【従来の技術】
光通信では、しばしば、半導体レーザ素子から発したレーザ光を変調器によって変調して光信号を生成する。光変調器としては、マッハツェンダ型変調器(例えば、特許文献1参照)や電界吸収型変調器(例えば、特許文献2参照)を使用することがある。特に、電界吸収型光変調器(以下では、「EA変調器」と呼ぶ)は、DFBレーザ素子と同一基板上に集積できるため、有用性が高い。

EA変調器は、p型半導体層とn型半導体層の間に光吸収層が挟まれた構造を有している。光吸収層は、多重量子井戸構造を有する。光吸収層では、単一の組成および厚さを有する複数の井戸層が複数の障壁層と交互に積層されている。光吸収層を含むpn接合構造に対して逆方向電界を印可すると、QCSE効果(量子閉じ込めシュタルク効果)によって吸収スペクトルが長波長側へシフトする。印可電界が大きいほど、シフト量も大きい。このため、低電界印可時に光吸収層を透過する波長の光が、高電界印可時には光吸収層で吸収されるという現象が起こりうる。このような波長の光の強度は、印可電界の大きさを切り替えることで変調することができる。

【発明が解決しようとする課題】
光変調器に求められる性能は、主に、消光比およびチャープ特性の二つである。光信号の良好な伝送特性を達成して高速かつ長距離の光通信を行うため、消光比およびチャープ特性には適切な値が存在する。光信号の長距離伝送に必要とされるのは、負のチャープ特性である。チャープ特性は、公知のαパラメータによって数値化される。上記の特許文献1および2でも、αパラメータを考慮して光変調器が設計されている。

αパラメータの設計が比較的自由なマッハツェンダ型変調器と比べて、EA変調器では、適切なαパラメータを得ることは難しい。EA変調器では、αパラメータが印可電界に対して非線形に変化し、さらに消光比とも相関しているからである。狭い印可電界範囲でしか適切なαパラメータが得られないと、その印可電界範囲内で電界を変動させても吸収スペクトルが十分にシフトせず、そのために十分な消光比が得られないことがある。したがって、できるだけ広い印可電界範囲で良好なαパラメータを実現することが要望されている。

そこで、本発明は、広い印可電界範囲にわたって良好なαパラメータを有するように製造可能な電界吸収型光変調器を提供することを課題とする。

【課題を解決するための手段】
この発明の電界吸収型光変調器は、複数の井戸層と複数の障壁層が交互に積層された光吸収層を備えている。複数の井戸層には、第1のバンドギャップエネルギーを有する複数の第1井戸層と、その第1バンドギャップエネルギーより高い第2のバンドギャップエネルギーを有する複数の第2井戸層とが含まれている。第1および第2井戸層が交互に積層されている。第2井戸層の層厚が第1井戸層の層厚よりも大きい。第1井戸層のバンドギャップエネルギーおよび層厚は、すべての第2井戸層を第1井戸層で置き換えたときに光変調器のαパラメータが逆方向電界の増加に伴って単調に減少するような値を有している。第2井戸層のバンドギャップエネルギーおよび層厚は、すべての第1井戸層を第2井戸層で置き換えたときに光変調器のαパラメータが逆方向電界の増加に伴って増加した後、減少するような値を有している。第1井戸層と第2井戸層の間には、障壁層が配置されている。光吸収層、p型半導体層およびn型半導体層を有するpn接合構造に印可される逆方向電界に応じて、光吸収層中の光の強度が変調される。

本発明の光変調器の光吸収層は、従来のように単一の井戸層から構成されているのではなく、少なくとも2種類の井戸層から構成されている。この光変調器では、各井戸層が与えるαパラメータの電界依存性が合成される。このため、各井戸層の組成や厚みを調整することで、αパラメータを柔軟に制御でき、設計自由度が格段に向上する。これにより、単一井戸層からなる光吸収層では得られないαパラメータの電界依存性を得ることができる。したがって、本発明の光変調器は、広い印可電界範囲にわたって良好なαパラメータを有するように製造することが可能である。

光吸収層では、障壁層、第1井戸層、障壁層および第2井戸層が順次に積層された単位構造が複数個積層されていてもよい。第1および第2井戸層が交互に積層されているので、光吸収層における光の分布に偏りが生じにくい。

第1および第2井戸層が、互いに異なる層厚を有していてもよい。井戸層の厚さが大きいほど、同じ大きさの逆方向電界を印可したときのフォトルミネセンス波長の変化量が大きい。したがって、第1および第2井戸層の厚さを調節することにより、αパラメータの電界依存性をいっそう柔軟に制御できる。

第2井戸層の層厚は、第1井戸層の層厚よりも大きいことが好ましい。この場合、同じ大きさの逆方向電界が印可されると、第2井戸層のフォトルミネセンス波長は、第1井戸層のフォトルミネセンス波長よりも大きく長波長側へシフトする。一方、第2井戸層は、第1井戸層よりも高いバンドギャップエネルギーを有しているので、第2井戸層は、第1井戸層よりも低いフォトルミネセンス波長を有している。したがって、低い方のフォトルミネセンス波長が高い方のフォトルミネセンス波長よりも大きく長波長側へシフトする。このため、逆方向電界の印可時に、第1井戸層が吸収可能な光の波長範囲との第2井戸層が吸収可能な光の波長範囲とが重なりやすい。その結果、特定の波長の光を変調する際に広い印可電界範囲にわたって良好なαパラメータを得ることが容易である。

すべての第2井戸層を第1井戸層で置き換えたときに光変調器のαパラメータが−1.0以上0未満となる逆方向電界の範囲を第1電界範囲とし、すべての第1井戸層を第2井戸層で置き換えたときに光変調器のαパラメータが−1.0以上0未満となる逆方向電界の範囲を第2電界範囲とすると、本発明の光変調器では、−1.0以上0未満のαパラメータを与える逆方向電界の範囲が第1および第2電界範囲のいずれよりも広くなっていることが好ましい。この場合、本発明の光変調器は、第1井戸層のみ、または第2井戸層のみから構成される光変調器よりも良好なαパラメータを与える電界範囲が広いので、長距離光通信で好適に使用できる。

【発明の実施の形態】
以下、添付図面を参照しながら本発明の実施形態を詳細に説明する。なお、図面の説明において同一の要素には同一の符号を付し、重複する説明を省略する。

図1は、本実施形態の電界吸収型光変調器(以下、「EA変調器」と呼ぶ)120を含む光半導体素子50を示す斜視図である。図2は、図1に示される光半導体素子50のI−I線に沿った断面図である。光半導体素子50は、分布帰還型半導体レーザ素子(以下、「DFBレーザ素子」と呼ぶ)110、EA変調器120および分離部130から構成されている。分離部130は、DFBレーザ素子110とEA変調器120との間に設けられている。DFBレーザ素子110とEA変調器120とは、同一の基板2上に集積されている。基板2は、n型InPからなる。光半導体素子1には、トレンチ19aおよび19bが設けられている。トレンチ19aおよび19bは、一つの方向に延びるメサ構造60を画定する。

図2に示されるように、レーザ素子110は、n型クラッド層3m、光ガイド層4m、活性層5m、光ガイド層6m、およびp型の第1クラッド層7mを有する。これらの半導体層は、基板2上に設けられている。活性層5mは、光ガイド層4mおよび6mの間に設けられている。活性層5mならびに光ガイド層4mおよび6mは、クラッド層3mと第1クラッド層7mとの間に設けられている。光ガイド層6mとp型第1クラッド層7mとの界面には回折格子6aが設けられている。

半導体層3m〜7mから成るpn接合構造W1は、半導体層13m〜17mから成るpn接合構造W2と境界Bにおいて接合されている。これらのpn接合構造は、光導波路として機能する。本実施形態では、分離部130は、EA変調器120と同じ半導体層により構成されている。ただし、これに限定されるものではない。図2では、回折格子6aは、光ガイド層6mと第1クラッド層7mとの間に形成されている。しかし、回折格子6aは、クラッド層3mと光ガイド層4mとの間に設けられてもよい。

活性層15mのMQW構造の特徴は、2種類の井戸層21および22を含むことである。後述するように、これらの井戸層21および22は、互いに異なるバンドギャップエネルギーおよび層厚を有する。活性層15mでは、障壁層20と井戸層21および22とが交互に積層されている。障壁層20は、第1の井戸層21と第2の井戸層22の間に配置されている。最も基板2に近い障壁層20は、光ガイド層14mと隣接している。最も電極90bに近い障壁層20は、光ガイド層16mと隣接している。

以下では、光半導体素子50の動作について説明する。図2に示されるように、レーザ素子110では、p型半導体に電気的に接続された電極90aが直流電源91の陽極に接続され、n型半導体に電気的に接続された電極90cが電源91の陰極に接続される。したがって、レーザ素子110のpn接合構造(光導波路)W1には、順方向のバイアス電圧が印加される。EA変調器120では、p型半導体に電気的に接続された電極90bが電源92の陰極に接続され、n型半導体に電気的に接続された電極90cが電源92の陽極に接続される。したがって、EA変調器120のpn接合構造(光導波路)W2には、逆方向のバイアス電圧が印加される。電源92は、変調信号Sを受け、変調信号Sに応じた電圧を出力することができる。変調信号Sは例えばパルス信号であってよい。電極90cは、レーザ素子110およびEA変調器120に共用されている。

レーザ素子110に上述の通り電圧が印加されると、レーザ素子110の活性層5mから光が放射される。すると、レーザ発振が起こり、レーザ光が光導波路W1内を伝搬する。このレーザ光は、光導波路W1からEA変調器120の光導波路W2へ入射する。

EA変調器120に比較的低い逆方向電圧が印加されているとき、光吸収層15mの実効的なフォトルミネセンス波長は、発振波長λ=1.530μmに比べて短い。このため、レーザ光は吸収されることなく活性層15mを伝搬する。しかし、EA変調器120に十分に高い逆方向電圧が印加されると、光吸収層15mにおいて量子閉じ込めシュタルク効果(QCSE:Quantum Confined Stark Effect)が生じ、光が吸収されるようになる。したがって、変調信号Sに応じて変化する逆方向電圧が電源92からEA変調器120に印加されると、レーザ光の強度が変調信号Sに応じて変調される。この変調されたレーザ光が、光半導体素子50から放射される。

上述のように、光吸収層15mでは、バンドギャップエネルギーの異なる井戸層21および22が混在している。このため、EA変調器120は、井戸層21および22の光吸収特性およびチャープ特性が合成された光吸収特性およびチャープ特性を有する。以下では、図4〜図9を参照しながら、井戸層21および22の特性の合成を説明する。

図4は、光吸収層15mの吸収スペクトルを示している。図5は、光吸収層15mにおけるすべての第2井戸層22を第1井戸層21で置き換えたMQW構造、すなわち障壁層20と第1井戸層21のみが交互に積層されたMQW構造の吸収スペクトルを示している。図6は、光吸収層15mにおけるすべての第1井戸層21を第2井戸層22で置き換えたMQW構造、すなわち障壁層20と第2井戸層22のみが交互に積層されたMQW構造の吸収スペクトルを示している。これらの図の横軸は波長を示し、縦軸は光吸収係数を示している。各図には、光吸収層15mに印可される様々な逆方向電圧に対して吸収スペクトルが描かれている。

吸収スペクトルのピーク波長がフォトルミネセンス波長である。図面の簡単のため、図4〜図6では、電界強度50kV/cmに対する吸収スペクトルについてのみフォトルミネセンス波長λPLが示されている。フォトルミネセンス波長は、逆方向電界の強度の増加に伴って長波長側にシフトする。これは、井戸層のバンドギャップエネルギーが逆方向電界の印可によって実効的に減少することに起因する。

図5と図6を比較すると明らかなように、井戸層として第2井戸層22のみを含む光吸収層の吸収スペクトルの方が、井戸層として第1井戸層21のみを含む光吸収層の吸収スペクトルよりも、同じ量の電界強度変化に対するフォトルミネセンス波長のシフト量が大きい。これは、第2井戸層22が第1井戸層21よりも厚いからである。つまり、井戸層が厚いほど、逆方向電界の印可による伝導帯と価電子帯とのエネルギー差の実効的な減少が大きいからである。

第1および第2井戸層21、22が混在する本実施形態の光吸収層15mの吸収スペクトル(図4)は、井戸層として第1井戸層21のみを含む光吸収層の吸収スペクトル(図5)と、井戸層として第2井戸層22のみを含む光吸収層の吸収スペクトル(図6)とを合成したものになる。すなわち、図4における光吸収係数は、図5の光吸収係数と図6の光吸収係数とを加算した値の1/2である。また、光吸収層15mの吸収スペクトルは、第1井戸層のみ、または第2井戸層のみを有する光吸収層よりも大きなピーク半値幅を有している。したがって、光吸収層15mは、第1または第2井戸層を単独で有する光吸収層よりも広い波長範囲にわたって光を吸収する。

図7〜図9を比較すると明らかなように、EA変調器120におけるαパラメータの電界依存性(図7)は、井戸層として第1井戸層21のみを含むEA変調器におけるαパラメータ電界依存性(図8)と、井戸層として第2井戸層22のみを含むEA変調器におけるαパラメータ電界依存性(図9)とを合成したものになる。図7に示されるように、EA変調器120では、一般に好適とされるαパラメータの範囲−1.0≦αp<0が得られる電界強度範囲は、54〜144kV/cmである。図8に示されるように、第1井戸層21のみを井戸層として含むEA変調器のαパラメータは、逆方向電界の強度の増加に応じて単調に減少する。好適なαパラメータ範囲−1.0≦αp<0が得られる電界強度範囲は、62〜138kV/cmである。図9に示されるように、第2井戸層22のみを井戸層として含むEA変調器のαパラメータは、逆方向電界の強度の増加に応じて増加した後、減少する。好適なαパラメータ範囲−1.0≦αp<0が得られる電界強度範囲は二つあり、0〜68kV/cmと103〜147kV/cmである。

本実施形態の光吸収層15mでは、上記のαパラメータ電界依存性を与える二つの井戸層21および22が混在している。これにより、−1.0≦αp<0のαパラメータ範囲を与える電界強度範囲が拡大されている。図8および図9に示されるように、低電界領域では、第1井戸層21のみを井戸層として有するEA変調器のαパラメータが電界の増加に応じて減少するのに対し、第2井戸層22のみを井戸層として有するEA変調器のαパラメータは電界の増加に応じて増加する。すなわち、低電界領域において電界依存性が打ち消し合う。このため、EA変調器120では、低電界領域においてαパラメータが緩やかな電界依存性を示す。この結果、EA変調器120では、−1.0≦αp<0のαパラメータ範囲を与える電界強度範囲が、第1井戸層21のみを有するEA変調器や第2井戸層22のみを有するEA変調器に比べて広い。

EA変調器120に印可する逆方向電界を低値と高値の間で切り替えて光変調動作を行う場合、高電界値の印可時に、2種類の井戸層21、22が吸収可能な光の波長範囲が重なり合うことが重要である。この低電界値および高電界値は、例えば、−1.0以上0未満のαパラメータを与える逆方向電界の下限および上限である。重なり合う吸収可能波長範囲内の波長を有する光は、良好なαパラメータを維持しつつ十分な消光比で変調することができる。

第2井戸層22は、第1井戸層21よりも高いバンドギャップエネルギーを有している。このため、第2井戸層22は、第1井戸層21よりも低いフォトルミネセンス波長を有している。第2井戸層22は、第1井戸層21よりも厚い。したがって、同じ大きさの逆方向電界が印可されれば、第2井戸層22のフォトルミネセンス波長は、第1井戸層21のフォトルミネセンス波長よりも大きく長波長側へシフトする。このように、井戸層21および22のバンドギャップエネルギーおよび層厚は、低い方のフォトルミネセンス波長が高い方のフォトルミネセンス波長よりも大きく長波長側へシフトするように決められている。このため、逆方向電界を低値と高値の間で変化させたとき、第1井戸層21と第2井戸層22の間で吸収可能な波長範囲が重なりやすい。その結果、その重なっている波長範囲内の波長を有する光に関して、広い印可電界範囲にわたって良好なαパラメータを得ることができる。また、その重なっている波長範囲内の波長を有する光を十分な消光比で変調することができる。

以下では、図10および図11を参照しながら、第1井戸層21が吸収可能な波長範囲と第2井戸層22が吸収可能な波長範囲とが重なり合う条件を検討する。図10は、井戸層として第1井戸層21のみを有するMQW構造の吸収スペクトルを示している。図11は、井戸層として第2井戸層22のみを有するMQW構造の吸収スペクトルを示している。図10および図11では、印可する逆方向電界を50kV/cmから150kV/cmまで変化させたときのフォトルミネセンス波長のシフト量がそれぞれΔλ1、Δλ2で示されている。この場合、逆方向電界の変化量は、100kV/cmである。
