【発明の属する技術分野】
本発明は、高圧状態の処理流体を用いる高圧処理装置及び方法に関し、より特定的には、半導体基板、液晶表示装置用ガラス基板の如きFPD(FlatPanel Display)用基板、フォトマスク用ガラス基板及び光ディスク用基板など(以下、単に「基板」と称する)に、高圧流体を供給する当該基板の高圧処理装置及び方法、例えば基板に付着した不要物の除去処理等を行う高圧処理装置及び方法に関する。また、本発明は、基板表面に付着した水分を除去する乾燥処理や、基板表面に存在する不要な部分を除去する現像処理に用いられる高圧処理装置及び方法に関する。

【従来の技術】
近年、電子部品等が形成された基板の洗浄における脱フロン化の流れに伴い、超臨界二酸化炭素のような低粘度の高圧状態の処理流体を剥離液又はリンス液として使用することが注目されている。

また、近年の半導体デバイスの縮小化(シュリンク)によって、更にデバイスの設計ルール(テクノロジーノード)がより微細化しており、その勢いは更に加速されている。この様な半導体デバイスにおいては、構造上非常に微細な溝(トレンチ)や穴(ホール)の洗浄が必要である。前者はキャパシタ(コンデンサの容量部分)や横配線(平面的な配線)、後者は縦配線(三次元的な配線、横配線と横配線との接続、トランジスタのゲート電極への接続)等である。

この様な微細な構造では、その幅と深さの比、いわゆるアスペクト比(縦横比)が非常に大きくなってきており、幅が狭く深い溝や径が小さく深い穴が形成されている。この幅や径がサブミクロンになっていて、そのアスペクト比も10を超えるようなものが出現している。この様な微細構造をドライエッチング等で半導体基板上に製造した後には、上部の平坦部分のみならず、溝や穴の側壁やその底にレジスト残骸や、ドライエッチングで変質したレジスト、底の金属とレジストの化合物、酸化した金属等の汚染が残っている。

これらの汚染は、従来、溶液系の薬液によって洗浄されていた。しかし、この様な微細な構造では、薬液の侵入及び純水による置換がスムーズにいかず、洗浄不良が生じるようになってきている。また、エッチングされた絶縁物が配線による電気信号の遅延を防止するために、低誘電率の材料(いわゆるLow−k材)を使用しなくてはならなくなり、薬液によってその特性である低誘電率が悪化すると言う問題が発生している。その他、配線用の金属が露出している場合は、金属を溶解する薬液が使用できない等の制限も生じている。

このような、半導体デバイスの微細構造の洗浄に、その特性から超臨界流体が注目されている。
ここで、超臨界流体とは、図3に示すように、臨界圧力Pc以上かつ臨界温度Tc以上(同図網掛け部分)で得られる物質の状態をいう。この超臨界流体は、液体と気体の中間的性質を有するため、精密な洗浄に適しているといえる。すなわち、超臨界流体は、液体に近い密度を持ち溶解性が高いため、有機成分の洗浄に有効であり、気体のように拡散性が優れるため、短時間に均一な洗浄が可能であり、気体のように粘度が低いため、微細な部分の洗浄に適しているのである。

この超臨界流体に変化させる物質には、二酸化炭素、水、亜酸化窒素、アンモニア、エタノール等が用いられる。そして、二酸化炭素は、臨界圧力Pcが7.4MPa、臨界温度Tcが約31℃であり、比較的簡単に超臨界状態が得られること、及び無毒であることから、多く用いられている。

二酸化炭素の超臨界流体そのものは不活性であるが、二酸化炭素流体はヘキサン程度の溶解力を有しているため、基板表面の水分や油脂分等の除去は容易に行える。また、例えば、半導体基板の汚染の洗浄に使用されるアミン類やフッ化アンモン等を混入させると、ある適当な濃度範囲で多成分系の超臨界流体となり、微細なデバイス構造に容易に侵入して上記の汚染を除去できる。また、汚染と共に混入しているアミン類やフッ化アンモン等を容易に微細デバイス構造より除去可能である。

また、超臨界流体では、溶液系の薬液のように低誘電率の絶縁物に浸透しても残留しないため、その特性を変化させることが無い。従って、半導体デバイスの微細構造の洗浄に非常に適している。

上記超臨界流体を用いて基板の洗浄処理を行う装置としては、図4に示す構成が考えられる。図4に示す高圧処理装置は、液体の二酸化炭素が封入されたボンベ11と、凝縮器12と、昇圧器13と、加熱器14と、基板洗浄槽15と、減圧器17と、分離回収槽18と、バルブV1,V2とで構成される。

以下、この構成による高圧処理装置の洗浄動作を簡単に説明する。
まず、被洗浄物である基板が、基板洗浄槽15内に設置されて密閉される。基板が設置されると、以下の洗浄処理が開始される。最初にボンベ11の液化二酸化炭素が、凝縮器12へ供給されて液体のまま貯留される。液化二酸化炭素は、昇圧器13において臨界圧力Pc以上の圧力まで昇圧され、さらに加熱器14において臨界温度Tc以上の温度まで加熱されて超臨界二酸化炭素となり、基板洗浄槽15へ送られる。基板洗浄槽15では、超臨界二酸化炭素と基板とを接触させることで洗浄が行われる。

基板洗浄後の汚染物質(洗浄によって基板から超臨界二酸化炭素に混入した有機物、無機物、金属、パーティクル、水等)が混じった超臨界二酸化炭素は、減圧器17において最終的な減圧がなされて気化された後、分離回収槽18において気体の二酸化炭素ガスと汚染物質とに分離される。分離された汚染物質は排出され、二酸化炭素ガスは、回収されて凝縮器12で再利用される。以上の洗浄処理が所定の時間繰り返されて、基板洗浄が完了する。

【発明が解決しようとする課題】
しかしながら、上述した従来の高圧処理装置の構成では、基板を基板洗浄槽15内に設置させる際に、扉の開口部から槽内に大気が混入してしまう。このため、洗浄処理後の超臨界流体を回収/再利用する際に、基板洗浄槽15内に混入した大気成分が超臨界流体生成/回収系に流入して、洗浄に用いる超臨界流体の純度を低下させることとなる。

このような高圧処理装置が半導体基板の洗浄に用いられる場合、基板洗浄槽15はクリーンルーム内に設置される。このクリーンルーム内の空気には、SOx、NOxの他、シロキサン、ボロン、有機物ベーパ等の各種汚染物質が含まれているためである。

この純度の低下は、回収されて再利用される二酸化炭素ガスの凝縮温度等の変化による系の不安定要因を招き、超臨界二酸化炭素を用いた基板洗浄の性能を悪化させる原因となる。

このような問題は、超臨界流体を用いた洗浄方式に限らず、亜臨界流体や、例えばアンモニアによる高圧ガスを用い、密閉処理槽内で基板を現像、洗浄、乾燥等の高圧処理する場合にも同様である。

ここで、亜臨界流体とは、一般的に図3において、臨界点手前の領域にある高圧状態の液体を言う。この領域の流体は、超臨界流体とは、区別される場合があるが、密度等の物理的性質は連続的に変化するため、物理的な境界は存在しなく、亜臨界流体として使用される場合もある。亜臨界あるいは広義には臨界点近傍の超臨界領域に存在するものは高密度液化ガスとも称する。

すなわち、このような高圧流体を用いる高圧処理装置で、処理後の高圧処理流体を回収/再利用させると処理性能の悪化を防止する上で、改善の余地があるものであった。

それ故に、本発明の目的は、基板設置時に処理槽内に混入した大気成分を高圧流体生成/回収系に流入させずに、純粋な高圧流体を用いて基板処理を行うことが可能な高圧処理装置及び方法を提供することである。

【課題を解決するための手段および発明の効果】
上記目的を達成するために、本発明は以下に述べる特徴を有している。
第1の発明は、高圧流体を用いて基板に所定の処理を施す高圧処理装置であって、
所定の処理流体を高圧状態にして供給する高圧流体供給部と、
高圧流体供給部から供給された高圧流体を、処理槽内に設置された基板と接触させて処理する基板処理部と、
基板処理部での基板処理後の高圧流体を回収して再利用させる高圧流体回収部と、
高圧流体と同一成分の雰囲気置換流体を、処理槽内へ供給する供給処理部と、
処理槽内の気体を排出する排出処理部とを備え、
処理槽内に基板が設置され密閉されてから高圧流体が供給されるまで、供給処理部が雰囲気置換流体を処理槽内へ供給すると共に、排出処理部が当該雰囲気置換流体の供給によって押し出される処理槽内の気体を排出することを特徴とする。

上記のように、第1の発明によれば、基板が設置される処理槽にベントラインを形成し、処理に用いる高圧流体と同一成分の雰囲気置換流体を処理槽へ供給することによって、基板設置時に混入した大気成分を、この流体で押し出す。これにより、処理槽内に混入した大気成分が高圧流体回収部へ流入することがない。

処理槽内に基板が設置され密閉されてから超臨界流体が供給されるまで、供給処理部が雰囲気置換流体を処理槽内へ供給すると共に、排出処理部が当該雰囲気置換流体の供給によって押し出される処理槽内の気体を排出することを特徴とする。

所定の超臨界流体を供給するステップと、
供給された超臨界流体を用いて、処理槽内に設置された基板を処理するステップと、
基板処理後の超臨界流体を回収して再利用させるステップとを備える。

【発明の実施の形態】
以下、本発明の実施の形態を、添付図面を参照して詳細に説明する。
本発明の高圧処理装置における処理とは、例えばレジストが付着した半導体基板のように汚染物質が付着している被処理体から、汚染物質を剥離・除去する洗浄処理が代表例としてあげられる。また、被処理体としての基板は、半導体基板に限定されず、金属、プラスチック、セラミック等の各種基材の上に、異種物質の非連続又は連続層が形成もしくは残留しているようなものが含まれる。

図1は、本発明の一実施形態に係る高圧処理装置の構成を示すブロック図である。図1において、本実施形態に係る高圧処理装置は、ボンベ1と、凝縮器2と、昇圧器3と、加熱器4と、基板洗浄槽5と、減圧器7と、分離回収槽8と、バルブV1〜V6と、循環用ポンプ6と、気化器21とで構成される。

まず、本実施形態の高圧処理装置の各構成を説明する。
ボンベ1には、基板の洗浄に用いられる液化状の二酸化炭素が封入されている。凝縮器2は、分離回収槽8から供給される気体の二酸化炭素を冷却して液化させる。昇圧器3は、凝縮器2で液化された液化二酸化炭素を、臨界圧力Pc以上の所定の圧力まで昇圧させる。加熱器4は、昇圧器3で昇圧された液化二酸化炭素を、臨界温度Tc以上の所定の温度まで加熱する。これにより、液化二酸化炭素が超臨界流体へ変化する(図3を参照)。この超臨界二酸化炭素が、本発明に適用可能な高圧状態の処理流体の1つに相当する。

処理槽としての基板洗浄槽5では、生成された超臨界二酸化炭素を用いて基板が洗浄される。減圧器7は、基板洗浄槽5において洗浄処理が終わった超臨界二酸化炭素を、減圧によって気化させる。分離回収槽8では、減圧器7で気化された二酸化炭素ガスと汚染物質とが分離されると共に、二酸化炭素ガスが再び凝縮器2へ供給される。

次に、この構成による本実施形態に係る高圧処理装置で行われる高圧処理、すなわち基板の洗浄動作を説明する。
なお、本実施形態では、処理流体として二酸化炭素を用いた場合を説明するが、その他、亜酸化窒素、アルコール、エタノール、水等の超臨界流体の状態へ変化できる物質であってもよい。また、本実施形態の基板洗浄槽に用いられる基板洗浄方式は、複数の基板を同時に洗浄するバッチ方式又は枚葉方式のいずれであってもよい。

まず、被洗浄物である基板が基板洗浄槽5内に設置される。基板が設置されると、バルブV1,V2,V3,V4及びV6が閉栓、バルブV5のみが開栓される(ステップS21)。

最初に、処理流体として用いられる二酸化炭素はボンベ1内に5〜6MPaの圧力で液体状流体として貯留されており、この液化二酸化炭素が図示しないポンプによりボンベ1から取り出され気化器21に送られて気化される。バルブV5の開栓によって、気化された二酸化炭素ガスが基板洗浄槽5へ雰囲気置換として供給される(ステップS22)。

次に、基板が設置され基板洗浄槽5の扉が閉められると同時に、さらにバルブV6が開栓される(ステップS23)。このバルブV6の開栓によって、ボンベ1→基板洗浄槽5→大気開放という経路(ベントライン)が形成され、二酸化炭素ガスが継続して供給される(ステップS24)。

このように、本発明では、基板洗浄槽5の扉が閉められた状態で二酸化炭素ガスを継続して供給することによって、基板洗浄槽5及び配管内にある気体を大気中へ押し出し(すなわち、基板洗浄槽5及び配管内にある気体を二酸化炭素ガスで置換し)、万一混入した大気成分が残留しないように雰囲気置換する(密閉槽内パージ)。

混入した大気成分が押し出されて、基板洗浄槽5及び配管内が二酸化炭素ガスのみで満たされると、バルブV5,V6が閉栓され、バルブV1,V2が開栓されて、超臨界流体生成/回収系が形成される(ステップS25)。超臨界流体生成/回収系が形成されると、ボンベ1から液化二酸化炭素が凝縮器2へ供給される。

凝縮器2で液体として貯蔵される液化二酸化炭素は、昇圧器3において臨界圧力Pc以上の圧力まで昇圧され、さらに加熱器4において臨界温度Tc以上の所定の温度まで加熱されて超臨界流体となり、基板洗浄槽5へ順次送られる(以上ステップS25)。

ここで、所定の圧力及び温度は、洗浄対象である基板の種類や所望する洗浄性能に基づいて、自由に設定することが可能である。そして、基板洗浄槽5では、この高圧状態の超臨界二酸化炭素によって基板の洗浄が行われる。

超臨界流体生成/回収系(加熱器4の二次側から減圧器7の一次側までの間)が超臨界二酸化炭素で満たされると、バルブV1,V2の閉栓、バルブV3,V4の開栓及び循環用ポンプ6の動作ONによって、超臨界二酸化炭素を所定の時間だけ洗浄処理循環系で循環させて基板の洗浄が行われる(ステップS26)。

この基板の循環洗浄は、超臨界二酸化炭素の消費を押え、有効利用させるために行われる。これによって、ランニングコストの低減が達成され、より経済的な処理が可能となる。なお、洗浄対象となる基板によっては、超臨界二酸化炭素に助剤(レジスト剥離のためのアミンやフッ化アンモン等の薬液)を基板洗浄槽5直前の配管上で混合させて洗浄が行われる場合があるが、本発明では、助剤が混合されていない純粋な二酸化炭素ガスによって各槽内パージが行われる。

基板の洗浄が終わると、バルブV2が開栓されて超臨界二酸化炭素の回収/再利用が行われる(ステップS27)。基板洗浄によって汚染物質が混じった高圧状態の超臨界二酸化炭素は、減圧器7において減圧されて気化された後、分離回収槽8において気体の二酸化炭素と汚染物質とに分離される。分離された汚染物質は排出され、二酸化炭素ガスは、回収されて凝縮器2で再利用される。例えば、この減圧器7は、超臨界二酸化炭素を約80℃以上に維持し、圧力を15MPaから6MPaに減圧することで気体の二酸化炭素とする。

超臨界二酸化炭素の回収が完了すると、バルブV2,V3,V4が閉栓され、バルブV5,V6が開栓されて、基板洗浄槽5内に再び二酸化炭素ガスが供給される(密閉槽内パージ)(ステップS28)。そして、基板洗浄槽5内に設置された基板の取り出しは、バルブV6が閉栓され、基板洗浄槽5内への大気成分の混入が防止された状態(開放槽内パージ)で行われる(ステップS29)。

その後、基板が基板洗浄槽5から取り出されて扉が閉められると、バルブV5が閉栓されて処理が終了する(ステップS30)。なお、引き続き別の基板を洗浄する場合には、ステップS29の終了後にステップS23へ戻って、上述した処理を繰り返せばよい。

A discharge processing unit for discharging the gas in the processing tank,
Until the high-pressure fluid is supplied after the substrate is installed and sealed in the processing tank, the supply processing unit supplies the atmosphere replacement fluid into the processing tank, and the discharge processing unit includes the atmosphere replacement fluid.
