【発明の属する技術分野】
本発明は、静電アクチュエータおよび、当該静電アクチュエータをインクノズルからインクを吐出させるための駆動力発生機構として用いているインクジェットヘッドに関するものである。さらに詳しくは、当該静電アクチュエータを構成する対向電極の電極材料に関する。

【従来の技術】
インクジェットヘッドとしては、静電アクチュエータによってインク液滴をインクノズルから吐出させるための吐出力を発生させる形式のものが知られており、例えば、特開平5−50601号公報、特開平6−70882号公報に開示されている。

この形式のインクジェットは、インクを加圧してインク滴を吐出するためのインク圧力室を備えており、その一端はインク供給路を経てインクタンクに連通し、他端はインク滴を吐出させるインクノズルに連通している。インク圧力室の底部は面外方向に弾性変形可能とされ、この振動板を静電アクチュエータによって弾性変形させることにより、インク圧力室内にインク吐出力を発生させ、インクノズルからインク液滴を吐出させるようになっている。

静電アクチュエータは、この振動板と、微小な隙間を介してこの振動板に対向配置した対向電極とを備え、これらの間に電圧を印加して静電気力を発生させて、振動板を弾性変形させるように構成されている。振動板と、この振動板に対峙している対向電極の部分(対向電極部)との間は気密封止され、塵等が侵入しないように構成されている。従って、対向電極は、振動板に対峙している気密封止状態の対向電極部から外部に引き出されている配線部を備えており、当該配線部に対して外部から電圧を印加するようになっている。

【発明が解決しようとする課題】
ここで、対向電極を構成している対向電極部及び配線部の材料には一般に、耐久性のあるITO(インジュウム錫酸化物)が採用されている。また、ITOは対向電極部を光学的に検査し易くするために用いられているが、ITOの透明度を増加させようとすると、抵抗値が増大する性質を有している。その為、対向電極部及び配線部の材料にITOを採用した場合には次のような課題がある。

まず、対向電極の配線ピッチを微細化するために、配線幅を狭くすると配線抵抗が大きくなる。その結果、その回路時定数が大きくなり、静電アクチュエータの動作に遅れが生じてしまう。結果、高密度な静電アクチュエータを得ることが難しくなる。

また、ITOの透明度を更に増加させようとすると、抵抗値が増大して回路時定数が大きくなる。

更に、外部に露出した配線部にインク等が付着した状態のままで駆動すると、ITO配線がインク等に溶解して消失してしまうような事態が起きる場合がある。

一方、対向電極を金属材料にて構成した場合には、静電アクチュエータの耐久性や検査に課題が生じる。特に、対向電極における外部に露出している配線部を金属材料により形成した場合には、コロージョン(放置による腐蝕)やマイグレーション(駆動による隣接配線部どうしの短絡)といった不具合により、動作不能に陥る可能性がある。

本発明は、このような課題を解決するためになされたものであり、動作遅れがなく、高密度化が容易に可能で、耐久性に優れ、且つ外部に露出した配線が消失してしまうような事態が起こらないようにした静電アクチュエータを提案することにある。

また、本発明の課題は、かかる静電アクチュエータの製造方法を提案することにある。

さらに、本発明の課題は、かかる静電アクチュエータが搭載されたインクジェットヘッドを提案することにある。

【課題を解決するための手段】
本発明の静電アクチュエータは、間隙を隔てて対向して配置される振動板と対向電極とを備えた静電アクチュエータにおいて、前記対向電極は、気密封止状態で前記振動板に対向している対向電極部と、この対向電極部に連続して気密封止された隙間部分から外部に引き出されている配線部とを含み、前記対向電極部はITOから形成され、配線部は金属材料から形成されていることを特徴としている。

本発明では、対向電極の配線部を抵抗の小さい金属材料から構成したので、アクチュエータの動作遅れがなくなり応答性が向上する。また、配線の高密度化も可能となり、更には、インク等が付着してもITOの場合と異なり配線が消失するようなおそれは無くなる。これに加えて、アクチュエータの抵抗を増加することなくITOの透明度を増加させることが可能となるので、当該アクチュエータが搭載されたインクジェットヘッドの検査精度を向上でき、高品質なインクジェットヘッドを提供できる。

ここで、上記の配線部がクロム又はチタンの薄膜及びその上に形成された金の薄膜から構成されるのが望ましい。クロム又はチタンは金に比較してガラスとの接着の強度があるため剥離しにくく、金は抵抗が小さいことから、剥離しにくく動作遅れのない応答性の向上した配線の高密度な静電アクチュエータを実現できる。

また、配線部をアルミニウムの薄膜から構成することもできる。

次に、本発明の静電アクチュエータでは、配線部を、クロムの薄膜と、この上に積層したITO薄膜から構成したことを特徴としている。この構成によれば、対向電極における外部に露出している金属材料からなる配線部がITOで覆われているので、金属材料がそのまま露出している場合とは異なり、コロージョン(放置による腐蝕)やマイグレーション(駆動による隣接配線部どうしの短絡)といった不具合による動作不能を回避できる。

ここで、典型的な静電アクチュエータは、電極ガラスプレートと、この電極ガラスプレートの表面に積層接合した半導体基板とを有し、前記電極ガラスプレートの表面には凹部が形成され、当該凹部に対峙している半導体基板の部分には前記振動板が形成されており、前記凹部の底面には前記対向電極が形成されている。

この場合、前記凹部を形成するためのマスク用クロム薄膜を前記電極ガラスプレートの表面に形成する処理工程と同一の処理工程により、前記凹部の底面に前記配線部の構成要素であるクロム薄膜を形成することができる。

一方、本発明のインクジェットヘッドは、インクノズルと、このインクノズルからインク液滴を吐出させるためのインク吐出力を発生する静電アクチュエータとを有し、当該静電アクチュエータは上記構成のものであることを特徴としている。

【発明の実施の形態】
(実施形態1)
図1は本発明の実施形態1に係るインクジェットヘッドの分解斜視図である。図2は図1のA−A断面図であり、図3は図2のB部の拡大図である。また、図4は図1の対向電極の平面図である。

これらの図を参照して説明すると、インクジェットヘッド1は、3枚のプレート2、3、4を重ねて接合した積層構造になっており、中間のシリコン基板からなるキャビティプレート2を挟んで、その上側に同じくシリコン製のノズルプレート3、下側にシリコンと熱膨張率が近いホウ珪酸ガラス等から構成される電極ガラスプレート4が積層されている。

キャビティプレート2には、その表面からエッチングを施すことにより、独立した例えば4個のインク圧力室5を構成することとなる凹部5a、1つの共通のリザーバ6を構成することとなる凹部6aと、このリザーバ6から各インク圧力室5にインクを供給するインク供給路(オリフィス)7を構成することとなる凹部7aが形成されている。これらの凹部5a、6b、7aがノズルプレート3によって塞がれることにより、インク圧力室5、リザーバ6及びインク供給路7がそれぞれ区画形成される。

ノズルプレート3には、各インク圧力室5の先端側の部分に対応する位置に、インクノズル11が形成されており、これらが各インク圧力室5に連通している。また、電極ガラスプレート4の内、リザーバ6が位置している部分には、これに連通するインク供給口12が形成されている。インクは、外部の図示しないインクタンクから、インク供給口12を通ってリザーバ6に供給される。リザーバ6に供給されたインクは、各インク供給路7を通って、独立した各インク圧力室5にそれぞれ供給される。

各インク圧力室5は、その底壁51が薄肉に構成されており、底壁51の面と直交する方向、即ち図1の上下方向に弾性変位可能な振動板として機能するように設定されている。したがって、この底壁51の部分を以後の説明においては都合上振動板と称して説明することもある。

キャビティプレート2の下側に位置している電極ガラスプレート4においては、その上面であるキャビティプレート2との接合面には、キャビティプレート2の各インク圧力室5に対応した位置に、浅く(例えば0.3μm程度)エッチングされた凹部9が形成されている。したがって、各インク圧力室5の底壁51は非常に小さな隙間Gを隔てて電極ガラスプレート4の凹部表面91と対向している。そして、電極ガラスプレート4の凹部表面91には、各インク圧力室5の底壁51に対向するように対向電極10が形成されている。

この対向電極10は、対向電極端子部10a、対向電極配線部(リ−ド部)10b及び対向電極部10cから構成されている。対向電極10のうち、対向電極端子部10a及び対向電極配線部10bは次のようにして形成されたものである。

図3及び図4に示すように、電極ガラスプレート4の凹部表面91にクロム(Cr)をスパッタリングしてクロムの薄膜101(例えば0.03μm程度)を形成し、その上に金(Au)をスパッタリングして金の薄膜102(例えば0.1μm程度)を形成する。これらスパッタリングされたクロムの薄膜101と金の薄膜102にレジストを塗布して、露光、現像し、対向電極端子部10aと対向電極配線部10bとなる部分以外をヨウ化カリウムと硝酸第二セリウムアンモニウムにて金とクロムを順次エッチングして除去することで、対向電極端子部10aと対向電極配線部10bを作製する。

また、対向電極部10cは、対向電極端子部10aと対向電極配線部10bを形成後に、ITOをスパッタリングしてITOの薄膜103を形成し、対向電極部10cとなる部分以外を塩酸と硝酸の混合水溶液にてエッチングして除去することで形成されたものである。

この対向電極10の形成過程においては、対向電極部10cと対向電極端子部10a及び対向電極配線部10bとを形成する順番は、前述の逆でも良い。対向電極10のそれぞれの部位の形成順番は、対向電極10の各部位の形成に使用する材料とそのエッチング液等の条件により、合理的な順番で決められる。

即ち、前述の対向電極10の形成過程において、ITOのエッチング液として、より酸化力の強い王水等を用いる場合には、まず、対向電極部10cを形成した後に対向電極端子部10a及び対向電極配線部10bを形成する順番とするのが好ましい。これは、ITOによる対向電極部10cの形成過程において、金による対向電極端子部10a及び対向電極配線部10bがITOのエッチング液である王水にて溶解消失しないようにするためである。なお、クロムの薄膜101についてはチタン(Ti)の薄膜に置き換えてもよい。

図3は、上述の対向電極10の作製過程において、対向電極端子部10a及び対向電極配線部10bの形成を対向電極部10cに先立って行った場合の、対向電極配線部10bと対向電極部10cとの接続部の拡大断面を示している。この場合には、ITOの薄膜103と金の薄膜102とが直接に接続されるため、これらの間の接続部分の抵抗を小さくかつ、接続の信頼性を高めることが可能である。また、ITOの薄膜103を形成した後に、クロムの薄膜101と金の薄膜102を形成した場合には、ITOの薄膜103と金の薄膜102との固着がクロムの薄膜101により確保することが出来る。

また、図1及び図2に示されるキャビティプレート2と電極ガラスプレート4とは陽極接合等により接合されている。対向電極10の対向電極端子部10a側においては、キャビティプレート2の端部が対向電極配線部10b上に位置しており、例えば接着剤等の熱硬化性の樹脂よりなる封止材で気密封止部21を形成し、キャビティプレート2の裏面側と電極ガラスプレート4の凹部表面91とで形成される空間を封止している。

また、各インク圧力室5の底壁51のガラス基板4に対向した表面はシリコンの酸化膜からなる絶縁層15により覆われている。このように、インク圧力室5の底壁51の表面に形成された絶縁層15と隙間Gとを挟んで、各インク圧力室5の底壁51すなわち振動板と各対向電極10とが対向している。

これらの対向電極10と振動板51との間に駆動電圧が印加するための電圧制御回路部22は、図2に示されるように、図示していない外部からの印字信号に応じて、これらの対向電極10と振動板51との間に駆動電圧を印加して充放電を行わせる。電圧制御回路部22の一方の出力は対向電極端子部10aに接続され、他方の出力はシリコン基板2に形成された共通電極端子23に接続されている。

キャビティプレート(シリコン基板)2はそれ自体が導電性をもっているため、この共通電極端子23から底壁51に電圧を印加することで底壁(振動板)51は共通電極として機能する。なお、本実施形態では、キャビティプレート2の流路の形成面側に導電膜を形成することにより共通電極端子23を形成している。以上のようにして構成されているキャビティプレート2及び電極ガラスプレート4が静電アクチュエータ30を構成している。

図5は本実施形態の動作を示すインクジェットヘッド1の部分断面図である。対向電極10と振動板(共通電極)51との間に電圧制御回路部21からの駆動電圧が印加されると、対向電極10と振動板(共通電極)51との間に充電された電荷によるクーロン力が発生し、振動板(共通電極)51は対向電極10の側へ撓み、インク圧力室5の容積が拡大する。次に、電圧制御回路部22からの駆動電圧を解除して両電極10、51間の電荷を放電すると、振動板(共通電極)51の全面がその弾性復帰力によって復帰し、インク圧力室5の容積が急激に収縮する。この時発生するインク圧力により、インク圧力室5を満たすインクの一部が、このインク圧力室5に連通しているインクノズル11からインク滴として吐出される。

次に、本実施形態の効果について説明する。本実施形態においては、上述のように、対向電極の10の対向電極端子部10a及び対向電極配線部10bを構成する際に、電極ガラスプレート4と金の薄膜103との間にクロム(又はチタン)の薄膜101を介在させている。これにより、金の薄膜102が電極ガラスプレート4から剥がれ難くなっている。

また、対向電極端子部10a及び対向電極配線部10bの抵抗値も小さくなっている。このため、アクチュエータ30を構成する回路の時定数も小さくなり、動作遅れがなくなり応答性が向上し、また、対向電極10の配線ピッチを微細化することも可能となっている。

更には、インク等が付着してもITOの場合と異なり配線が消失するようなおそれは無くなっている。

また、対向電極部10cがITOの薄膜103から構成されているので、振動板51の上述の撓み(図5参照)による振動板51と対向電極10との接触によって起きるおそれのある絶縁破壊や、振動板51と対向電極10との貼り付きが生じ難くなっている。

更に、対向電極部10cをITOの薄膜103にて構成したことにより、対向電極10の対向電極部10cと振動板51との間の気密封止された静電アクチュエータ部分が可視化されるので、電極ガラスプレート4を通して、静電アクチュエータ内部の異物や、対向する振動板51の撓みによる電極間距離の不均一を確認することができる。

次に、上記の静電アクチュエータ30の気密封止について更に詳述すると、この気密封止は、キャビティプレート2と電極ガラスプレート4との陽極接合等による接合界面と、上述の対向電極配線部10bにおける各界面とにより確保されている。本発明では、対向電極配線部10bが金等の金属配線により行われているので、気密封止部21の封止界面は、金属表面と、キャビティプレート2の裏面側表面と、電極ガラスプレート4の凹部表面91と、気密封止部21の封止材の各界面で構成される。

気密封止を確保している界面を構成するこれらの各表面の内、金属表面となる対向電極配線部10bは、作製過程におけるエッチングにて形成した出来上がり形状がITOの薄膜103より滑らかなことから、封止材との濡れ性が良く、封止材の接着面積が広くなって接着強度は増加する。その結果、より高い気密性を確保することが可能となり、静電アクチュエータ30の内部を完全に外気と遮断してより高い耐久性を得ることが可能となる。

気密封止部21に樹脂を用いた場合には、未硬化時の粘度を低くし易いので封止時には狭いギャップ内へ毛細管現象で浸入し、硬化により気密封止が確保されるという利点がある。なお、気密封止部21には低融点のガラス等の無機材料を用いても良い。この場合には、更に、水蒸気透過性や、ガス透過性に優れた気密性を確保することが可能となる。加えて、気密封止部21の耐薬品性や耐熱性が向上するといった更なる効果もある。

(実施形態2)
ところで、上記の実施形態においては、対向電極10の内、対向電子端子部10a及び対向電極配線部10bをクロム(又はチタン)の薄膜101及び金の薄膜102の複層により構成した例を示したが、例えばクロムやチタン、プラチナ、アルミニウム等の電極ガラスプレート4との密着性に優れた金属の薄膜により単層若しくは複層に構成しても良く、その場合にも同様な機能が得られる。

対向電極端子部10a及び対向電極配線部10bを金やプラチナ等の貴金属の薄膜で構成した場合には、腐食等に優れた、信頼性の高い電極を構成することが出来る。また、対向電極端子部10a及び配線部10bをアルミニウム等の電極ガラスプレート4との密着性に優れた金属の薄膜にて構成した場合には、電極形成がより安価で容易に可能となる等の効果がある。

(実施形態3)
また、上記の電極ガラスプレート4としてパイレックスガラスを用いても良く、或いはまたガラス材に代えてシリコン基板を用いても良い。シリコン基板を用いた場合には平坦度を確保することができ、接合相手(キャビティプレート2:シリコン基板)と同一材料であることから、接合時の膨張による歪みを最小にすることができる。

また、対向電極端子部10a及び対向電極配線部10bを形成する際には、パイレックスガラスやシリコン基板上に金属膜を形成しても良いし、また、上記のパイレックスガラス等のガラスプレートやシリコン基板上にSiO2(膜)を形成してその上に金属膜を形成しても良い。特に後者の場合にはSiO2(膜)がガラス上のパッシベーション膜として機能し、材料中の不純物の影響を除去することができる。しかし何れの場合も金との密着性が悪いので、金の薄膜を形成する場合には上述の実施形態と同様にクロム(Cr)やチタン(Ti)を下地にすることが望ましい。

(実施形態4)
次に、図6ないし図8は本発明の実施形態4に係るインクジェットヘッドの構成および製造方法を示すものである。本実施形態のインクジェットヘッド200の基本構成は図1ないし5に示すインクジェットヘッド1と同様であり、対向電極の構成のみが異なっている。従って、図において対応する部位には同一の符号を付して示してあり、また、以下の説明においては、対向電極の構成について説明し、それ以外の部分についての説明は省略する。

本実施形態のインクジェットヘッド200の対向電極210も、対向電極部210c、対向電極配線部210b、および対向電極端子部210aから形成されている。図6は図1におけるA−A線で切断した断面に対応する断面図であり、図7は図6のC−C線で切断した部分の部分断面図である。

これらの図を参照して説明すると、対向電極部210cはITO薄膜211からなる単層構造であり、対向電極配線部210bおよび対向電極端子部210aは、クロム薄膜212と、この上に積層配置されたITO薄膜213からなる二層構造となっており、クロム薄膜212がITO薄膜213によって被覆されている。双方のITO薄膜211およびITO薄膜213は同時に形成された連続したITO薄膜である。

本実施形態の効果について説明すると、本実施形態においては、上述のように、対向電極210の対向電極端子部210a及び対向電極配線部210bを構成する際に、電極ガラスプレート4とITO薄膜213との間にクロム薄膜212を介在させている。これにより、当該対向電極端子部210aおよび対向電極配線部210bが電極ガラスプレート4から剥がれ難くい。

また、金属材料であるクロム薄膜212を用いたことにより、対向電極端子部210a及び対向電極配線部210bの抵抗値が小さくなっている。このため、アクチュエータ30を構成する回路の時定数も小さくなり、動作遅れがなくなり応答性が向上し、また、対向電極210の配線ピッチを微細化することも可能となっている。

さらに、対向電極部210cと対向電極配線部210bは、連続したITO薄膜によって接続されているので、これらの間の接続部分の抵抗を小さく、しかも、接続の信頼性も高い。

この図を参照して説明すると、まず、電極ガラスプレート4のキャビティプレート2との接合面における、キャビティプレート2の各インク圧力室5に対応した位置に、浅く(例えば0.3μm程度)エッチングされた凹部9を形成する(工程ST1)。

この場合、電極ガラスプレート4の表面にクロムをスパッタリングして(例えば0.3μm程度)のクロム薄膜を形成し、これにレジストを塗布して、露光、現像して、硝酸第二セリウムアンモニウムからなるエッチング液を用いてクロムをエッチングして除去することで、凹部9を形成するためのマスクを形成する。この後は、HF系エッチング液を用いて電極ガラスプレート4の表面をウエットエッチングして、凹部9を形成する。しかる後に、マスク用クロム薄膜をエッチ除去する。
