本発明はプローブカード探針の研磨装置に関し、特にラッピングフィルムを使用したプローブカード探針の研磨装置に関する。

【従来の技術】
図面を用いて、従来のプローブ針の研磨技術を三例説明する。第一の先行技術の例として、図7を用いて、特許第2516377号公報の内容を説明する。プローブ円板の中心に集合する如く配置された複数個のプローブ針71からなるプローブカード72が固定台、例えばウエハ検査装置のヘッドプレート73の固定台74に固定させる。この固定台74に固定されたプローブカード72の下側に一定の距離を離して保持体として真空吸着台75が移動部としての真空吸着台移動部76の作動により、プローブカード2面と平行に走行する。この真空吸着台75が真空吸着台移動部76によりプローブカード72の下側に到達したのちに、上下動部としての真空吸着台上下移動部77でこの真空吸着台75を上下動する。この真空吸着台75には、上記プローブカード72とプローブ針71の先端部71aの内側壁71bを研磨する研磨体78が吸着固定されている。この研磨体78の構造は、上記プローブカード72の複数のプローブ針71の先端部71aに囲まれた内側壁71bと斜交する如く断面が台形状に形成された研磨片78aで、この研磨片78bの底面に真空吸着台75の吸着方向に円板78bが設けられた構造になっている。図7では、プローブ針1の内壁を研磨する例を示していたが、外壁を研磨する場合には図8に示すように形状を変えた研磨片を用いて、上記同様に研磨していた。

第二の例として、図9〜11を用いて、特開平11−145219号公報を説明する。このプローブ装置910は、図9に示すように、カセットC内に収納されたウエハWを搬送するローダ室911と、ウエハWを検査するプローバ室912と、プローバ室912及びローダ室911を制御するコントローラ913と、このコントローラ913を操作する操作パネル、兼、表示装置914とを備えている。また、上記プローバ室912は、駆動機構918を介してX、Y、Z及びθ方向に移動するメイン−チャック919と、ウエハWをアライメントするアライメント機構920と、ウエハWの電気的検査を行うためのプローブ針921Aを有するプローブカード921とを備えている。プローブカード921はプローバ室912の上面に対して開閉可能なヘッドプレートの中央の開口部にインサートリングを介して固定されている。そして、テストヘッド(図示せず)がプローバ室912のプローブカード921上へ移動し、電気的検査を順次行うようにしている。そして、上記メインチャック919にはクリーニング機構930が付設されている。このクリーニング機構930は、例えば図10に示すように、プローブカード921をクリーニングする1箇所のソフトクリーナ931及び2箇所のブラシクリーナ932、933と、これらのクリーナ931、932、933を一体的に支持する支持台934と、この支持台934とシリンダロッド935Aを介して連結されたエアシリンダ935と、このエアシリンダ935を支持する基台936と備え、図10に示すようにソフトクリーナ931及びブラシクリーナ932、933がエアシリンダ935を介して昇降するようにしてある。そして、図10に示すように、各クリーナ931、932の表面は同一平面になるように形成されている。ところで、上記ソフトクリーナ931は、例えば、ゴムと充填剤を配合して砂消し状に形成されたクリーナ層931Aと、このクリーナ層931Aが充填され且つ偏平で矩形状に形成された容器部931Bとからなっている。容器部31Bの底面中央には凸部31Cが形成され、この凸部931Cが支持台934の凹部と嵌合している。また、上記Xブラシクリーナ932は、例えば図11の(a)及び(b)に示すように、多数本の繊維部材を束ねたブラシ932Aと、各ブラシ932Aがマトリックス状に配置して植設された矩形状の基部932Bとからなっている。基部932Bの底面中央には凸部932Cが形成され、この凸部932Cが支持台934の凹部と嵌合している。

【発明が解決しようとする課題】
上述した三例の先行技術においては、下記の欠点を持っている。第一の例では、傾斜面を持ったセラミック研磨材が上下動しているので、探針形状にバラツキを有するプローブカードへは対応することができず、多種多様なプローブカード毎に研磨片を作らなければならず、費用がかさむと言う欠点がある。また、硬質な研磨片に直接接触させているので、探針が削れ、探針を頻繁に交換しなければいけないという欠点がある。また、上下動作だけで研磨しているので、研磨片の斜面の同じ部分としか探針が接触せず、接触部分が狭いので、探針に多量に付着物がある場合には、一度、研磨片に付着した付着物が再度探針に付着してしまうと言う欠点がある。次に、第二の例はソフトクリーナと、ブラシを併用したクリーニング方法であるが、クリーナに探針を突き刺し、クリーニングしているので、ステージの移動距離を正確に制御しなければ、探針を破壊する恐れがあるという欠点を持っている。さらに、探針の方向とブラシの方向と上下動作の方向が同じ方向なので、第一の例よりも探針とプラシとの接触部分が狭く、最付着の可能性がさらに高く、その上、ブラシと探針とが点接触となり、すべりやすく、研磨効果が小さいと言う欠点がある。最後に、第三のピアノ線材の先端にセラミック粉片をつけた研磨片で、探針を研磨する方法でも同様に、探針形状の方向と、ピアノ線材の方向と、それを上下する研磨方向が同じ方向であり、セラミック粉片と探針とは点の接触であり、探針表面をすべるような結果になり、再付着の可能性が高く、プローブ針への研磨効果が小さいという欠点がある。さらに、以上3例ではいずれも、研磨時動作が上下にしか動作していないので、研磨距離を多くとることができず、その要因でも研磨効果が小さいと言う欠点を有している。

【課題を解決するための手段】
本発明のプローブカード探針の研磨装置は、冊状のラッピングフィルムを、湾曲させて折り目をつけずに二つ折りし、重ねた両端を固定するラッピングフィルム固定機構を有することことを特徴とする。
また、固定機構を探針方向に対して、垂直にスライド動作させる駆動機構をもつことを特徴とする。
また、プローブカード固定部等にスライド機構を設け、縦方向にスライドさせて縦、横方向に研磨することを特徴とする請求項1のプローブカード探針の研磨装置。
また、プローブカード固定部等に回転機構を設け、モーターの回転軸に円筒状のシートを数枚取り付け、回転させることを特徴とする。
また、研磨面が弾性力を持った状態で探針を研磨する一体物の研磨体を用いたことを特徴とする。

【発明の実施の形態】
図面を使って、本発明のプローブカード探針研磨装置の構造を説明する。図1は、プローブカード探針研磨装置の概略図である。装置中央には、研磨機能を持つラッピングフィルム1を、横から見て丸くなるように、折り目をつけずに二つ折りし、重ねたまま固定したラッピングフィルム固定部2がある。その固定部は左右方向にスライドして動くようになっている。さらに、このラッピングフィルム固定部は、前面の高さ調整ダイヤル9で高さ方向が調整可能に成っている。ラッピング固定部2を取り囲むように、筐体部がある。筐体部はラッピングフィルム固定部2の上にプローブカード3の針部が入るくらいの開口部があり、開口部の周りにはプローブカード3を固定する為の位置決めピン7、カード押さえ8がある。筐体部の前面パネルには、研磨回数指定ディジスイッチ11、スタートスイッチ12、ストップスイッチ13、電源ONランプ14、アラームLED15がある。

図2に、プローブカード3を示す。中央の四角の部分が探針部4で、その探針部の下に探針5がでている。図3は、ラッピングフィルム固定部の拡大図で、ラッピングフィルムを横から見て丸くなるように、折り目をつけずに二つ折りし、重ねたまま固定ネジ18で押さえて、固定する。ラッピングフィルムは、表面粒度が0.1μm〜1μm程度の酸化アルミニウム、または、ダイヤモンドの研磨粒子で構成されているもので、磁気ヘッド、ディスクなどの研磨に用いられている。

図1、図4、図5、図6を用いながら説明する。まず、準備として、図6のように取り付け確認治具17を用いて、ラッピングフィルム1を取り付ける。本発明の装置では、均一に効率よく、探針5を研磨する為には、ラッピングフィルム1の弾性力を所望の弾性力に一定にすることが重要なことなので、この取り付け確認治具を用いて、固定ネジ18から丸いラッピング先端までの長さ、ラッピングフィルム1の丸いふくらみを、何時、誰が固定しても同じになるように均一に固定する。この時に固定治具2は図のように階段状の段差を設けていれば、固定がより確実になる。その後、図2の探針5を下にしたプローブカード3を、位置決めピン7で位置を固定しながら、図1の装置に、カード押さえ8で、図4のように固定する。そして、研磨高さ位置調整ダイヤル9を動かして、高さ位置を調整し、良い位置でロックする。高さ位置は、ラッピングフィルム1と探針5との関係が図5(a)のようになるように調整する。位置調整ダイヤル9を動かすと、スライド機構10が上下し、ラッピングの上下位置を調節することができる。次に、研磨回数をデジスイッチ11で設定する。その後、スタートスイッチ12を押すとラッピングフィルム固定部2が左右にスライドし、探針5を研磨する。通常は、研磨回数指定デジスイッチ11で設定した回数が終了すると自動的に止まる。もし何らかの故障で、終了しなかった場合にはストップスイッチ13を押して終了させる。

本発明では、横方向への移動にて接触面の拡大を行っているが、スライド機構、またはプローブカード固定部等に回転機構を設け、縦方向にスライドすることができるようにし、縦、横方向に研磨するようにすれば、もっと効果があがる。また、先の実施例ではラッピングフィルムを丸く二つ折りにすることで、弾性を有する研磨面を得たが、ラッピングフィルムではなくスポンジ状の一体物で、研磨面が弾性力を持った状態で事、探針に垂直に研磨するようにすることができれば、一体物の研磨体を使っても良い。

【発明の効果】
以上説明してきた本発明は前述の先行技術よりも次の点で優れている。まず、第一の例は、多種多様なプローブカード毎に研磨片を作らなければならず、費用がかさむと言う欠点があったが、本発明のラッピングフィルムは弾性力を利用しているので、種々のプローブカードに柔軟に対応できるので、品種ごと研磨片を作る必要が無く、探針研磨装置のコストを低くすることができる。また、柔らかいラッピングフィルムにさらに弾性力を持たせる構造なので、探針が削れず、探針の交換頻度を少なくできるので、探針のコストも低く抑えることができると言う効果がある。さらに、ラッピングフィルムの平面が、探針に対して垂直な方向に移動することにより研磨するので、探針とラッピングフィルムとの接触面積が広く、探針に多量に付着物がある場合にもきれいに研磨できる。

次に、第二の先行技術の例に対しては、柔らかいラッピングフィルムにさらに弾性力を持たせる構造なので探針を破壊する恐れが無く、ステージの移動距離も正確に測る必要が無いので、装置構造を簡単にすることができるので、少ない費用で研磨装置を作ることができる。また、第一の例に対してと同様に、探針の方向とラッピングフィルムの面や動作の方向が垂直なので、接触面積が広く、研磨効率が高いという効果がある。
