この発明は、ガスなどの流体の流量を制御する圧力式流量制御装置、特に、流体制御弁の下流側に絞り機構を設け、この絞り機構の上流側の圧力を下流側の圧力の約2倍以上に保持した状態でガスの流量制御を行う圧力式流量制御装置に関する。

【従来の技術】
ノズルを通るガス流の特徴の一つに、ノズルの上流側圧力P1 と下流側圧力P2 の圧力比P2 /P1 がガスの臨界圧力比(空気や窒素などの場合約0.5)が0.5以下になると、ノズルを通るガスの流速が音速となって、ノズル下流側の圧力変動が上流側に伝播しなくなり、ノズル上流側の状態に相応した安定した質量流量を得ることができるといった事象がある。

上述の事象を応用した装置として、例えば特開平8−335117号公報や特開平8−338546号公報などに開示された圧力式流量制御装置がある。この圧力式流量制御装置は、流体制御弁の下流側に絞り機構を設け、この絞り機構の上流側の圧力を下流側の圧力の約2倍以上に保持した状態で流体の流量制御を行うもので、従来のマスフローコントローラなどの流体制御装置に比べて、流量制御を高精度で行うことができるといった利点がある。

【発明が解決しようとする課題】
しかしながら、上記公報に記載されている圧力式流量制御装置においては、流体制御弁が設けられる本体ブロック内に絞り機構を組み込み、本体ブロックに継手を接続したものであり、継手と絞り機構とが別体構成のものであった。このような構成のものにおいては、構成部品が多くなり、装置全体の構成が複雑となり、小型化が困難であった。そして、継手と絞り機構とが一体構成でないために、デッドボリュームが生ずるとともに、リークするおそれが多分にあり、リークが生ずると絞り部分以外の流路が生じて、この種の流量制御装置の優れた特性が損なわれてしまうことになる。また、絞り機能を本体ブロック内に組み込む際、その流路を外部から遮断するためOリングなどのシール部材を用いたり、溶接などの手法を用いなければならない。

この発明は、上述の事柄に留意してなされたもので、その目的は、構成部品が少なく小型でデッドボリュームやリークが生ずることがない優れた性能を有する圧力式流量制御装置を提供することである。

【課題を解決するための手段】
上記目的を達成するため、この発明では、流体制御弁の下流側に絞り機構を設け、この絞り機構の上流側の圧力を下流側の圧力の約2倍以上に保持した状態でガスの流量制御を行う圧力式流量制御装置において、前記流体制御弁が設けられる本体ブロックに接続される継手ブロックの内部に流路を形成し、二段階にわたってガスを絞り込むため前記流路を前記絞り機構としてのノズルとこのノズルの上流側に位置し前記ノズルに連通する絞り流路を含むように構成し、さらに、継手ブロックの内部にこれを加熱するためのヒータを設け、また、前記流路は継手ブロックの中心を貫通するように形成されており、さらに、前記流路は、継手ブロックの上流側に設けたフランジ部の端面に形成されたザグリ部を有する導入部と、これに連なる前記絞り流路と、絞り機構としての末広がり状態の前記ノズルとからなる一方、シール部材を前記ザグリ部に嵌め込んだ状態で、本体ブロックの下流側の端面に前記フランジ部を当接させ、ねじ部材によって継手ブロックが本体ブロックに対して着脱自在に固定されるとともに、継手ブロックの前記フランジ部の側部には穴が形成してあり、この穴に蓋を兼ねた取り付け部材に固定された前記ヒータを埋設できるように構成されている。

上記圧力式流量制御装置によれば、絞り機構を継手ブロック内部に形成しているので、両者が一体化され、部品点数が少なくなり、構成が簡単になる。また、デッドボリュームや絞り機構におけるリークがなくなるとともに、全体としてコンパクトな圧力式流量制御装置を構成することができ、この種の流量制御装置の優れた特性を損なうことがなくなる。

そして、前記ヒータによって、絞り機構を通過する流体が断熱膨張し、流体そのものが凝縮するのを防止するようにしてあるので、高沸点のガスを制御する場合に特に有用である。

【発明の実施の形態】
発明の実施の形態を図面を参照しながら説明する。図1〜図3は、この発明の一つの実施の形態を示す。まず、図1は、この発明の圧力式流量制御装置の一例を示し、この図において、1は例えば直方体状の本体ブロックで、例えばステンレス鋼よりなる。この本体ブロック1の一端側には、ガスなど流体の導入用の継手ブロック2が溶接によって一体的に連設され、他端側には、流体導出用の継手ブロック3がねじ止めによって連設されている。この継手ブロック3も例えばステンレス鋼よりなる。

前記本体ブロック1の内部には、上流側が継手ブロック2に連なり、下流側が継手ブロック3に連なるガス流路4が形成され、このガス流路4の途中にガス流量を制御する流体制御弁5と圧力センサ6が設けられている。

前記流体制御弁5は、次のように構成されている。すなわち、本体ブロック1の上面側に延設された上流側のガス流路4aには、弁口7と、下流側のガス流路4bに連なる流路8とを備えたオリフィスブロック9が設けられるとともに、弁頭部10とプランジャ部11とからなり、弁口7の開度を調節する弁体12が弁頭部10を弁口7に近接した状態で設けられている。そして、この弁体12は、本体ブロック1の上部に設けられた弁ブロック13の下部空間内に設けられた金属製のダイヤフラム14によって、通常時、オリフィスブロック9の上面との間に若干の隙間が形成されるように、上下動自在に保持されている。

前記継手ブロック3は、図2および図3にも示すように、一端部側(上流側)に本体ブロック1の下流側の端面に対応するフランジ部19が形成され、他端側(下流側)の外周にねじ部20が形成されている。そして、この継手ブロック3のほぼ中心を貫通するように流路21が形成されている。この流路21は、上流側の端面に形成されるザグリ部22を有する導入部23と、これに連なる細径の流路24と、絞り機構としての末広がり状態のノズル25とからなり、二段階にわたってガスを絞り込める構成にしてある。なお、このノズル25の最も細い部分25Aの内径は、例えば0.1〜0.7mm程度である。

そして、前記継手ブロック3は、適宜のシール部材26をザグリ部22に嵌め込んだ状態で、本体ブロック1の下流側の端面にフランジ部19を当接し、ねじ部材27によって固定される。なお、28は本体ブロック1の下流側の端面側に形成されるねじ部、29はフランジ部19に形成されるねじ挿通孔である。
