に示すように、黒鉛素材100は少なくとも2個、なかでも3個若しくは4個に分割して中間素材110を形成し、各中間素材110毎に中抜き材140を中抜きして(図3参照)、分割支片130(図6参照)を製作する。

すなわち、図2に示す例は黒鉛素材100を3個に等分割したものであって、黒鉛素材100は一定鎖線で示す3個の分割面111で分割されている。各分割面111は黒鉛素材100の中心軸101を含みその中心軸101から放射線状に指向する面であり、このような分割面によって分割する個数は必ずしも3個又は4個でなくとも、所望に応じて5個又はそれ以上に分割することができる。

このように分割した中間素材110は、図2に示す平面形状からおしはかられるとおり、円柱状黒鉛素材100の場合は、中心軸101で交わる2つの分割面111とこれら分割面111、111ではさまれる円筒面とから成って、柱状に構成されている。

また、黒鉛素材が角柱状から成る場合は、図示は省略するが、中間素材110は2つの分割面と角柱状黒鉛素材の外周の一部を成す外周面とから構成される。

図3は、このような形状の中間素材110を球面状切削手段120により切削して球面形切削面を創成する際の切削態様の一例を示す。図3に示すように、2つの分割面111(図2参照)が交われる中心軸101の方向から球面状切削手段120を中間素材110に接近させて切削し、その切削面112が円筒溝103の下端にまで進行したところで停止する。このように切削すると、図6に示すように球面形状の底面132を具える分割支片130が形成され、その内側の黒鉛材料が塊状の中抜き材140として得られる。

切削手段120は球面形基板121を具え、その球面形基板121の周縁部に少なくとも1個の切削具122が設けられている。すなわち、球面形基板121の形状は球体の一部を成す球面形又は皿型であって、この基板121は鋼板やステンレス鋼板から構成する。また、球面形基板121にはその中心軸に沿って回転軸123を取付け、回転軸123を矢印方向に回転させることによって球面形基板121を回転させる。

切削具122は球面形基板121の周縁部に等間隔をおいて設けられるが、必ずしも等間隔をおく必要もない。切削具122としては、通常ステライト工具やセラミック工具が用いられるが、これら工具以外に高速度鋼なども用いることができる。

一般に、CZ法によるシリコン単結晶体の製造に供する黒鉛るつぼは、高密度で硬度の大きい黒鉛材料から構成されている。このように硬度の大きい黒鉛素材の切削は切削時に発生する熱により高温にさらされるため、高温硬さの大きい工具でなければ黒鉛素材100を円滑に切削できない。このため、切削具122としては、ちなみに、少なくとも700℃でロックウェルAかたさ70以上のものが好ましい。すなわち、ステライト工具はコバルトを主体とした合金であり、ロックウェルCかたさ50以上であって、黒鉛素材の切削に好適である。セラミック工具は酸化アルミニウムを主体としたセラミックから成って、高温かたさも大きく、ステライト工具と同様に好適である。

さらに、このような黒鉛素材を切削するところから、鋳鋼等の切削工具が好ましく、この用途に向けられる超硬質工具が好ましい。

切削具122は球面形基板121には少なくとも1つ設ければよいが、2つ以上設けるときには、球面形基板121の周縁に等間隔をおいて設けるのが好ましい。このように2つ以上設けると、切削時の音や振動が最小限におさえることができる。

このような球面状切削手段120による切削によって分割支片130の底面を形成する場合には、中間素材110の分割面111が交わる中心軸101の方向から、球面状切削手段120、とくに、球面形基板121の切削具122を近寄らせて切削する。

すなわち、中間素材110は旋回自在な旋回台の上にのせて把持部材で把持し、回転する球面状切削手段120に対し、中間素材110をその中心軸101を中心として−60°〜+60°の範囲で旋回させて切削する。また、このように中間素材110を旋回させなくとも固定したままとして、回転する球面状切削手段120を旋回させ、中間素材110を切削することもできる。

このように切削するときに、中間素材110で2つの分割面111の交線として形成される中心軸101上に製作すべき黒鉛るつぼの底面の曲率半径の中心0と球面状切削手段120の球面形基板121の曲率半径の中心とを一致させると、中間素材110の切削面112が球面状切削手段120の球面形基板121をならい面として形成されるため、製作すべき黒鉛るつぼの底面と同じ曲率半径をもつ球面形の切削面112が形成できる。すなわち、球面状切削手段120の球面形基板121は製作すべき黒鉛るつぼの底面の曲率半径と一致する曲率半径をもつ球面から成っている。したがって、球面形基板121の球面形状は製作すべき黒鉛るつぼの底面の形状と一致しているため、球面形基板121をならい面として球面状切削手段120により切削すると、中間素材110に形成される切削面112は、この切削の結果製作される分割支片を組み合わせたときに、製造すべき黒鉛るつぼの底面を構成することになり、この底面は球面形をなし、この球面形底面は内壁面と連続したものとなる。

このように球面状切削手段120の切削の結果、中間素材110から分割支片130が取出され、一方、この分割支片130から分離されて中抜き材140が取出される。分割支片130は、図6に示すとおり、内壁面131が円筒面を成し、内部の底面132は球面状に構成される。

このように中間素材110を球面状切削手段120の球面形基板121をならいとして切削すると、形成される分割支片130の底面132の球面形状、すなわち、その曲率半径は球面状切削手段120の球面形基板121の形状に左右される。

したがって、製作する黒鉛るつぼの底面の形状やその曲率半径に応じて、その形状や同じ曲率半径を持つ球面形基板を具える球面状切削手段を用いる必要がある。

要するに、製作する黒鉛るつぼの内側で底面の球面形状や曲率半径に応じてそれに合う球面形基板を有する切削手段を使い分け、この球面形基板の形状や曲率半径をもった球面形状を曲率を持った黒鉛るつぼの内側の底面が形成できる。このような底面であると、黒鉛るつぼの内壁面と底面は連続して境い目がなく熱応力の集中などが防止できる。

すなわち、従来例の黒鉛るつぼは、すでに述べたとおり、高温にさらされたときの熱応力による応力集中や、冷却と加熱を交互にくりかえすことによる熱応力などを除去するために、内側の底面を機械加工などによって球面形に仕上げている。この底面加工がきわめて多大な手間がかかり、とくに、種々の研削、研摩などによって、球面形に仕上げることは多大の手間がかかり、それが黒鉛るつぼのコストにはね返っている。

この点、本発明は、分割された中間素材を球面状切削手段を用いてその球面形基板にならって球面形底面を形成するため、従来例のように内壁面と底面の境界の不連続部分を除去するために、研削、研摩などの機械加工を行なう必要がなく、さらに連続化を高めるために機械加工を行なっても、わずかに機械加工するだけで一層連続化が高められ、滑らかな球面形となる。
