【発明の属する技術分野】
本発明は、光通信に使用される半導体レーザ装置の起動方法及びその起動方法が適用される半導体レーザ装置を用いた光通信機器に関する。

【従来の技術】
例えば光通信や光増幅等に使用される従来の半導体レーザ装置は、半導体レーザ素子と光ファイバを光学的に結合させてモジュール化したものであり、例えば特開2002−9384号公報の図7や特開2000−216474号公報の図6に示されるように構成されている。

このような半導体レーザ装置は、その半導体レーザ素子にレーザ駆動電流が給電されると、半導体レーザ素子が駆動されてレーザ光を出射する。このレーザ光は、レンズからなる結合用光学系を介して光ファイバに入射する。光ファイバに入射したレーザ光は、光ファイバ内を伝搬して所望の用途に供される。
ところで、半導体レーザ素子では、一般に、半導体レーザ素子自体の発熱や周囲の環境温度の影響による温度変化に応じて、レーザ光の光強度及び波長が変動する。このため、半導体レーザ装置には、一般に、そのパッケージ内にサーモモジュールが設けられている。このサーモモジュールは、ペルチェ素子に給電される電流の方向に応じて、発熱動作(加熱動作)又は吸熱動作(冷却動作)を実行する。また、サーモモジュールの構成やその電流の大きさに応じて、その発熱量や吸熱量が変化する。

即ち、半導体レーザ素子に温度変化が生じる場合、その半導体レーザ素子の温度を温度センサであるサーミスタによって検知して、そのサーミスタの指示温度Tsに基づき、サーモモジュールに給電される駆動電流(以下、適宜「サーモモジュール電流」と呼ぶ)Itec の方向及び大きさが調整され、それに応じて加熱動作又は冷却動作が行われる。こうしたサーモモジュールによる温度制御によって、半導体レーザ素子はほぼ所望の駆動条件の温度に保たれる。従って、半導体レーザ装置は、半導体レーザ素子から出射されるレーザ光の光強度及び波長を安定させた状態で駆動される。

【発明が解決しようとする課題】
しかしながら、低温環境下にて、上記した従来の半導体レーザ装置が起動される場合、次のような問題が生じる。
例えば半導体レーザ素子の温度(サーミスタの指示温度Ts)が25℃の条件下で所望の光強度及び波長のレーザ光を出射するように設計された半導体レーザ装置が、環境温度Tc=10℃にて起動されたと仮定する。この場合、サーモモジュールには、半導体レーザ素子を加熱する方向にサーモモジュール電流Itec が流れる。

このときのサーモモジュール電流Itec をモニタすると、例えば図5のグラフに示されるように、半導体レーザ装置の起動直後に、即ち、サーモモジュール電流Itec の給電開始直後に、サーモモジュール電流Itec が過大になることがある。こうした現象は、制御系によっては頻繁に発生する。
加熱方向に過大なサーモモジュール電流Itec が流れると、サーモモジュールが過熱され、更に、サーモモジュール上に基板を介して配設されている半導体レーザ素子やレンズ(又はレンズ付き光ファイバ)等の部品もまた急激に高温に加熱される。図5のグラフでは、加熱方向へのサーモモジュール電流Itec の上限値が−3A(アンペア)に設定されているが、サーモモジュール電流Itec がこの上限値程度に抑えられたとしても、半導体レーザ素子やレンズ等の部品が例えば高温環境に置かれていたり放熱状態が悪かったり等の条件によっては200℃以上の温度にまで上昇する場合もある。

このような場合、サーモモジュール上に前記基板を固定する熱溶融接続材料に例えば融点148℃のIn−Pb−Ag共晶半田が用いられていると、その半田が溶融して、基板の位置ずれを引き起こすことがある。この場合、半導体レーザ素子及びレンズ(又はレンズ付き光ファイバ)は正規の位置からずれ、半導体レーザ素子の光ファイバに対する光結合が損なわれる。その結果、半導体レーザ装置の光出力が大幅に低下してしまう。特に、基板の位置ずれにより半導体レーザ素子が光ファイバに対して角度ずれを起こす場合には、例えば0.2°の角度ずれによって、前記光出力は95%も低下してしまう。

また、レンズが例えば低融点ガラス又はAu−Sn等の半田を用いて金属製のホルダに固定され、この金属製のホルダが基板に固定されているため、サーモモジュールの過熱により、レンズ及び金属製のホルダの温度が急激に上昇すると、レンズとホルダとの間の大きな熱膨張率の差に起因して、レンズとホルダとの接合部分(低融点ガラス又はAu−Sn等の半田)にクラックが発生することがある。

このクラックの発生によっても、レンズの位置ずれやレンズの傾きが生じてレンズの光軸がずれたり、レンズがホルダから脱落したりして、半導体レーザ素子と光ファイバとの間の良好な光結合が損なわれてしまう。その結果、半導体レーザ装置から良好な光出力が得られなくなる。
また、半導体レーザ素子からのレーザ光が直接に入射されるレンズ付き光ファイバが基板上に半田等の熱溶融接続材料を介して固定されている場合にも、熱溶融接続材料が溶融して、レンズ付き光ファイバの位置ずれを生じることがある。その結果、半導体レーザ素子に対するレンズ付き光ファイバの光結合にずれが生じ、半導体レーザ装置の光出力が大幅に低下してしまう。

更に、サーモモジュールは、多数のペルチェ素子と、これらペルチェ素子を挟み付ける放熱側及び吸熱側の2枚の板部材とを有しているが、これらのペルチェ素子と板部材とは半田を利用して結合されている。このため、この半田がサーモモジュールの過熱によって溶融し、例えばペルチェ素子が脱落する等して、サーモモジュール自体が機能低下したり、破損したりするおそれもある。

なお、こうした問題に対処するため、加熱方向のサーモモジュール電流Itec を所定の値以下に抑制する手段を設けることが考えられる。しかし、その場合、半導体レーザ装置が低温環境下にて起動又は駆動される際に、加熱方向のサーモモジュール電流Itec が制限される結果、半導体レーザ素子の温度を所望の値、例えば25℃に保持できなくなる恐れがある。

本発明は上記課題を解決するためになされたものであり、半導体レーザ装置の起動時において、サーモモジュールにその加熱方向への過大なサーモモジュール電流が流れることを防止し、その過大なサーモモジュール電流に起因する不具合の発生を防止できる半導体レーザ装置の起動方法及びその起動方法が適用される半導体レーザ装置を用いた光通信機器を提供することを目的とする。

【課題を解決するための手段】
上記した目的を達成するために、本発明においては、半導体レーザ素子と、一方向に給電を受けたときに前記半導体レーザ素子を加熱し、逆方向に給電を受けたときに前記半導体レーザ素子を冷却して、前記半導体レーザ素子の温度を制御するサーモモジュールとを備え、前記半導体レーザ素子が熱溶融接続材料を用いて前記サーモモジュールに固定されている半導体レーザ装置の起動方法であって、制御部からレーザ駆動電源に加熱開始信号が送信されて該レーザ駆動電源から前記半導体レーザ素子に加熱用電流を給電して、前記半導体レーザ素子自体の発熱により前記半導体レーザ素子の予備加熱を行うステップと、前記半導体レーザ素子の予備加熱の後、前記サーモモジュールへの給電を開始すると共に、前記制御部から前記レーザ駆動電源に駆動開始信号が送信されて該レーザ駆動電源から前記半導体レーザ素子へのレーザ駆動電流の給電を開始するステップと、を有することを特徴とする半導体レーザ装置の起動方法が提供される。

また、本発明においては、光通信のためのレーザ光を発振する半導体レーザ素子と、一方向に給電を受けたときに前記半導体レーザ素子を加熱し、逆方向に給電を受けたときに前記半導体レーザ素子を冷却して、前記半導体レーザ素子の温度を制御するサーモモジュールとを備え、前記半導体レーザ素子が熱溶融接続材料を用いて前記サーモモジュールに固定されている半導体レーザ装置と、前記半導体レーザ素子にレーザ駆動電流及び予備加熱のための加熱用電流の一方を供給するレーザ駆動電源と、前記サーモモジュールに給電するサーモモジュール駆動電源と、前記レーザ駆動電源及び前記サーモモジュール駆動電源の作動を制御する制御部とを備え、前記制御部は、前記半導体レーザ装置の起動時、前記レーザ駆動電源を作動させて、該レーザ駆動電源に加熱開始信号を送信して前記半導体レーザ素子に加熱用電流を給電した後、前記サーモモジュール駆動電源を作動させて、前記サーモモジュールへの給電を開始すると共に、前記レーザ駆動電源に駆動開始信号を送信して前記半導体レーザ素子へのレーザ駆動電流の給電を開始することを特徴とする光通信機器が提供される。

【発明の実施の形態】
以下、本発明の実施の形態について添付図面を参照しつつ説明する。
(第1の実施形態)
図1に示されるように、本実施形態に係る半導体レーザ装置10は、例えば光通信用の信号光源や光増幅用の励起光源として使用され、半導体レーザ素子16と光ファイバ34とを光学的に結合させてモジュール化したものである。

この半導体レーザ装置10は、そのパッケージ36内にサーモモジュール38を有する。このサーモモジュール38は、複数のペルチェ素子38aと、これらペルチェ素子38aを挟み付ける板部材38b、38cとを含み、板部材38b、38cは例えばアルミナや窒化アルミ等の絶縁基板からなる。この例では、パッケージ36の内底壁面上に板部材38bが固定され、この板部材38bに、ペルチェ素子38aの放熱側端(図1の下側)が半田により固定されている。板部材38cはペルチェ素子38aの吸熱側端(図1の上側)に半田により固定されている。

サーモモジュール38の上側、即ち、板部材38c上には、部品の取り付けに使用される基板40が設けられており、この基板40は熱溶融接続材料である例えば融点148℃のIn−Pb−Ag共晶半田によって板部材38cに固定されている。また、この基板40上には、半導体レーザ素子16を固定したレーザダイオードキャリア12、モニタ用のフォトダイオード46を固定したフォトダイオードキャリア42及びレンズ44が固定されている。フォトダイオード46は、半導体レーザ素子16の発光状態を監視する。

パッケージ36の側壁には貫通孔が形成され、この貫通孔に光ファイバ支持部材48が嵌合されている。この光ファイバ支持部材48は、例えばFe−Ni−Co合金(商標名:コバール)等からなる。この光ファイバ支持部材48は挿通孔48aを有している。この挿通孔48aの内部には、光ファイバ34の先端部がパッケージ36の外部から導入されている。挿通孔48aの内部には、レンズ50が配設されている。

図2に示されるように、レーザダイオードキャリア12上には、ヒートシンク機能を有するサブマウント(以下、単に「ヒートシンク」という)14が配置され、このヒートシンク14上には、半導体レーザ素子16が設置されている。また、レーザダイオードキャリア12上には、ヒートシンク14との間に所定の間隔をおいてサーミスタ用のサブマウント18が配置され、このサブマウント18上には、半導体レーザ素子16の温度を検知する温度センサとしてサーミスタ20が設置されている。

レーザダイオードキャリア12上には、セラミック支持台27が配置され、このセラミック支持台27の上面には、Auメッキ層28が形成されている。このAuメッキ層28は、半導体レーザ素子16に対する電気配線の中継部となっている。そして、半導体レーザ素子16は、Auワイヤ29によってAuメッキ層28に接続され、このAuメッキ層28は、Auワイヤ29によって半導体レーザ素子16のレーザ駆動電源(図示せず)に接続されている。半導体レーザ素子16への電気回路は、このように構成されている。

レーザダイオードキャリア12上には、更に別のセラミック支持台30が配置されており、このセラミック支持台30の上面には、サーミスタ20の電気配線の中継部となるAuメッキ層31a、31bがそれぞれ形成されている。サーミスタ20は、Auワイヤ29によってAuメッキ層31a、31bに電気的に接続され、Auメッキ層31a、31bは、Auワイヤ29によってサーミスタ20の電源(図示せず)に接続されている。サーミスタ20への電気回路は、このように構成されている。

次に、本実施形態に係る半導体レーザ装置10の起動方法について、図3を参照しながら説明する。図3は、本実施形態に係る半導体レーザ装置10の起動方法を説明するためのブロック図である。
先ず、半導体レーザ装置10の起動時、サーミスタ20によって半導体レーザ素子16の温度が検知される。この半導体レーザ素子16の温度情報は、電圧信号に変換されて、駆動制御部56に送信される。

ここで、サーミスタ20の指示温度Tsが予め設定した所定の起動温度Tref1よりも低い場合に、即ち、Ts<Tref1の場合に、直ちにサーモモジュール38への給電が行われると、過大な加熱方向のサーモモジュール電流Itec が急激に流れて、基板40とサーモモジュール38とを固定している半田が溶融するおそれが生じる。このため、駆動制御部56は、先ず、指示温度Tsを示す電圧信号Vtsと起動温度Tref1に対応した電圧信号Vref1とを比較する。

その結果、半導体レーザ素子16の温度Tsが起動温度Tref1以上である場合には、駆動制御部56からレーザ駆動電源54に駆動開始信号が送信され、この駆動開始信号を受けたレーザ駆動電源54は、半導体レーザ素子16へのレーザ駆動電流Iopの給電を開始する。また同時に、駆動制御部56からサーモモジュール駆動電源52に冷却開始信号が送信され、この冷却開始信号を受けたサーモモジュール駆動電源52は、サーモモジュール38に冷却方向のサーモモジュール電流Itecを給電する。こうして、半導体レーザ素子16及びサーモモジュール38にレーザ駆動電流Iop及びサーモモジュール電流Itec が給電され、半導体レーザ装置10が起動される。

これに対し、起動時、半導体レーザ素子16の温度Tsが起動温度Tref1よりも低い場合には、先ず、駆動制御部56からレーザ駆動電源54に加熱開始信号が送信される。こうして、レーザ駆動電源54から半導体レーザ素子16に加熱用電流Ih が給電され、半導体レーザ素子16が自ら発熱して自分自身を予備加熱し、その温度が上昇する。

この後、サーミスタ20の指示温度Tsが上昇して所定の起動温度Tref1に到達した時点で、駆動制御部56からレーザ駆動電源54に駆動開始信号が送信され、レーザ駆動電源54は、半導体レーザ素子16へのレーザ駆動電流Iopの給電を開始する。また同時に、駆動制御部56からサーモモジュール駆動電源52に動作開始信号が送信され、この動作開始信号を受けたサーモモジュール駆動電源52は、サーモモジュール38に向けて、サーミスタ20の指示温度Tsを所定の駆動温度Tref2に保つために必要なサーモモジュール電流Itec の給電を開始する。

具体的には、Ts>Tref2の場合、駆動制御部56は、半導体レーザ素子16の温度を低下させるための制御信号を出力する。この際のサーモモジュール駆動電源52への制御信号は、偏差に応じた冷却方向のサーモモジュール電流Itec を給電する信号となる。
これに対し、Ts<Tref2であれば、駆動制御部56は、半導体レーザ素子16の温度を上昇させるための制御信号を出力する。この場合のサーモモジュール駆動電源52への制御信号は、偏差に応じた加熱方向のサーモモジュール電流Itec を給電する信号となる。

こうして、半導体レーザ装置10が起動される。なお、起動温度Tref1と駆動温度Tref2とは、加熱方向のサーモモジュール電流Itec が流れることを確実に防止するためにはTref1≧Tref2とするのが好ましい。
以上のように本実施形態においては、半導体レーザ装置10の起動時、サーミスタ20の指示温度Tsが所定の起動温度Tref1よりも低い場合に、先ず半導体レーザ素子16に加熱用電流Ih を給電して、半導体レーザ素子16自らの発熱により予備加熱し、サーミスタ20の指示温度Tsが起動温度Tref1に到達した後、半導体レーザ素子16へのレーザ駆動電流Iopの給電及びサーモモジュール38へのサーモモジュール電流Itec の給電が開始される。このため、環境温度Tcが低温の場合であっても、起動時、過大な加熱方向のサーモモジュール電流Itec が流れることに起因する半導体レーザ装置10の劣化や破壊を防止することができる。

なお、半導体レーザ装置10の起動時、サーミスタ20の指示温度Tsが起動温度Tref1よりも低いと想定される場合、サーミスタ20による半導体レーザ素子16の温度を検知する最初のステップを省略してもよい。即ち、半導体レーザ装置10の起動時には常に半導体レーザ素子1に加熱用電流Ih を給電する方法を採用してもよい。この場合にも、サーミスタ20の指示温度Tsが起動温度Tref1に到達した後、半導体レーザ素子16への給電が開始されるため、同様の効果を奏することができる。

また、半導体レーザ素子16自らの発熱により予備加熱する際に、必ずしもサーミスタ20の指示温度Tsを起動温度Tref1に到達させる必要はない。指示温度Tsが起動温度Tref1よりも低い所定の温度に到達した時点で半導体レーザ素子16への加熱用電流Ih の給電を停止し、その後はサーモモジュール38に加熱方向のサーモモジュール電流Itec を給電し、サーモモジュール38の加熱動作によって指示温度Tsを起動温度Tref1に到達させてもよい。この場合も、前記の所定の温度を適切に設定することにより、サーモモジュール38に過大な加熱方向のサーモモジュール電流Itec が流れることを防止することができる。

また、第1の実施形態において、起動温度Tref1及び駆動温度Tref2が、起動/駆動温度Tref として共通の温度に設定される場合もある。この場合、上記の説明で起動温度Tref1及び駆動温度Tref2をそれぞれ起動/駆動温度Tref と読み替えればよく、基本的には同様の起動方法及び駆動方法が適用される。
また、レーザ駆動電源54から半導体レーザ素子16に給電されるレーザ駆動電流Iopと加熱用電流Ih とはその作用が異なる別概念の電流であるが、実態的には同じ大きさの電流値をとることも可能である。

また、第1の実施形態における半導体レーザ素子16にレンズ44等を介して光接合する光ファイバ34の代わりに、半導体レーザ素子16に直接に光接合するレンズ付き光ファイバを用いてもよい。この場合も、半導体レーザ素子16の特性劣化を防止したり、半導体レーザ素子16とレンズ付き光ファイバとの光結合ずれによる出力低下を防止したりすることができる効果を奏する。

(第2の実施形態)
図4は、本発明の第2の実施形態に係る光通信機器としての光ファイバ増幅器60を示す。この光ファイバ増幅器60は、前述した半導体レーザ装置10を励起光源として含んでいる。
光ファイバ増幅器60は、信号光が入力される信号光入力部62と、この信号光入力部62に接続され、信号光入力部62からの信号光を増幅するEDF(エルビウムドープファイバ)64と、このEDF64に接続され、増幅された信号光を出力する信号光出力部66とを有する。EDF64には光カプラ68が介挿され、この光カプラ68には、半導体レーザ装置10が光ファイバ34を介して接続されている。

また、励起光用の半導体レーザ装置10の周囲には、サーモモジュール駆動電源52、レーザ駆動電源54及び駆動制御部56が設置されている。半導体レーザ装置10が駆動されると、半導体レーザ装置10からは所望の強度及び波長に保持されたレーザ光、即ち励起光が出射され、更に光ファイバ34及び光カプラ68を介してEDF64に入力される。この結果、信号光入力部62から入力された信号光は、EDF64内において半導体レーザ装置10からの励起光により増幅された後、信号光出力部66から出力される。

以上のように本実施形態においては、励起光の光源として半導体レーザ装置10が用いられ、第1の実施形態で説明した起動方法が適用されるため、環境温度Tcが低温であっても、半導体レーザ装置10の起動時、サーモモジュールに加熱方向の過大なサーモモジュール電流が流れることはない。従って、過大なサーモモジュール電流に起因した半導体レーザ装置10の劣化や破壊が防止される。

なお、第2の実施形態では、励起用の半導体レーザ装置10を備えた光ファイバ増幅器60について説明した。これは、励起用の半導体レーザ装置10の場合、その半導体レーザ素子16からの発熱量が大きく、高温又は低温の環境下における使用を考慮して、大きなサーモモジュール電流Itec を流すように設計されるので、本発明を適用する対象として好適であると考えられるからである。しかし、本発明の適用対象は励起用の半導体レーザ装置10を備えた光ファイバ増幅器60に限定されるものではなく、半導体レーザ装置を一つ以上備えた光通信機器であって、半導体レーザ装置の半導体レーザ素子の温度を制御するサーモモジュールが設けられているものであれば、本発明を適用することが可能である。

【発明の効果】
以上詳細に説明したように、本発明によれば、次のような効果を奏することができる。
即ち、請求項1〜3に係る半導体レーザ装置の起動方法によれば、サーモモジュールへの給電が開始される前に、半導体レーザ素子に加熱用電流が給電されて半導体レーザ素子が予備加熱された後に、サーモモジュールへの給電と半導体レーザ素子へのレーザ駆動電流の給電が開始されるため、低い環境温度において起動する場合にも、過大な加熱方向のサーモモジュール電流が流れることに起因する半導体レーザ装置の劣化や破壊を防止することができる。

また、請求項4〜6に係る光通信機器によれば、半導体レーザ装置の起動時、レーザ駆動電源及びサーモモジュール駆動電源の作動を制御して、半導体レーザ素子に加熱用電流を給電した後、サーモモジュールへの給電と半導体レーザ素子へのレーザ駆動電流の給電を開始させる制御部が設置されているために、低い環境温度において起動する場合にも、過大な加熱方向のサーモモジュール電流が流れることに起因する半導体レーザ装置の劣化や破壊を防止することができる。
