【発明の属する技術分野】
本願発明は、表面が絶縁膜付きの試料を帯電(charge up)させることなく、あるいは、帯電の影響が少い状態でその試料を評価する電子線装置に関する。またそのような電子線装置を用いてプロセス途中のウェーハの評価を行うデバイス製造方法に関する。

【従来の技術】
この種の技術分野において、FE(フィールドエミッション)電子銃あるいはショットキーカソード電子銃を用いた電子線装置では、欠陥検査を正確に行うために、1ピクセル当りの二次電子の検出数は4050個以上必要である。そのため、大きな値の一次電子ビームを試料面に照射する必要があった。しかしながら、大きな値の一次電子ビームを用いた場合、試料表面にSiO2や窒化シリコン等の絶縁膜が付いた試料の欠陥を検査する際、その絶縁膜が帯電してしまい、忠実な二次電子画像を得ることができなかった。そこで、従来技術においては、フラッドガン等で電子シャワーを試料表面に与えて帯電状態を解消してから試料の欠陥を評価していた。

さらに、試料台と電子光学系の相対位置を測定するのにレーザー干渉計がもっぱら使われていた。そのため、ウェーハ等の試料を評価する前にレジストレーションとかアライメント操作を行いその後評価に移るプロセスが取られていた。

【発明が解決しようとする課題】
従来から言われているように、1ピクセル当りの二次電子検出数が4050個以上必要な場合、一次ビーム電流値を大きくし、しかもピクセル時間(1ピクセル当たりに一次電子線を照射する時間)を長くする必要があったので、評価に長時間を要するという問題があった。

さらに、電子シャワーを必要とする装置では構造が複雑になると共に、実際の効果はあまり思わしくないという問題があった。
また、レーザ干渉計は非常に高価であり、取り付け、調整に長時間を要する問題があった。さらに、レーザ干渉計を用いた場合、レジストレーションやアライメントに長時間を要し、試料表面の狭い面積のみ評価する場合、レジストレーションやアライメントに要する時間が、評価時間を上回るという問題もあった。

本願発明は、上記問題点に鑑みてなされたもので、ショット雑音の低減を図ることにより、試料面に照射する一次電子ビームの電流値が小さくても、1ピクセル当たりの二次電子検出数を必要個数(4050Γ2(Γ2<1))以上確保できるようにすることにより、ピクセル時間を短くし、試料の評価を短時間で行うことができる電子線装置を提供することを目的とする。

また、試料面に照射する一次電子ビームのドーズ(電流値×照射時間)が小さくて済むことから、試料面上の絶縁膜に電子が帯電する可能性が低くなり、これによって、電子シャワーの必要性がなくなる装置を提供することを目的とする。

さらに、安価で取り付け・調整が容易なステージ位置測定器を選び、非常に簡単な測定のみで評価を開始できる装置を提供する事を目的とする。

【課題を解決するための手段】
このため、本願発明では、試料からの二次電子を検出して試料の評価を行う電子線装置であって、
熱電子放出カソードと、当該熱電子放出カソードの周囲に配置されたウェーネルトと、熱電子放出カソードの下流側に配置されたアノードとを有する電子銃と、
前記電子銃から放出される一次電子ビームをレンズ系で細く成形し、当該成形された一次電子ビームを試料に照射し且つ前記一次電子ビームで試料面上を走査する照射系と、
前記試料から放出された二次電子を検出する検出系と、
前記試料の欠陥を検査するために、前記検出系で検出された二次電子を画像処理する画像形成装置と、
前記アノードをアースから絶縁する絶縁体と、
前記アノードに、変化する電圧を与える電圧供給装置とを備え、
前記電圧供給装置により前記アノードに与える電圧を変化させたときの、前記画像形成装置からの出力に基づいて、前記カソード及びウェーネルトと前記アノードとの間の軸合せを評価するようにした電子線装置を提供するものである。

【発明の実施の形態】
以下、本願発明の一実施態様を添付図面を参照して説明する。
図1に示された、本願発明の一実施態様に係る電子線装置は、電子銃10からの一次電子ビーム12を照射系14を通して試料16に照射し、試料16からの二次電子18を検出系20で検出して試料16の評価を行うものである。

なお、図1において、紙面は、x軸とz軸とから構成される面と平行になっており、y軸は紙面と垂直になっている。
電子線装置は、一次電子ビーム12を放出する電子銃10を備えている。電子銃10は、電子放出材としてのカソードを加熱することにより電子を放出する熱電子源タイプとなっており、空間電荷制限条件(カソードの温度をある一定以上に高めて、電子線の放出量がカソードの温度にほとんど影響されない条件)で動作させることが好ましい。

電子銃10は、熱電子放出型のカソード22と、当該カソード22の周囲に配置されたウェーネルト24と、カソード22の下流側に配置されたアノード26とを備えている。カソード22の両側には、カソード22を加熱するための一対のヒータ28が配置されている。カソード22及びヒータ28に通電を許容し且つカソード22及びヒータ28を支持するための一対の柱状の電極30が、ウェーネルト24内に設けられた絶縁スペーサ32に取り付けられている。

カソード22は、そのコーン角度が90°となっており、先端の曲率半径が30μmRとなっている。カソード22は、ランタンヘキサボライド(LaB6)単結晶から構成されている。

電子銃10には、環状の形状をした複数のシールド34が設けられている。このようなシールドが設けられないと、電子銃のアノード26より上流側に配置された絶縁物(例えば、絶縁スペーサ32や後述する碍子36)が帯電されて雑音源となり、本来のショット雑音よりはるかに大きい雑音が発生する恐れがあるからである。

ウェーネルト24は、ウェーネルト24の周囲に取り付けられた碍子36を介して、電子銃室側壁38から電子銃室内に延びた支持部分40に取り付けられている。電子銃室側壁38には、対向する位置に一対のねじ42、44が螺合されている。ねじ42、44は、それぞれの先端42a、44aが電子銃室内に突出しており、先端42a、44aでウェーネルト24を挟持している。また、ねじ42、44により、アノード26に対するカソード22の傾きを微調整できるようになっている。例えば、ねじ42の突出量を減らし、ねじ44の突出量を増やすことにより、ウェーネルトの上流端24aを図1中右側に移動させ、ウェーネルトの下流端24bを図1中左側に移動させることができる。このように、ねじ42、44でカソード22の傾きを微調整することにより、カソード22から放出される一次電子ビームを基準中心軸線(換言すれば、光軸)に整合させることができる。

アノード26は、カソード22から放出される一次電子ビーム12の通過を許容するアノード穴27を有しており、絶縁体46を介して電子銃室底壁48に取り付けられている。これによって、アノード26は、アースされている電子銃室底壁48から絶縁される構成となっている。アノード26は、絶縁体46を通る導線50を介して、アノード26に所望の電圧を付与する電圧源52に接続されている。さらに、この導線50は、ウォブラー信号を供給するウォブラー信号供給装置54が接続されている。このようにして、電圧源52とウォブラー信号供給装置54とから、アノード26に変化する電圧を与える電圧供給装置56が構成され、アノード26に周期的に変化する電圧を加えることができるようになっている。そして、電圧供給装置56によりアノード26に与える電圧を周期的に変化させたときの、後述する画像形成装置86からの出力に基づいて、カソード及びウェーネルトとアノードとの間の軸合せを評価し、この軸合わせが好ましくない場合、上述したねじ42、44を用いることによってこの軸合わせを行うことができるようになっている。

本実施形態においては、電子銃10は、空間電荷制限条件すなわち空間電荷制限領域(カソードの温度をある一定以上に高めて、電子線の放出量がカソード温度に影響されない条件ないし領域)で使用されている。したがって、カソード22の近傍では、当該カソード22より0.数ミリメートル下流側に、バーチャルカソード(カソード22より電位が低い電子障壁のことで、あたかも、この部位から一次電子が放出されているように見えることからバーチャルカソードと呼ばれている)が形成されている。ショット雑音を低減するには、このようなバーチャルカソードが形成されている必要がある。

絶縁スペーサ32や硝子36の表面が帯電すると、バーチャルカソードに悪影響を与えてショット雑音を低減することができない。上述したように、シールド34を設けたので、絶縁スペーサ32や硝子36の表面での帯電が防止され、バーチャルカソードに悪影響を与えることもない。

照射系14は、一次電子ビーム12を集束させるためのコンデンサレンズ58と、コンデンサレンズ58に対して一次電子ビーム12の軸合わせを行う軸合わせ偏向器60と、コンデンサレンズ58の下流側に配置されたNA開口62と、NA開口62に対して一次電子ビーム12の軸合わせを行う軸合わせ偏向器64と、NA開口62の下流側に配置されたコンデンサレンズ66と、コンデンサレンズ66に対して一次電子ビーム12の軸合わせを行う軸合わせ偏向器68と、軸合わせ偏向器68の下流側に配置された静電偏向器70と、静電偏向器70の下流側に配置されたE×B分離器72と、E×B分離器72の下流側に配置され一次電子ビーム12を試料16上で結像させるための対物レンズ74とを備えている。E×B分離器72は、内周側に配置された静電偏向器76と外周側に配置された電磁偏向器78とから構成されている。

試料16から放出された二次電子18を検出する検出系20は、二次電子を増倍させるためのMCP(マイクロチャンネルプレート)80と、増倍された二次電子を吸収して電気信号に変換するためのアノード82と、このアナログの電気信号をデジタル信号に変換するA/D変換器84とを備えている。

検出系20は、さらに、試料の欠陥を検査するために、検出系で検出された二次電子を画像処理する画像形成装置を備えている。画像形成装置としての画像形成回路86は、A/D変換器84に接続されていると共に、静電偏向器70及び76に走査信号を供給する走査電源88に接続されている。走査電源88からの走査信号が画像形成回路86に供給されることによって、画像形成回路86で二次元図形の画像データが形成される。画像形成回路86には後述するCRTモニーター225が接続されており、CRTモニーター225は、二次電子の信号により形成された二次元図形の画像を表示することができるようになっている。また、走査電源88からの走査信号は、上述したように、静電偏向器70、76に供給されており、走査信号のタイミングに合わせて、静電偏向器70、76は一次電子ビームや二次電子を偏向させている。

検出系20は、さらに、画像形成回路86とデータ通信可能に接続された制御装置220を備えている。制御装置220は、図1に示されたように、一例として汎用的なパーソナルコンピュータ等から構成することができる。このコンピュータは、所定のプログラムに従って各種制御、演算処理を実行する制御部221と、前記所定のプログラムなどを記憶している記憶装置222と、処理結果や二次電子画像227等を表示するCRTモニーター225と、オペレータが命令を入力するためのキーボードやマウス等の入力部228とを備えている。勿論、欠陥検査装置専用のハードウェア、或いは、ワークステーションなどから制御装置220を構成してもよい。

制御装置220の制御部221は、CPU、RAM、ROM、ビデオ基板等の各種制御基板等から構成されている。制御部221には、記憶装置222が接続されている。記憶装置222は、例えば、ハードディスクから構成することができる。記憶装置222上には、画像形成回路86から受信した試料16の二次電子画像データを記憶するための二次電子画像記憶領域224が割り当てられている。もっとも、予め欠陥の存在しない試料の基準画像データを記憶しておく基準画像記憶部223を割り当てるようにしてもよい。更に、記憶装置222上には、電子線装置全体を制御する制御プログラム、試料の評価プログラム、ウェーハの位置や姿勢(回転状態)に関して、基準値との間にずれが生じている場合に、当該ずれを較正ないしは修正するための制御プログラム229が格納されている。このウェーハのずれを較正する制御方法に関しては詳細を後述するが、当該較正は試料の評価を行う前あるいは評価を行いながら実行され、これによって、ウェーハの初期設定がなされる。

本実施形態においては、試料としてウェーハ16が用いられている。ウェーハ16は、試料台100によって支持されている。試料台100は、ウェーハ16を平坦に固定する静電チャック102と、ウェーハ16を回転させるθステージ230と、ウェーハ16をx方向に移動させるためのx方向ステージ104と、ウェーハ16をy方向に移動させるためのy方向ステージ106とを備えている。静電チャック102は、x方向ステージ104に対してウェーハ16と一緒に回転できるようになっているθステージ230に載せられている。x方向ステージ104は、ウェーハ16、静電チャック102及びθステージ230と一緒に、y方向ステージ106に対してx方向に移動することができるようになっている。y方向ステージ106は、固定されたベース108に対して、ウェーハ16、静電チャック102、θステージ230及びx方向ステージ104と一緒にy方向に移動することができるようになっている。

x方向ステージ104の周面には、x方向用のマグネスケール110が形成されている。このマグネスケール用のセンサー112が、y方向ステージ106から上方に向けて垂直に突出して設けられている。マグネスケール用のセンサー112は、x方向ステージ104の周面に形成されたマグネスケール110から所定の間隔をあけて配置されている。x方向ステージ104が移動したとき、マグネスケール用のセンサー112は、当該センサーを通過したマグネスケール110の数をカウントし、x方向ステージの位置を測定することができるようになっている。114は、y方向ステージ104の周面に形成されたy方向用のマグネスケールを示している。116は、ベース108から上方に向けて垂直に突出して設けられたマグネスケール用のセンサーである。マグネスケール用のセンサー116は、y方向ステージ106の周面に形成されたマグネスケール114から所定の間隔をあけて配置されている。y方向ステージ106が移動したとき、マグネスケール用のセンサー116は、当該センサーを通過したマグネスケール114の数をカウントし、y方向ステージの位置を測定することができるようになっている。これらのマグネスケールの代りにレザースケールを用いてもよい。

以上のように本実施形態によれば、レーザ干渉計に代えて、マグネスケール及びマグネスケール用のセンサーを用いるようにしたので、より安価な評価装置を構成することができる。

次ぎに、電子線装置の全体的な作動を以下に説明する。
電子銃10から放出された一次電子ビームは、コンデンサレンズ58、66と対物レンズ74とでカソード1の後方に形成された虚のクロスオーバを3段階に縮小し、ウェーハ16に合焦させる。

一次電子ビームは、図1に示されるように−y方向に少しオフセットされた位置で、ウェーハ16に合焦される。そして、静電偏向器70、76によりx方向に平行な細長い視野を上記オフセットされた一次電子線で走査する。このように−y方向にオフセットした位置でウェーハ16に合焦させるようにしたのは、後述のように二次電子線がMCP18に案内されるのを容易にするためにである。

ウェーハ16から放出された二次電子は、ウェーハ16に−4kVが印加されていることと、対物レンズ74の中央電極に正の高電圧が印加されていることから、対物レンズ74の方向に加速、集束され、細いビームとなる(なお、対物レンズ74は、上部電極と中央電極と下部電極から構成されているが、図1ではこれらの電極の詳細を省略して表している)。そして、一次電子線がオフセットされているため、二次電子は、光軸から−y方向に離れた位置で対物レンズ74に入射し、対物レンズ74で曲げられ、さらに電磁偏向器78で曲げられ、MCP(マイクロチャンネルプレート)18に案内される。

MCP18に入射した二次電子は、MCP18で増倍され、検出器(例えば、アノードなどから構成する)82に出力される。検出器82は、受け取った二次電子をその強度を表す電流信号に変換し、その電流信号は、抵抗(例えば、50(の抵抗)90で電圧信号に変換され、図示しない増幅器で増幅され後、A/D変換器84でデジタル信号に変えられ、画像形成回路86に入力される。画像形成回路86は、走査電源88からの走査信号を入力しており、この走査信号と前記デジタル信号に基づいて、ウェーハ16の被走査面を表す二次元図形の画像を形成する。この二次元図形の画像は、CRTモニーター225により表示される。このようにして、ウェーハ16の被走査面を表す二次元図形の画像を用いて、ダイ対ダイあるいはセル対セルの比較によって欠陥検査を行う。

次ぎに、カソード22とウェーネルト24を、電子線装置の光軸と直交する方向に微調整する方法について説明する。この微調整は、装置立上げ時に1回行いその後は1年間に1回程度行えばよい。

まず、軸合せ偏向器64により一次電子ビーム12でNA開口62を走査し、NA開口62を通過した電子線12をウェーハ16に入射させ、MCP82、アノード82、A/D変換器84及び画像形成回路86を通して二次電子から形成された信号(すなわち、二次電子信号)をCRTモニーター225に入力し、これによりNA開口62の像をCRTモニーター225に表示させる。次ぎに、ウォブラー信号供給装置54を作動させて導線50にウォブラー信号を供給する。導線50にウォブラ−信号が入力されると、電圧源52から導線50を介してアノード26に付与されているアノード電圧にウォブラ−信号が重畳され、アノード電圧値が周期的に変化する。アノード26が静電レンズ作用をなすことから、アノード電圧値が周期的に変化した際、カソード22及びウェーネルト24とアノード3との間の中心軸がずれていると、NA開口像はCRTモニーター225上で移動することになる。このNA開口像の移動量が最小になるように、一方のねじ42と他方のねじ44を締めたり緩めたりすることによって、アノード26に対するカソード22及びウェーネルト24の傾き位置を微調整する。これによって、カソード及びウェーネルトとアノードとの間の軸合せを行うことができる。このように、電子銃の各電極間のセンタリング、すなわち、カソード22、ウェーネルト24及びアノード26間の中心決めを正しく調整でき、電子線装置の光軸方向に整合させることができるようにしたので、一次電子ビーム12の軌道のズレが評価され修正される。この結果、一次電子ビーム12がアノード穴27を正確に通過することとなって、一次電子ビーム12がアノード自体に入射することがなくなる。これによって、アノード26から電子が後方散乱してカソード22又はバーチャルカソードに悪影響を与えることがほぼなくなり、ショット雑音を低減することができる。

本実施形態においては、カソード22及びウェーネルト24の傾きをアノード26に対して微調整できるようにしたが、カソード単独、あるいは、ウェーネルト単独を光軸に直角な方向(xy方向)に微動させるようにしてもよい。また、アノードのみをxy方向に微調整できるようにしてもよい。

カソード付近にできているバーチャルカソードを乱す原因として、上述したようにアノード26に入射した一次電子ビーム12が後方散乱されバーチャルカソードに戻ることが原因と考えられる。これを防止するために、上記のようなカソード電極、ウェーネルト電極及びアノード電極間のセンタリングのほかに、あるいはアノード穴27を十分大きくするようにしてもよい。このように、アノード穴27を十分大きくすることにより、一次電子ビーム全てがアノード穴27を通過し、一次電子ビームがアノードに当たりそこから後方散乱されたビームがバーチャルカソードに戻ることがなくなり、アノードに流れる一次電子ビーム電流をほぼ0にすることができる。アノードに流れる一次電子ビーム電流をほぼ0にするために、アノード穴の径は、そこでの一次電子ビーム径の4倍以上の寸法を有していることが好ましい。

カソード付近にできているバーチャルカソードを乱す原因としては、さらに、NA開口62に入射した一次電子ビームがやはり後方散乱され、バーチャルカソードに戻ることが考えられる。これを防止するために、NA開口の電子銃側にはレンズ(例えば、本実施形態のようなコンデンサレンズ58)を少くとも1段設けることにより、後方散乱されたビームを曲げ、カソードに戻らないようにした。これによって、バーチャルカソードは乱されることがなくなり、ショット雑音をさらに小さい値にすることができる。

本実施形態によれば、以上のようにアノードに入射するビーム電流をほとんどなくせるので、アノードから後方散乱した電子がバーチャルカソードに悪影響を及ぼすことがなくなりショット雑音を著しく低減することができる。

以上の構成により電子銃電流のショット雑音が(倍に小さくなるとする。しかしながら、途中のNA開口等で一次電子ビームの大部分を除くことにより、ウェーハ上に届くビーム電流ははるかに小さい値になることから、ウェーハ上に届くビーム電流に入る分配雑音(二つ以上の電極間に電子ビームを分配するとき電子線装置内で発生する雑音)を考慮する必要が生じる。カソード上でのショット雑音電流は次のように算出できる。

FIG. 6 is a flowchart showing an embodiment of a semiconductor device manufacturing method according to the present invention. The manufacturing process of this embodiment includes the following main processes.
(1) Wafer manufacturing process for manufacturing a wafer (or wafer preparation process for preparing a wafer) (step 400)
(2) Mask manufacturing process for manufacturing a mask used for exposure (or mask preparation process for preparing a mask) (step 401)
(3) Wafer processing process for performing necessary processing on the wafer (step 402)
(4) Chip assembly process for cutting out chips formed on the wafer one by one and making them operable (step 403)
(5) Chip inspection process for inspecting assembled chips (step 404)
Each of the main processes described above further includes several sub-processes.

Among these main processes, the wafer processing process (3) has a decisive influence on the performance of the semiconductor device. In this step, designed circuit patterns are sequentially stacked on a wafer to form a large number of chips that operate as memories and MPUs. This wafer processing process includes the following processes.
(A) A thin film forming process for forming a dielectric thin film to be an insulating layer, a wiring portion, or a metal thin film for forming an electrode portion (using CVD, sputtering, etc.)
(B) Oxidation process for oxidizing this thin film layer and wafer substrate
(C) A lithography process for forming a resist pattern using a mask (reticle) to selectively process a thin film layer, a wafer substrate, or the like.
(D) An etching process for processing a thin film layer or a substrate according to a resist pattern (for example, using a dry etching technique)
(E) Ion / impurity implantation diffusion process
(F) Resist stripping process
(G) Inspecting the processed wafer
The wafer processing process is repeated as many times as necessary to manufacture a semiconductor device that operates as designed.

FIG. 7 is a flowchart showing a lithography process which forms the core of the wafer processing process. This lithography process includes the following steps.
(A) A resist coating process for coating a resist on the wafer on which the circuit pattern is formed in the preceding process (step 500).

(D) Annealing process for stabilizing the developed resist pattern (step 503)

When the defect inspection method and the defect inspection apparatus according to the present invention are used in the inspection process of (G) above, even a semiconductor device having a fine pattern can be inspected with high throughput. As described above, according to the present invention, the voltage supplied to the anode is changed by the voltage supply device, and the axial alignment between the cathode and the Wehnelt and the anode is evaluated based on the output from the image forming apparatus. For example, either the Wehnelt, the anode, or the cathode and the Wehnelt pair can be aligned in the optical axis direction of the electron beam apparatus, so that the primary electron beam accurately passes through the anode hole.
