【発明の属する技術分野】
この発明は、半導体ウエハ、フォトマスク用ガラス基板、液晶表示用ガラス基板、プラズマ表示用ガラス基板、光ディスク用基板などの各種基板(以下、単に「基板」という)の一方主面に処理液を供給して該一方主面に対して所定の基板処理を施す基板処理装置および該装置を装備する基板処理システムに関するものである。

【従来の技術】
この種の基板処理装置として、例えば基板が載置される回転台の表面から少し浮かせた状態で基板を水平保持し、その基板の両主面のうち上方を向いた一方主面(上面)にフォトレジスト液、洗浄液、リンス液、エッチング液などの処理液を供給して上面に対して所定の基板処理を施す基板処理装置が知られている。この基板処理装置では、基板が載置される回転台の上に複数個の基板支持ピンを立設し、これらの基板支持ピンで基板の端縁を位置決め保持している。そして、処理液の供給を受けた基板を回転させることで、その処理液が上面全体に広がり均一な表面処理が実行される。

このように従来装置では、基板が回転台の表面から少し浮いた状態で保持されるので、基板が回転台に当接して載置された場合に生じる基板の他方主面(下面)の損傷や汚染を避けることができる。しかしながら、その一方において、基板処理中に飛散した処理液のミストが基板の下面に回り込んで付着し、基板の下面が汚染されるという別異の問題が生じる。そこで、基板と回転台との間に上下移動部材を配設することで上記問題の解決を図る技術が提案されている(例えば、特許文献1 参照)。

この特許文献1に記載された基板処理装置では、ミストが発生する基板処理中においては、基板と回転台との間に配設されている上下移動部材が駆動手段によって上方(上昇位置)に駆動される。これによって、基板の下面と上下移動部材の上面の間隔が狭くなるので、発生したミストが基板の下面に回り込むのを防止する。また、ミストが発生しない状態、すなわち基板の搬入/搬出のために回転台が停止しているときには、上下移動部材が下方(下降位置)に駆動され、基板の下面と回転台との間隔が広くなる。その結果、搬送アーム等を使って容易に基板を搬送することができる。

【発明が解決しようとする課題】
ところで、基板へのミストの回り込みは、基板の下面と上下移動部材の周縁との間に形成される隙間より生じるものである。したがって、この隙間とミストの回り込みとの間には重要な関係が存在する。しかしながら、特許文献1に記載の装置は上下移動部材を基板の下面に近接させることでミストの回込防止を図っているが、隙間の間隔については特段の考慮がなされていない。そのため、必ずしも十分な防止効果が得られるというものではなかった。

この発明は上記課題に鑑みなされたものであり、処理中に発生したミストが基板の他方主面に付着することを効果的に防止して基板処理を良好に行うことができる基板処理装置および基板処理システムを提供することを目的とする。

【課題を解決するための手段】
この発明は、基板の一方主面に処理液を供給して該一方主面に対して所定の基板処理を施す基板処理装置であって、上記目的を達成するため、雰囲気遮断部材の周縁に配置され、基板の端面と当接して基板を支持する少なくとも3つ以上の支持部材を備えた基板支持手段と、基板支持手段により支持されている基板の他方主面に対向させながら基板に近設され、基板よりも小さな径を有する雰囲気遮断部材と、雰囲気遮断部材と基板との間に形成される微小空間に所定流量で雰囲気ガスを圧送するガス供給ユニットとを備え、基板支持手段は、基板の他方主面と、雰囲気遮断部材の周縁とで挟まれた微小隙間の間隔が0.3mm〜0.8mmの範囲内で、しかも所定流量に対応する値で基板を支持して微小空間を基板の周囲よりも陽圧に保つことを特徴としている。

このように構成された発明では、雰囲気遮断部材が基板の他方主面と対向配置されているため、基板の他方主面が基板周囲のミスト飛散雰囲気から遮断されている。また、雰囲気遮断部材と基板とで挟まれた微小空間に雰囲気ガスが圧送されているため、この微小空間が雰囲気ガスで満たされるとともに、基板周囲(ミスト飛散雰囲気)よりも陽圧となり、基板の他方主面側へのミスト侵入が効果的に防止される。さらに、基板の他方主面と雰囲気遮断部材の周縁との間に形成される隙間の間隔が0.3mm〜0.8mmとなっているので、基板支持手段により支持されている基板の姿勢を安定させたまま、上記隙間を介してミストが回り込むのを防止している。また、隙間の間隔を0.3mm〜0.8mmに設定しているため、上記空間に送り込む雰囲気ガスの供給流量を抑えて基板姿勢をより安定して、かつ低ランニングコストで基板処理を行うことができる。
また、ガス供給ユニットは、200リットル/分未満の所定流量で微小空間に雰囲気ガスを圧送するとしてもよい。
また、ガス供給ユニットは、20リットル/分以上の所定流量で微小空間に雰囲気ガスを圧送し、基板支持手段は、微小隙間の間隔が0.3mm〜0.5mmの範囲内で、しかも所定流量に対応する値で基板を支持するとしてもよい。

ここで、処理液が供給された基板を回転手段により回転させると、基板の一方主面上の処理液に対して遠心力が加わり、処理液を該一方主面全体に広げて均一な基板処理を行うことができる。このように基板を回転させる際、基板とともに雰囲気遮断部材を回転させるのが望ましい。特に、基板と雰囲気遮断部材とを同一回転数で回転させると、基板に対して余分な外力が作用するのを防止することができ、より良好な基板処理を行うことができる。

上記のようにして基板処理するためには、基板と雰囲気遮断部材とを上記した位置関係に保つのが望ましい。そのためには、例えば雰囲気遮断部材の周縁に少なくとも3つ以上の支持部材を基板支持手段として設け、各支持部材を基板の端面と当接させて基板を支持するのが好適である。

また、支持部材の各々と基板の端面との接触形態は、点接触または線接触させることができるが、特に線接触により基板を支持する接触面を支持部材に設けるのが望ましい。このように線接触により基板を支持した場合、点接触に比べて基板支持の安定化を図ることができ、好適である。また、その接触面の形状については、その幅が線接触部分の幅とほぼ同一であるように構成するのが望ましい。また、支持部材の各々については、線接触方向における幅が基板から離れるにしたがって減少する、あるいは同一となっているものを採用するのが望ましい。このような構成を採用することのメリットについては、後の「発明の実施の形態」の項で図面を参照しながら詳述する。

また、この発明にかかる基板処理システムは、上記目的を達成するため、請求項1ないし8のいずれかに記載の基板処理装置と同一構成を有する処理ユニットと、処理ユニットに対して基板を搬送する搬送ユニットとを備えている。これによって基板の他方主面へのミスト付着を効果的に防止しながら、基板の一方主面に対して処理液による基板処理を確実に実行することができる。さらに、基板を反転させる反転ユニットをさらに備えると、必要に応じて基板を反転位置決めすることができ、基板処理システムの汎用性を高めることができる。

また、この発明は、基板の一方主面に処理液を供給して該一方主面に対して所定の基板処理を施す基板処理装置であって、上記目的を達成するため、雰囲気遮断部材の周縁に配置され、基板の端面と線接触する接触面を有し、基板を支持する少なくとも3つ以上の支持部材を備え、接触面の幅が線接触部分の幅とほぼ同一である基板支持手段と、基板支持手段により支持されている基板の他方主面に対向させながら基板に近設された雰囲気遮断部材と、雰囲気遮断部材と基板との間に形成される微小空間に所定流量で雰囲気ガスを圧送するガス供給ユニットとを備え、基板支持手段は、基板の他方主面と、雰囲気遮断部材の周縁とで挟まれた微小隙間の間隔が0.3mm〜0.8mmとなるように、基板を支持することを特徴としている。

【発明の実施の形態】
図1は、この発明にかかる基板処理装置の一実施形態を示す図である。また、図2は、図1の基板処理装置を上方から見た部分平面図である。この基板処理装置では、半導体ウエハなどの基板Sの両主面のうち一方主面S1に対して純水や薬液などのリンス液が本発明の「処理液」として供給されて一方主面S1についてリンス処理が施される一方、他方主面S2についてはリンス処理中に発生するミストが付着するのを以下のようにして防止している。すなわち、この基板処理装置は、基板Sの一方主面S1のみに対して本発明の「基板処理」としてリンス処理を実行する装置である。

この基板処理装置は、基板Sよりも若干大きな平面サイズを有するスピンベース1を有している。このスピンベース1の上面には、基板Sよりも若干小さな平面サイズを有する雰囲気遮断部材2が固着されている。また、この雰囲気遮断部材2の周縁には、図2に示すように、8個の支持ピン3がほぼ等角度間隔で配置されている。そして、各支持ピン3が基板Sの端部と当接可能となっており、これら8個の支持ピン3によって基板Sを一方主面S1を上方に向けた状態で、かつ略水平状態で支持される。このように、この実施形態では、8個の支持ピン3が本発明の「基板支持手段」として機能しているが、基板支持手段の構成はこれに限定されるものではなく、基板をスピンベースから少し浮いた状態で支持するものであれば、如何なる構成のものを採用してもよい。なお、雰囲気遮断部材2と支持ピン3との構成および特徴点などについては後で詳述する。

また、支持ピン3により支持された基板Sが水平方向に移動するのを防止するために、4つの保持部材4a〜4dがスピンベース1の周縁に設けられている。これら4つの保持部材4a〜4dのうち保持部材4a、4bは基板Sと当接して保持する保持ピン41Aが固定された固定保持部材であるのに対し、保持部材4c、4dは保持ピン41Bが可動する可動保持部材である。

図3は保持部材の構成を示す図である。固定保持部材4a、4bでは、同図(a)に示すように、スピンベース1に対してウエイト42が固定されるとともに、そのウエイト42の上面に固定ピンホルダ43が取り付けられている。そして、その固定ピンホルダ43により固定保持ピン41Aが固定的に保持されている。

一方、可動保持部材4c、4dでは、同図(b)に示すように、スピンベース1に対してシャフト44が軸受45により回動軸心46回りに回動自在に軸支されている。また、このシャフト44の上端部に可動ピンホルダ47が取り付けられるとともに、この可動ピンホルダ47に可動保持ピン41Bが回動軸心46から偏心して取り付けられている。このため、装置全体を制御する制御ユニット(図示省略)からの動作信号に応じてマグネット48が作動すると、このマグネット48の電磁力を受けてシャフト44と可動ピンホルダ47が回動軸心46回りに回動駆動される。その結果、保持ピン41Bが回動軸心46に対して偏心移動して基板Sの端面に対して離当接する。なお、同図(b)は可動保持ピン41Bが離間した状態を示しており、この状態で支持ピン3に対する基板Sの搬入出を行う。そして、基板Sが支持ピン3に載置された後、マグネット48の作動により可動保持ピン41Bを偏心移動させることで基板Sの側面と当接する基板保持位置まで位置決めする。これによって、可動保持ピン41Bは基板Sを固定保持ピン41Aとで挟み込んで水平方向に保持する。このように、この実施形態では、8つの支持ピン3で基板Sを略水平状態に支持するとともに、4つの保持ピン41A、41A、41B、41Bで基板Sの水平方向の移動を規制している。

また、スピンベース1には、図1に示すように、本発明の「回転手段」に相当するモータ51の出力回転軸52が連結されており、モータ51の作動に伴って回転する。これによって、スピンベース1の上方で支持ピン3および保持ピン41A、41Bにより保持されている基板Sはスピンベース1および雰囲気遮断部材2とともに回転軸心11回りに回転する。

こうして回転駆動される基板Sの一方主面S1に対してリンス液を供給すべく、リンス液供給ノズル6が雰囲気遮断部材2の斜め上方位置に配置されている。このリンス液供給ノズル6には、図示を省略するリンス液圧送ユニットが接続されている。そして、後述するようなタイミングでリンス液圧送ユニットからリンス液が圧送されてくると、リンス液供給ノズル6から支持ピン3により支持された基板Sの一方主面S1に向けて吐出される。また、こうしてリンス液が供給された基板Sを回転駆動すると、リンス液が遠心力により基板Sの一方主面S1の全体に広がり、リンス処理が実行される。このとき、基板Sから振り切られる液体を回収するために、スピンベース1を取り囲むようにカップ部7が設けられている。ここでは、基板Sからリンス液を振り切るためには、基板Sの回転数を下限回転数よりも高く設定する必要があり、この実施形態では基板Sたる半導体ウエハとリンス液たる純水との濡れ性を考慮して基板Sの回転数を300rpm以上に設定している。なお、「下限回転数」とは基板から処理液を振り切るために要する最低限の回転数を意味しており、基板の大きさや、基板の一方主面と処理液との濡れ性などに基づき定まる値である。

また、この実施形態では、支持ピン3により基板Sを支持しているため、基板Sと雰囲気遮断部材2との間隔が狭くなっている。このため、その隙間に搬送ロボットのアームなどを挿入することができない。そこで、リフト機構8を設け、以下の基板搬送、つまり、
・未処理基板Sの搬送ロボットからの受け取り、
・受け取った未処理基板Sの支持ピン3への載置、
・リンス処理を受けた処理済基板Sの支持ピン3からの受け取り、
・受け取った処理済基板Sの搬送ロボットへの引渡し
を行う。この実施形態では、リフト機構8は、上下方向に延びる6本のリフタピンスタンド81と、各リフタピンスタンド81の上端部に取り付けられた支持部82と、それらのリフタピンスタンド81の下端側でリフタピンスタンド81を相互に連結する連結プレート83と、連結プレート83を上下方向に移動させるエアシリンダなどのアクチュエータ84とを備えている。

そして、制御ユニットからの動作指令に応じてアクチュエータ84が作動するのに応じて連結プレート83が上方に移動すると、6本のリフタピンスタンド81が一体的に上昇する。ここで、支持部82が支持ピン3よりも高い位置まで移動すると、支持ピン3から基板Sを受け取る。このとき、支持部82は支持ピン3に代わり基板Sの周縁部を支持する。また、その上限位置まで移動すると、図1に示すように、支持部82が処理済基板Sを保持したまま、雰囲気遮断部材2から上方に離れた基板受渡し位置P81まで移動し、搬送ロボットに処理済基板Sの引渡しが可能となる。

また、この基板受渡し位置P81では、搬送ロボットから未処理基板Sを受け取ることが可能となっている。そして、未処理基板Sを受け取った後、制御ユニットからの動作指令に応じてアクチュエータ84が逆方向に作動するのに応じて連結プレート83が下方に移動すると、6本のリフタピンスタンド81が一体的に下降する。ここで、支持部82が支持ピン3よりも低い位置まで移動すると、支持ピン3に未処理基板Sが載置される。また、その下限位置P82まで移動すると、カップ部7よりも低い位置に収まり、リンス処理が可能となる。

この実施形態では、リフタピンスタンド81および支持部82がカップ部7と干渉するのを防止するために、カップ部7にはリフタピンスタンド81および支持部82が通過するための通過孔71が設けられている。これに対応して通過孔71の開閉を制御するシャッター85が設けられている。すなわち、各通過孔71の近傍にシャッター85がカップ部7に対して回動軸心86回りに回動自在に軸支されている。そして、図示を省略するシャッター用アクチュエータの作動に連動してシャッター85が制御ユニットにより開閉制御される。このため、リンス処理中では、リフタピンスタンド81および支持部82がカップ部7よりも低い位置に収まるとともに、各通過孔71はシャッター85で塞がれて、カップ部7の内部雰囲気がリフト機構8に流れ込むのを確実に防止することができる。ここで、シャッター85を開閉駆動するシャッター用アクチュエータとしては、エアシリンダ、ソレノイド、モータなどを用いていることができる。

さらに、この実施形態では、昇降機構9が設けられてカップ部7およびリフト機構8を一体的に昇降可能となっている。この昇降機構9は、リフト機構8のアクチュエータ84とカップ部7とに連結された昇降テーブル91を有している。また、この昇降テーブル91には、複数本のエアシリンダなどのアクチュエータ92が接続されている。このため、制御ユニットからの昇降指令に応じてアクチュエータ92が作動すると、昇降テーブル91が昇降駆動され、カップ部7およびリフト機構8が一体的に昇降移動する。例えば、図1はアクチュエータ92により昇降テーブル91が下限位置P92に移動した状態を示しており、基板Sの搬入出が可能となっている。また、アクチュエータ92により昇降テーブル91が同図中の1点鎖線で示す上限位置P91に移動すると、この昇降テーブル91の上昇移動に伴ってカップ部7およびリフト機構8が一体的に上昇してリンス処理が可能となる。図4は、そのリンス処理が可能な状態を示している。

このように構成された基板処理装置では、制御ユニットのメモリに予め記憶されているプログラムにしたがって制御ユニットが装置各部を制御して、未処理基板の搬入、リンス処理、および処理済基板の搬出を行う。

まず、昇降テーブル91が下限位置P92に位置決めされた状態(図1)で、未処理基板Sの搬入が行われる(未処理基板の搬入)。具体的には、図示を省略するシャッター用アクチュエータの作動によりシャッター85が開いた後、リフタ用アクチュエータ84の作動によりリフタピンスタンド81が上昇する。そして、基板受渡し位置P81で搬送ロボットから未処理基板Sを受け取ると、アクチュエータ84が逆方向に作動して未処理基板Sの周縁部を支持部82で支持しながらリフタピンスタンド81が一体的に下降する。このため、支持部82が支持ピン3よりも低い位置まで移動した時点で支持ピン3に未処理基板Sが載置される。これに続いて、可動保持部材4c、4dの保持ピン41Bが基板保持位置に移動して基板Sをしっかりと保持する。なお、リフタピンスタンド81が下限位置P82まで移動すると、カップ部7よりも低い位置に収まると、シャッター85を閉じる。

このシャッター85の閉成から適当な時間が経過すると、カップ部7をリンス位置まで上昇させた後、リンス処理を実行する。すなわち、図4に示すように、アクチュエータ92により昇降テーブル91を上限位置P91に移動させた後、リンス液供給ノズル6から支持ピン3により支持された基板Sの一方主面S1に向けてリンス液を吐出するとともに、モータ51を作動させて基板Sを回転軸心11回りに回転させる。これによってリンス処理が実行される(リンス処理)。

このリンス処理が完了すると、基板Sを回転させたままリンス液供給ノズル6からのリンス液の供給を停止して基板Sに付着する液体を振り切り、乾燥させる。そして、この回転乾燥処理が完了すると、モータ51を停止させて基板Sを静止させる。さらに、アクチュエータ92により昇降テーブル91を下限位置P92に移動させた後、シャッター85の開成とともに、リフタ用アクチュエータ84の作動によりリフタピンスタンド81を上昇させる。これにより、支持部82が支持ピン3よりも高い位置まで移動した時点で、支持ピン3から支持部82に処理済基板Sが移載され、基板受渡位置P81に位置決めされる。そして、処理済基板Sが搬送ロボットに引渡され、装置から搬出される(処理済基板の搬出)。なお、基板搬出が行われると、上記と同様にして、リフタピンスタンド81をカップ部7よりも低い位置に収めるとともに、シャッター85を閉じる。

このような一連の動作を繰り返すことで複数の基板Sについて、一方主面S1に対するリンス処理を連続的に行うことができる。

次に、雰囲気遮断部材2の構成について、図1、図2および図5を参照しつつ詳述する。図5は雰囲気遮断部材の周縁付近の構成を示す図であり、同図(a)は支持ピン装着部位の近傍を示し、同図(b)は支持ピン未装着部位の近傍を示している。雰囲気遮断部材2はスピンベース1の上面に設けられており、その上面24を基板対向面として支持ピン3に支持された基板Sの他方主面(下面)S2に対向させながら基板Sから離間配置されている。この雰囲気遮断部材2は、円盤状の平板部材21と、この平板部材21の周囲を取り囲むように配置されたドーナツ状の円環部材22とをボルト・ナットなどの締結部材23で締結してなるものであり、既に上述したように全体の平面サイズは基板Sよりも若干小さくなっている。なお、このように平面サイズを設定している理由については後で詳述する。

また、この雰囲気遮断部材2の両主面のうち基板Sと対向する基板対向面24では、基板Sの略中央部と対向する中央領域241は平面であり、基板Sの周縁部と対向する周縁領域242は基板対向面24の周縁に向かうにしたがって基板Sに近接する傾斜面となっている。このため、基板Sと雰囲気遮断部材2とで挟まれた微小空間SPは中央部で比較的広がっているものの、基板Sの周縁に向かう方向Rにしたがって徐々に狭まっており、雰囲気遮断部材2の周縁では基板Sと雰囲気遮断部材2との微小隙間CLは微小間隔Dh、例えば0.3mm〜1mm、好ましくは0.3mm〜0.8mmとなっている。

以上のように、この実施形態では、雰囲気遮断部材2により基板Sの他方主面(下面)S2を基板Sの周囲、つまりミスト飛散雰囲気から遮断しており、リンス処理中に発生したミストが基板Sの他方主面S2側に侵入するのを防止することができる。

また、次に説明するように微小空間SPをミスト飛散雰囲気(基板Sの周囲)よりも陽圧にすることでミスト侵入をさらに効果的に防止している。すなわち、この雰囲気遮断部材2の略中央部には、図1および図2に示すように、貫通孔25が設けられている。この貫通孔25は出力回転軸52の中空部に配置された配管53と接続されており、ガス供給ユニット10から圧送されてくる窒素ガスや不活性ガスなどの雰囲気ガスが配管53および貫通孔25を介して微小空間SPに送られる。これにより、微小空間SPは雰囲気ガスで満たされてミスト飛散雰囲気よりも陽圧となり、基板Sの他方主面S2側へのミスト侵入が防止される。なお、この実施形態では、基板対向面24はその周縁に向かう方向Rに進むにしたがって基板Sに近接しているため、貫通孔25を介して圧送されてきた雰囲気ガスは微小空間SPの周縁付近で圧縮されて圧力が上昇する。その結果、微小空間SPの内圧は単に雰囲気ガスを供給した場合に比べて上昇し、基板Sの他方主面S2側へのミスト侵入がより効果的に防止される。

ここで、微小隙間CLを例えば0.3mm〜0.5mmに設定した場合、種々の実験やコンピュータ・シミュレーションなどによりミスト侵入を防止するために必要な雰囲気ガスの流量を求めたところ、その必要流量は20(リットル/min)以上であった。また、微小隙間CLを例えば0.5mm〜1mmに設定した場合、同流量は100(リットル/min)以上であった。このように、微小隙間CLが広がるのにつれて、雰囲気ガスの流量を高めればよいのであるが、200(リットル/min)以上の雰囲気ガスを供給した場合、基板Sが支持ピン3から浮き上がり、基板姿勢が不安定となってしまう。したがって、最大流量としては200(リットル/min)程度に止める必要があり、それに対応して微小隙間CLを1mm以下に設定する必要がある。

一方、微小隙間CLが狭くなると、雰囲気ガスの必要流量は少なくなるのであるが、0.3mm未満に設定すると、毛細管現象によりリンス液が空間SP内に侵入してしまう。したがって、微小隙間CLを0.3mm以上に設定する必要がある。
