本発明は、ドライエッチング装置に係わり、特に、プリント基板のようにその両面がエッチング処理される被処理基板を処理するためのドライエッチング装置に関する。

【従来の技術】
従来、プリント基板に対してエッチング処理を施すためにドライエッチング装置が用いられている。

従来のドライエッチング装置においては、複数枚のプリント基板を収納したカセットを処理室の内部に搬入し、リアクティブ・イオン・エッチング(RIE)によって複数のプリント基板をバッチ式に処理するものであった。

【発明が解決しようとする課題】
ところが、上述したバッチ式のRIE型ドライエッチング装置では、重量物であるカセットを処理室内に搬出入しなければならず、その取扱いが容易ではなかった。また、このドライエッチング装置では被処理基板の両面を同時にエッチング処理することはできないので、もし仮にバッチ式処理に代えて、被処理基板を一枚ずつ処理する枚葉式処理を採用すると、処理時間が長期化してスループットが大幅に低下するという問題がある。

本発明は、上述した事情を考慮してなされたものであって、被処理基板の両面を同時にエッチングすることができるドライエッチング装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、本発明によるドライエッチング装置は、被処理基板を処理するための処理室が内部に形成された真空容器と、処理中の前記被処理基板を保持する基板保持手段と、プロセスガスにマイクロ波を照射してプラズマを生成するプラズマ生成手段と、前記プラズマ生成手段にて生成されたプラズマにより励起されたプロセスガスを、前記基板保持手段で保持された前記被処理基板の側方から前記被処理基板に向けて放出し、前記被処理基板の表面及び裏面の両方に対してプロセスガスを同時に供給するガス供給手段であって、前記基板保持手段で保持された前記被処理基板の側方に配置されたガスノズル手段を含む、ガス供給手段と、前記ガスノズル手段のガス放出口付近に設けられたガス分散板であって、前記被処理基板の表面及び裏面に平行な方向に対してやや内向きの方向、つまり前記被処理基板の表面及び裏面に近づく方向に傾斜しているガス分散板と、を備えたことを特徴とする。

【発明の実施の形態】
以下、本発明の一実施形態によるドライエッチング装置について図面を参照して説明する。

図1は、本実施形態によるドライエッチング装置の概略構成を示した縦断面図であり、このドライエッチング装置は処理室1が内部に形成された真空容器2を備え、真空容器2は、容器本体3と蓋部4とを有している。

さらに、このドライエッチング装置は、処理中のプリント基板Sを保持する機能と共に保持したプリント基板Sを回転させる機能を有する基板保持手段5を備え、この基板保持手段5は、プリント基板Sが支持される額縁形状の基板受け6と、この基板受け6に連結された回転軸7とを有している。回転軸7は図示を省略したモータによって回転駆動される。

また、プリント基板Sを間に挟んでガスノズル手段10に対向する位置の真空容器2の壁には、処理室1の内部を排気するための排気ポート13が設けられている。このようにガスノズル手段10と排気ポート13とをプリント基板Sを間に挟んで対向配置したので、ガスノズル手段10から処理室1内に導入されたプロセスガスは、プリント基板Sの表面及び裏面に沿って一端から他端まで満遍なく行き渡りやすい。

プロセス条件の一例を挙げれば、CF4:420sccm、O2:780sccm、処理室圧力:60Pa、マイクロ波出力:700W、処理時間:30秒、基板回転数:毎分30回転である。

以上述べたように本実施形態によるドライエッチング装置によれば、励起されたプロセスガスをプリント基板Sの側方から供給してプリント基板Sの両面を同時にエッチングするようにしたので、プリント基板Sの処理時間を短縮することができる。このため、従来のバッチ式処理に代えて、プリント基板Sを一枚ずつ処理する枚葉式処理を採用した場合でも十分に高いスループットを確保することができる。また、枚葉式処理であるために処理中のプリント基板Sを回転させることが容易であり、プリント基板Sの回転により処理の面内均一性を高めることができる。

【発明の効果】
以上述べたように本発明によるドライエッチング装置によれば、励起されたプロセスガスを被処理基板の側方から供給して被処理基板の両面を同時にエッチングするようにしたので、被処理基板の処理時間を短縮することができる。このため、従来のバッチ式処理に代えて、被処理基板を一枚ずつ処理する枚葉式処理を採用した場合でも十分に高いスループットを確保することができる。また、枚葉式処理であるために処理中の被処理基板を回転させることが容易であり、被処理基板の回転により処理の面内均一性を高めることができる。
