【発明の属する技術分野】
本発明は、放電プラズマを利用したエッチング方法に関し、特に、クロム(Cr)膜をドライエッチングする技術に関する。

【従来の技術】
従来より、ガラス基板の表面にパターニングされたクロム膜を配置したフォトマスクは広く用いられており、一般に、クロム膜のパターニングには反応ガスのプラズマを利用したドライエッチング法が用いられている。

Crの化合物に低温度で蒸気圧を持つものとしてCrCl2O2(Chromyl Chloride)がある。従って、Crのエッチングには反応ガスとしてCl2とO2が、ほぼ同量混合され、使用される。Crのエッチングはラジカル反応性であるが詳しい反応機構は解明されていない。

しかし、ラジカル反応なので基板温度と圧力が主パラメータであり、これらの量の制御がエッチ形状、エッチ速度を決める重要な鍵となる。温度が高すぎれば反応が進行しすぎて、等方的なエッチ形状を呈し、寸法縮小幅(初期パターン幅よりの縮小幅;Critical Dimension Loss(CDロス))が大きくなるばかりでなく、垂直形状も得られない。

圧力については、多少複雑な要因が内包されている。圧力を高くするとラジカル密度(Cl、O密度)は高くなるが、基板付近における生成物(CrCl2O2(Chromyl Chloride)を主としたエッチング生成物)の濃度も高くなる。

圧力が低い場合、基板近傍における生成物の濃度も高くなり、再付着が起こると考えられる。従って、エッチ速度やCDロスの量が圧力に単純には比例しない。
圧力を上げていくと、ある圧力でエッチ速度、CDロスとも最大値を示し、さらに圧力を上げると減少する傾向を示す。流量を増すと、この最大値を示す圧力の領域が高圧側にシフトする。

従来技術におけるCrのエッチングは、ガス系として塩素ガス(Cl2)と酸素ガス(O2)が用いられてきた。圧力は静電結合方式(CapacitiveCoupled plasma;CCP)で2Pa〜15Pa、誘導結合方式(Inductive Coupled Plasma;ICP)では1Pa〜3Paであった。

例えば、ICPのエッチング例について述べると、Cl2の流量が90SCCM、O2の流量が10SCCM、圧力1Pa、誘導結合に用いるコイルの印加電力が2kW、エッチング対象の基板を載置する電極の印加電力が30W、基板温度−20℃の条件で、膜厚100nmのCr層を、Line&spaceパターンにエッチングしたとき、レジストに対する選択比(Crエッチ速度/レジストエッチ速度)はほぼ1で、寸法縮小幅(初期パターン幅よりの縮小幅;CDロス)が40nmであった。この時のエッチ速度は約50nm/minである。

次に、圧力を13Paにして、流量が30SCCMのCl2と、流量が50SCCMのO2を導入し、コイルの印加電力が750W、電極の印加電力を20Wの条件でエッチングしたところ、レジストに対する選択比(Crエッチ速度/レジストエッチ速度)は同様にはぼ1で、寸法縮小幅(初期パターン幅よりの縮小幅;CDロス)が35nmであった。この時のエッチ速度は約18nm/minである。何れの実験においても、コイルに印加する高周波電力の周波数は13.56MHz、電極に印加する高周波電力の周波数は12.56〜13.56MHzであった。

以上述べてきたように、従来技術においては、エッチ速度が15〜50nm/minと低い上にCDロスも大きく30〜40nm/100nm(CDロス幅/エッチング膜厚)であり、レジストの選択比も1前後と低いものであった。特にCDロスの大きさは深刻で、微細パターンのエッチングを行う上で大きな寸法縮小幅は致命的な問題となっている。

例えば膜厚100nmで200nmの線幅をエッチングした場合、エッチング終了後の線幅は120〜130nmに細ってしまう。線幅がさらに狭くなり100nmとなった場合にはエッチング後の線幅が殆ど残らない状態になる。

【発明が解決しようとする課題】
本発明は上記従来技術の要求に応じるために創作されたものであり、その目的は、クロム膜のエッチング精度を向上させる技術を提供するものである。

【課題を解決するための手段】
上記課題を解決するために、請求項1記載の発明は、真空雰囲気中にクロム膜を有するエッチング対象物を配置し、前記真空雰囲気中に反応ガスを導入し、前記反応ガスのプラズマを発生させ、前記クロム膜をエッチングするエッチング方法であって、前記クロム膜上に樹脂で構成され開口を有するレジスト膜を配置し、塩素ガスと、酸素ガスとを含有する前記反応ガスと、飽和炭化水素ガスを、前記塩素ガスと前記酸素ガスの流量の比率を1:2から1:1の範囲にし、前記飽和炭化水素ガスの流量を、前記塩素ガスと前記酸素ガスと前記飽和炭化水素ガスとの合計流量の5%以上15%以下にして前記真空雰囲気中に導入し、前記真空雰囲気の圧力を5Pa以上15Pa以下に維持した状態で、前記開口底面に露出する前記クロム膜のエッチングを行うエッチング方法である。
請求項2記載の発明は、真空雰囲気中にクロム膜を有するエッチング対象物を配置し、前記真空雰囲気中に反応ガスを導入し、前記反応ガスのプラズマを発生させ、前記クロム膜をエッチングするエッチング方法であって、前記クロム膜上に樹脂で構成され開口を有するレジスト膜を配置し、塩素ガスと、酸素ガスとを含有する前記反応ガスと、飽和炭化水素ガスを、前記塩素ガスと前記酸素ガスの含有比率が1:2から1:1の範囲であり、前記飽和炭化水素ガスの含有量が、前記塩素ガスと前記酸素ガスと前記飽和炭化水素ガスとの合計含有量の5%以上15%以下の範囲になるように前記真空雰囲気中に導入し、前記真空雰囲気の圧力を5Pa以上15Pa以下に維持した状態で、前記開口底面に露出する前記クロム膜のエッチングを行うエッチング方法である。
請求項3記載の発明は、請求項1又は請求項2のいずれか1項記載のエッチング方法であって、前記飽和炭化水素ガスは、メタンガスとエタンガスのいずれか一方又は両方を含有するエッチング方法である。

本発明は上記のように構成されており、真空雰囲気中に反応ガスを導入した状態で、真空雰囲気中に誘導電磁場を形成すると、その誘導電磁場によって反応ガスが電離して反応ガスのプラズマが形成される。
プラズマが形成されると、CH、CH2、CH3、Hのような飽和炭化水素の分解物が発生するが、真空雰囲気の圧力は5Pa以上と高いので、それらの分解物はエッチング対象物の表面近傍で重合し、C2H5等の重合物が生成される。

【発明の実施の形態】
図1の符号1は本発明方法に用いるエッチング装置の一例を示している。
このエッチング装置1は、石英等の誘電材料が筒状に成形された真空槽2を有している。

真空槽2は鉛直に配置されており、その上端と下端の開口に、ステンレス等の金属材料で構成された天板3と底板4が取り付けられると、真空槽2の内部の空間はこれらの天板3と底板4によって密閉されるようになっている。
底板4上には、板状の電極6が配置されており、エッチング対象物20をその電極6上に配置した後、真空排気系5によって真空槽2の内部を真空排気する。

真空槽2の外部には、3個の流動制御器12〜14がそれぞれ配置されており、流動制御器12〜14は塩素ガス(Cl2)と、酸素ガス(O2)と、飽和炭化水素ガス(ここではメタンガス、CH4)とが充填されたガスタンクにそれぞれ接続されている。ここでは、各流動制御器12〜14に接続されたガスタンクを図示しない。

天板3の真空槽2内部側の表面にはシャワーヘッド7が取り付けられており、真空槽2内が所定圧力まで真空排気された後、各流動制御器12〜14から、塩素ガスと酸素ガスとメタンガスとを混合器11に供給し、混合器11内で均一に混合して反応ガスを形成した後、その反応ガスをシャワーヘッド7から真空槽2内に放出する。

このとき、本発明方法では、塩素ガスと酸素ガスの流量比率は1:2から1:1の範囲であり、飽和炭化水素ガスの流量は、この飽和炭化水素ガスの流量に加え、塩素ガスと酸素ガスとの流量を合計した値の5%以上15%以下の範囲になるように調整する。
具体的な流量は、真空槽2の大きさや、真空排気系の排気量にもよるが、塩素ガスの流量は20sccm以上60sccm以下の範囲であり、酸素ガスの流量を30sccm以上150sccm以下の範囲で上記流量比率になるようにした。

真空槽2の外周にはコイル9が巻き付けられており、真空排気をしながら上記の反応ガスを導入し、真空槽2の内部が5Pa以上15Pa以下の圧力で安定したところで、コイル用高周波電源17によってコイル9に通電し、高周波電流(ここでは13.56MHz)を流すと、真空槽2内に誘導電磁場が形成され、反応ガスがプラズマ化する。
その状態で、電極用高周波電源16を起動し、電極6に高周波電圧(ここでは13.56MHz)を印加すると、プラズマ中に含まれる反応ガスの原子が電極6に引きつけられ、電極6上のエッチング対象物20表面に入射する。

エッチング対象物20は、薄板状のガラス基板21と、ガラス基板21の表面に全面成膜されたクロム(Cr)膜22と、ノボラック樹脂等の樹脂で構成され、クロム膜22の表面に配置されたレジスト膜23とを有している。レジスト膜23は所定形状にパターニングされており、その開口26の底面にはクロム膜22の表面が露出している。

エッチング対象物20はガラス基板21の裏面が電極6と接触し、表面側、即ち、クロム膜22とレジスト膜23とがシャワーヘッド側に向けられており、エッチング対象物20にプラズマ化した反応ガスが入射すると、その反応ガス中の活性な酸素や塩素が、開口26の底面に露出するクロム膜22表面と反応し、クロム膜22が膜厚方向にエッチングされる。

このとき、レジスト膜23の表面と、開口26の内壁であるレジスト膜23の側壁も活性な酸素や塩素によってエッチングされるが、そのとき生成されたレジスト膜23表面のダングリングボンドが、反応ガス中に含まれる飽和炭化水素の分解物や重合物と反応し、レジスト膜23の表面や側壁に薄膜が形成され、レジスト膜23の厚み、及び幅の減少が緩和される。

飽和炭化水素ガスとして反応ガス中にメタンガスが含まれる場合は、メタンガスの分解物として、C、CH、CH2、H等が発生し、これらの分解物と、反応ガス(O2、Cl2)とが、レジスト膜23の表面近傍で多重衝突し、C2H4、C2H5、C3H6、又は、CwHxClyOz(化学式中w、x、y、zはそれぞれ任意の整数である)の一般式で表される重合物が生成され、これらの重合物が、レジスト膜23の表面及び側壁に露出するダングリングボンドと結合し、レジスト膜23の表面及び側壁に、重合物の薄膜が形成されると考えられる。

上記のようなクロム膜22のエッチングを行うと、反応ガスイオンの入射とエッチング反応によってエッチング対象物20が加熱されるが、電極6内には不図示の冷却装置が配置されており、エッチング対象物20を冷却することで、エッチング工程中はエッチング対象物を所望温度に維持する。
クロム膜22がエッチングされ、開口26底面にガラス基板21が露出したところで、エッチングを終了させる。

上述したように、本発明のエッチング法では、レジスト膜23の表面及び側壁が保護されるので、レジスト膜23の幅はエッチングの前後で変化せず、クロム膜22が露出するレジスト膜23間の開口の幅が一定になる。

従って、本発明方法によれば、例えば高精度のフォトマスクやレティクルを作製することができる。

<実施例>
真空槽2内の圧力を13Pa、エッチング対象物20の温度を20℃、コイル9での印加電力を750W、電極6での印加電力を20W、塩素ガスの流量を30sccm、酸素ガスの流量を50sccm、メタンガスの流量を5sccmとし、膜厚が100nmのクロム薄膜を幅0.16μmのラインと幅0.24μmのスペース状にパターン転写した。

圧力約1Pa、エッチング対象物の温度−20℃、コイルの印加電力2kW、電極6の印加電力30W、塩素ガス流量85sccm、酸素ガス流量10sccm、メタンガス流量5sccmの条件でクロム薄膜のエッチングを行った。
<評価>
上記実施例と比較例1において、実施例と比較例1のエッチング時間t1、t2と、クロム膜22の膜厚D1、D2とから、実施例と比較例1のクロム膜22のエッチング速度SCr1、SCr2(SCr=D/t)をそれぞれ求めた。

図3と図4を比較すると、実施例では、レジスト膜23の幅方向の減少量が非常に少なく、また、クロム膜22はエッチング前のレジスト膜23のパターン通りにエッチングされたことがわかる。
図3と図5〜7を比較すると、比較例2〜4では、レジスト膜23の幅方向の減少量が大きく、特に、真空槽内の圧力が1.5Paであった比較例3、4では幅方向の減少量が非常に大きく、エッチング後のクロム膜の幅は、エッチング前のレジスト膜23のパターンに比べ非常に狭くなっている。

更に、真空槽2内の圧力を変えてクロム膜22のエッチングを行ったところ、真空槽2内の圧力が1Pa〜4Paでは、レジスト膜23の幅方向の減少量が大きく、クロム膜22のエッチング精度が悪かったが、真空槽2内の圧力を5Pa以上に上げたところ、レジスト膜23の幅方向の減少量が小さく、エッチング精度が改善された。
真空槽2内の圧力が15Paを超えると放電安定性が悪くなるので、クロム膜22をエッチングするときの最適圧力範囲は5Pa以上15Pa以下であることがわかる。

例えば、シリコンウェハ表面のクロム薄膜を本発明によりパターニングし、パターニングされたクロム薄膜をマスクとして、シリコンウェハ表面の酸化被膜をエッチングすることもできる。
また、本発明のエッチング方法の他の用途としては、光デバイスの導波路や、バイオチップの作製がある。

【発明の効果】
本発明によれば、レジスト膜はエッチング中に飽和炭化水素ガスによって保護され、レジスト膜のパターンがエッチングの過程で変化しないので、クロム薄膜のパターニング精度が高い。
