本発明は、オゾンガスを液化することにより濃縮した高濃度オゾンガスを供給する装置に係り、特に、液化されたオゾンから高濃度オゾンガスを発生させる装置およびそのオゾンガス発生量制御方法に関する。

【従来の技術】
近年オゾン(元素記号:O3)の利用が、その強い酸化力を利用して上下水処理を始めとして種々の分野で進展している。中でも、半導体素子の製造分野では、Siウエーハ洗浄やTEOS−CVD(Tetra Ethyl Ortho Silicate-Chemical Vapor Deposition)への適用が検討されつつある。Siウエーハ洗浄は、オゾンガスを純水に溶かしたオゾン水を洗浄液として用いるもので、希ふっ酸水溶液等と併用することでSiウエーハ上の重金属や有機物を除去できることが発表されている(電子材料1999年3月号pp.13〜18)。TEOS-CVDは、半導体素子を多層配線化する際の層間絶縁膜の形成に用いられ、電極によるウエーハ表面の凹凸を絶縁膜で平坦化できることが特長である。このTEOS-CVDにオゾンを添加することよって平坦化の性能が向上することが報告されている(Jpn.J.Appl.Phys.Vol.32(1993)pp.L110-L112)。

これらは10%程度の比較的低濃度のオゾンガスを利用した例であるが、80%以上の比較的高濃度のオゾンガスを利用することで従来のオゾンガス利用では考えられなかった新たな応用の可能性が指摘され始めている。一例を挙げれば特開平8−335576号で開示されているSi半導体の酸化膜形成がある。この公報によれば、従来の熱酸化法では為し得ない比較的低温での酸化膜形成が可能で、亜酸化層や欠陥構造の少ない良質の酸化膜の形成が可能であることなどが紹介されている。

ところで、オゾンガスの生成には一般に無声放電方式が用いられる。これは放電により酸素ガスからオゾンと酸素の混合ガスを発生させるもので、発生効率の限度と爆発の危険性のため、常温常圧下で約10体積%以上のオゾンガスを生成することは困難であった。そこで、発生したオゾンガスを一旦液化貯蔵して、その後、気化させることにより80%以上の高濃度オゾンガスを生成する方法が特許公報平5−17164号で紹介されている。この方法について図5に概略構成説明図を示す。

図5において、ガスボンベ1より酸素を、バルブ7を通してオソナイザ2に流しながら高周波電流を印加すると酸素分子の解離・合成が生じてオゾンが発生する。この時のオゾン濃度は数〜+数%となる。この酸素−オゾン混合ガスを液化オゾン装置3に導入して70K〜95K程度の温度まで冷却することにより、オゾンのみを液化することができる。分離した後の酸素ガスは、オゾンキラー4を通して微量に残存するオゾンを熱分解した後、ポンプ5を用いて排気する。この時点で排気ガス中に完全に分解しきれないオゾン(管理基準1ppm程度)が残存する場合があるため、最終的には処理筒6を通した後大気中へ排出する。

次に、図5で述べた液化オゾン装置の詳細図を図6により説明する。液化オゾン装置は、図6に示すように、オゾンを冷却するための冷凍機11と液体オゾンを溜めるベッセル管なるオゾンチャンバー12から成り、オゾンチャンバー12の下部を冷凍機11のコールドヘッド13に接触させて所望の温度まで冷却する構造となっている。また、オゾンチャンバー12と外容器14の隙間には、断熱材を入れ、かつ真空に引くことで外部からの熱流入を防止する構造となっている。

一般的には、オゾンが液体状態のとき、オゾンチャンバー12と反応室20は同じ圧力であるが、気化させると、オゾンの蒸気圧曲線に従ってオゾンチャンバー12内部が高圧となり反応室20と圧力差を生じる。この圧力差を利用して反応室20内に高濃度オゾンガスが輸送される。なお、図6において、21は蓄冷ブロック、22は熱電対、23はヒーター、24は液体オゾン、25〜27はバルブである。

【発明が解決しようとする課題】
次に、図7により従来装置における問題点について述べるに、図6と同一部分には同一符号を付して述べる。通常、高濃度オゾンガス(気体オゾン)を反応室20へ導入するためには、オゾンチャンバー12を95K〜130Kまで加熱して圧力を上げた状態に保持し、反応室20の圧力を一定に維持するために圧力コントローラ28でモニターしながらバルブ27の開度を調節する第1手段か、もしくは、バルブ27を設けずに直接温度調節器18によるオゾンチャンバー12の温度調整を行って蒸気圧を制御する第2手段かのどちらかの手段をとる。

上記2つの手段には、以下ような問題点がある。
(1)温度調節器18を用いたオゾンチャンバー12の加熱・冷却時間が非常に長い。これは熱的安定性を持たせるために、蓄冷ブロック21(オゾンチャンバー12などを含む)の熱容量を非常に大きくする必要があるためである。この時第1手段では、オゾンチャンバー12の加熱を開始してから反応室20への気体オゾンの供給が安定するまでに大きい熱容量の影響で非常に時間がかかる。また第2手段では、反応室20の圧力に対してオゾンチャンバー12の温度制御が追従できず系が不安定となる。
(2)気体オゾンを取出すためにオゾンチャンバー12内に溜まっている液体オゾン自身を加熱する必要がある。一般にオゾンは、温度が高くなるほど熱分解・混入異物との反応が生じやすく爆発の危険性が高い。従って、液体オゾン全体の温度を上昇させる方法では取り扱いが困難となる。

【発明の実施の形態】
以下本発明の実施の形態を図面に基づいて説明するに、図5から図7と同一部分には同一符号を付して説明する。図1は本発明の実施の第1形態を示す概略構成説明図で、図1において、オゾンチャンバー12の上部には、ビューポート30及びプリズム等からなる反射鏡31を取り付けるとともに、ビューポート13の外側にレーザ光線照射装置32を設置する。そして、このレーザ光線照射装置32から発せられるレーザ光線を、ビューポート30から反射鏡31を経て液体オゾン24の液面に照射する。

以上は、液体オゾンより安全に気体オゾンを発生取出す装置および方法について述べて来たが、液体オゾンをさらにオゾンの融点80K以下に冷却して固体オゾンとし、この固体オゾンにレーザ光線を照射することで昇華により気体オゾンを発生取出すように第1形態を応用できることは言うまでもない。

次に本発明の実施の第2形態を図4により説明するに、第1形態と同一部分には同一符号を付して説明する。図4に示す第2形態では連続して気体オゾンを発生取出すために、レーザ光線を照射して液体オゾンを気化させる部分と、オゾン液化部の2つのオゾンチャンバー12、12aを併設させ、両オゾンチャンバー12、12aの上部と下部の位置で、両オゾンチャンバー12、12aを管路35、36で連通させる。管路35、36にはバルブ37、38が設けられて、適宜バルブ37、38を開閉制御して両オゾンチャンバー12,12aを連通させる。オゾンチャンバー12は主にオゾンの液化を行い、オゾンチャンバー12aは液体オゾンを気化させるために、第1形態で示したビューポート30、反射鏡31およびレーザ光線照射装置32が設けられる。

以上述べたように、本発明によれば、レーザ光線を用いて液化オゾンの液面を局所的に加熱することにより、任意量の気体オゾンを取出すことができる利点があるとともに、液化オゾン装置のオゾンチャンバー内のオゾンを液体または固体状態に保持できるため、オゾンを安全に取り扱うことができる。また、気体オゾンを取出すために、オゾンチャンバー自身の加熱・冷却をする必要がないため、気体オゾンを取出すまでの時間の短縮化を図ることができる。さらに、オゾン液化部とレーザ光線照射によるオゾン気化部を分けることにより、オゾン液化・気化を連続的に行うことができる利点がある。
