【発明の属する技術分野】
本発明は、たとえばガラス基板を所定の厚さにエッチングして、液晶表示パネル等の表示用その他の基板を製造する製造装置および製造方法に関する。
特定的には、本発明は、ガラス基板のエッチングによって発生する反応生成物を、超音波を用いて除去する基板製造装置および製造方法に関する。

【従来の技術】
たとえば液晶ディスプレイ(Liquid Crystal Display:LCD)等の、ガラス基板を用いたディスプレイの薄型化および軽量化のために、ディスプレイ用のガラス基板のエッチングが行なわれている。
LCDを例に挙げて述べると、まず、複数枚のLCDのための画素が作り込まれた1対のガラス基板を対向させて貼り合わせることにより、マザー基板を組立てる。次に、エッチング時にマザー基板内部の画素が損傷しないように、2枚のガラス基板間を、エポキシ樹脂等のシール剤によってシールする。
その後、薬液を用いてマザー基板のガラス基板をエッチングする。エッチング後のマザー基板を洗浄した後に、画素が形成された部分をスクライブ・ブレーク法やレーザー分断法によって切り出すと、所定の厚さに薄型化された複数のLCDが得られる。

上述のガラス基板のエッチングとして、たとえば特許文献1に開示されているような、フッ酸による反応エッチングが知られている。
フッ酸によるエッチングは、フッ酸がリサイクル可能であることから生産性が高い。また、化学的機械研磨のように外力を加える必要がなく、所望のガラス厚さを容易に得ることができるため、利便性が高い。

特許文献1に記載のエッチング装置においては、エッチング後のマザー基板を、リンス槽において超純水ならびに窒素気体の噴射によって洗浄した後に、乾燥室において窒素気体によって乾燥して、エッチング装置から移送している。

【発明が解決しようとする課題】
しかしながら、フッ酸によってガラス基板をエッチングした場合には、フッ酸とガラス基板との化学反応による反応生成物が生ずる。この反応生成物はガラス基板への固着性が強く、従来のようなリンス槽における超純水や窒素気体による洗浄ではほとんど除去することはできない。ガラス基板に付着したままの反応生成物は、乾燥室において乾燥された時に、たとえば白い粉状の物質として、ガラス基板の表面や周囲に析出する。

特許文献1に記載のエッチング装置においては、乾燥後のマザー基板はそのままエッチング装置の外へ移送されており、析出した反応生成物はエッチング装置の外へ持ち出される。
そして、従来は、ガラス基板に付着している析出した反応生成物を、有機溶剤等のクリーナーを用いて作業者が手作業で除去していた。

析出した反応生成物が付着しているガラス基板をエッチング装置の外へ出すと、反応生成物が散乱して、エッチング装置外の環境が低下し易い。また、散乱した反応生成物が床等の作業現場に存在すると、ガラス基板の移送、洗浄等の作業の妨げともなる。

反応生成物が散乱すると、ガラス基板のエッチング等の作業が行なわれるクリーンルームのクリーン度が低下する。
また、シール剤、ならびにシール剤とガラス基板との隙間等の微細な空間に発生した反応生成物は、手作業では完全に除去することは困難である。
このため、製造されるLCDの品質にも悪影響を及ぼすおそれがあった。

したがって、本発明の目的は、反応エッチングによって基板に発生する反応生成物を、容易かつ確実に除去することが可能な基板製造装置を提供することにある。
また、反応エッチングによって基板に発生する反応生成物を、容易かつ確実に除去することが可能な基板製造方法を提供することも本発明の目的である。

【課題を解決するための手段】
本願発明に係る基板製造装置は、薬液により、当該薬液と反応して反応生成物を生成するガラス基板をエッチングするエッチング槽と、エッチングされた前記ガラス基板を乾燥させて前記反応生成物を析出させる乾燥槽と、所定の周波数の超音波を所定の出力パワーで発生させる超音波発生手段と、当該超音波発生手段が出力した前記超音波が伝播され、当該超音波により前記ガラス基板の前記反応生成物を除去する反応生成物除去槽とを有する基板製造装置である。

また、本願発明に係る基板製造方法は、薬液により、当該薬液と反応して反応生成物を生成するガラス基板をエッチングするエッチング工程と、エッチングされた前記ガラス基板を乾燥させて前記反応生成物を析出させる乾燥工程と、所定の周波数の超音波を所定の出力パワーで発生させて、当該超音波により前記ガラス基板から前記反応生成物を除去する反応生成物除去工程とを有する基板製造方法である。

本発明においては、エッチング槽に蓄えられている薬液に被エッチング基板が浸漬され、被エッチング基板と薬液とが反応して、被エッチング基板がエッチングされる。エッチングにより、被エッチング基板と薬液との反応生成物が生成され、被エッチング基板に付着する。
エッチング後、被エッチング基板はエッチング槽から取り出され、薬液が被エッチング基板から除去される。
反応生成物を析出させる場合には、被エッチング基板は乾燥槽内へ収容される。乾燥槽において乾燥されることにより、被エッチング基板に付着していた反応生成物が析出する。

一方、超音波発生手段が、所定の周波数の超音波を所定の出力パワーで発生させる。この超音波は、エッチング後の被エッチング基板を収容する反応生成物除去槽に伝播する。
超音波は、反応生成物除去槽から被エッチング基板へさらに伝播する。超音波の振動作用により、被エッチング基板から反応生成物が除去される。

【発明の実施の形態】
以下、本発明の実施の形態について、添付図面を参照して述べる。
なお、以下では、一例として、画素が作り込まれたLCD基板、即ちマザー基板をエッチング対象とし、マザー基板の1対のガラス基板を、フッ酸を用いてエッチングして所定の厚さのマザー基板を製造する場合について述べる。

第1実施形態
図1が、本発明に係る基板製造装置の第1実施形態の概略構成図である。図1に図解の基板製造装置1は、エッチング槽11と、リンス槽12と、乾燥・洗浄槽13と、超音波洗浄槽14と、乾燥槽15と、搬送ロボット20とを有する。
後ほど詳述するが、超音波洗浄槽14には、発振器19に接続されて超音波を発生する超音波発生部18を備えた超音波発生装置17が設けられる。超音波発生装置17が、本発明における超音波発生手段の一実施態様に相当する。

エッチング槽11、リンス槽12、乾燥・洗浄槽13、超音波洗浄槽14、および乾燥槽15は、一例としてこの順で基板製造装置1に直列的に配置される。
搬送ロボット20は、ロボットアーム22が、伸縮可能、かつ、各槽の配置位置に応じて配設されているレール21に沿って移動可能になっている。ロボットアーム22は、LCD基板30を収容したカセット27を把持して各槽の間で搬送する。

図2が、LCD基板30の一例を示す図である。図2(a)が模式的な平面図を示しており、図2(b)が図2(a)における断面I−Iから見た模式的な部分拡大断面図を示している。
図2(a),(b)に示すように、LCD基板30は、2枚の基板32,32を有している。一例として、基板32には、ホウ珪酸ガラスや石英ガラス等のガラス製の基板が用いられる。

ガラス基板32には、ITO(Indium Tin Oxide)等の電極や、TFT(Thin Film Transistor)等のスイッチング素子や、カラーフィルター、配向膜等の構成部材を用いて、画像表示のための画素が作り込まれた表示部37が複数形成されている。

複数の表示部37が形成されたガラス基板32には、図示しないスペーサが散布される。その後、表示部37の周囲にLCDパネルシール剤34を塗布して、表示部37同士を対向させてガラス基板32を貼り合わせて、2枚のガラス基板32が組立てられる。
2枚のガラス基板32間のギャップGの大きさが、図示しないスペーサにより制御される。ギャップGの大きさは、一例として約3μm〜6μmである。
なお、LCDパネルシール剤34には、一例として、紫外線硬化樹脂や熱硬化樹脂等の樹脂材料が用いられる。

本実施形態においては、図2(a)に示すように、2枚のガラス基板32は、縦方向と横方向にそれぞれたとえば1mm程度ずらせて組立てられる。したがって、表示部37は、2枚のガラス基板32をずらせて組立てたときに対向する位置に形成される。
以上により、LCDパネルシール剤34によって区切られた表示部37をそれぞれ有するLCDパネル30aが、1つのLCD基板30に、一度に複数形成される。

スクライブ・ブレーク法やレーザー分断法によってLCD基板30から不要なガラス基板32を分断することにより、複数のLCDパネル30aを入手することができる。
なお、液晶は、LCD基板30を分断してLCDパネル30aを得た後に、LCDパネル30aのLCDパネルシール剤34の開口部から、表示部37間の空間38に注入される。液晶注入後、封止用の樹脂により開口部を塞ぐことにより、LCDパネル30aに液晶が封止される。

ところで、LCDパネル30aの薄型化および軽量化のために、ガラス基板32を薄くすることが望まれている。従来は、一例として、厚さLが約0.7mmのガラス基板32を用いていた。ガラス基板32間のギャップGの大きさがガラス基板32の厚さLと比較して大幅に小さいことから、LCDパネル30aの厚さWが、ガラス基板32の厚さLによって規定されると仮定すると、この場合には厚さWは約1.4mmとなる。

LCDパネル30aの薄型化・軽量化の点から、厚さWは、一例として約1mmかそれ以下にすることが望まれている。
また、LCD基板30の大きさが大きいほど、1つのLCD基板30から得られるLCDパネル30aの数が増え、生産効率が上がる。このため、ガラス基板32としては、一例として、縦横の長さが720mm×600mmかそれ以上のものが用いられている。
しかしながら、ガラス基板32の縦横の長さが650mm×550mm以上になると、厚さLが0.6mm以下のガラス基板32を製造することが非常に困難になる。このため、厚さWがたとえば1mm以下のLCDパネル30aを効率良く製造することができなかった。

本実施形態においては、たとえば720mm×600mm以上の大きさのガラス基板32を用いて作成されたLCD基板30をエッチングして、LCD基板30ひいてはLCDパネル30aの厚さWを薄くする。
その際に、2枚のガラス基板32を対向させて組立てたLCD基板30をそのままエッチングすると、エッチング用の薬液や、洗浄用の純水がガラス基板32間に入り込み、表示部37を損傷させるおそれがある。このため、LCD基板シール剤36により、ガラス基板32間の隙間を封止するように、LCD基板30の周囲をエッチング前に予めシールする。
LCD基板シール剤36としては、一例として、エポキシ樹脂や紫外線硬化樹脂等の硬化性樹脂を用いる。

上述のように周辺をシールされたLCD基板30は、このLCD基板30を1枚から複数枚収容可能な1個のカセット27に収容される。一例として、20枚程度のLCD基板30が、20mm程度の間隔で並列的に配置されて1個のカセット27に収容される。
LCD基板30を収容したカセット27は、同様にLCD基板30を収容した複数のカセット27が保管されている図示しないローディング部から、搬送ロボット20のロボットアーム22によって把持されて、基板製造装置1内のエッチング槽11に搬送される。

エッチング用の薬液としては、たとえば、フッ化水素の水溶液であるフッ化水素酸、即ちフッ酸を用いる。エッチング槽11には、一例として15重量%のフッ酸25が蓄えられている。
エッチング槽11まで搬送されたLCD基板30は、ロボットアーム22によってカセット27ごとフッ酸25に浸漬される。カセット27は、カセット27内のLCD基板30へ外部からアクセスし易いように、LCD基板30を取り囲む周囲の面が、たとえば格子状のように開口している。
フッ酸25がガラス基板32と反応してガラス基板32がエッチングされ、LCD基板30の厚さWが薄くなる。
ガラス基板32が、本発明における被エッチング基板の一実施態様に相当する。

所定の温度のフッ酸25で所定時間エッチングを行なうことにより、所望の厚さWのLCD基板30が得られる。
エッチングされたLCD基板30は、ロボットアーム22によりカセット27ごと次のリンス槽12へ搬送される。

なお、フッ酸25には、エッチングにより濃度変化や不純物の混入が生じる。このため、フッ酸25はエッチング時間やエッチング枚数等のパラメータにより管理され、使用済みのフッ酸25は、エッチング槽11から図示しないエッチング液再生槽へ導かれ、リサイクルすることが可能になっている。
フッ酸25の入換えの際には、エッチング液再生槽おいて不純物が取り除かれ、濃度を再調整されたリサイクル済のフッ酸25が、エッチング液再生槽からエッチング槽11へ供給される。

リンス槽12には、純水が蓄えられている。カセット27に収容されているLCD基板30は、ロボットアーム22により純水中に浸漬されて洗浄される。これにより、LCD基板30からフッ酸が除去される。
純水を、流水にしてLCD基板30を洗浄するようにしてもよいし、シャワーによってLCD基板30に噴射することも可能である。
また、洗浄効率を向上させるために、純水に加えて、N2(窒素)ガスや乾燥空気(ドライエアー)をLCD基板30に噴射するようにしてもよい。

リンス槽12においてフッ酸25がすすぎ落とされたLCD基板30は、ロボットアーム22によってカセット27ごと乾燥・洗浄槽13内に搬送される。
乾燥・洗浄槽13においては、まず、図示しない温風送出装置から、LCD基板30に向けて温風HAを送出して、LCD基板30を乾燥させる。これにより、フッ酸25とガラス基板32との反応により生成されていた反応生成物を析出させる。
この反応生成物の析出について、以下で図3を参照して詳細に述べる。

図3(a),(b)は、エッチング後における、LCD基板30の周辺部の模式的な断面図である。
図3(a)に示すように、ガラス基板32には、エッチング反応によって生成された反応生成物(以下、生成物)40が付着している。生成物40としては、たとえば、コロイダルシリカの集合体や、ガラス基板32がフッ酸25と反応して生成されるフッ化物や水酸化物がある。
LCD基板30が乾燥されると、これらの生成物40が、図3(b)に示すように、LCD基板30の基板面32sおよび周囲の、全面または一部に析出する。

ガラス基板32をエッチングすると、図3(a),(b)に示すように、ガラス基板32の表面に微小な凹部42が形成される場合がある。
ガラス基板32の基板面32sにおいては、このような凹部42が形成されていた場合にも、純水やN2ガス、ならびにドライエアーが到達し易い。このため、基板面32sにおける生成物40は、リンス槽12において大部分が除去される。

ガラス基板32の周辺部の、たとえば、LCD基板シール剤36とガラス基板32の表面との境界においては、エッチングに異方性が生ずることがあるため、凹部42が形成され易い。また、このような、LCD基板シール剤36の近傍に形成された凹部42内には、純水やN2ガス、ならびにドライエアーが到達しづらい。このため、LCD基板シール剤36近傍の凹部42内に生成された生成物40は、リンス槽12における洗浄によっては完全に除去することは困難である。
したがって、基板面32sにおいては析出した生成物45が少なく、ガラス基板32の周辺部においては析出した生成物45は多い傾向にある。
ガラス製の基板32とフッ酸25が反応した場合には、生成物40は、白い粉状となって析出する。
析出した生成物45の大きさは、その種類によって様々であるが、最大径がおよそ0.1μm〜50μmの範囲であると推定される。
なお、析出した生成物45を、以下では析出物45と記述する場合もある。

凹部42内の生成物40は除去が困難であるが、本実施形態のように、温風HAによりガラス基板32を乾燥させると、温風HAによって生成物40が成長し、図3(b)に示すように、析出物45となって凹部42からはみ出てき易くなる。析出物45が凹部42からはみ出ると、析出物45の除去が容易になる。

本実施形態においては、乾燥・洗浄槽13にさらに図示しないドライエアー送出装置および純水噴射装置が設けられている。ドライエアー送出装置および純水噴射装置による、LCD基板30へのドライエアーDAの噴射および純水WSのシャワーにより、LCD基板30から析出物45の一部を除去することができる。
ドライエアーDAと純水WSによって、最大径が一例として5μmよりも大きい、比較的大きな析出物45を、LCD基板30およびカセット27から除去することができる。

最大径が一例として0.1μm〜5μmの範囲の、比較的小さい析出物45は、次の超音波洗浄槽14において除去する。
図4が、本実施形態に係る超音波洗浄槽14を表わす図である。図4(a)が、超音波洗浄槽14の模式的な概略構成を示した上面図であり、図4(b)が、図4(a)における矢印VD方向から見た模式的な概略構成図である。
ただし、図4(a),(b)において、縮尺はそれぞれ異なっている。超音波洗浄槽14が、本発明における反応生成物除去槽の一実施態様に相当する。

超音波洗浄槽14には、超音波発生装置17の超音波発生部18が設置される。超音波発生部の構成については後述する。
本実施形態においては、一例として、図4(a),(b)に図解のように、超音波洗浄槽14の側壁部の内部に、4個の超音波発生部18が設置される。4個の超音波発生部18は、対向する壁面に2個ずつ配置され、各壁面においては、上下に1個ずつ配置されている。
超音波発生部18によって発生され出力される超音波USは、図4(a)に示すように放射状に伝播するが、超音波発生部18は、超音波洗浄槽14内にLCD基板30を設置した場合に、超音波USの出力方向ODがLCD基板30の側面を向くように配置される。

超音波洗浄槽14には、超音波発生部18から放射状に出力される超音波USのうち、LCD基板30には直接的には到達しない超音波USを、LCD基板30に反射させて照射させる反射板47も設けられる。
反射板47が、本発明における超音波反射手段の一実施態様に相当する。
反射板47は、たとえば、ステンレス等の超音波反射性を有するSUS鋼によって平板状に形成され、超音波洗浄槽14の側壁のうちの、超音波発生部18が設置されていない側壁の内面に設置される。
超音波洗浄槽14をSUS鋼によって形成した場合には、超音波洗浄槽14自体に超音波反射板の機能を持たせることが可能である。

また、超音波洗浄槽14には、図4(b)に示すように、たとえば超音波洗浄槽14の下部から純水WTを供給することが可能になっている。
純水WTは、LCD基板30から除去した析出物45を含む不要物のLCD基板30への再付着防止の観点から、LCD基板30の洗浄中は常に超音波洗浄槽14に供給されていることが好ましい。
本実施形態においては、超音波洗浄槽14からオーバーフローしたオーバーフロー液FWは、超音波洗浄槽14の上部の周囲に樋状に設けられている受水部49から回収可能になっている。

上述した超音波洗浄槽14に、乾燥・洗浄槽13によって洗浄されたLCD基板30が、ロボットアーム22によってカセット27ごと搬送される。ただし、図4(b)においては、カセット27は図示を省略している。
搬送されたLCD基板30が純水WT中に浸漬された後に、超音波発生部18から超音波USが出力され、LCD基板30が洗浄される。

図5は、超音波発生部18の構成、および超音波の伝播状態を詳細に示すための、図4(a)の模式的な部分拡大図である。図5においては、超音波発生部18は、ガラス基板32の基板面32sに直交し、かつ超音波USの出力方向ODに沿う面における断面が示されている。また、カセット27は図示を省略している。
超音波発生部18は、ケース50と、振動板51と、振動子52とを有している。図5に図解のように、振動子52は振動板51に設けられており、振動板51は、ケース50にはめ込まれて、振動板51とケース50とによって振動子52を収容するようになっている。

振動子52は、たとえば図示しないコードにより発振器19に接続される。発振器19からの信号を受けて、振動子52が振動し、その振動が振動板51により増幅されて、振動板51から超音波が発生して出力される。
出力方向ODに出力された超音波USは、放射状に伝播する。一部の超音波USは、LCD基板30の間にまっすぐ入り込む。LCD基板30の間に斜めに入り込んだ超音波USは、2つのLCD基板30のガラス基板32の間で反射しながら進む。
LCD基板30方向に伝播せず、超音波洗浄槽14方向に伝播した超音波USのうち、特に超音波洗浄槽14の側壁方向に伝播した超音波は、反射板47によって反射され、伝播方向がLCD基板30側へ変えられる。

LCD基板30へ到達した超音波USのうち、一部はガラス基板32に当たってガラス基板32を振動させる。また、別の一部は析出物45に当たって析出物45を振動させる。これらの超音波USによる振動の相乗作用により、乾燥・洗浄槽13における純水シャワーや気体噴射では除去しきれなかった細かな析出物45が、LCD基板30から剥離する。

超音波洗浄槽14において、析出した生成物45が除去されたLCD基板30およびカセット27は、ロボットアーム22によって、図1に示す乾燥槽15内へ搬送される。
乾燥槽15には、乾燥・洗浄槽13と同様に温風送出装置が設置されており、この温風送出装置からの温風HAにより、カセット27およびLCD基板30が乾燥される。

乾燥槽15において乾燥され、エッチング後の洗浄が終了したLCD基板30は、ロボットアーム22によってカセット27ごと把持されて、アンロード部へ搬送され、基板製造装置1の外部へ自動的に搬出されて、次工程へ送られる。

以上の基板製造装置1における工程をプロセス図としてまとめると、図6のようになる。
まず、前工程において製造されたLCD基板30がカセット27ごと基板製造装置1内に搬送され、エッチング槽11においてたとえばフッ酸によってエッチングされる(ステップST1)。
エッチング終了後には、LCD基板30はリンス槽12へ搬送され、少なくとも純水によってリンスし、エッチング薬液(フッ酸)が除去されるようにする(ステップST2)。

リンス後、乾燥・洗浄槽13において、まず、たとえば温風HAによってLCD基板30を乾燥させ、反応生成物40を析出させる。
その後、析出した生成物45を、ドライエアーDAの噴射や純水WSのシャワーによって除去する(ステップST3)。
これにより、比較的大きな析出物45が除去される。

乾燥・洗浄槽13における洗浄後、超音波洗浄槽14においてLCD基板30ならびにカセット27をさらに超音波洗浄する(ステップST4)。
超音波を用いて洗浄することにより、ステップST3における純水WSやドライエアーDAでは除去しきれなかった細かな析出物45を、LCD基板30ならびにカセット27から除去することができる。

超音波洗浄後のLCD基板30は、最後に、乾燥槽15においてたとえば温風HAによって乾燥される(ステップST5)。
このように、洗浄・乾燥されクリーンになったLCD基板30およびカセット27が、基板製造装置1の外部へ搬出される。

以上のように、本第1実施形態によれば、従来は作業者が手作業によって除去していた細かな析出物45を、自動的に容易に除去することができる。特に、従来は除去が困難であったLCD基板30の周辺部の析出物45、およびLCD基板シール剤36とガラス基板32との境界近傍の析出物45の除去が容易になる。
超音波によって細かな析出物45まで除去することが可能なため、析出物45を確実に除去することができ、LCD基板30およびカセット27への、析出物45を含む不要物の再付着も防止可能である。その際に、反射板47の作用により、超音波を効率良く利用することができ、析出物45を除去する能力も向上する。また、純水シャワーや気体噴射だけでは除去が困難であった、LCD基板30におけるカセット27の影となる部分の洗浄も容易になる。
析出物45の除去効率が上がるため、LCD基板30を洗浄してアンロードするまでのタクトタイムを短縮でき、LCD基板30の生産効率も向上する。
また、各洗浄工程における純水の使用量も削減することができる。

また、ブラシ等の物体が直接LCD基板30に接触することがないため、LCD基板30の品質に悪影響を及ぼすことがない。

図13(a)においては、各行の洗浄領域2個に対して超音波発生部18を1個割り当てたと考えてもよいし、LCD基板30を上下2つの洗浄領域に区分けし、それぞれに対して超音波発生部18を1つずつ対向配置させたと考えてもよい。これらは、図14のように、超音波照射方向が図中上下方向の場合にも適用することができる。

また、超音波洗浄槽14内には、純水WTを蓄えた。析出物45の除去状況を目視により確認容易とするため、超音波洗浄槽14の高さおよび蓄える純水WTの量は、カセット載置部材60上に載置したLCD基板30の下半分が純水WTに浸漬する程度とした。
上記の状態において、所定の周波数と出力パワーの超音波USを所定時間出力させた。超音波USの照射に関しては、LCD基板30を設置した後に、10秒程度の時間をかけて所定の出力パワーとなるソフトスタートを適用した。

超音波USの照射による析出物45の除去状況、および、LCD基板シール剤36の剥離、ガラス基板32ならびに表示部37の損傷等のLCD基板30の状態を、目視により確認した。それに加えて、音圧センサーにより超音波USの音圧を測定した。測定地点は、図18に示す超音波洗浄槽14の幅L4と長さL5方向のそれぞれにおいて、側壁から50mm間隔の格子状の地点とした。そして、超音波発生部182の超音波出力面からの高さがH1=330mm、H2=280mmの2ヶ所において測定し、のべ224個のデータを得た。

実験結果から、超音波USの発振周波数は28kHz〜200kHzの範囲、出力パワーは300W〜4000Wの範囲が好ましいことが分かった。
たとえば半導体ウェハの洗浄にはMHz(メガヘルツ)オーダーの周波数の超音波が用いられるが、このような高い周波数の超音波では、最大径が0.1μm〜50μm程度の析出物45を除去することはできない。したがって、上記の範囲の周波数および出力パワーが好ましい。
出力パワーが300Wよりも小さいと、実用的な洗浄力を得ることができない。また、出力パワーが4000Wよりも大きいと、LCD基板30の破損の可能性が高まるため、実用的でない。
周波数が28kHzよりも低いと、出力パワーが300Wの場合にも、LCD基板30に損傷が発生する可能性が高い。また、発振周波数が高くなると小さな析出物45を除去し易くなるが、周波数が200kHzよりも高いと、出力パワーが4000Wの場合にも、最大径が0.1μm〜5μm程度の、比較的小さい析出物45ですら除去するパワーが得られず、実用的でなくなる。

超音波USの特に好ましい周波数および出力パワーとして、周波数が100kHzで出力パワーが1100Wの場合がある。
この場合には、最大15分間超音波USをLCD基板30に照射し続けても、LCD基板30に損傷は発生しなかった。
また、高さH1の場合と高さH2の場合とで著しい音圧差も少なく、超音波USが適度に反射して、ほぼ均一な洗浄力が得られることが分かった。
