本発明は、光信号を処理する種々の装置や機器を構成するための素子としての応用が可能な、光デバイスに関する。

【従来の技術】
半導体中のキャリアの移動を制御することによりスイッチング、論理演算等を実現するエレクトロニクス技術がコンピューティングや情報通信に恩恵をもたらしてきたことは言うまでもない。しかし、近年ではその限界についても指摘されるようになった。即ち、半導体デバイスの処理速度の向上に限界が見え始めてきた。例を挙げて述べると、半導体デバイスたるプロセッサ、メモリ等を実装した電子交換機の処理能力は光ファイバを用いたネットワークの通信速度、若しくは帯域幅に対してもはや十分なキャパシティを有しているとは言えない。しかも、高密度波長分割多重伝送(DWDM)に代表される革新技術の登場により光ファイバの帯域幅の向上は当面止まることがないだろうと予測される。よって、遠からず、電子交換機の存在がネットワークの通信処理能力のボトルネックとなりかねない。加えて、電子交換機で光信号を扱うときには、光信号を数百もの低速な電気信号に変換した上で処理を実行し、しかる後にこれらの電気信号を光信号に再変換して光ファイバに送出する必要があるために、通信速度の低下や信号の劣化が発生する。これらの理由から、光子を制御して光信号を光信号のまま処理することが可能な光交換機等の開発が喫緊の課題となっている(非特許文献1を参照)。

上述した課題を解決すべく、本発明では、第一のフォトニック結晶構造と第二のフォトニック結晶構造との間に不純物構造を介在させ、前記第一のフォトニック結晶構造と前記第二のフォトニック結晶構造において前記不純物構造に最近接するフォトニック結晶の層の表面状態を当該不純物構造を挟む両側で相互に異なる状態で向けて、該不純物構造の所定部位を励起することで前記第一のフォトニック結晶構造及び前記第二のフォトニック結晶構造を経由させて2方向に出力される光のスペクトルを変化可能とした光デバイスを構成した。

該光デバイスにおいて、前記第一のフォトニック結晶構造若しくは前記第二のフォトニック結晶構造のうち前記不純物層を向くフォトニック結晶の表面の状態を互いに変えることにより、相異なる方向に出力される各々の出力光のスペクトルを変化させることが可能である。また、前記不純物構造の寸法等あるいは不純物構造を励起する際の励起位置を変えることによっても、各々の出力光のスペクトルを変化させることが可能である。このことを利用すれば、特定の波長成分を選択的に2方向に伝播させることができる。本発明を用いれば、例えば、光ネットワーク内で、2方向に特定の波長成分を有する出力光を分配する分光素子を実現することができる。

【発明の実施の形態】
以下、本発明の実施の形態を、図面を参照して説明する。図1に、本発明に係る光デバイスの構成例の一を模式的に示す。このものは、フォトニック結晶に欠陥を導入することによって構成されており、略薄板状の面欠陥をなす不純物構造3が第一のフォトニック結晶構造1と第二のフォトニック結晶構造2とを隔てるものとなっている。そして、前記不純物構造3の所定部位を励起することにより、不純物モード(若しくは、欠陥モード。空間的にもエネルギー的にも局在したモード)を生じさせ、前記第一のフォトニック結晶構造1を透過して外方へ出力される光E1と前記第二のフォトニック結晶構造2を透過して外方へ出力される光E2とを得ることができるものである。

不純物モードは、フォトニック結晶構造の間に誘電層を介在させることにより惹起できる。本発明に係る光デバイスを構成するためには、例えば、薄板状の非線形物質をフォトニック結晶で挟み込む。具体例を挙げると、ZnTe等の半導体材料を不純物として用い、これを第一のフォトニック結晶構造1と第二のフォトニック結晶構造2とで挟み込むことで不純物構造3を構成する。また、第一のフォトニック結晶構造1、第二のフォトニック結晶構造2をそれぞれ、Si等を素材とする角柱状のロッドと複数本のロッド間に介在する空隙とを内包する擬単純立方格子フォトニック結晶とする。四角エアーロッド擬単純立方格子フォトニック結晶を、図2に示す。格子定数を0.40mm、エアーロッド充填率を0.818、ロッドの誘電率を11.3(Siの誘電率)と設定したとき、該フォトニック結晶は0.2〜0.3THzの周波数領域にてフォトニックバンドギャップをもつものとなる。単位格子がx軸、y軸方向に平面的に並ぶフォトニック結晶スラブをz軸方向に複数層重ね、次いで薄板状のZnTe層を導入し、さらに前記スラブをz軸方向に複数層重ねることにより、光デバイスを構築できる。このように構築した光デバイスを、図3に模式的に示す。この系に対し、ポンプレーザを照射すると、非線形結晶であるZnTe層の所定部位が励起され、差周波混合(Difference Frequency Mixing)により(若しくは、光整流効果により)該ZnTe層で電磁波が発生する。即ち、ZnTe層はフォトニック結晶構造に導入された欠陥であると同時に、発光体としても働く。この結果、ZnTe層より発生しフォトニック結晶構造を透過してz軸方向に沿って相反する2方向に出力される光E1、E2を観測することができる。

上述した光デバイスが示す特性を、実験的に、並びに理論的に解析する。まず、実験的解析の手法の概要を述べる。不純物構造3を励起する光源として、例えばモード同期Ti:Sapphireレーザ(中心波長830nm、パルス幅150fs)を使用する。該ポンプレーザの平均出力は、約150mWとする。ポンプレーザをレンズで集光し、光デバイスの左側(上流側;パラメタzの小さい側)よりz軸方向に照射する。そして、フォトニック結晶構造の空隙部を通してZnTe層に当て、左側のフォトニック結晶構造1とZnTe層との界面で(ZnTe層の左側の部位を)励起する。すると、フェムト秒レーザの周波数スペクトル幅の範囲内で差周波混合によるTHz電磁波の放射がZnTe層において生じ、第一のフォトニック結晶構造1、第二のフォトニック結晶構造2を経由して光デバイスの右側と左側とにそれぞれ光E2、E1が出力される。

これら出力光E1、E2を観測すべく、低温成長GaAs光伝導アンテナを検出手段として用いたテラヘルツ時間領域分光(THz Time−DomainSpectroscopy)法を実施する。但し、エミッタがサンプルの外部に配置される標準のTHz−TDS法とは異なり、この場合にはサンプルとなる光デバイスの内部にエミッタが存在している。また、シミュレーション計算により当該系における電磁場の解析を行う。以下に、理論的解析の手法の概要を述べる。ここでは、3次元時間領域差分(Finite−Difference Time−Domain simulation)法に基づきTHz−TDS実験をシミュレーションする。フォトニック結晶構造及び不純物構造3の幾何的構成は、上記とほぼ同一に設定する。不純物構造3を励起するポンプパルスを、ガウスパルスの微分形とみなし、その時間幅を1psとする。該パルスのスペクトルを、図4に示す。光デバイスの系が自由空間内にあるものとし、光デバイスの周囲の境界条件を吸収境界(Perfectly Matched Layers)とする。不純物構造3たるZnTe層の誘電率を、10.4と設定する。しかして、Yeeアルゴリズムに従い、電場と磁場とを交互に解く。電磁波の分散は無視する。

図5、図6に示すものは、不純物構造3たるZnTe層のz軸方向に沿った厚みを0.3mmに設定した系(図5)及び1.3mmに設定した系(図6)における、右側のフォトニック結晶構造2を透過した電場のスペクトルを観測、計算したものである。実験で観測した結果を実線で、シミュレーションにより算出した結果を点線で、それぞれ示している。0.3mmの厚みのZnTe層を有する光デバイスは、バンドギャップ領域内の240GHz付近に不純物モードを有する。1.3mmの厚みのZnTe層を有する光デバイスは、バンドギャップ領域内で4つの不純物モードを有する。不純物モードの解析に関し、実験結果とシミュレーション結果とは非常によく適合すると言える。

また、図7に示すものは、厚さ0.3mmのZnTe層を有する系において内部励起された240GHzの不純物モードの電場の空間分布をシミュレーションにより算出した結果である。該不純物モードは、ZnTe層と右側のフォトニック結晶構造2との界面に局所化され、右方に広がってゆくが、左方には強く広がらない。図8に示すものは、厚さ1.3mmのZnTe層を有する系において内部励起された202GHz、235GHz及び302GHzの不純物モードの局在化のプロファイルである。図8では、z軸と平行に系の中心を貫く軸に沿って240GHzの不純物モードの電場をプロットしている。ZnTe層と右側のフォトニック結晶構造2との界面が不純物モードの局在化の中心となる一方、ZnTe層と左側のフォトニック結晶構造1との界面は振動の節となっている。

加えて、図9、図10に示すものは、フォトニック結晶構造1、2を構成するフォトニック結晶スラブの層数を変えた場合における、右側のフォトニック結晶構造2を透過する電場のスペクトルを計算したものである。図9は、左側のフォトニック結晶構造1を構成するスラブの総数を増減させた場合の結果を示しているが、系の右側で観測される透過電場スペクトルはほとんど変化しない。しかしながら、右側のフォトニック結晶構造2を構成するスラブの総数を増加させた場合には、図10に示しているように、不純物モードの強度が弱くなる。

以降、FDTD法シミュレーションに基づき、光デバイスの右側及び左側にそれぞれ出力される出力光E2、E1に関して議論する。左側のフォトニック結晶構造1とZnTe層との界面で励起を惹起したときに、右側のフォトニック結晶構造2及び左側のフォトニック結晶構造1を透過する電場のスペクトルを、図11ないし図13に示す。それぞれ、図11は不純物構造3たるZnTe層のz軸方向に沿った厚みを1.0mmに設定した系における算出結果、図12はZnTe層の厚みを0.3mmに設定した系における算出結果、図13はZnTe層の厚みを1.3mmに設定した系における算出結果であり、左側のフォトニック結晶構造1を透過した電場を実線で、右側のフォトニック結晶構造2を透過した電場を点線で示している。図示したように、光デバイスの左側に出力される出力光E1のスペクトルと、右側に出力される出力光E2のスペクトルとは相異なる。そして、不純物構造3の寸法を変えることにより、出力光E1、E2のスペクトルを変化させることができる。図示例によれば、z軸方向(光E1、E2の出力方向)に沿って不純物構造3たるZnTe層の厚み寸法を変えることで、右側のフォトニック結晶構造2を透過する不純物モードのスペクトルを制御し得ることが分かる。

なお、図14に模式的に示すように、不純物構造3の左側にあるフォトニック結晶スラブの積層の方向と右側にあるスラブの積層の方向とが相反するように、言い換えるならば、不純物構造3からみて右側のフォトニック結晶構造2の界面と左側のフォトニック結晶構造1の界面とが対称的となるように光デバイスを構築し、かつ不純物構造3の厚みの中央で励起を惹起したときには、光デバイスの左側に出力される出力光E1のスペクトルと右側に出力される出力光E2のスペクトルとが略同一となる。図15に示すものは、不純物構造3たるZnTe層のz軸方向に沿った厚みを1.3mmに設定した系において、上記の前提条件の下で右側のフォトニック結晶構造2及び左側のフォトニック結晶構造1を透過する電場のスペクトルを算出した結果である。このように、不純物構造3を励起する際の励起位置を変えることにより、出力光E1、E2のスペクトルを変化させることができる。

さらに、フォトニック結晶構造の構造を変えることによっても、出力光E1、E2のスペクトルを変化させることができる。例示すると、フォトニック結晶構造を構成するフォトニック結晶スラブの層数を増減すると、該フォトニック結晶構造を透過する出力光E1、E2に含まれる不純物モードの強度が変化する。即ち、スラブの層数を増やすと透過する不純物モードの強度は弱まり、逆にスラブの層数を減らせば透過する不純物モードの強度は強まる。また、x軸、y軸方向に平面的に並ぶ単位格子の数を増加させると、即ち光デバイスのx軸方向寸法、y軸方向寸法を大きくすると、透過する不純物モードのスペクトルのQ値(Quality factor)が増大しスペクトルが先鋭化する。

本実施形態によれば、第一のフォトニック結晶構造1と第二のフォトニック結晶構造2との間に不純物構造3を介在させ、第一のフォトニック結晶構造1と第二のフォトニック結晶構造2において不純物層3と直接接するフォトニック結晶の層の表面状態をこの不純物層3の両側で相互に異なる状態で向けて、該不純物構造3の所定部位を励起することで前記第一のフォトニック結晶構造1及び前記第二のフォトニック結晶構造2を経由させて2方向に光E1、E2を出力可能とした光デバイスを構成したため、特定の波長成分を選択的に2方向に伝播させることが可能となる。該光デバイスを利用すれば、例えば、光ネットワーク内で、2方向に特定の波長成分を有する出力光を分配する分光素子をコンパクトに実現し得る。

なお、本発明は以上に詳述した実施形態に限られるものではない。上記実施形態では、励起手段であるフェムト秒レーザを光デバイスの外部に配するものとしているが、外部よりエネルギーの供給を受けて発光するアンテナ、発光体(圧力の印加を受けて発光するもの等)、量子井戸レーザその他種々の励起手段を、不純物構造を構成する要素として第一のフォトニック結晶構造と第二のフォトニック結晶構造との間に介在させ光デバイスを構築してもよい。また、不純物構造は、必ずしも均質なものとは限られない。
