【発明の属する技術分野】
本発明は成膜処理装置内の付着金属膜のクリーニング方法に関し、特に、成膜時に成膜処理装置の内部に付着した金属銅等を綺麗に除去するクリーニング方法に関する。

【従来の技術】
例えば金属銅を除去するクリーニング方法として、従来、化学気相エッチング法が知られている。この化学気相エッチング法の工程をミクロ的な観点で見ると、金属銅を酸化させて酸化銅を作製する工程(金属銅の酸化工程)と、当該酸化銅を錯化することにより銅錯体を作製する工程(酸化銅の錯化工程)と、当該銅錯体を昇華する工程(銅錯体の昇華工程)の3つの工程に分けることができる。これらの工程からなるクリーニング方法では、金属銅の酸化工程、酸化銅の錯化工程、銅錯体の昇華工程という順序で化学反応が起き、化学気相エッチングにより金属銅の除去が行われる。

化学気相エッチングに関する従来の文献としては、特公平7−93289号公報(文献1)、A.Jain, T.T.Kodas, and M.J.Hampden-Smith SPIE2335 (1994) p52 (文献2)、M.A.George, D.W.Hess, S.E.Beck, J.C.Ivankovits, D.A.Bohling, and A.P.Lane J.Electrochem.Soc.142(1995) p961 (文献3)、M.J.Hampden-Smith, T.T.Kodas, MRS Bulletin/June 1993 p39(文献4)を挙げることができる。

文献1では、集積回路製造に用いられる基板上の金属薄膜の蒸気相エッチング法に関し、金属薄膜の金属表面を、酸化可能な雰囲気中に分散させた有効量のβ−ジケトン等と、揮発性の金属−配位子錯体を形成し得る条件下で接触させ、金属−配位子錯体を揮発させて金属表面をエッチングする。エッチング対象の金属には銅も含まれる。金属の酸化には酸素(O2 )を利用し、β−ジケトンとしてヘキサフルオロアセチルアセトンを使用する実施例が示されている。文献2では、金属銅の酸化にH2 O2 、酸化銅の錯化にヘキサフルオロアセチルアセトンを使用する例が説明されている。文献3では、金属銅の酸化にO2 リモートプラズマを使用し、酸化銅の錯化にヘキサフルオロアセチルアセトンを使用する例が説明されている。文献4では、金属銅のエッチング技術の一例として、酸化雰囲気とβ−ジケトンの一種であるヘキサフルオロアセチルアセトンとによる金属銅のクリーニング法が開示されている。

上記のごとく、化学気相エッチング法に関しては、従来、金属銅の酸化させる方法としてH2 O2 、O2 リモートプラズマ、O2 を用いる方法が知られていた。また酸化銅を錯化させる原料として、β−ジケトンの一種であるヘキサフルオロアセチルアセトン(1,1,1,5,5,5−ヘキサフルオロ−2.4−ペンタンジオン)が多く用いられることが知られていた。

【発明が解決しようとする課題】
成膜処理装置で基板表面に金属銅の膜を成膜する工程を、基板を交換しながら基板ごと連続して繰り返し行うと、成膜処理装置の内部に金属銅の膜が付着してしまう。成膜処理装置の内部に付着した膜が厚くなると、成膜工程で膜劣化等の問題が起きるので、適宜なタイミングで付着膜を除去するクリーニング工程を実施することが必要となる。

しかし従来では、上記各文献に記載される通り、基板上の銅薄膜を除去するクリーニング方法が主たるもので、成膜処理装置の内部に付着した金属銅の膜を除去するクリーニング方法は提案されていなかった。

そこで本発明者らは、成膜処理装置の内部に付着した金属銅を除去するクリーニングを、上記文献1に記載された化学気相エッチング法を応用して試みた。すなわち、文献1の化学気相エッチング法に準じて、酸素を用いて金属銅を酸化させて酸化銅を作り、さらにヘキサフルオロアセチルアセトンを用いて当該酸化銅を錯化して銅錯体を作り、この銅錯体を昇華させた。しかしながら、文献1に記載された方法に準じた化学気相エッチング法によれば、付着した金属銅膜がスポンジ状(多孔質状)になって綺麗に除去できず、反対にパーティクルとして残留するという問題や、あるいは、付着膜の下面側に空洞が形成され、その結果、付着膜に割れが生じ、膜剥がれが生じるという問題が起きた。スポンジ状になった付着膜の状態を図3と図4の写真に示し、膜剥がれの状態を図5と図6の写真に示す。

以上のごとく、従来の化学気相エッチング法を用いても、成膜処理装置の内部に付着した金属銅の膜を綺麗に除去することができなかった。なお、ごく最近、Mark A.George, Alan J.Kobar, Scott E.Beck, Jen Waskiewcz,Ron M.Pearlstein, and David A.Bohling “Chemical Vapor Etching of Copper for Cu CVD Chamber Cleaning” Advanced Metallizationand Interconnect Systems for ULSI Applications in 1997 (US session:1997年9月30日〜)という論文も出されている。この文献によれば、成膜処理装置内に付着した金属銅を除くクリーニング方法に関する研究報告がなされている。

本発明の目的は、上記の問題を解決することにあり、成膜処理装置の内部に付着した金属銅等の金属膜を、パーティクルや膜剥がれを発生することなく、綺麗に除去できるクリーニング方法を提供することにある。

【課題を解決するための手段】
本発明に係る成膜処理装置内の付着金属膜のクリーニング方法は、上記の目的を達成するため、次のように構成される。

本発明に係るクリーニング方法は、その前提として、基板の表面に金属膜を堆積する成膜処理装置で、成膜時に成膜処理装置の内部に付着した金属膜を、当該金属膜を酸化してその酸化膜を作る酸化工程と、酸化膜を錯化してその錯体を作る錯化工程と、錯体を昇華する昇華工程とからなるクリーニング工程によって、除去するように構成されている。

第1のクリーニング方法は、上記の構成を有するクリーニング方法において、酸化工程が律速過程となるように上記クリーニング工程の条件が設定され、当該条件は錯化可能な雰囲気を作った後に、酸化可能な雰囲気を作ることによって設定されることを特徴とする。

第2のクリーニング方法は、好ましくは上記金属膜は金属銅であり、酸化工程で酸化銅を作り、錯化工程で酸化銅を錯化して銅錯体を作り、さらに加えて酸化工程が律速過程となるようにクリーニング工程の条件が設定され、当該条件は錯化可能な雰囲気を作った後に、酸化可能な雰囲気を作ることによって設定されることを特徴とする。

第10のクリーニング方法は、上記の方法で、好ましくは、酸化工程での酸化可能な雰囲気を酸素で作り、錯化工程での錯化可能な雰囲気をβ−ジケトンで作った場合に、成膜処理装置内で、酸素の流量がモル比でβ−ジケトンの流量の5倍以下であることを特徴とする。

【発明の実施の形態】
以下に、本発明の好適な実施形態を添付図面に基づいて説明する。

図1は、本発明に係るクリーニング方法が実施される成膜処理装置の概略図である。この成膜処理装置10では、真空容器11内の下部に基板ホルダ12が設けられている。成膜時に、基板ホルダ12の上には、成膜対象である基板が載置される。真空容器11の例えば周囲側壁には、基板を出し入れするためのゲートバルブ13、および真空容器11の内部を必要な真空状態にする排気系14が設けられている。排気系14と真空容器11をつなぐ配管15にはメインバルブ16が付設される。真空容器11の周囲側壁、上壁、底壁の各々の外側にはヒータ17が配置される。ヒータ17は真空容器11の温度を所定温度に保持する。また基板ホルダ12の内部にもヒータ18が内蔵され、基板ホルダ12および基板を所定温度に保持する。ヒータ17,18へ加熱電力を供給するための電源、温度を検出するためのセンサ部の図示は省略されている。

真空容器11は、本来的に金属銅等の金属の膜を基板表面に堆積させる成膜処理装置を構成するものである。成膜の手法としては、スパッタリング、CVD等の任意の方法を適用することができる。成膜時には、ゲートバルブ13を経由して基板が搬入され、基板ホルダ12の上に載置される。その後、真空容器11内は排気系14によって成膜に適した必要な減圧状態に保持される。その状態で、基板の表面に対して成膜処理が施される。基板への成膜は、例えば枚葉式にて、複数の基板に対して連続的に行われる。実際上、真空容器11には、その成膜手法に応じて必要な成膜装置の構成が付加される。スパッタリングの場合にはターゲットやプラズマを生成するための電極等が付設され、CVDの場合には反応ガス等を導入し化学反応等を起こすための構成が付設される。図1の成膜処理装置では、成膜に関連する部分の構成の図示を省略している。

本実施形態では、成膜処理装置10において、基板の連続成膜の結果、真空容器11の内部(真空容器の壁面、配管、基板ホルダ周り)に付着した金属銅等の付着膜(付着金属膜)19を除去するクリーニング工程を主題として説明する。このクリーニング工程では、化学気相エッチングを利用して付着膜19を除去する。なお図1では、真空容器11の内面の一部や基板ホルダ12の外面の一部に付いた付着膜19を示しているが、実際に付着膜は、真空容器11の内面、基板ホルダ12の外面、真空容器11内の機器に付着している。

本実施形態に係る化学気相エッチングに基づくクリーニング工程を実施するための装置として、真空容器11に対して酸素供給系21とβ−ジケトン供給系22が設けられる。酸素供給系21はバルブ23を介して配管24で真空容器11に接続され、β−ジケトン供給系22はバルブ25を介して配管26で真空容器11に接続される。β−ジケトン供給系22では、例えば窒素(N2 )を利用してバブリングを行い、β−ジケトンを気化させる。液体のβ−ジケトンを気化するその他の方法としては、気化器を使用して液体を気化する方法(計測技術‘97,10、p21〜24)や、β−ジケトンの入った容器をチラー等の加熱機構で外側から恒温状態で暖める方法(同文献、p22、第2図)がある。こうして真空容器11内には気化したβ−ジケトンが導入される。かかる構成により、クリーニング工程の際、真空容器11の内部に酸素(O2 )とβ−ジケトンが、以下に述べる適切なクリーニング条件を満たして導入される。ここで、β−ジケトンとして最も好ましいものはヘキサフルオロアセチルアセトンである。

成膜処理装置10において、化学気相エッチングを利用した本実施形態に係るクリーニング工程を実施する場合に、内部に付着した金属銅の膜19が、その表面から順次に円滑にエッチングされるようにするため、次のようなクリーニング工程の条件を満たすように設定されている。以下、クリーニング工程の条件を、実施例1,2に分けて説明する。

〔実施例1〕 成膜処理装置10では複数の基板の成膜(金属銅)が連続的に行われる。最後の基板の成膜が終了した後、真空容器11のゲートバルブ13を開いて基板を外部に取り出す。この状態で、真空容器11の内部には金属銅の膜19が厚さ約2μmで付着している。その後、ゲートバルブ13を閉じ、ヒータ17,18により真空容器11と基板ホルダ12等の温度を好ましくは210℃に保持すると共に、メインバルブ16を開き排気系14を動作させて真空容器11の内部を高い真空度に保持する。その後、メインバルブ16は閉じられる。

上記の状態で、最初に、バルブ25を開き、気化されたβ−ジケトンを真空容器11内に導入する。ここではβ−ジケトンとしてヘキサフルオロアセチルアセトン(Hhfac)を用いた。このとき、バブリングに使用されるN2 の流量は140sccm、ヘキサフルオロアセチルアセトンの流量は40sccmとした。

真空容器11内にβ−ジケトンを導入した後、3分後、内部圧力が約20Torrになった状態で、バルブ23を開き、酸素を20sccmの流量で真空容器11内に導入する。その後、メインバルブ16を開いて排気系14により真空容器11内の圧力を20Torrに制御する。真空容器11内に酸素を導入する際には、β−ジケトンは真空容器11内に十分に供給された状態にある。

酸素を導入して4分後、バルブ23,25を閉じ、β−ジケトン(ヘキサフルオロアセチルアセトン)と酸素の導入を止める。真空容器11の内部圧力は、排気系14の排気動作を制御することにより好ましい圧力状態に制御される。上記の結果、真空容器11内に付着した金属銅の膜19は、完全に除去されたことが確認された。これにより、クリーニング工程が完了した。

上記クリーニング工程の説明では操作手順の観点で説明された。ヒータ17,19の加熱動作、メインバルブ16を開いた状態での排気系14による真空容器11内の排気動作、バルブ25を開くことによるβ−ジケトンの導入、バルブ23を開くことによる酸素の導入等の制御は、図示しない制御器に従って行われるものとする。

以上の操作手順の上で重要なことは、真空容器11内へ酸素が導入される段階で、真空容器11内に十分な量なβ−ジケトンが供給されていることである。その結果、酸素による金属銅の酸化工程が律速過程になるというクリーニング条件が設定される。

次に、上記のクリーニング工程を化学反応というミクロの観点から説明する。上記の化学気相エッチング法を利用した金属銅のクリーニング工程をミクロ的な観点で見ると、(従来の技術)で既に述べた通り、金属銅の酸化工程と、酸化銅の錯化工程と、銅錯体の昇華工程とから成っている。これらの工程を化学式で表現すると、次の通りである。

上記において、金属銅の酸化工程、酸化銅の錯化工程、銅錯体の昇華工程という順序で化学反応が起きる。つまり上記クリーニング工程では、錯化工程は酸化工程の存在が前提となり、昇華工程では錯化工程の存在が前提となる。実施例1によるクリーニングでは、酸素による金属銅の酸化工程が律速過程になるように条件を設定することにより、錯化工程および昇華工程を促進し、真空容器内部に付着した金属銅の膜の表面からの円滑なエッチングを可能にしている。ここで、「酸素による金属銅の酸化工程が律速過程になる」とは、上記の3つの工程の化学反応で、酸化工程の化学反応が一番遅い速度で進行するということを意味する。酸化工程の反応速度によって、錯化工程の反応速度と昇華工程の反応速度が決まり、その結果、クリーニング工程全体の反応速度が決まるのである。換言すれば、本発明に係る化学気相エッチングを利用したクリーニング方法は、金属銅の酸化工程の反応が、錯化工程の反応に比較して過度に進行させないように、クリーニング条件を設定したものであるということもできる。

前述のクリーニング工程の操作手順に従えば、真空容器11内に酸素が導入される前の段階で、すなわち真空容器11内に酸化可能な雰囲気が作られる前の段階で、当該真空容器11内に錯化可能な雰囲気が十分な状態で作られているため、酸素による金属銅の酸化作用が起きると、即座に錯化工程が進行し、さらに昇華工程が進行し、銅錯体が排気される。従って、金属銅の酸化工程の反応が、錯化工程の反応に比較して過度に進行することはなく、当該酸化工程が律速過程となる。

以上により、実施例1によるクリーニング方法によれば、酸素による金属銅の酸化工程が律速過程になるように条件を設定したため、真空容器11の内部に付着した金属銅の膜をその表面からの円滑にエッチングし除去できる。

次に、上記のクリーニング工程における排気動作を詳述する。クリーニング工程で、排気系14の排気動作は適切に制御される。好ましくは真空容器11内での排気能力を間欠的に変化させることにより、昇華工程等をよりいっそう進行させ、付着膜からの銅錯体の除去速度を高め、クリーニング工程の効率を高めている。

上記クリーニング工程では、次の2つの理由により除去効率が低減する場合がある。第1に、クリーニング処理の時間が経過すると、付着した金属銅の表面近傍の銅錯体のガス分圧が高くなって昇華速度が低下し、昇華工程が最終的に律速過程になるおそれがある。第2に、同様に、時間経過に伴い、付着した金属銅の表面近傍の銅錯体のガス分圧が高くなり、酸素の銅表面近傍の分圧が低くなるため、金属銅の酸化速度が低下しすぎるおそれがある。

上記第1の理由の場合を詳述する。真空容器内へのガスの導入で同じ流量で内部圧力を高く保持したいがために排気速度を低下すると、反応生成物が排気されなくなり、反応生成物が真空容器内に長く滞在し、或る条件(排気速度が過度に低速である場合)では、反応生成物の真空容器内での割合が時間と共に高くなる。つまり反応生成物の分圧が高くなり、昇華速度が律速過程となる。

さらに具体的に説明する。真空容器内で滞留が生ぜず、真空容器内に入れたガスがそれまで存在したガスを追い出すように流れる理想的な場合を想定する。まず真空容器内の圧力が20Torrで、或る気体Aが充満しているとする。その時、異なる種類の気体Bを200sccmの流量で流し、圧力を20Torrに維持するために、排気速度を0.1l(リットル)/秒とした場合、真空容器内の気体がAからBへと入れ替わるのに要する時間は約3分である。これに対して、真空容器内の圧力が200Torrで、或る気体Aが充満している時に、異なる種類の気体Bを200sccmの流量で流し、圧力を200Torrに維持するために、排気速度を0.01l/秒とした場合、真空容器内の気体がAからBへと入れ替わるのに要する時間は約30分である。すなわち後者は前者の10倍の時間がかかる。

上記の例を前述の実施例に当てはめて考えると、最初はN2 とHhfacの雰囲気だった真空容器内で、Cu(hfac)2 の分圧が徐々に高くなっていくのと同じである。そして或る時間を境に真空容器内のCu(hfac)2 の分圧がCu(hfac)2 の飽和蒸気圧と同じになり、その時点で昇華工程が律速過程となる。つまり、(排気される銅錯体ガスの量)<(化学気相エッチングにより生成する銅錯体ガスの量)の関係が成立する場合には、時間の経過と共に徐々にCu(hfac)2 の分圧が高くなり、ついには排気される銅錯体ガスの量以上に化学気相エッチングにより生成する銅錯体ガスの量が多くなることができず、昇華速度が遅くなり、最終的に昇華工程が律速なり、(排気される銅錯体ガスの量)=(化学気相エッチングにより生成する銅錯体ガスの量)となると考えられる。以上のことから、排気能力を変化させ、好ましくは排気速度を間欠的に変化させて排気を行う。

上記第2の理由の場合を詳述する。クリーニング工程が進行すると、付着した金属銅の近傍における気体は、銅錯体基体または反応生成物であるH2 O気体の占める割合が多くなり、酸素の占める割合が徐々に少なくなり、酸素分圧の低下により銅薄膜の酸化速度が低下する。酸化工程が律速過程である場合の除去速度、つまり金属銅の酸化速度Rは、R=K×〔PO2〕n ×〔Cu〕(K:反応速度定数、〔PO2〕:表面近傍の酸素の濃度、n:乗数(1)、〔Cu〕:O2 と反応可能なCuの量あるいはCuの表面積)の式で表される。式で明らかなように、酸素分圧が低下すると、金属銅の酸化速度は低下する。さらに時間経過に伴い、付着した金属銅の表面近傍の銅錯体ガスの分圧が高くなることによって、O2 の反応可能なCuの量、つまりCuの表面積に比例する量が多少減少する。式で明らかなように、金属銅の酸化速度はCuの表面積に比例するので、付着した金属銅の表面近傍の銅錯体ガスの分圧が高くなることによって、金属銅の酸化速度が低下する。そこで、例えば10μmの以上の銅薄膜を除去する場合には、間欠排気を行い、酸化工程を促進する。
