回路基板Lは、AV機器,パソコン,携帯電話,デジカメ,その他各種の電子機器,IT関連機器において、その基幹をなす電気的接続用に用いられており、半導体部品間を接続するための回路Mパターンを、絶縁層の外表面や内部に形成してなる。
そして回路基板Lは、片面基板と両面基板とに分けられる他、多層基板(含、最近のビルドアップ法のもの)、その他各種のものがあり、又、硬質のリジット系基板とフィルム状のフレキシブル系基板とにも、分けられる。フレキシブル系基板の絶縁層は、ポリイミド製フィルム、その他の樹脂製フィルムよりなる。
又、このような回路基板Lの一環として、IC,LSI素子,受動部品,駆動部品,コンデンサー等々の半導体部品が、回路Mと一体的に組み込まれたモジュール基板(半導体一体型のパッケージ基板)や、ガラスベースに回路Mと共に半導体部品が埋め込まれたガラス基板、つまりプラズマディスプレイPDP用のガラス基板や液晶LCD用のガラス基板、更にはCSP,PBGA等も出現している。本明細書において回路基板Lとは、従来よりのプリント配線基板の外、このようなものも広く包含する。

多層基板の場合でも、全体の肉厚が1.0mm〜0.4mm程度まで、極薄化されつつある。回路M幅や回路M間スペースも、30μm〜15μm程度、昨今では10μm前後まで微細化傾向にある。
回路基板Lは、概略このようになっている。

そして多くの場合、スルホールN用の孔あけ加工が、レーザ等を使用して実施される。スルホールNは、基板材A(回路基板L)の外表面間の微細な貫通孔よりなり、1枚について、極小径のものが数百個以上形成され、その径は、0.5mm〜0.2mm程度以下のものが多くなっている。そしてスルホールNは、外表面の回路M(銅箔D)間や多層基板の回路M(銅箔D)間の導通接続用や、回路Mに実装される半導体部品の取り付け用として使用される。
なお最近は、孔あけ加工を要するスルホールNに代えて、小突起状・略円錐台状の接点たるバンプを形成し、もって多層基板等について、このバンプにより、スルホールNと同様の機能を実現する技術も開発されている。バンプは、回路Mに準じ、現像工程,エッチング工程,剥膜工程等の表面処理工程を辿って、製造される。

又、上述した現像工程,エッチング工程,剥膜工程には、それぞれ後処理用に又は剥膜工程の後にまとめて後処理用に、水洗液,中和剤液,その他の洗浄液を噴射する、洗浄工程が付設されている。この洗浄工程では、基板材Aの外表面(含むスルホールN内等)に付着していた現像液,エッチング液B,剥離液等の処理液が、洗浄,除去される。
更に、洗浄工程の後には、乾燥工程が付設されている。すなわち、洗浄工程で洗浄された基板材Aの外表面(含むスルホールN内等)には、水洗液その他の洗浄液や,それらの水分が付着しているので、酸化防止等のためこれらを除去すべく、事後直ちに乾燥工程において乾燥処理される。
第1例の製造方法は、このようなウェットプロセス法よりなる。第1例の製造方法は、このようになっている。

しかる後、→回路M形成部分、つまり現像によりレジストが溶解除去されたメッキパターン部分、つまり無電解銅メッキが露出した部分に対し、電解銅メッキが施されて、→回路Mが形成される。→なお、残っていた硬化した回路M形成部分以外のレジストは、剥離液の噴射により剥膜除去され、→露出した無電解銅メッキが、エッチング液Bの噴射によりクイックエッチングされて、融解除去される。→なお、各工程の後処理用として、前述した所に準じ、洗浄工程や乾燥工程が付設される。
第2例のセミアディティブ法では、このようにして、電解銅メッキにて回路Mが形成され、もって回路基板Lが製造される。第2例の製造方法は、このようになっている。
ところで、プリント配線基板その他の回路基板Lの製造方法は、最近ますます多様化しつつあり、上述した第1例,第2例以外にも、各種方法が開発,使用されている。本発明は勿論、このような各種の製造方法にも適用される。
