【発明の属する技術分野】
この発明は、基板の表面に処理液を供給する処理液供給ノズルを清掃するためのノズル清掃装置およびこのノズル清掃装置を備えた基板処理装置に関する。

【従来の技術】
半導体ウエハや液晶表示パネル用ガラス基板あるいは半導体製造装置用マスク基板等の基板に処理液を供給して処理する基板処理装置として、スリット状の吐出口から処理液を吐出しながら基板に対して相対的に移動することにより、基板の表面に処理液を供給する処理液供給ノズルを使用した場合においては、基板の処理に伴って処理液供給ノズルにおけるスリット状の吐出口付近に処理液が残存し、これが汚染物質となって処理液供給ノズルの汚染が発生する。処理液としてレジスト、特に、カラーレジスト等と呼称される顔料を含むレジストを使用した場合には、このような汚染が特に生じやすい。このため、処理液供給ノズルをノズル清掃装置により定期的に清掃する必要がある。

このようなノズル清掃装置は、従来、処理液供給ノズルにクリーニング用の払拭部材を当接させ、この払拭部材により処理液供給ノズルを清掃する構成となっている。そして、このようなノズル清掃装置においては、送りロールと巻き取りロールとの間に巻回される長尺の払拭部材が使用される(例えば、特許文献1参照)。

【発明が解決しようとする課題】
近年、基板のサイズが大きくなっていることから、処理液供給ノズルにおけるスリット状の吐出口の全長も長くなる傾向にある。このため、従来のノズル清掃装置においては、払拭部材の消費量が多くなり、ランニングコストがかさむという問題が生ずる。

この発明は上記課題を解決するためになされたものであり、払拭部材の消費量を低減しながら、処理液供給ノズルを確実に清掃することが可能なノズル清掃装置およびこのノズル清掃装置を備えた基板処理装置を提供することを目的とする。

【課題を解決するための手段】
請求項1に記載の発明は、スリット状の吐出口から処理液を吐出しながら基板に対して相対的に移動することにより、前記基板の表面に処理液を供給する処理液供給ノズルを清掃するためのノズル清掃装置であって、長尺の払拭部材が巻回された送りロールと、前記送りロールから前記処理液供給ノズルにおける吐出口の長手方向に送り出された払拭部材を巻き取る巻き取りロールと、前記巻き取りロールを回転させる回転機構と、前記送りロールから送り出された払拭部材を、前記処理液供給ノズルに当接させることにより、前記処理液供給ノズルを清掃する第1清掃機構と、前記第1清掃機構により前記処理液供給ノズルを清掃する前に、前記送りロールから送り出された払拭部材における前記第1清掃機構の作用により前記処理液供給ノズルに当接した後の領域を、前記処理液供給ノズルに当接させることにより、前記処理液供給ノズルを予備清掃する第2清掃機構とを備えたことを特徴とする。

【発明の実施の形態】
以下、この発明の実施の形態を図面に基づいて説明する。

先ず、この発明に係るノズル清掃装置18を適用する基板処理装置の構成について説明する。図1はこの発明に係るノズル清掃装置を適用した基板処理装置の概要図である。

この基板処理装置は、矩形状をなす液晶パネル用のガラス基板(以下「基板」という)Wにカラーレジストと呼称される顔料を含むレジストを塗布するためのものであり、基板Wを吸着保持した状態でモータ11の駆動により軸12を中心に回転するスピンチャック13と、スピンチャック13に保持された基板Wにレジストを塗布するための処理液供給ノズル14と、この処理液供給ノズル14を移動させるノズル移動機構15と、処理液供給ノズル14に対してレジストを供給するレジスト供給機構16と、スピンチャック13によりレジスト塗布後の基板Wを回転させたときに基板Wの端縁より飛散するレジストを捕獲するためのレジスト捕獲用カップ17と、この発明に係るノズル清掃装置18とを備える。

上記スピンチャック13および軸12は、図示しないチャック昇降機構により、図1において実線で示す回転位置と二点鎖線で示す塗布位置との間で昇降可能となっている。ここで、回転位置はレジスト塗布後の基板Wがカップ17に収容されて回転する位置であり、塗布位置は処理液供給ノズル14により基板Wにレジストが塗布される位置である。

上記ノズル移動機構15は、水平に延びる移動ガイド21に沿って往復移動する移動フレーム22を備える。処理液供給ノズル14は、この移動フレーム22にノズル支持アーム23を介して水平方向に移動自在に支持されている。なお、上記ノズル移動機構15は上下方向には移動する機構を備えていない。このため、処理液供給ノズル14が移動ガイド21に沿って移動するときに、処理液供給ノズル14と基板Wとの距離が変動することが防止される。従って、処理液供給ノズル14を水平移動させて基板Wにレジストを塗布する際、均一な厚さの塗布膜を形成することが可能となる。

上記レジスト供給機構16は、密閉された構成を有する加圧タンク24と、この加圧タンク24内に収納されたレジストタンク25とを有する。加圧タンク24は、加圧配管27により図示しない窒素ガスあるいはエアーの供給源と接続されている。そして、この加圧配管27内には、窒素ガスの給排切り替え用の三方弁28と、レギュレータ29とが配設されている。また、レジストタンク25内には、このレジストタンク25と処理液供給ノズル14とを接続するレジスト供給配管31の一端が挿入されている。このレジスト供給配管31中には、開閉弁33が配設されている。

このような構成を有するレジスト供給機構15において、開閉弁33が開放された状態においては、レジストタンク25内のレジストが加圧タンク24内の窒素ガスの圧力によりレジスト供給配管31を介して処理液供給ノズル14に圧送され、また、開閉弁33が閉鎖されることによりレジストの圧送が停止される。

図2は、処理液供給ノズル14によるレジストの供給動作を模式的に示す説明図である。この処理液供給ノズル14は、その長手方向(図2において紙面に垂直な方向)に延びるスリット状の吐出口34を有する。この吐出口34の長手方向の長さは、基板Wにおける矩形状の素子形成部分の短辺の長さ以上の長さであるが、ここでは、前記矩形状の素子形成部分の短辺の長さとほぼ等しくしてある。レジスト供給配管31により供給されたレジスト35は、図2に示すように、このスリット状の吐出口34を介して基板Wの表面に供給される。

図3は、処理液供給ノズル14の下端部の拡大図である。この図に示すように、この処理液供給ノズル14は、そこに付着するレジスト35の量を最小とするために、傾斜した側面39を備える。この図において、符号38は吐出口34を形成するリップ面である。このリップ面38は、側面39の下端部を構成する。

次に、上述した基板処理装置により基板Wにレジストを塗布する塗布動作について説明する。図4は、基板処理装置により基板Wにレジストを塗布する塗布動作を示す説明図である。なお、以下の説明において、処理液供給ノズル14の移動は上述したノズル移動機構15により実行される。

レジストの塗布動作を実行する前の状態においては、処理液供給ノズル14は、この発明に係るノズル清掃装置18と対向する位置に配置されている。このときの処理液供給ノズル14等の状態については、後程詳細に説明する。

この状態において、レジストの塗布動作を開始するときには、ノズル清掃装置18上方に処理液供給ノズル14を待機させた状態から、矢印▲1▼に示すように処理液供給ノズル14をノズル清掃装置18に関して遠方側の基板Wの一端上方まで水平移動させる。次に、チャック昇降機構によって基板Wを塗布位置に配置する。このとき基板W表面と処理液供給ノズル14の吐出口34との間隔は、レジストの塗布に適した所定の値となっている。

この状態において、処理液供給ノズル14におけるスリット状の吐出口34からレジストを吐出させるとともに、処理液供給ノズル14を矢印▲2▼に示すように基板Wの表面に沿って水平移動させる。この状態においては、図2に示すように、処理液供給ノズル14におけるスリット状の吐出口34から吐出されたレジスト35が基板Wの表面に薄膜状に塗布される。

次に、この発明に係るノズル清掃装置18の構成について説明する。図5は、この発明に係るノズル清掃装置18を待機ポット36とともに示す側面図である。

このノズル清掃装置18は、上述した処理液供給ノズル14と平行に配設されたレール41に沿って移動可能なブラケット42と、このブラケット42と連結された同期ベルト43を往復回転させることによりブラケット42を処理液供給ノズル14と平行に往復移動させるモータ44と、ブラケット42の上方に配設された払拭部45とを備える。この払拭部45は、後述するように、処理液供給ノズル14におけるスリット状の吐出口34を払拭するためのものである。この払拭部45は、モータ44の駆動により、図5において実線で示す位置と二点鎖線で示す位置との間を往復移動する。

一方、待機ポット36は、レジストを塗布しない状態において、処理液供給ノズル14におけるスリット状の吐出口34付近のレジストが乾燥して変質することを防止するためのものである。この待機ポット36の内部には、例えば、レジストを溶解する溶剤等が貯留されている。この待機ポット36は、エアシリンダ37の駆動により、図5において二点鎖線で示すその上端の開口部が処理液供給ノズル14におけるスリット状の吐出口34と対向する上昇位置と、実線で示す下降位置との間を昇降可能な構成となっている。このため、処理液供給ノズル14をノズル清掃装置18の上方に待機させた状態で待機ポット36が上昇位置をとると、処理液供給ノズル14の吐出口34は待機ポット36によって閉じられた空間に露出することになる。このとき、該空間は溶剤の蒸気が含まれる雰囲気で満たされているので、吐出口34付近のレジストが乾燥することが防止される。

次に、上述した払拭部45の構成について説明する。図6は払拭部45の正面図であり、図7は払拭部45の側断面図、また、図8は払拭部45の平面図である。なお、図7および図8においては、説明の便宜上、払拭部材52の図示を一部省略している。

この払拭部45は、ケーシング51と、長尺の払拭部材52が巻回された送りロール53と、送りロール53から送り出された払拭部材52を巻き取る巻き取りロール54と、払拭部材52に洗浄液を供給する洗浄液供給ノズル55、56と、第1、第2の清掃機構57、58とを備える。なお、払拭部材52にはシート状の多孔性物質が使用される。このような多孔性物質としては濾紙等の紙や不織布等の布、あるいは、樹脂を使用することができる。

第2押圧部材77の上端部には、一対の案内部79が形成されている。この一対の案内部77は、巻き出しロール53より巻き出される払拭部材52の両端を案内するためのものである。すなわち、図12(a)に示すように、これら一対の案内部77は、払拭部材52の幅とほぼ同一の距離だけ互いに離隔して配置されており、払拭部材52の両端と当接する構成を有する。このため、これらの案内部の作用により、払拭部材52が第2押圧部材77の上部の位置から離脱することを有効に防止することが可能となる。
