本発明は、MgOからなる薄膜を基板上に形成するMgO膜形成方法およびパネルに関する。

【従来の技術】
従来よりPDPパネルとしてガラス基板にMgO膜を形成したものが知られている。この場合、ガラス基板にMgO膜を形成するため、基板が配置された真空チャンバと、プラズマビームを生成しこのプラズマビームを真空チャンバ内に送るプラズマガンと、プラズマガンから生成されたプラズマビームを収束させる収束コイルとを備えた真空成膜装置が用いられている。

このような真空成膜装置において、プラズマガンから生成されたプラズマビームは真空チャンバ内に送られ、真空チャンバ内に設置されたるつぼ内の成膜材料(MgO)に照射する。プラズマビームが照射した成膜材料は蒸発した後、基板上に蒸着してMgOの薄膜を形成する。

【発明が解決しようとする課題】
ところで従来の真空成膜装置により薄膜を形成する場合、成膜材料がるつぼの表面、または真空チャンバの内面等に付着し、特に、るつぼの表面が電気的に絶縁された状態となり、真空チャンバ内で通電不能となる。この結果、電極各部がチャージアップする現象が時間経過とともに進行する。このため、プラズマビームに対する連続的な安定制御ができなくなり、成膜の安定性が損なわれるという問題が生じる。なお、このような現象が生じた場合、プラズマビームから生じた反射電子流は通電不能となった部分に入射しようとするが反射され、イオンとの結合により電気的に中和されるか、最終的に電気的帰還が可能な場所に到達するまで電子の反射は繰り返されることとなる。

また、真空チャンバ内には、プラズマビームを制御するための磁場が存在しており、反射電子の動きはこの磁場により制約を受ける。したがって、プラズマガンを使用して成膜材料からなる薄膜を連続的、かつ安定して形成するためには、磁場分布状態が最適で、かつ成膜材料が付着しにくい位置に適正に反射電子流を戻す電子帰還電極を設ける必要がある。

本発明はこのような点を考慮してなされたものであり、プラズマビームが成膜材料に照射されて生成した真空チャンバ内の反射電子流を適正に電子帰還電極に戻すことにより、真空チャンバ内でプラズマビームを安定して形成し、これによって基板上にMgOの薄膜を安定して形成することができるMgO膜形成方法およびMgO膜が形成されたパネルを提供することを目的とする。

【課題を解決するための手段】
本発明は、内部にMgOを収納したるつぼと基板が配置されるとともに、接地された真空チャンバと、真空チャンバ内に向けてプラズマビームを生成する圧力勾配型プラズマガンと、プラズマガンにより生成したプラズマビームを磁場により軌道および/あるいは形状を制御させてるつぼ内のMgOに照射させ、このMgOを基板に蒸着させる永久磁石および収束コイルを用いる制御手段と、真空チャンバ内のうちプラズマガン側にプラズマビーム外周を取囲んで設けられ、MgOに照射されたプラズマビームが生じる反射電子流が帰還する電子帰還電極とを備え、プラズマガンと電子帰還電極との間に、プラズマビームの経路と反射電子流の経路とを分離する絶縁管が設けられ、絶縁管は電気的に浮遊状態となって電子帰還電極の内側に配置されるとともに、内側を流れるプラズマビームに対して略平行に延びた真空成膜装置を用いたMgO膜形成方法において、るつぼ内にMgOを収納する工程と、プラズマガンを作動させて、プラズマビームを生成し、このプラズマビームをプラズマビームの経路を通ってるつぼ内のMgOに照射する工程と、ビームがMgOに照射した際生じる反射電子流をプラズマビームの経路と絶縁管を介して分離された反射電子流の経路を通って帰還電極に戻すとともに、るつぼから蒸発するMgOをイオン化して基板に蒸着させてMgO膜を形成する工程と、を備えたことを特徴とするMgO膜形成方法、および
基板と、基板上に蒸着されたMgO膜とからなり、上記記載のMgO膜形成方法によって形成されたパネルである。

【発明の実施の形態】
次に本発明の実施の形態について説明する。図1、図2および図13は本発明の一実施の形態を示す図である。

まず図2により、本発明によるMgO膜形成方法を行なう真空成膜装置10が組込まれたシステム全体の概略について説明する。まずテーブル51上に設けられた基板13がロードロック室52内に搬送され、このロードロック室52内で加熱装置52aにより加熱されるようになっている。この場合、ロードロック室52は、真空ポンプ53により吸引される。

ロードロック室52内の基板13は、次に真空成膜装置10の上方部分54に搬送され、この真空成膜装置10の上方部分54内において、搬送される基板13の下面に薄膜が形成されるようになっている。なお、基板13の搬送速度は搬送速度計54aによって測定される。また真空成膜装置10は真空チャンバ12と、プラズマガン11とを備えている。さらに真空チャンバ12には真空ポンプ54Aによって吸引され、さらに真空チャンバ12には質量分析計55が接続されている。

次に図1により真空成膜装置10について詳述する。真空成膜装置10は、上述のように真空ポンプ54Aにより吸引されるとともに接地された真空チャンバ12と、真空チャンバ12に短管部12Aを介して取付けられるとともに、プラズマビーム22を生成し、このプラズマビーム22を真空チャンバ12内に供給するプラズマガン11とを備えている。また真空チャンバ10の上方部分54には、ロードロック室52から搬送された基板13が配設されている。この場合、基板13は、例えばソーダライムガラス(AS1400×1000×2.8t旭硝子(株))のようなガラス材からなり、PDPパネル65(図13参照)を作製するために用いられる。

図1に示すようにプラズマガン11は、放電電源14のマイナス側に接続された環状の陰極15と、放電電源14のプラス側に抵抗を介して接続された環状の第1中間電極16および第2中間電極17とを有し、陰極15側から放電ガス(Ar)が供給され、この放電ガスをプラズマ状態にして第2中間電極17から真空チャンバ12内に向けて流出させるようになっている。

また、真空チャンバ12と第2中間電極17との間の短管部12Aの外側には、この短管部12Aを包囲するように収束コイル18が設けられている。この収束コイル18はプラズマビーム22を磁場により軌道および/あるいは形状を制御するものであり、このような制御としてはプラズマビーム22の収束、平らな形状にすること、およびるつぼ内に引っ込む等の制御が考えられる。また真空チャンバ12内の下部には、放電電源14のプラス側に接続された導電性材料からなるるつぼ19が配置されており、このるつぼ19上に薄膜の材料となる成膜材料(MgO)20が収納されている。さらに、るつぼ19の内部にはるつぼ用磁石21が設けられている。また、るつぼ19は真空チャンバ12およびアース60に対して電気的に浮遊状態となっている。

また図に示すように、短管部12A内にプラズマガン11の出口部から絶縁管1が突設され、この絶縁管1はプラズマビーム22の周囲を取囲み、プラズマガン11から電気的に浮遊状態となっている。また真空チャンバ12に連結された短管部12A内に、絶縁管1の外周側を取巻くとともに、放電電源14のプラス側に接続され、プラズマガン11の出口部よりも高い電位状態となる電子帰還電極2が設けられている。なお、前記絶縁管1としては、たとえば、セラミック製短管が採用される。

さらにまた、真空チャンバ12の内面には、真空チャンバ12から電気的に浮遊状態となる防着板40が設けられている。この防着板40はSUS板からなり、後述するプラズマビーム2が成膜材料(MgO)20に照射した場合に生じる反射電子流3が真空チャンバ12へ帰還して接地されることを防止するものである。なお、防着板40を設ける代わりに、真空チャンバ12内面に反射電子流が真空チャンバ12へ帰還することを防止するための絶縁コーティング膜(図示せず)を設けてもよい。

また真空チャンバ12内には、基板13近傍に基板13上に形成される薄膜の形成速度を測定する成膜速度計41が設けられ、また成膜速度計41の下方には真空チャンバ12内の真空度および成膜真空度を各々測定する真空計42が設けられている。さらに、真空チャンバ12内のるつぼ19近傍には、酸素供給管43が設けられている。

さらに放電電源14には、プラズマガン11の電流値および電圧値を各々測定するプラズマガン電流計45およびプラズマガン電圧計46が接続され、また電子帰還電極2には電子帰還電極電流を測定する電子帰還電極電流計47が接続されている。さらにまた真空チャンバ12とアース60との間には、真空チャンバ12からの接地電流を測定する接地電流計48が設けられている。

なお、上述したプラズマガン電流計45、プラズマガン電圧計46、電子帰還電極電流計47、接地電流計48、成膜速度計41、真空計42および搬送速度計54aからの測定値は、測定値収集ユニット44内に収集され、この測定値収集ユニット44において、上述した測定値を一括して収納し、成膜工程を適切に管理することができるようになっている。

次にこのような構成からなる真空成膜装置10を用いたMgO膜形成方法について説明する。

まず予め、るつぼ19内にMgOのペレットからなる成膜材料20が収納される。次に放電電源14によってプラズマガン11が作動して、プラズマガン11の第2中間電極17から成膜材料20に向けてプラズマビーム22が形成され、プラズマビーム22が成膜材料(MgO)20に照射される。この場合、るつぼ19内の成膜材料20が蒸発し、蒸発した成膜材料20はイオン化して基板13の下面に蒸着し、基板13の下面にMgOの薄膜66(図13)が形成される。この間、プラズマビーム22に対して、収束コイル18はプラズマビーム22の横断面を収縮させる作用を行ない、またるつぼ用磁石21はプラズマビーム22の焦点合わせおよびプラズマビーム22を曲げさせる作用を行なう。また、プラズマビーム22がるつぼ19内の成膜材料20に照射され、成膜材料20が蒸発する際、同時に酸素供給管43から蒸発する成膜材料(MgO)20に対して酸素を供給し、蒸発するMgOの酸素濃度を高める。

一般に図13に示すように、基板13となるPDPパネル用のガラス板には、予めAg層からなる導電層61が形成され、このAg層61を囲んでITO層62および誘電層(PBO2 層)63が形成されている。この場合、PDPパネル用のガラス板13に酸素リッチのMgO膜66を形成することにより、ガラス板13に予め形成されたAg層66がMgO膜66側へ拡散することを防止することができ、Ag層61の拡散により生じる黄変を防止することができる。このようにして基板13上にMgO膜66を形成することにより、PDPパネル65を作製することができる。

ところでプラズマビーム22がるつぼ19内の成膜材料20に照射されると、るつぼ19は真空チャンバ12およびアース60に対して電気的に浮遊状態となっているために、プラズマビーム22が成膜材料20から反射して反射電子流3が生じる。この場合、真空チャンバ12内面には真空チャンバ12から電気的に浮遊する防着板40が設けられているので、防着板40により反射電子流3の真空チャンバ12側への帰還が妨げられる。このため大部分の反射電子流3をプラズマビーム22の外側を通して電子帰還電極2側へ確実に帰還させることができる。

次に反射電子流3の流れについてさらに詳述する。図1に示すように、電子帰還電極2はるつぼ19から離れた位置に設けられているため、るつぼ19上から蒸発した成膜材料20が電子帰還電極2に付着しにくくなっている。また、プラズマガン11から出たプラズマビーム22と電子帰還電極2との間に両者を遮る絶縁管1が設けられているので、このプラズマビーム22が電子帰還電極2に入射して、陰極15と電子帰還電極2との間で異常放電が発生するのを防止するようになっている。このため、反射電子流3はプラズマビーム22の外側の、プラズマビーム22とは分離した経路に沿って電子帰還電極2まで延びて形成され、プラズマビーム22が連続的かつ安定して持続される。この持続時間は絶縁管1および電子帰還電極2を設けない場合に比して倍以上となり、飛躍的に向上することが確認されている。また、絶縁管1を設けて、異常放電の発生を防止して、プラズマビーム22の電子帰還電極2への流れ込みによる電力ロスを減少させるようにした結果、プラズマガン11から照射するプラズマビーム22が同一の場合、約20%だけ成膜速度(材料蒸発量)が向上した。さらに、電子帰還電極2を収束コイル18に近い位置に設けることにより装置全体が、小型化される。

なお、るつぼ19は真空チャンバ12およびアース60に対して電気的に浮遊状態となっているが、蒸発材料が絶縁性のもの、例えば、MgOを用いた場合は、成膜過程においてるつぼ自体が絶縁性となるため、真空チャンバ12およびアース60に対して電気的に浮遊状態にしておかなくても結果として電気的に浮遊状態となり得る。

次に図3および図4により、真空成膜装置10の他の変形例について説明する。図3および図4において、図1および図2に示す装置と同一の部分については、同一符号を付して詳細な説明を省略する。

図3および図4に示すように、真空チャンバ12には一対のプラズマガン11が連結され、各プラズマガン11から発生するプラズマビーム22の横断面を収縮させるため、各プラズマビーム22に対して同極性同志(N極同志、或いはS極同志)のシート状磁石4,4が電子帰還電極2の前方に設けられている。

このようにシート状磁石4,4を設けることにより、成膜材料20に入射するプラズマビーム22をシート状にし、成膜材料20に対する広巾の蒸発源を形成することができる。このため広巾基板13に対して適切に薄膜を形成することができる。

図5〜図11は、真空成膜装置10の他の変形例を示すプラズマガン11および真空チャンバ12の短管部12Aの図である。図5〜図11において、図1および図2に示す第1の実施の形態と同一部分には同一符号を付して詳細な説明を省略する。

図5および図6に示す実施の形態は、電子帰還電極2にその表面に付着する成膜材料20を払拭して、除去する旋回式ワイパ5を設け、電子帰還電極2の表面を反射電子帰還のために良好な状態を長期間保てるようにしたものである。

図7に示す実施の形態は、電子帰還電極2のプラズマガン11とは反対の側の面6を凹凸形状に形成して、反射電子帰還のための表面積を増大させたものである。

図8に示す実施の形態は、真空チャンバ12の短管部12Aの真空チャンバ12内側開口部に、バッフルプレート7を設けたものである。このバッフルプレート7は例えば格子状に、多数の貫通部7aを全面にわたって万遍なく散在させ、かつ、中央部にプラズマビーム22の通過口7bを設けたものであり、電子帰還電極2の表面に達するガス状態の成膜材料20の量を減少させるようにしたものである。なお、このバッフルプレート7は、前述したワイパ5とともに、或いは凹凸の面6を有する真空成膜装置10にも適用できる。

これら図5〜図8に示す構成により、より一層、プラズマビームを連続安定して形成することができるようになる。

なお、真空成膜装置10は、電子帰還電極2あるいは絶縁管1の配設位置と断面形状について、前述した各実施形態に示すものに限定するものではない。これら電子帰還電極2あるいは絶縁管1の配置位置については、プラズマビーム22を取り巻くとともに、短管部12A内であればよく、例えば、図9に示すように、電子帰還電極2および絶縁管1を短管部12A内の真空チャンバ12内側に片寄らせて配置してもよい。また断面形状についても、この図9に示す例では、電子帰還電極2の断面形状を矩形とし、絶縁管1をプラズマガン11側にフランジを有する筒体形状とするのが好ましい。

図12に示すように、電子帰還電極2は内部にコイル(又は永久磁石)2aを有し、プラズマガン11から発生するプラズマビーム22を電子帰還電極22に接触させることなく通過させるようになっている。また電子帰還電極2は、内部にヒータ2bを有し、電子帰還電極2の表面に付着する成膜材料20を加熱除去するようになっている。なお、電子帰還電極2が反射電子流3の帰還によって加熱され、一定温度が保持される場合はヒータ2bを設ける必要はない。さらにまた、図12に示すように電子帰還電極2のコイル(または永久磁石)2aの外側には、コイル(または永久磁石)2aを保護するため、コイルまたは永久磁石水冷用ジャケット2cおよび真空断熱層2dが設けられている。成膜材料20の加熱除去中は、図10に示す電子帰還電極水冷用ジャケット23用の水は抜いておく。

次に図12において、電子帰還電極2の表面に付着する成膜材料20を加熱除去する作用について消去する。電子基環電極2が加熱されると、表面に付着する成膜材料20が蒸発して除去される。但し電子帰還電極2は一般に無酸素銅からなっているが、成膜材料20がMgOの場合、融点が1300℃以上となるため、無酸素銅を用いることはできず、この場合は電子帰還電極2として高融点金属のMo又はWが用いられる。

又、付着した成膜材料20が蒸発するまで電子帰還電極2を加熱する場合、電子帰還電極2内のコイル(又は永久磁石)2aが損傷または性能が低下するが、上述のようにコイル(又は永久磁石)2aの外側にコイルまたは永久磁石水冷用ジャケット2cおよび真空断熱層2dを設けることにより、コイル(又は永久磁石)2aの損傷および性能低下を防止することができる。

第1の実施例
次に本発明の実施例について説明する。第1の実施例は図3および図4に示す実施の形態に対応するものであり、真空チャンバ12に一対のプラズマガン(Rガン、Lガン)11が設けられている。

第2の実施例は真空チャンバ12に一対のプラズマガン(Rガン、Lガン)11を設け、るつぼ19を真空チャンバ12およびアース60に対して電気的に浮遊状態としたものである。また、成膜プロセスにおける放電電圧、放電電流、電子帰還電流、接地電流、基板搬送速度および成膜真空度の時間変化を各々図14および図15に示す。

図14および図15に示すように、るつぼ19は真空チャンバ12およびアース60に対して電気的に浮遊状態となっているので、接地電源はほとんどなく、安定した電子帰還電流を得ることができる。

【発明の効果】
以上のように本発明によれば、プラズマビームをMgOに照射することにより生成した真空チャンバ内の反射電子流を確実に電子帰還電極に戻すことができる。このため、真空チャンバ内においてプラズマビームを安定して形成することができ、これによって基板上にMgOの薄膜を安定して形成することができる。
