本発明は液滴吐出ヘッド並びにインクジェット記録装置、画像形成装置、液滴を吐出する装置に関する。

【従来の技術】
プリンタ、ファクシミリ、複写装置、プロッタ等の画像記録装置(画像形成装置)として用いるインクジェット記録装置において使用するインクジェットヘッドとして、インク滴を吐出するノズルと、このノズルが連通するインク流路(吐出室、圧力室、加圧液室、液室等とも称される。)と、このインク流路内の壁面の一部を形成する振動板及びこの振動板に対向する電極を有する静電アクチュエータを備え、振動板を静電気力で変形変位させてインク流路内インクを加圧してノズルからインク滴を吐出させる静電型インクジェットヘッドがある。

静電型インクジェットヘッドは、静電気力を用いるために、同じ体積に蓄えるエネルギーが小さく、アクチュエータ手段としてピエゾ素子や発熱抵抗体を用いる他の形式のインクジェットヘッドに比べて、低消費電力化、多数ノズルの同時駆動による高速化を図ることできる。すなわち、静電型以外のヘッドでは、インク滴の運動エネルギーよりも数桁大きいエネルギーを使用してインク滴を吐出させるために、余分なエネルギーはヘッド或いはドライバIC(駆動回路)で発熱することになり、蓄熱等の影響で同時に駆動できるノズル数や駆動周波数に限界がある。

このような静電型インクジェットヘッドとしては、例えば特開平6−71882号公報に記載されているように、振動板(第1電極を兼ねる)及び液室を形成したシリコン基板からなる第1基板と、絶縁層であるシリコン酸化膜に凹部を形成して、この凹部底面に第1電極(振動板)に所定のギャップをおいて対向する第2電極を設けたシリコン基板からなる第2基板と、ノズルを形成した第3基板とをシリコン−シリコンの直接接合法で接合したものが知られている。

【発明が解決しようとする課題】
ところが、上述した静電型インクジェットヘッドのように第2電極を絶縁膜を介してシリコン基板などの導電性基板に設けた場合、第2電極と導電性基板(第2基板)との間に容量カップリングが生じることから、1又は複数の第2電極に駆動電圧を印加したとき、他の駆動電圧を印加していない非駆動チャンネルの第2電極にも容量カップリングによって分圧され(クロストークが生じ)、非駆動チャンネルの振動板の不必要な振動やインク吐出が引き起こされ、噴射特性が変動するという現象が生じ、特に、多数のノズルから同時にインク滴を吐出させようとする場合にその影響が大きくなり、信頼性の低下や画像品質の低下を招くという課題がある。

本発明は上記の課題に鑑みてなされたものであり、チャンネル間のクロストークを低減した液滴吐出ヘッド並びにインクジェット記録装置、画像形成装置、液滴を吐出する装置を提供することを目的とする。

【課題を解決するための手段】
上記の課題を解決するため、本発明に係る液滴吐出ヘッドは、液滴を吐出するノズルと、このノズルが連通する吐出室と、この吐出室の壁面を形成する振動板を兼ねる第1電極又は振動板と一体の第1電極に対向する第2電極を絶縁層を介して導電性基板上に設け、前記振動板を静電気力で変形させる静電アクチュエータとを備えた液滴吐出ヘッドにおいて、前記静電アクチュエータの前記導電性基板を、接地する部材と電気的に接続した構成とした。

本発明に係る液滴吐出ヘッドは、液滴を吐出するノズルと、このノズルが連通する吐出室と、この吐出室の壁面を形成する振動板を兼ねる第1電極又は振動板と一体の第1電極に対向する第2電極を絶縁層を介して導電性基板上に設け、前記振動板を静電気力で変形させる静電アクチュエータとを備えた液滴吐出ヘッドにおいて、前記静電アクチュエータの前記導電性基板を、接地する部材と電気的に接続し、前記接地する部材が前記第1電極である構成とした。
ここで、導電性基板と第1電極とを静電容量結合で電気的に接続することができる。このとき、導電性基板と第1電極との間の静電容量が導電性基板と第2電極との間の静電容量の5倍以上であることが好ましい。また、導電性基板と第1電極とは第2電極の幅よりも幅の広い対向部分で対向していることが好ましい。

また、導電性基板と第1電極とは直流的な電気的接続とすることができる。さらに、導電性基板と第1電極とは流路面に形成した導電性膜で電気的に接続することができる。さらにまた、導電性基板と第1電極とはインクを介して電気的に接続することができる。この場合、導電性基板及び第1電極の流路面には導電性膜を形成することが好ましい。

本発明に係る液滴吐出ヘッドは、液滴を吐出するノズルと、このノズルが連通する吐出室と、この吐出室の壁面を形成する振動板を兼ねる第1電極又は振動板と一体の第1電極に対向する第2電極を絶縁層を介して導電性基板上に設け、前記振動板を静電気力で変形させる静電アクチュエータとを備えた液滴吐出ヘッドにおいて、前記静電アクチュエータの前記導電性基板を、接地する部材と電気的に接続し、前記接地する部材が絶縁層上に形成した第3電極である構成とした。
ここで、第3電極は第2電極と同じ層構成とすることが好ましい。また、導電性基板と第3電極とは絶縁層に形成したコンタクトホールを介して接続することが好ましい。この場合、導電性基板のコンタクトホールに臨む部分には酸化膜が形成されていないことが好ましい。また、第3電極の最下層には酸素原子をゲッターリングする効果のある金属層を形成することが好ましい。この金属層はTi又はCrからなることが好ましい。

【発明の実施の形態】
以下、本発明の実施の形態を添付図面を参照して説明する。先ず、本発明に係る液滴を吐出する装置を含む、本発明に係る画像形成装置としてのインクジェット記録装置の機構部について図1及び図2を参照して説明する。なお、図1は同記録装置の機構部の概略斜視説明図、図2は同機構部の側面説明図である。

このインクジェット記録装置は、記録装置本体1の内部に主走査方向に移動可能なキャリッジ、キャリッジに搭載したインクジェットヘッドからなる記録ヘッド、記録ヘッドへのインクを供給するインクカートリッジ等で構成される印字機構部2等を収納し、給紙カセット4或いは手差しトレイ5から給送される用紙3を取り込み、印字機構部2によって所要の画像を記録した後、後面側に装着された排紙トレイ6に排紙する。

印字機構部2は、図示しない左右の側板に横架したガイド部材である主ガイドロッド11と従ガイドロッド12とでキャリッジ13を主走査方向(図2で紙面垂直方向)に摺動自在に保持し、このキャリッジ13にはイエロー(Y)、シアン(C)、マゼンタ(M)、ブラック(Bk)の各色のインク滴を吐出するインクジェットヘッドからなるヘッド14をインク滴吐出方向を下方に向けて装着し、キャリッジ13の上側にはヘッド14に各色のインクを供給するための各インクタンク(インクカートリッジ)15を交換可能に装着している。

ここで、キャリッジ13は後方側(用紙搬送方向下流側)を主ガイドロッド11に摺動自在に嵌装し、前方側(用紙搬送方向上流側)を従ガイドロッド12に摺動自在に載置している。そして、このキャリッジ13を主走査方向に移動走査するため、主走査モータ17で回転駆動される駆動プーリ18と従動プーリ19との間にタイミングベルト20を張装し、このタイミングベルト20をキャリッジ13に固定している。

また、記録ヘッドとしてここでは各色のヘッド14を用いているが、各色のインク滴を吐出するノズルを有する1個のヘッドでもよい。さらに、ヘッド14としては、後述するように、インク流路の壁面の少なくとも一部を形成する振動板とこれに対向する電極とを備え、静電力で振動板を変形変位させてインク滴を吐出する静電型インクジェットヘッドを用いている。

一方、給紙カセット4にセットした用紙3をヘッド14の下方側に搬送するために、給紙カセット4から用紙3を分離給装する給紙ローラ21及びフリクションパッド22と、用紙3を案内するガイド部材23と、給紙された用紙3を反転させて搬送する搬送ローラ24と、この搬送ローラ24の周面に押し付けられる搬送コロ25及び搬送ローラ24からの用紙3の送り出し角度を規定する先端コロ26とを設けている。搬送ローラ24は副走査モータ27によってギヤ列を介して回転駆動される。

そして、キャリッジ13の主走査方向の移動範囲に対応して搬送ローラ24から送り出された用紙3を記録ヘッド14の下方側で案内する用紙ガイド部材である印写受け部材29を設けている。この印写受け部材29の用紙搬送方向下流側には、用紙3を排紙方向へ送り出すために回転駆動される搬送コロ31、拍車32を設け、さらに用紙3を排紙トレイ6に送り出す排紙ローラ33及び拍車34と、排紙経路を形成するガイド部材35,36とを配設している。

また、キャリッジ13の移動方向右端側にはヘッド14の信頼性を維持、回復するための信頼性維持回復機構(以下「サブシステム」という。)37を配置している。キャリッジ13は印字待機中にはこのサブシステム37側に移動されてキャッピング手段などでヘッド14をキャッピングされる。

次に、このインクジェット記録装置のヘッド14を構成する本発明に係る静電アクチュエータを含む本発明に係るアクチュエータ装置でもあるインクジェットヘッドの第1実施形態について図3乃至図5を参照して説明する。なお、図3はインクジェットヘッドの分解斜視説明図、図4は同ヘッドの振動板長手方向に沿う断面説明図、図5は同ヘッドの振動板短手方向に沿う要部拡大断面図である。

インクジェットヘッド40は、結晶面方位(110)の単結晶シリコン基板、SOI基板などのシリコン基板等を用いた第1基板である流路基板41と、この流路基板41の下側に設けたシリコン基板を用いた第2基板である電極基板42と、流路基板41の上側に設けた第3基板であるノズル板43とを備え、インク滴を吐出する複数のノズル44、各ノズル44が連通するインク流路である加圧室46、各加圧室46にインク供給路を兼ねた流体抵抗部47を介して連通する共通液室流路48などを形成している。

流路基板41には加圧室46及びこの加圧室46の壁面である底部をなす第1電極を兼ねた振動板50を形成する凹部及び共通液室流路48を形成する貫通部を形成している。この流路基板41は、例えば単結晶シリコン基板を用いた場合、予め振動板厚さにボロンを注入してエッチングストップ層となる高濃度ボロン層を形成し、電極基板42と接合した後、加圧室46となる凹部をKOH水溶液などのエッチング液を用いて異方性エッチングすることにより、このとき高濃度ボロン層がエッチングストップ層となって振動板50が高精度に形成される。また、シリコンのベース基板に酸化層を介してシリコンの活性層を接合したSOI基板を用いる場合には、活性層で振動板50を形成する。なお、このヘッドでは、振動板50は第1電極を兼ねているが、振動板50とは別に第1電極を振動板50と一体に形成することもできる。

また、電極基板42には導電性基板である結晶面方位(100)に単結晶シリコン基板を用いて、このシリコン基板に熱酸化法などで絶縁層であるシリコン酸化膜層52を形成し、この酸化膜層52の部分に凹部54を形成して、この凹部54底面に振動板50に対向する第2電極である対向電極55を設け、振動板50と対向電極55との間にギャップ56を形成し、これらの振動板50と対向電極55とによって本発明に係る静電アクチュエータを構成している。

この対向電極55の表面にはSiO2膜などの酸化膜系絶縁膜、Si3N4膜などの窒化膜系絶縁膜からなる電極保護膜57を成膜しているが、対向電極55の表面に電極保護膜57を形成しないで、振動板50側に絶縁膜を形成することもできる。また、対向電極55は外部に延設して接続部(電極パッド部)55aとしている。さらに、電極基板42には、共通液室流路48に連通するインク供給口59を形成している。

また、電極基板42の対向電極55としては、TiNを用いているが、この他、通常半導体素子の形成プロセスで一般的に用いられるAl、Cr、Ni等の金属材料や、Ti、W等の高融点金属、または不純物により低抵抗化した多結晶シリコン材料などを用いることができる。また、電極基板42にシリコン基板を用いる場合、対向電極55としては、不純物拡散領域を用いることができる。この場合、拡散に用いる不純物は基板シリコンの導電型と反対の導電型を示す不純物を用い、拡散領域周辺にpn接合を形成し、対向電極55と電極基板42とを電気的に絶縁する。

この電極基板42として用いる単結晶シリコン基板としては通常のシリコンウエハを用いることができる。その厚さはシリコンウエハの直径で異なるが、直径4インチのシリコンウエハであれば厚さが500μm程度、直径6インチのシリコンウエハであれば厚さは600μm程度であることが多い。シリコンウエハ以外の材料を選択する場合には、流路基板41のシリコンと熱膨張係数の差が小さい方が振動板50と接合する場合に信頼性を向上できる。

これらの流路基板41と電極基板42との接合は、接着剤による接合も可能であるが、より信頼性の高い物理的な接合、例えば電極基板42がシリコン基板で形成される場合、酸化膜を介した直接接合法を用いることができる。この直接接合は1000℃程度の高温化で実施する。また、電極基板42をシリコン基板で形成して、電極基板42と流路基板41との間にパイレックスガラスを成膜し、この膜を介して陽極接合を行うこともできる。さらに、流路基板41と電極基板42にシリコン基板を使用して金等のバインダーを接合面に介在させた共晶接合で接合することもできる。

ここで、流路基板41と電極基板42とは、図5に示すように、振動板短手方向(ノズル列方向)の端部に幅が広い領域(幅広部分)41a、42aを設け、この幅広部分41a、42aで振動板50と電極基板42とを静電容量結合で電気的に接続するための領域60を形成する。この幅広部分41a、42aのノズル列方向の幅は対向電極55の幅よりも大きく(広く)している。

ノズル板43は多数のノズル44を二列配置して形成するとともに、共通液室流路48と加圧室46とを連通する流体抵抗部47となる溝を形成し、また、吐出面には撥水処理を施している。このノズル板43としては、例えば、Ni電鋳工法で製作しためっき膜、シリコン基板、SUSなどの金属、樹脂とジルコニアなどの金属層の複層構造のものなども用いることができる。ここでは、ノズル板43は流路基板41に接着剤にて接合している。

このインクジェットヘッド40ではノズル44を二列配置し、この各ノズル44に対応して加圧室46、振動板50、対向電極55なども二列配置し、各ノズル列の中央部に共通液室流路48を配置して、左右の加圧室46にインクを供給する構成を採用している。これにより、簡単なヘッド構成で多数のノズルを有するマルチノズルヘッドを構成することができる。

このヘッド駆動制御部は、CPU、ROM、RAM及び周辺回路等を含む主制御部61と、波形生成回路62と、アンプ63と、駆動回路(ドライバIC)64等とを備えている。

ドライバIC63は、印字信号SDに応じて波形生成回路62から与えられる駆動波形を選択してインクジェットヘッド40の各個別電極55に与える。このドライバIC64は、例えば、主制御部61からのシリアルクロックCLK及び印字信号であるシリアルデータSDを入力するシフトレジスタ65と、シフトレジスタ65のレジスト値を主制御部61からのラッチ信号LATでラッチするラッチ回路66と、ラッチ回路66の出力値をレベル変化するレベル変換回路67と、このレベル変換回路67でオン/オフが制御されるアナログスイッチアレイ98とからなる。アナログスイッチアレイ68は、インクジェットヘッド40のm個(ノズル数をm個とする。)の個別対向電極55に接続したアナログスイッチAS1〜ASmからなる。なお、インクジェットヘッド40の共通電極となる第1電極を兼ねる振動板50は接地している。

以上のように構成したインクジェット記録装置においては、ヘッド駆動制御部から印字信号SDに応じてアナログスイッチASnをオン/オフ制御して、印字データに対応するチャンネルのインクジェットヘッド40の個別対向電極55に対して駆動波形(駆動電圧)を印加する。

このインクジェットヘッド40においては、振動板50と対向電極55との間に駆動波形が印加されることによって、振動板50と対向電極55との間に静電気力が発生して、この静電気力によって振動板50が対向電極55側に変形変位し、この状態から駆動電圧が立ち下がって振動板50と対向電極55間の電荷が放電されると、振動板50が復帰変形して、加圧室46の内容積(体積)/圧力が変化し、これによってノズル44からインク滴が吐出される。

すなわち、個別電極とする対向電極55にパルス状の駆動波形が印加されると、接地された共通電極となる振動板50との間に電位差が生じて、対向電極55と振動板50の間に静電力が生じる。この結果、振動板50は印加した電圧の大きさに応じて変位する。その後、印加したパルス電圧を立ち下げることで、振動板50の変位が復元して、その復元力により加圧室46内の圧力が高くなり、ノズル44からインク滴が吐出される。

ここで、インクジェットヘッド40は前述した図5に示すように導電性基板である電極基板42と振動板50とを幅広部分41a、42aによる領域60によって静電容量結合で電気的に接続しているので、電極基板42に導電性基板を用いた場合のクロストークを低減して安定したインク滴吐出特性を得ることができる。

すなわち、このインクジェットヘッド40を静電容量の面から等価的に見ると、図7に示すように、振動板50とm個の対向電極55との間でそれぞれ静電容量Cxm(m=1〜m)が形成されるとともに、電極基板42として導電性基板を用いているため、絶縁膜であるシリコン酸化膜52を介してm個の対向電極55と電極基板42との間でそれぞれ静電容量Csm(m=1〜m)が形成されることになり、各対向電極55の位置を示す点Pm(m=1〜m)は静電容量Csmを介して電極基板42に容量結合された状態にある。

しかしながら、このインクジェットヘッド40では流路基板41と電極基板42との幅広部分41a、42aで振動板50と電極基板42とを静電容量結合で電気的に接続するための領域60を形成しているので、この領域60によって、振動板50と電極基板42との間で静電容量Cxmよりも大きな静電容量Coが形成され、電極基板42は静電容量Co及び振動板50を介して接地されていることになる。

これにより、同図で例えば電極P1、P2、P3のうちの1つのチャンネルの電極P2に駆動波形Pvを印加した場合、この駆動波形Pvは静電容量Cs2を介して電極基板42にも印加されるが、電極基板42が静電容量Co及び振動板50を介して接地されているので、駆動波形Pvが他のチャンネルの電極P1、P3に分圧されて印加されることがなくなる。

つまり、図8に示すように、本発明に係るインクジェットヘッド40のように幅広部分41a、42aを持たないインクジェットヘッドの構成を等価的に見ると、図9に示すようにインクジェットヘッド40の静電容量Coの相当する回路が存在しないことになる。そのため、電極基板42がフローティング状態にあり、1つのチャンネルの電極Pnは、導電性の電極基板42及び静電容量Csmを介して他のチャンネルの電極Pmと静電容量結合で電気的に接続された状態になる。

したがって、図9で例えば電極P1、P2、P3のうちの1つのチャンネルの電極P2に駆動波形Pvを印加した場合、この駆動波形Pvは静電容量Cs2を介して電極基板42にも印加され、他のチャンネルの静電容量Cs1、Cs3を介して他の非吐出のチャンネルの電極P1、P3に分圧される(クロストークが生じる)ことになり、非吐出のチャンネルの振動板50の不必要な振動や場合によってはインク滴吐出が引き起こされ、インク滴吐出が不安定になって信頼性が低下し、地汚れなどが生じることになる。

これに対して、本発明のように導電性基板である電極基板42を静電容量Coによる静電容量結合によって接地される部材である振動板50に電気的に接続することにより、上述したようにクロストークを防止でき、インク滴吐出が安定して信頼性が高くなり、地汚れなどが生じることがなく、画像品質が向上する。

そして、振動板(第1電極)50を接地する部材として導電性基板である電極基板42と電気的に接続することによって、簡単な構成で電極基板42を接地することができるようになる。この場合、導電性基板である電極基板42を、接地する部材である振動板50と静電容量結合によって電気的に接続することにより、導電性基板に接地のためのコンタクトをとるための工程を付加する必要もなく、一層簡単な構成で導電性基板を接地することができる。

次に、本発明に係るインクジェットヘッドの第2実施形態について図10を参照して説明する。なお、同図は同実施形態に係るインクジェットヘッドの振動板短手方向の断面説明図である。
この実施形態では、導電性基板からなる電極基板42の下面にAl膜などの導電性膜(導体膜)71を成膜したインクジェットヘッドを搭載し、導電性膜71と振動板50とを直流的に電気的に接続し、このインクジェットヘッドの導電性膜71を接地している。

このインクジェットヘッドを静電容量の面から等価的に見ると、図11に示すように、振動板50と各対向電極55との間で静電容量Cxm(m=1〜m)が形成されるとともに、電極基板42として導電性基板を用いているため、絶縁膜であるシリコン酸化膜52を介して各対向電極55と電極基板42との間で静電容量Csm(m=1〜m)が形成されることになり、各対向電極55の位置を示す点Pm(m=1〜m)は静電容量Csmを介して電極基板42に容量結合された状態にある。
