【発明の属する技術分野】
本発明は、傾斜したコア端面を有するポリマー光導波路デバイスの製造方法に関する。

【従来の技術】
近年のパソコンやインターネットの普及に伴い、情報伝送需要が急激に増大している。このため、伝送速度の速い光伝送を、パソコン等の末端の情報処理装置まで普及させることが望まれている。これを実現するには、光インターコネクション用に、高性能な光導波路を、安価かつ大量に製造する必要がある。
光導波路の材料としては、ガラスや半導体材料等の無機材料と、樹脂が知られている。無機材料により光導波路を製造する場合には、真空蒸着装置やスパッタ装置等の成膜装置により無機材料膜を成膜し、これを所望の導波路形状にエッチングすることにより製造する方法が用いられる。また、樹脂によって光導波路を製造する場合には、成膜工程を、塗布と加熱により大気圧中で行う。このような樹脂としては、種々のものが知られているが、ガラス転移温度(Tg)が高く、耐熱性に優れるポリイミドが特に期待されている。ポリイミドによりコアおよびクラッド層を形成した場合、長期信頼性が期待でき、半田付けにも耐えることができる。このポリイミドの中でも透過率、屈折率特性から通常フッ素を含むポリイミドが適用されている。

樹脂製の光導波路デバイスは、一般的には、基板上に、光ファイバ搭載用のV溝を設け、さらに樹脂製の下部クラッド、コア(光導波路)及び上部クラッドを含む光導波路積層体を積層し、レーザーダイオード(LD)やフォトダイオード(PD)の光学素子を搭載することにより製造される。これらの光学素子とコアの接続端面では、光結合損失を小さくするため、反射減衰を低下させることが重要である。反射減衰を低下させる一つの技術として端面を一定の角度で傾斜させる方法がある。

このように一定の角度を持つ光導波路のコア端面の製造方法として従来、研磨機を用いて斜めに加工する方法が知られているが研磨工程には時間がかかり問題であった。また、このように一定の角度を持つように製造される光導波路のコア端面は、さらに端面の反射減衰を低下させるように研磨等による鏡面仕上げ加工が必要である。鏡面加工には、ベルト研磨、反応性イオンエッチング(RIE)等が利用されている。しかし、ベルト研磨は、研磨工程に時間がかかり、またRIEでは、端面の表面粗さRaが0.1μm程度の粗いものしか得られないという問題がある。
また従来、主軸を傾けたスピンドルを用いて光ファイバまたは光回路部品の端面を一定の角度で傾斜するように切断する方法が開示されているが、この方法では依然として端面の研磨工程が必要であるという問題があった(例えば、特許文献1参照)。

【発明が解決しようとする課題】
従って本発明の目的は、研磨工程等の時間のかかる工程を行わずに、コア端面の反射減衰量を十分に低下できる、垂直面に対して傾斜した平滑なコア端面を有するポリマー光導波路デバイスを製造する方法を提供することである。

【課題を解決するための手段】
上記課題は、基板上に設けられたポリマー光導波路積層体を、前記基板に対し傾斜して配置されたスピンドルの主軸に取り付けられたブレードによって切削する、傾斜したコア端面を有するポリマー光導波路デバイスの製造方法であって、(1)前記ブレードによりポリマー光導波路積層体のみを、少なくともコアを切断するまで切削する第1切削ステップ、
(2)第1切削ステップによる切削線に沿って前記ブレードにより前記基板の一部を切削する第2切削ステップ、
を有するポリマー光導波路デバイスの製造方法により解決される。
また、本発明の好ましい実施態様は、上記方法において基板とスピンドルの主軸が5〜40度の角度で傾斜して配置される方法である。また本発明の他の好ましい実施態様は、上記方法において、コア端面の表面粗さRaが0.01〜0.02μmである方法である。
また、さらに上記方法においてスピンドルの主軸が水平方向に保持されていることが好ましい。
また、本発明の方法において、ポリマーはフッ素化ポリイミドであることが好ましい。

本発明のポリマー光導波路デバイスの製造方法により、傾斜したコア端面を有するポリマー光導波路を研磨工程を経ずとも面精度及び角度精度よく製造することができる。これは以下の理由が考えられる。
基板上に光導波路積層体を設ける光導波路デバイスの製造方法において、電極及びLD等の光学素子を積載する領域を設けるため、その領域に形成された余分な光導波路積層体を剥がすための基板への切り込みが必要である。従って、傾斜したコア端面を作製するための切り込みは、基板に対して傾斜して配置されたスピンドルの主軸に取り付けられたブレードを用いて、光導波路積層体(ポリマー部)と基板の一部(所定の深さ:通常50〜200μm程度)に連続するように形成される。しかし、このポリマー部と基板部の切り込みを1回の切削で行うとコア端面の表面粗さRaが大きい。すなわち、コア端面は反射減衰量を低下させるように表面粗さ(Ra)がある程度小さいことが好ましいが、従来の1回切削の方法では端面のRaが十分に小さくならないためさらに研磨工程が必要であった。しかし、コア端面付近には光学素子を搭載するための領域が突き出た構造のため、実際には研磨工程を追加することはできなかった。

一方、まずポリマー部を切削し、その後前記切削による切削線に沿ってブレードを再度入れてシリコン基板を所定の深さにまで切削するというように2回以上に分けて切削するとコア端面の表面粗さRaが十分に小さくなることが見出された。この原因として1回の切削より2回の切削の方が合計切削時間が長くなるため切削時間の合計に依存して表面粗さが小さくなったことが考えられた。しかし、後述の実験例からも明らかなように1回切削を2回切削とほぼ同時間行うと逆に表面粗さが大きくなることが観察された。この理由は明らかではないが、ポリマー部と基板の一部を同時に切削した際、加工中にSi小片が発生し、これによりポリマー部の切断面が削られて、コア端面の研磨精度が低下するのではないかと考えられる。以上のことからポリマー光導波路デバイスを切削する場合には、ポリマー部とシリコン基板部とを2回以上に分けて切削することが、面精度向上に必要であることを見出し、本発明を完成した。

【発明の実施の形態】
本発明の方法について以下に詳細に説明する。
図1〜図3を例に本発明の実施の形態を説明する。図1は本発明の方法により製造されるポリマー光導波路デバイスの一実施形態を表したものであり、図2はそのA−A’断面図である。また、図3は本発明の方法において光導波路端面25、切り込み26を形成する工程におけるスピンドルとポリマー光導波路デバイスの断面図である。

基板1の材料は後述するように種々のものが挙げられるが、ここでは例としてシリコン基板である。基板1の上面には、基板1を保護し、屈折率を調整するための二酸化珪素層2が備えられ、光導波路積層体10は、二酸化珪素層2の上に形成されている。光導波路積層体10は、二酸化珪素層2の上に、順に積層された、有機ジルコニウム化合物層(図示されていない)と、フッ素を含まない樹脂層(図示されていない)と、下部クラッド3と、コア4と、コア4を埋め込む上部クラッド5と、保護層(図示されていない)とを含んでいる。下部クラッド3、コア4及び上部クラッド5は、いずれもフッ素を含むポリイミド樹脂により形成されている。ただし、コア及びクラッド材料のポリマーは後述するようにフッ素化ポリイミド樹脂に限られず様々なものが挙げられる。有機ジルコニウム化合物層及びフッ素を含まない樹脂層は、基板1と下部クラッド3との接着性を高めるために配置されている。またこのような接着層として有機ジルコニウム化合物層の代わりに、有機アルミニウム化合物層を用いてもよい。光導波路積層体10が配置されない領域20、30となる部分については、切り込み26及び28を入れた後に光導波路積層体10を剥離できるように、ウェットエッチングにより、フッ素を含まない樹脂層と有機ジルコニウム化合物層を除去しておく。

下部クラッド3及び上部クラッド5は、いずれも、第1のポリイミド樹脂膜からなる。下部クラッド3、上部クラッド5及びコア4等の厚さは、ポリマー光導波路デバイスの目的等により適宜選択可能である。一実施態様として、下部クラッド3の膜厚は、約6μm、上部クラッド5の膜厚は、コア4の直上で約10μm、他の部分で約15μmである。コア4は、第2のポリイミド樹脂膜からなり、その膜厚は約6.5μmである。保護層は、第3のポリイミド樹脂膜であり、その膜厚は、コア4から離れた端部で約5μmである。

下部クラッド3から保護層までの各層は、これらが不要な領域20及び30にも配置されているため、これを剥がして除去する必要がある。すなわち、領域20と光導波路積層体10との境界、及び、光導波路積層体10と領域30との境界にそれぞれダイシングブレード(砥粒を表面に付着させたディスク形状の研削工具)を用いて切り込み26、28を入れ、下部クラッド3から保護層9までの各層を切断する。このとき、切り込みの深さは、光導波路積層体10は切断されるが、基板1は切り離されない深さにする。先の工程で、領域20及び領域30の基板1の上面からは、有機ジルコニウム化合物層とフッ素を含まない樹脂層が除去されているため、領域20及び領域30では下部クラッド3と基板1との密着力は小さい。したがって、領域20及び領域30の上に搭載されている下部クラッド3から保護層間での各層は、切り込み26、28を入れたことにより、ウエハ状の基板1から帯状に容易に剥がすことができる。これにより、ウエハ状の基板1において、領域20及び領域30では基板上面(二酸化珪素層)が露出される。

図1及び図2に示すように、LD接続面である光導波路積層体端面25は垂直面に対して傾斜するように形成されており、光導波路積層体端面25に連続した切り込み26も垂直面に対して傾斜するように形成されている。また、切り込み27もコア4を横切って垂直面に対して傾斜するように形成されている。
この光導波路積層体端面25、切り込み26、及び切り込み27は、基板1の法線方向に対して、光導波路積層体端面25、切り込み26については好ましくは5度〜12度の範囲の所望の角度α’で傾斜しており、切り込み27については好ましくは5度〜40度の範囲の所望の角度αで傾斜している。光導波路積層体端面25、及び切り込み27の切断面はコア4の伝搬光が散乱するのを防ぐために光学的に滑らかな面に形成する必要がある。
本発明は、この切削方法に特徴を有するものである。

切削に用いる装置は、砥粒を表面に付着させたディスク形状の研削工具であるブレードを備えたスピンドルと称される装置である(図3)。スピンドルの主軸に対してブレードは垂直となるように取り付けられている。スピンドルは通常上下垂直方向または水平方向にのみ移動が可能であるため、スピンドルの主軸を水平方向に保持させることが好ましい。すなわち、本発明の方法では光導波路積層体10を切削した後、基板1の一部を切削するという2回以上の切削ステップが必要であるため、第1切削ステップ後、スピンドルまたはポリマー光導波路デバイスを第1切削による切削線に沿った方向に移動させる必要がある。しかし、通常スピンドルの主軸の移動方向は水平方向及び垂直方向に制限されるため、スピンドルの主軸が水平方向に対して傾斜している場合には、一定の角度の傾斜方向に沿ってスピンドルを移動させる(ブレードとポリマー光導波路デバイスのかみ込みの深さを変える)と垂直方向と水平方向移動の2軸同期制御となり、ブレード先端部の位置精度は低下し、結果的には角度精度が低下する場合がある。
これに対しスピンドルの主軸が水平方向に保持されている場合には、ポリマー部の第1切削ステップを行った後、スピンドルを上下垂直方向に一度のみ移動させることによって、次の基板部の第2切削ステップを行えるため、角度精度が全く低下せず好ましい。

ポリマー光導波路デバイスをスピンドルの主軸方向に対して所定の角度、好ましくは5〜40度傾斜させて保持させる。スピンドルが上述したように水平方向に保持されている場合には、ポリマー光導波路デバイスを水平方向に対して所定の角度θに傾斜させて保持させる。スピンドルまたはポリマー光導波路デバイスを、図3の描画面(紙面)に対して直交方向に移動させてブレードにより光導波路積層体10(ポリマー部)を少なくともコア端面が切断されるように切削し(第1切削ステップ)、端面25となる切り込みを形成する。続いて、スピンドルまたはポリマー光導波路デバイスを第1切削ステップによる切削線に沿って50〜200μm程度基板に切り込み移動させて、基板1の一部をブレードにより切削し(第2切削ステップ)、切り込み26を形成する。

第1切削ステップでは、コア端面の表面粗さが小さくなるように、少なくともポリマー光導波路積層体10のコア4の端面が切断されるような位置で切削する必要がある。例えば、ポリマー光導波路積層体10が切断されるが基板1は切断されないような深さでポリマー光導波路積層体10を切削する。
第2切削ステップでは、第1切削ステップによる切削線に沿って基板1を所定の深さ(基板表面から50〜200μmの深さ)まで切削する。
切り込み26から、領域30に形成されている下部クラッド3から保護層までの各層を剥がして除去し、基板上面(二酸化珪素層)を露出する。
切り込み27も光導波路積層体端面25及び切り込み26と同様に形成する。形成された切り込み27の間隙の幅tは23μm程度である。

上記切削において他の条件は通常の方法と同じである。切削の際には、ブレードクーラー水を1.0〜2.0L/分、シャワー水を0.5〜2.0L/分程度供給することができる。ブレードの外径は53mm程度、厚さは好ましくは20〜100μm、より好ましくは40〜60μmである。回転数は20000〜30000rpmが適当である。ブレードの送り速度は1mm/s〜10mm/s、好ましくは1mm/s〜5mm/sである。この範囲の送り速度は、半導体素子製造時のブレードの送り速度の約1/10である。このようにゆっくりした送り速度でブレードを、ポリイミド樹脂製の光導波路積層体10に切り込むことにより、切削面、すなわち、端面をさらに滑らかな面に形成することができるため好ましい。

光導波路積層体端面25、切り込み26、切り込み27の形成に使用するブレードの粗さは、レジン砥粒を用いたブレードではJIS規格相当品で1000番以上3000番以下、好ましくは1500〜1700番が望ましく、ダイヤモンド砥粒を用いたブレードではJIS規格相当品で3000番以上7000番以下、好ましくは3000番以上4500番以下が望ましい。ブレードの粗さが粗過ぎると切り込みの切削面、すなわちコア4の端面が粗い面となり、コア4の伝搬光を散乱する。一方、ブレードの粗さが細か過ぎると、ブレードが目詰まりし易く、光導波路積層体10が基板1から剥がれるおそれがある。

なお、光導波路積層体端面25、及び切り込み27により形成された光導波路積層体10のコア端面の表面粗さRaは使用するブレードにより異なるが、例えばメタルレジン系砥粒を用いた場合の好ましい表面粗さは0.01〜0.02μm程度である。また角度も高精度に形成される。以上のように形成される切削面は光学的に滑らかであるため、仕上げのための研磨等は不要である。

切り込み27には、コア4を伝搬する光の一部を上向きに反射させる反射フィルム等所望の光学素子を挿入することができる。例えば、反射フィルムとして、波長を選択して一部波長の光を反射し、残りを透過するダイクロイックミラーフィルムや、特定の偏光を反射し、残りを透過する偏光ミラーフィルム等のフィルム状光学素子を挿入することができる。なお、切り込み27の間隙の幅tは、挿入する光学素子の厚さに対して広過ぎると光のロスが生じるため、挿入する光学素子の厚さに合わせた大きさにすることが望ましい。一般には切り込みの幅tは15〜50μmにすることが望ましい。
光導波路積層体10の上面には電極107が配置されている。電極107は、例えば、切り込み27とコア4との境界面又は切り込み27に挿入された反射部材により、上方に向けて反射された光を受光する受光素子を搭載するために使用できる。

切り込み28はここでは、スピンドル及びポリマー光導波路デバイスをどちらも水平に保持して形成される。しかし、ポリマー光導波路デバイスを水平方向に対して一定角度に傾斜させて、端面25及び切り込み26と同様に傾斜した端面を形成してもよい。切り込み28を形成した後、領域20に形成されている下部クラッド3から保護層までの各層を剥がして除去し、基板上面を露出する。
V溝21は、基板1を異方性エッチングすることにより形成された深さ約100μmの溝であり、断面はV字型である。V溝21は、光ファイバを搭載するためのものである。V溝21は、予め定められた径の光ファイバを搭載した場合、コア4とアライメン卜した状態となるよう、その深さ及び幅が設計されている。従って、例えば、電極7上に発光素子を搭載した場合には、発光素子から発せられた光は、コア4に入射して、これを伝搬し、コア4から出射され、V溝21に搭載された光ファイバに高効率で入射する。また、電極107上に受光素子を搭載した場合には、光ファイバを伝搬してきた光が、光ファイバから出射されると高効率でコア4に入射して、これを伝搬し、切り込み27とコア4との境界面又は切り込み27に挿入された反射部材により、上方に向けて反射され、受光素子で受光される。

次に、ウエハ状の基板1をダイシングにより切断することにより、短冊状に切り出し、この短冊状の基板1をダイシングにより、個々のポリマー光導波路デバイス100に切り出し、ポリマー光導波路デバイス100を完成させる。なお、基板1を切断するダイシング工程の手順は、この手順に限られるものではなく、縦横にメッシュ状にダイシングしてポリマー光導波路デバイス100を形成することも可能である。
この実施態様の光導波路積層体のコア4は直線形状であるが、光導波路積層体10のコア4の形状は、ポリマー光導波路デバイスとして必要とされる機能に合わせて直線形状に限らずy分岐やx型等の所望の形状にすることができる。また、コアの形状に合わせて、V溝21や、電極7、電極107を複数個備える構成にすることも可能である。

また、こうして製造されるポリマー光導波路デバイス100は、下部クラッド3から上部クラッド5まで全ての層をポリイミド樹脂で形成しているため、Tgが高く、耐熱性に優れている。よって、本実施の形態のポリマー光導波路デバイス100は、高温になっても伝搬特性を維持できる。また、ポリイミド樹脂は、半田付け等の高温工程にも耐えることができるため、ポリマー光導波路の上にさらに別のポリマー光導波路や電気回路素子や発光素子を半田付けすることも可能である。

なお、本発明においてポリマー光導波路デバイスとは、基板として、ガラス、石英等の無機材料、シリコン、ガリウムヒ素、アルミニウム、チタン等の半導体や、金属材料、ポリイミド、ポリアミド等の高分子材料、またはこれらの材料を複合化した材料を用いて、これら基板の上に、光導波路を設けたもの、及びさらに、光合波器、光分波路、光減衰器、光回折器、光増幅器、光干渉器、光フィルタ、光スイッチ、波長変換器、発光素子、受光素子あるいはこれらが複合化されたものなどを形成したものを指す。上記の基板上には、発光ダイオード、フォトダイオード等の半導体装置や金属膜を形成することもあり、更に基板の保護や屈折率調整などのために、基板上に、上述のとおり二酸化珪素被膜を形成したり、あるいは、窒化シリコン、酸化アルミニウム、窒化アルミニウム、酸化タンタルなどの被膜を形成してもよい。

また、光導波路(コア及びクラッド)を作成するためのポリマーとしてはいずれのものも使用できるが、具体例としては、ポリイミド系樹脂(例、ポリイミド樹脂、ポリ(イミド・イソインドロキナゾリンジオンイミド)樹脂、ポリエーテルイミド樹脂、ポリエーテルケトン樹脂、ポリエステルイミド樹脂等)、シリコーン系樹脂、アクリル系樹脂、ポリスチレン系樹脂、ポリカーボネート系樹脂、ポリアミド系樹脂、ポリエステル系樹脂、フェノール系樹脂、ポリキノリン系樹脂、ポリキノキサリン系樹脂、ポリベンゾオキサゾール系樹脂、ポリベンゾチアゾール系樹脂、ポリベンゾイミダゾール系樹脂、及びフォトブリーチング用樹脂(例、特開2001−296438号公報記載のポリシラン、ニトロン化合物を有するシリコーン樹脂、DMAPN{(4−N,N−ジメチルアミノフェニル)−N−フェニルニトロン}を含有するポリメタクリル酸メチル、ダイポリマー(dye polymer)、ニトロン化合物を含有するポリイミド樹脂あるいはエポキシ樹脂、特開2000−66051号公報記載の加水分解性シラン化合物等)が挙げられる。上記樹脂はフッ素原子を有しているものであってもよい。ポリマーとして好ましいものとしては、ガラス転移温度(Tg)が高く、耐熱性に優れることからポリイミド樹脂が挙げられ、その中でもフッ素化ポリイミド樹脂が特に好ましい。

実施例
次に、本発明のポリマー光導波路デバイスの製造方法をさらに具体的に説明する。
[基板上に光ファイバ搭載用のV溝を形成する工程]
ここでは、基板1として直径約12.7cmのシリコンウエハを用意し、この基板1の上に図1の構造を縦横に多数配列して形成し、後の工程でダイシングにより切り離して、個々のポリマー光導波路デバイス100に分離する。これにより、多数の図1のポリマー光導波路デバイス100を量産することができる。よって、成膜やパターニング等は、ウエハ状の基板1全体で一度に行う。
まず、ウエハ状の基板1の上面全体に、二酸化珪素層を熱酸化法や気相堆積法等により形成した後、フォトリソグラフィとシリコン単結晶の異方性を利用したウェットエッチングにより、V溝21を配列して形成する。

このウエハ状の基板1の上に金属膜を成膜してパターニングすることにより、図1の電極7を形成する。これにより、ウエハ状の基板1には、V溝21と電極7とが多数配列されて形成される。
次に、ウエハ状の基板1の全体に有機ジルコニウム化合物層を形成する。この有機ジルコニウム化合物層の上に、フッ素を含まない樹脂層形成用組成物をスピンコートで塗布し、得られた塗膜を加熱して溶媒を蒸発させ、さらに加熱して硬化させることにより、フッ素を含まない樹脂層を形成する。フッ素を含まない樹脂層の厚さは、0.23μmとなるようにスピンコートの条件を制御する。
次に、ウエハ状の基板1の上面のうち、完成後のポリマー光導波路デバイスで光導波路積層体10が配置されていない領域20、30となる部分について、フッ素を含まない樹脂層と、有機ジルコニウム化合物層を除去する。ウエハ状の基板1にはポリマー光導波路デバイスを縦横に配列して製造しているため、ウエハ状の基板1の上面のうち、領域20及び領域30は、光導波路積層体10の両脇の帯状の部分である。この帯状の部分からフッ素を含まない樹脂層と有機ジルコニウム化合物層とを除去しておくことにより、下部クラッド3がこの帯状部分では基板1から剥がれやすくなるため、後述の工程で、基板1の領域20、30の部分から光導波路積層体10を帯状に剥がして除去することが可能になる。

基板1上の領域20、30からフッ素を含まない樹脂層と有機ジルコニウム化合物層とを除去する方法について、具体的に説明する。
まず、ウエハ状の基板1の全面にレジスト液をスピンコートし、100℃で乾燥することによりレジスト膜を形成する。この後、水銀ランプでフォトマスクの像を露光する。フォトマスクは、光導波路積層体10を形成すべき部分にのみレジスト膜が残るように形成されている。その後、レジスト膜を現像する。これによりレジスト膜のみならず、フッ素を含まない樹脂層もウェットエッチングされ、両者をほぼ除去することができる。
この後、フッ酸を用いたウェットエッチングまたは反応性イオンエッチングにより、有機ジルコニウム化合物層を除去する。有機ジルコニウム化合物層は、膜厚が非常に薄いため、V溝21の内部の層もウェットエッチングまたは反応性イオンエッチングにより除去することができる。最後に、レジスト膜を除去する。

[基板上に下部クラッド3を形成する工程]

(1) a first cutting step of cutting only the polymer optical waveguide laminate with the blade until at least the core is cut;
(2) after the first cutting step, a second cutting step of cutting a portion of the substrate to put the blade again along the cutting line by first cutting step,
A method of manufacturing a polymer optical waveguide device, comprising: cutting a polymer portion and a substrate portion in two or more steps.
