本発明は、半導体素子や液晶等の成膜プロセスにおいて形成される堆積膜の膜質を評価するための成膜プロセス評価装置、成膜プロセス評価方法、および成膜プロセス評価プログラムを格納したコンピュータ読取り可能な記録媒体に関し、特に、成膜プロセスに係る複数の物理現象の堆積膜形成に対する寄与率を現象毎に抽出、抽出した寄与率に基づいて堆積膜の膜質を評価することにより、半導体素子の製造プロセス条件を精度良く決定し、半導体素子製造プロ
セスの歩留まりを向上させる技術に係る。

【従来の技術】
一般に、CVD(Chemical Vapor Deposition:化学気相成長)成膜プロセスにおいてはイオンやラジカル(中性活性種)等の複数の成膜種、HDP−CVD(High Density Plasma−CVD、高密度プラズマCVD)成膜プロセスにおいてはアルゴンイオンによるスパッタエッチング現象等、成膜プロセスにおいては複数の現象が堆積膜の形成に寄与することが知られている。

このような背景から、近年、成膜プロセスに係る複数の物理現象をモデル化し、物理モデルに基づいて成膜プロセスにより形成される堆積膜の形状を評価する成膜形状シミュレーション(以下、成膜プロセス評価装置と表記)が積極的に利用されるようになってきた。

【発明が解決しようとする課題】
しかしながら、従来までの成膜プロセス評価装置においては、成膜プロセスにより形成される堆積膜は、基板の位置に関係なく均一な性質であるとして扱われるために、膜質の不均一性等、堆積膜の膜質までは評価することができない。

一般に、成膜プロセスにおいては、成膜種の気相中での振る舞いや基板表面における反応確率は現象毎に異なるために、トレンチ等の凹凸がある基板に対する成膜プロセス等の場合、堆積膜の形成に寄与する現象毎の割合(以下、寄与率と表記)は場所によって異なり、堆積膜の膜質が場所によって変化する。このような膜質の変化は、堆積膜が絶縁膜である場合には誘電率が変化する等、半導体素子の電気特性に影響を与えることもあるので、半導体素子製造プロセスの一層の歩留まり向上を実現していくためには、堆積膜の膜質評価が欠くことができない。

本発明は、このような問題点を鑑みてなされたものであり、その目的は、半導体素子製造プロセスの歩留まりを向上させる成膜プロセス評価装置、成膜プロセス評価方法、および成膜プロセス評価プログラムを格納したコンピュータ読み取り可能な記録媒体を提供することにある。

【課題を解決するための手段】
上記の技術的課題を解決する手段として、本発明は以下の特徴を有する。

本発明の第1の特徴は、成膜プロセスにより形成される堆積膜の膜質を評価するための成膜プロセス評価装置において、堆積膜の形成に寄与する複数の物理現象毎の成膜速度を示す数式を用いて、堆積膜の表面上の複数の点の各点において、堆積膜の形成に寄与する複数の物理現象毎の成膜速度を算出する速度ベクトル抽出部と、前記複数の物理現象又は当該複数の物理現象から選択された物理現象の成膜速度の総和を算出し、各物理現象の成膜速度を算出された総和で除算することにより、堆積膜の形成に寄与する割合を寄与率として物理現象毎に抽出する寄与率抽出部と、前記寄与率抽出部により抽出された寄与率に基づいて、堆積膜の膜質を評価するための寄与率の分布状態を物理現象毎に出力する制御部とを具備する成膜プロセス評価装置であることにある。

以下、図1乃至図8を参照して、本発明の実施形態に係わる成膜プロセス評価装置、成膜プロセス評価方法、成膜プロセス評価プログラムを格納したコンピュータ読取り可能な記録媒体および半導体素子製造方法の構成および作用について詳しく説明する。なお、以下の説明においては、堆積膜の形状変化点を導出するための速度ベクトルはストリングモデルに基づいて抽出するものとするが、本発明の技術的範囲はこれに限られることはなく、速度ベクトルを抽出することができるのであらばどのようなモデルを用いても良く、例えば、レベルセット法を利用したモデルに対しても適用することができる。

図1は、本発明の実施形態に係る成膜プロセス評価装置の構成を示すブロック図である。

図2は、本発明の実施形態に係る半導体素子製造方法を示すフローチャート図である。

なお、本実施形態においては、各現象の寄与率を、図5に示すように、成膜プロセスの物理現象毎のレートを用いて抽出する。すなわち、成膜レートの総和に対する各物理現象のレートの比率を抽出し、その値を各物理現象の成膜プロセスに対する寄与率とするのである。ここでは、表面上の任意の点における各現象のモデルから算出された成膜速度の大きさを、単に成膜レートと表現している。成膜レートの代わりに成膜速度、成長速度、速度関数、速度ベクトル、速度など別の表現を用いても、その大きさの比率から各現象の寄与率を抽出するのであれば、その意味するところは本実施形態と同じである。

なお、本発明の実施形態に係わる成膜プロセス評価装置およびその方法は、HDP−CVDを用いた酸化膜のトレンチ内部への埋め込みプロセスにも応用することが可能である。すなわち、HDP−CVDプロセスの際、Arイオンによるエッチングレートの酸化膜成膜レートに対する比率(E/D ratio)が高くなると、埋め込み性が悪くなるとの報告があるが、本発明の実施形態に係わる成膜プロセス評価装置およびその方法によれば、様々なトレンチ形状やプロセス条件に対して、E/D ratioの分布をを求めることにより、インテグレーションの立場からのプロセス最適化への指針を得ることができる。

また、本発明の実施形態に係わる成膜プロセス評価装置は、例えば、図8に示すような概観を有する。つまり、本発明の実施形態に係わ成膜プロセス評価装置は、コンピュータシステム80内に成膜プロセス評価装置の各要素を内蔵することにより構成される。コンピュータシステム80は、フロッピーディスクドライブ82および光ディスクドライブ84を備えている。そして、フロッピーディスクドライブ82に対してはフロッピーディスク83、光ディスクドライブ84に対しては光ディスク86をそれぞれ挿入し、所定の読み出し操作を行うことにより、これらの記録媒体に格納された成膜プロセス評価プログラムをコンピュータシステム80内にインストールすることができる。また、適当なドライブ装置をコンピュータシステム80に接続することにより、例えば、メモリ装置の役割を担うROM85や、磁気テープ装置の役割を担うカートリッジ86を用いて、成膜プロセス評価プログラムのインストールを実行することも可能である。

また、本発明の実施形態に係わる成膜プロセス評価方法は、プログラム化しコンピュータ読み取り可能な記録媒体内に格納しても良い。そして、成膜プロセス評価プログラムを実行する際は、この記録媒体をコンピュータシステムに読み込ませ、コンピュータシステム内のメモリ等の記録部に成膜プロセス評価プログラムを格納し、成膜プロセス評価プログラム中の処理を実行させることにより、本発明の実施形態に係わる成膜プロセス評価方法およびその装置をコンピュータシステム上で実現することができる。ここで、記録媒体とは、例えば、半導体メモリ、磁気ディスク、光ディスク、光磁気ディスク、磁気テープ、デジタルビデオディスク等、プログラムを記録することができるコンピュータ読み取り可能な媒体や信号等の通信媒体を意味する。
