【発明の属する技術分野】
本発明は、純水中に浸漬されている基板を純水中から取り出して、基板表面を乾燥させる基板乾燥方法及び装置に関する。

【従来の技術】
従来、特公平6−103686号公報に開示されるような乾燥装置(特許文献1参照)では、窒素ガスをキャリアとしてIPA(イソプロピルアルコール)を蒸気として、エッチング処理液で処理されたのち純水で洗浄されている基板の一例であるウェハの処理槽内の上部空間内に供給するようにしている。そして、処理槽の純水を処理槽底部から排水することにより、処理槽内でウェハを露出させ、処理槽の上部空間に供給されたIPA蒸気が露出したウェハの表面に付着した水滴と置換して、ウェハ表面を乾燥させるようにしている。

また、処理槽の純水を処理槽底部から排水することにより、処理槽内でウェハを露出させる場合に代えて、ウェハを処理槽内より引き上げることにより、処理槽内でウェハを露出させ、処理槽の上部空間に供給されたIPA蒸気が露出したウェハの表面に付着した水滴と置換して乾燥させるようにしている乾燥装置もある。

【発明が解決しようとする課題】
しかしながら、上記構造のものでは、ウェハの純水による洗浄の際に発生した異物が処理槽の純水液面付近に浮遊した状態となるが、処理槽内の純水を処理槽底部から排水することによって処理槽内でのウェハの露出を行うため、処理槽内における底部近傍の純水から順次排水が行われて、上記異物が浮遊している液面近傍の純水の排水は最後に行われることとなるため、上記液面よりウェハの露出の際に上記浮遊している異物がウェハの表面に付着するという問題がある。

また、上記構造のものでは、処理槽底部から純水の排水を行うことによりウェハの露出を行っているため、処理槽の上記液面における純水は最後まで排水されず、上記液面においてIPAの溶け込み量が時間の経過とともに増大することとなり、上記液面の純水中のIPAの濃度及びIPAが溶け込んだ層の厚みも厚くなり、上記置換効率が低下することにより上記乾燥効率が低下し、ウェハ表面における乾燥むらが発生するという問題点がある。

また、処理槽内の上記純水液面よりの引き上げによるウェハの露出を行うような場合にあっても、同様に異物がウェハの表面に付着するという問題が発生するとともに、さらに、ウェハ引き上げ時において純水液面に揺れが発生することにより、ウェハ表面における乾燥むらが発生するという問題がある。

従って、本発明の目的は、上記問題を解決することにあって、純水中よりの基板の露出の際に、上記基板の表面への異物付着量を低減することができ、また、上記液面の純水に溶け込んだIPAの濃度の上昇及びIPAが溶け込んだ純水層の厚さが厚くなるのを防ぐことができ、さらに、基板の乾燥効率を向上させて乾燥むらを無くすことができる基板乾燥方法及び装置を提供することにある。

【課題を解決するための手段】
上記目的を達成するために、本発明は以下のように構成する。

本発明の第1態様によれば、乾燥室内の純水内に浸漬された基板を上記純水内より露出させて乾燥させる基板乾燥方法において、
上記乾燥室内の上記純水の液面上の空間内に、空気若しくは不活性ガス、及びガス状若しくは液滴状のイソプロピルアルコールを供給し、
上記基板とともに上記基板が浸漬されている上記純水を上昇させながら、上記純水の液面若しくは液面近傍より液面側純水を排液させ、上記乾燥室内で上記純水から上記基板を上記液面より上方に露出させて、それとともに、上記露出された基板の表面に付着した上記純水が上記ガス状若しくは上記液滴状の上記イソプロピルアルコールにより置換され、
その後、上記基板の表面から上記イソプロピルアルコールが蒸発することにより上記基板を乾燥させる基板乾燥方法を提供する。

【発明の実施の形態】
本発明の記述を続ける前に、添付図面において同じ部品については同じ参照符号を付している。また、本発明にかかる実施の形態を説明するにあたり、本明細書で用いられる用語の定義について説明する。

本明細書及び請求の範囲における用語「液滴」(droplet)とは、液相の粒子のうち、その粒径が10μm以上の粒子のことをいうものとし、また、用語「ミスト」とは、上記液相の粒子のうち、その粒径が10μm未満の粒子のことをいうものとする。すなわち、「液滴状のイソプロピルアルコール」とは、液相のイソプロピルアルコールが、その液相の状態のままで、10μm以上の粒径を有する粒子とさせたもののことである。また、用語「ガス」とは、上記液相ではなく、上記液相の粒子の粒径が存在しない気相とされたもののことをいうものとする。従って、「ガス状のイソプロピルアルコール」とは、気相のイソプロピルアルコールのことである。

以下に、本発明にかかる実施の形態を図面に基づいて詳細に説明する。

(第1実施形態)
本発明の第1実施形態にかかる基板乾燥装置は、基板の一例としてウェハの乾燥を行うウェハ乾燥装置501であり、ウェハ乾燥装置501の縦断面図を図1に、図1におけるF−F線断面図を図2に、図1におけるG−G線断面図を図3に示す。また、ウェハ乾燥装置501の概略構成を示すフロー図を図4に示す。なお、本発明において用いられる基板には、上記ウェハの他に、液晶パネル基板等がある。

図1、図2、図3、及び図4に示すように、ウェハ乾燥装置501は、上面全体が開放されかつ4つの側面及び底面を備えた略直方体状の箱体形状を有し、かつその内部に純水40を収容可能であって、かつ円盤状の複数のウェハ2を上記収容された純水40内に浸漬させて洗浄後に乾燥可能な乾燥室201と、略直方体状の箱体形状を有してその内部に密閉可能な空間4を有し、かつ乾燥室201がその内部に固定されて設置されている処理室212とを備えている。

また、乾燥室201は、その内部に収容される純水40を上下方向に2つの純水槽に区分しかつ純水40の液面と略平行に備えられた可動床の一例である仕切り板250を備えている。乾燥室201内に収容された純水40は、この仕切り板250により、その上側を上部純水槽40a、その下側を下部純水槽40bとして2つの純水槽に区分されている。また、この仕切り板250は、その周部全体が乾燥室201の内側に接触しない程度かつ上記隙間を通して下部純水槽40bより上部純水槽40a内へ純水を供給することができるような隙間が設けられている。また、可動床昇降装置の一例である仕切り板昇降機構214により、仕切り板250は乾燥室201の内側に沿って昇降可能となっている。なお、この仕切り板昇降機構214の構造の詳細な説明については後述する。また、乾燥室201の上端、すなわち上記4つの側面の上端は夫々同じ高さ位置となるように形成されている。

また、乾燥室201は、複数のウェハ2の夫々の表面を鉛直方向に略平行、かつ上記夫々の表面が互いに略平行となるように、一定の間隔でもって夫々のウェハ2を配列させて支持する公知のウェハキャリア13を搬入可能とし、さらに搬入されたウェハキャリア13を乾燥室201内において解除可能に固定する基板支持機構の一例であるキャリア固定部9を備えている。ウェハキャリア13においては、例えば、複数の固定ピンと、上記各固定ピンと嵌め合い可能な固定ピン受部とが、キャリア固定部9に備えられて、夫々の上記固定ピンと上記固定ピン受部が嵌め合わさることにより、ウェハキャリア13をキャリア固定部9に固定することが可能となっている。なお、上記固定の機構については、公知の他の固定機構による場合であってもよく、ウェハキャリア13をキャリア固定部9に固定させた状態において、ウェハキャリア13とキャリア固定部9との間にガタツキ等が発生しなければよい。

また、キャリア固定部9は乾燥室201の仕切り板250の上面に取り付けられており、乾燥室201に純水を注入して満水とした状態において、ウェハキャリア13に支持された全てのウェハ2が純水40中に一斉に浸漬可能(すなわち上部純水槽40a中に浸漬可能)となっている。なお、ウェハキャリア13を用いて複数のウェハ2を乾燥室201内に搬入する場合に代えて、ウェハキャリア13を用いずに直接夫々のウェハ2を乾燥室201内に搬入し、乾燥室201内において仕切り板250に固定した基板支持機構により支持して支持位置を固定するような場合であってもよい。

また、処理室212は、その上面に開閉可能な蓋211を有しており、蓋211を開けることにより、処理室212の内部の空間4を開放状態として、ウェハ2を多数収納したウェハキャリア13の供給又は取出し及び処理室212内部のメンテナンス等が可能となっており、蓋211を閉めることにより、処理室212の内部の空間4を密閉状態とすることが可能となっている。さらに、蓋211には、処理室212内における乾燥室201に収容された純水40の液面上における空間4内に不活性ガスの一例である窒素ガス(N2)を噴射させると同時に、液相のイソプロピルアルコール(以下、単にIPAと記す。)を噴射させて液滴状のIPAを上記空間4内に供給させるイソプロピルアルコール供給装置の一例である2台の液滴供給装置3と、上記空間4内に窒素ガスを噴射させる乾燥ノズル5とが備えられている。なお、液滴供給装置3の構造の詳細な説明については後述する。また、不活性ガスの一例としては、その取扱いの容易性により窒素ガスを用いることが好ましいが、この窒素ガスに代えて、その他の種類の不活性ガスを用いることも可能である。

また、乾燥室201内部における仕切り板250の下側の下部純水槽40bへ純水を供給する管状の純水供給機構の一例である純水供給部210が、乾燥室201の下部純水槽40b内に備えられている。また、乾燥室201内部の下部純水槽40bに均一に純水を供給可能なように、純水供給部210は下部純水槽40bの内部においてその管状の外周に多数の純水の供給孔を有している。また、仕切り板250が停止状態にあるときは、下部純水槽40b内に供給された純水が、仕切り板250の端部と乾燥室201の内面との間にある上記隙間を通して、上部純水槽40a内にも純水を供給することが可能となっている。

また、仕切り板250は、乾燥室201の内部において純水40の液面と略平行な状態を保ちながら仕切り板昇降機構214により上記4つの側面沿いに平行移動可能となっている。仕切り板昇降機構214は、図1における処理室212の左側に備えられており、処理室212及び仕切り板昇降機構214はウェハ乾燥装置501の機台215上に固定されている。仕切り板昇降機構214は、回転軸回りに回転可能に機台215に上下方向に固定されたボールねじ軸部214aと、ボールねじ軸部214aを正逆いずれかの方向に選択的に回転させる駆動部214bと、ボールねじ軸部214aに螺合してボールねじ軸部214aが正逆いずれかの方向に回転されることによりボールねじ軸部214aに沿って上昇又は下降が可能(すなわち、昇降可能)なナット部214cと、機台215に固定されかつ上記正逆回転の方向においてナット部214cを固定しながら、上下方向に上記昇降動作を案内するガイド214eと、複数の剛体により門型に形成され、かつ一方の下端がナット部214cに固定され、かつ他方の下端が処理室212の上面を貫通して、仕切り板250の図1における左側の上面端部に固定された昇降フレーム214dとを備えている。なお、駆動部214bの例としては、ボールねじ軸部214aの下端に固定されかつボールねじ軸部214aを直接的に正逆回転させるモータ、又は、ボールねじ軸部214aの下端の固定されたプーリーをベルト等を介して正逆回転させることにより、ボールねじ軸部214aを間接的に正逆回転させるモータがある。仕切り板昇降機構214において駆動部214bによりボールねじ軸部214aを正逆回転させることにより昇降フレーム214dを昇降させて、仕切り板250を乾燥室201の上記各側面沿いに昇降させることが可能となっている。これにより、純水が供給されて上部純水槽40a及び下部純水槽40bが満水状態とされた乾燥室201において、ウェハキャリア13に支持された全てのウェハ2が上部純水槽40a内に浸漬される高さ位置に位置された状態の仕切り板250を、仕切り板昇降機構214により上昇させることにより、仕切り板250の上側の上部純水槽40aに収容されている純水40を、仕切り板250とともに上昇させて、純水40の液面側純水を乾燥室201の上端よりオーバーフローさせることが可能となっている。また、仕切り板昇降機構214による仕切り板250の昇降範囲は、例えば、ウェハキャリア13に支持される全てのウェハ2の上端が乾燥室201の上端よりも多少の余裕をもって下方に位置する高さ位置(すなわち、昇降動作の下端位置)から、上記全てのウェハ2の下端が乾燥室201の上端よりも多少の余裕をもって上方に位置する高さ位置(すなわち、昇降動作の上端位置)までの範囲である。

なお、ここで「液面側純水」とは、純水40の液面を含む液面近傍の液体のことであり、例えば液面より20mm程度までの下方の液層における液体のことを示す。また、この液体が純水のみにより構成される場合、さらに純水に、IPA又はシリコン化合物等の異物が混合(若しくは溶解)されている場合も含む。

また、乾燥室201においては、上向きに開放部を有する大略U字型(若しくは大略コ字型、以下同じ)断面形状の溝を有するオーバーフロー受部217が乾燥室201の4つの側面上部の外側沿いに設置され、乾燥室201の上部外周全体にオーバーフロー受部217の上記U字型断面形状の溝が平面的に大略O字型(若しくは大略ロ字型、以下同じ)に一体的に形成されている。また、オーバーフロー受部217の上記溝の乾燥室201側の側面は、乾燥室201の上部外側側面により形成されており、他方の側面はその上端の高さ位置が乾燥室201の上端よりも高くなるように形成されている。これにより、乾燥室201において純水がオーバーフローした際に、オーバーフローした純水をオーバーフロー受部217により受けることが可能となっている。また、オーバーフロー受部217の底面には排液口217aが設けられており、配管等を介して若しくは直接、処理室212の底部に設けられた排液口218より処理室212外へ上記オーバーフローした純水を排液可能となっている。なお、本第1実施形態においては、仕切り板昇降機構214が排液装置の一例となっている。

ここでオーバーフロー受部217が備えられた乾燥室201の上部における拡大平面図を図5(A)に、図5(A)における乾燥室201のH−H線断面における断面図を図5(B)に示す。図5(A)及び(B)に示すように、上記O字型におけるオーバーフロー受部217の内側の縁、すなわち乾燥室201の上端には、V字型の切り込み形状を有する三角堰201aが、一例として一定の間隔でもって複数形成されており、上記純水40の液面側純水のオーバーフロー受部217の内への流入(すなわち、オーバーフロー)を行う場合において各三角堰201aよりオーバーフロー受部217内へ流入させることにより、流入流量の調整を容易に行い、かつ上記流入をスムーズに行うことができるようになっている。なお、三角堰201aの上記一定の間隔が、ウェハキャリア13により支持されている各ウェハ2の配置間隔と同じである場合であってもよい。

乾燥室201において、処理室212の蓋211に設置されている夫々の液滴供給装置3により、処理室212内における乾燥室201の純水40の液面上における空間4内に窒素ガスを噴射させると同時に、上記純水40における上部純水槽40a内に浸漬されてウェハキャリア13により支持されているウェハ2の温度(例えば常温)より高い、好ましくは上記ウェハ2の温度より少なくとも5℃以上高い、より好ましくは上記ウェハ2の温度より5℃から60℃までの範囲の高い温度で液相のIPAを噴射させて液滴状のIPAを上記空間4内に供給し、上記乾燥室201の上記純水40を排液する(すなわち、上部純水槽40aの純水を排液する)ことにより、上記乾燥室201内で上記純水40から上記ウェハ2が液面より上方に露出するとき、各液滴供給装置3から上記ウェハ2の表面にIPAを液滴状態、すなわち、窒素をキャリアとするのではなく、IPA自体が単体で窒素ガス中を浮遊している状態で供給し続けて、上記ウェハ2の表面に付着した純水40が上記液滴状の上記IPAにより置換されるようにしている。

ここで液滴供給装置3の構造について図6(A)及び(B)を用いて詳細に説明すると、各液滴供給装置3は、図6(A)及び(B)に示すように、フッ素樹脂からなる直方体状の本体に長手方向沿いにそれぞれ貫通して形成された窒素ガス用通路3aと液相のIPA用通路3cとを備え、窒素ガス用通路3aから延びてウェハ2に大略向けて(詳細には隣接するウェハ2間の空間でかつウェハ2の中心に相当する位置に向けて)開口された噴射孔3eを有する細い窒素ガス用噴出通路3bを多数備えるとともに、IPA用通路3cから延びて窒素ガス用噴出通路3bの開口端の噴射孔3eに向けて開口された噴射孔3fを有する細いIPA用噴出通路3dを多数備える。よって、窒素ガス用噴出通路3bの噴射孔3eから窒素ガスを噴射させると同時にIPA用噴出通路3dの噴射孔3fから液相のIPAを噴射させて液滴状のIPAを上記空間4内に供給することができる。窒素ガス用噴出通路3bの噴射孔3eとIPA用噴出通路3dの噴射孔3fとで1組の液滴供給用ノズルを構成し、各1組の液滴供給用ノズルを、所定間隔を空けて配置された例えば50枚程度のウェハ2のうちの隣接ウェハ2間の空間に対向して配置するとともに、空間4内で両端のウェハ2の外側にも液滴供給用ノズルをそれぞれ配置することにより、全てのウェハ2の表面全体に対して、液滴供給用ノズルからIPAの液滴を吹き出して供給できるようにしている。

なお、上記において説明したように液滴供給装置3により空間4内に液滴状のIPAを吹き出して供給する場合に代えて、ガス状のIPAを上記空間4内に公知の噴射装置により噴射するような場合であってもよい。このような場合にあっては、上記乾燥室201内で上記純水40から上記ウェハ2が液面より上方に露出するとき、上記公知の噴射装置から上記ウェハ2の表面にIPAをガス状態で噴射させ続けて、上記ウェハ2の表面に付着した純水40を上記ガス状の上記IPAにより(若しくは上記ガス状のIPAが凝縮された液相のIPAにより)置換することができる。また、液滴供給装置3により空間4内に液滴状のIPAを供給する場合に代えて、ミスト状のIPAを上記空間4内に噴霧するような場合であってもよい。上記ミスト状のIPAであっても、上記液滴状のIPAと同様な効果を達成し得るからである。

一方、窒素ガスは、常温若しくはウェハ2の温度で供給され、又は、常温より高い温度(例えば常温若しくはウェハ2の温度を越えて60℃までまでの範囲の高い温度)で供給され、好ましくは少なくとも常温若しくはウェハ2の温度より5℃以上高い、より好ましくは常温若しくはウェハ2の温度より5℃から60℃までの範囲の高い温度で供給されるものであって、図4に示すように、フィルター39、減圧弁29、第1エアーオペレートバルブ30、流量計31を介して、図2における処理室212の蓋211の左右に配置された各液滴供給装置3に夫々供給される。第1エアーオペレートバルブ30は、流量計31で検出された窒素ガスの流量に基づき、窒素ガスの流量を自動的に調整することが好ましい。この結果、液滴の温度は、常温若しくはウェハ2の温度より高い、好ましくは常温若しくはウェハ2の温度より少なくとも5℃以上高い、より好ましくは常温若しくはウェハ2の温度より5℃から60℃までの範囲の高い温度で噴霧される。なお、左右の液滴供給装置3の夫々に窒素ガスを供給するとき、各液滴供給装置3の一端側から他端閉塞部に向けて一方向に窒素ガスを窒素ガス用通路3a内に供給させればよい。このようなものでは構造が簡単なものとなるという利点がある。しかしながら、窒素ガス用通路3a内で圧力損失が生じて全ての窒素ガス用噴出通路3bの噴射孔3eから窒素ガスを均一に噴射させることができない場合には、各液滴供給装置3の一端側と他端側の両方から同時に両者の中間に向けて窒素ガスを窒素ガス用通路3a内に供給するようにすれば、窒素ガス用通路3a内で圧力損失を防止することができて、窒素ガスを均一に噴射孔3eから噴射させることができる。

また、図26に示すように、液滴供給装置603のその本体は、上部側本体部603aと下部側本体部603bとの上下2つの構造に大きく分けられており、下部側本体部603bの上部に上記長手方向沿いに形成された2つの溝部である第1の溝部605(図示右側の溝部)と第2の溝部606(図示左側の溝部)とが、上部側本体部603aの下部とで囲まれることにより、上記2つの空路部が互いに隣接されて形成されている。さらに、第1の溝部605の図示上側、すなわち、上部側本体部603aの下面には、窒素ガス供給用通路607が接続されており、この窒素ガス供給用通路607の端部に設けられた多数の窒素ガス用噴射孔607aより、第1の溝部605内に大略鉛直下方に向けて窒素ガスを噴出して供給することが可能となっている。また、第1の溝部605には、IPA供給用通路609が接続されており、第1の溝部605内に液相のIPAを供給可能となっている。なお、図26に示すように、第1の溝部605は、大略U字形状の断面を有し、IPA供給用通路609より供給された液相のIPAを、上記大略U字形状の断面の第1の溝部605に貯留させることが可能となっており、すなわち、第1の溝部605が液相のIPAの貯留部ともなっている。また、互いに隣接されて形成されている第1の溝部605と第2の溝部606と間には、互いをその上部近傍において接続する供給用通路608が形成されている。また、第2の溝部606の図示左側上部近傍には、夫々の供給孔604が形成されている。

このように構成された液滴供給装置603において、夫々の供給孔604より、液滴状のIPAを吹き出して供給する場合について説明する。まず、IPA供給用通路609より液相のIPAを第1の溝部605内に供給して貯留するとともに、当該貯留されている上記液相のIPAの液面に対して、窒素ガス供給用通路607を通して夫々の窒素ガス用噴射孔607aより窒素ガスを噴射させて、高速で吹き付ける。これにより、第1の溝部605において上記貯留されている液相のIPAが、多数の微細な液滴状のIPAとされる。このように発生された多数の液滴状のIPAは、窒素ガスとともに供給通路608を通して第2の溝部606内に流出して供給され、さらに、夫々の供給孔604より吹き出されて供給される。ここで、第1の溝部605と夫々の供給孔604とが直接的に供給通路608で接続されることなく、第2の溝部606を介して接続されていること、及び、供給通路608の途中に当て部610が形成されていることにより、第1の溝部605から第2の溝部606内に上記液滴状のIPAが供給される際に、窒素ガス中に浮遊しない程大きな径を有する液滴状のIPAや第1の溝部605から流出した上記液相のIPAの液だれ等を、当て部610に衝突させるとともに、その流出方向を下方へと変えて、これらを第2の溝部606にて捕獲することができる。これにより、上記大きな液滴状のIPAや液だれ等が、夫々の供給孔604から夫々のウェハ2が保持されている空間4内に供給されることを防止することができ、上記大きな液滴状のIPAや液だれ等のウェハ2の表面への付着による金属や有機物の析出の発生を未然に防止することができる。

また、ウェハ2が浸漬された純水の液面上の空間4に窒素ガスが常時保持されるようにしているので、ウェハ2の上部が純水40から露出することになるが、ウェハ表面が酸素に触れて自然酸化することなく、上記純水40の液面に均一に供給されているIPAの液滴がウェハ2の表裏両面に付着した純水とすぐに置換される。また、IPAの温度を、ウェハ2の温度すなわち常温よりも高い、好ましくは少なくとも5℃以上高い、より好ましくは5℃から60℃までの範囲で高くすれば、IPAがウェハ2の表裏両面に凝着しやすくなり、ウェハ2の表裏両面に付着した純水とすぐに置換されやすくなる上に、ウェハ2の表面が迅速に乾燥する。よって、常温のウェハの表面の純水と常温のIPAとを置換させたのち、常温のIPAを乾燥させる従来の場合よりも乾燥時間が早くなり、乾燥効率を高めることができる。また、液滴状態で純水40の液面に供給されるため、IPAを蒸気で供給する従来の場合と比較して、IPAの消費量を大幅に減少させることができる。また、IPAを蒸気で供給する場合には蒸気状態を保持するため配管の外側を断熱材で覆うなどする必要があるが、本第1実施形態では、単に例えば常温の液相のIPAを左右の液滴供給装置3の夫々に供給すればよいので、配管を断熱材で覆う必要はなく、装置が簡単なものとなる。また、IPAを蒸気化するときには加熱するためのエネルギーが必要であるが、本第1実施形態では、液滴供給装置3から窒素ガスとIPAとを噴射させるだけのエネルギーがあれば十分であり、安価でかつ簡単な装置構成でもってIPAの液滴を形成することができる。このように、互いに対向する側方から、窒素ガスを噴射させると同時に、液相のIPAを噴射させることができて、液滴状のIPAを上記乾燥室の空間内に充満させて、ウェハの表裏両面の全体に対して上記液滴状のIPAを供給することができる。

また、乾燥室1においては、上向きに開放部を有する大略U字型断面形状の溝を有するオーバーフロー受部17が乾燥室1の4つの側面上部の外側沿いに設置され、乾燥室1の上部外周全体にオーバーフロー受部17の上記U字型断面形状の溝が平面的に大略O字型に一体として形成されている。また、オーバーフロー受部17の上記溝の乾燥室1側の側面は、乾燥室1の上部外側側面により形成されており、他方の側面はその上端の高さ位置が乾燥室1の上端よりも高くなるように形成されている。これにより、乾燥室1において純水がオーバーフローした際にオーバーフローした純水をオーバーフロー受部17により受けることが可能となっている。また、オーバーフロー受部17の底面には排液口17aが設けられており、配管等を介して若しくは直接、処理室12の底部に設けられた排液口18より処理室12外へ上記オーバーフローした純水を排液可能となっている。また、図16(A)に示すように、上記O字型における外側の樋部6の上端にも、V字型の切り込み形状を有する三角堰6bが一例として一定の間隔でもって複数形成されており、さらに乾燥室1の上端にも同じくV字型の切り込み形状を有する三角堰1aが一例として一定の間隔でもって複数形成されている。樋部6の上端が乾燥室1の上端と同じ高さに位置された状態において、各三角堰6b及び各三角堰1aが合致するようになっている。これにより、上記樋部6がその上端を乾燥室1の上端と同じ高さ位置とされている状態において、乾燥室1内に供給された純水が樋部6内に流入され、さらに樋部6内よりオーバーフロー受部17内に流入してオーバーフローするような場合にあっては、オーバーフロー受部17内への上記流入を各三角堰6b及び各三角堰1aを介して行うことができるため、上記流入がスムーズに行われるようにさせている。

次に、排気通路43を閉じた状態、すなわち処理室12の空間4が密閉された状態において、各ミスト噴霧装置3から窒素ガスを噴射させると同時にIPA液体を上記窒素ガスの噴射開口近傍で噴射してIPAのミストを、例えば、約2cc/minで上記空間4内に噴霧させる。ミストを噴霧させる方向は、概ね下向きとして純水40内のウェハ2に大略向かう方向(詳細には隣接する夫々のウェハ2間の空間でかつウェハ2の中心に相当する位置に向かう方向)として、純水40の液面上に均一にミストが保持されるようにするのが好ましい。このとき、乾燥室1の空間4内の圧力が異常に高くなったときには、排気通路43を開いて圧力を低下させるようにするのが好ましい。

次に、このように上記空間4の純水40の液面付近がIPAのミストで覆われた状態が保持できるようにミストを噴霧し続けている状態で、制御装置47の制御により、上記純水の供給を停止させるとともに樋部昇降機構14が制御されて、その上端が乾燥室1の上端と同じ高さ位置に位置されている状態の樋部6を一定の速度でもって緩やかに下降させていく。樋部6の下降速度の例としては、1秒間に10mm程度以下の下降速度、好ましくは、ミストを例えば、約2cc/minで噴出させて噴霧させるときにおいて、1秒間に2mm程度の下降速度とする。

樋部6の上端がウェハキャリア13に支持されている各ウェハ2の下端よりも下まで下降されると樋部6の下降が停止され、各ウェハ2が純水40から完全に露出された状態となり、各ウェハ2表面に付着した純水のIPAへの置換が完了する。その後、ミスト噴霧装置3よりのミストの噴霧を停止して、乾燥ノズル5より窒素ガスの噴射を開始する。これにより、各ウェハ2の表面からの上記IPAの蒸発が促進されて、各ウェハ2の表面が乾燥される。上記乾燥完了後、乾燥ノズル5よりの窒素ガスの噴射が停止される。ウェハ2の乾燥処理が終了する。なお、上記乾燥ノズル5よりの窒素ガスの噴射を行う場合に代えて、各ウェハ2をそのまま放置して各ウェハ2の表面から上記IPAを自然に蒸発させるような場合であってもよい。
