本発明は、半導体プロセス等において用いられるターボ分子ポンプの構造に関する。

半導体プロセスは、光学的処理や化学的処理等からなる様々な工程により実現される。光学的処理の代表例としては、ウェハ面への回路パターン焼き付けを行う露光処理が挙げられ、化学的処理では例えば、ウェハ面において薄膜を作製する等の表面処理、エッチング処理、洗浄処理等が挙げられる。また、これらの処理を実現するためには、光学的処理においては露光装置、化学的処理においては様々な化学薬品やこれを安全に取り扱うための各種機器が用いられる。これら様々な工程又は各種装置及び機器においては、半導体の更なる高集積化等への要求が高まりつつある中で、それぞれが技術的に高度な水準を要求されており、また更なる発展をも図るべく関係各所にて鋭意研究、開発が進行することとなっている。

その中で特に具体的技術を挙げると、化学的処理である表面処理工程に注目すれば、上述した薄膜製造技術として、半導体プロセスにおいては必須となった技術としてCVD(Chemical Vapor Deposition)技術がある。このCVDとは、ウェハ等の基板上に対して原料ガスを供給し、当該基板上でのガスの吸着及び化学反応を経て、その基板上に所望の薄膜を形成する技術である。この技術は、ゲートの薄膜化、配線間容量低減等の半導体高集積化を実現するためには欠くことのできないものとなっている。

上記真空排気系としては、一般に大気圧から低真空域まで減圧するロータリポンプと、低真空域から高真空域まで減圧するデフュージョンポンプ、ターボ分子ポンプ等、複数のポンプにより構成されたものが利用される。なお、ターボ分子ポンプとは、周知のように、高速で回転するロータにより気体分子を圧縮しつつ排気するような構成を備えたものである。ここでロータとしては、これが上述したように非常に高速で回転する部材であるため、軽量かつ応力強度の高いアルミニウム合金をその材質として選択されるのが一般的である。

次に、上記ターボ分子ポンプについて詳細に説明する。図3に示すように、ターボ分子ポンプPは、上半部1a及び下半部1bとからなるケーシング1内部に各種部品が備えられた構成となっている。このケーシング1においては、その上半部1aに吸気口1c、下半部1bに排気口1dが、それぞれ形成されている。ケーシング1内部においては、上部に軸流段部PA、下部にねじ溝段部PBが設けられている。軸流段部PAは主として後述する多段に設けられた動翼5および静翼3とにより構成され、ねじ溝段部PBにおいてははロータ4に螺旋状のねじ溝13が形成されている。

【発明が解決しようとする課題】
ところで、上記従来のターボ分子ポンプにおいては、塩化アルミニウムなどの析出温度が常温に近いガスを排気する場合には、流量が少ない場合において低温になりやすく、ねじ溝段部PBに付着物が溜まりやすい。特にねじ溝段部PBに溜まりやすい理由は、この部位において圧力が高くなるためである。
このため、定期的にメンテナンスをして付着物の除去を行わなければねじ溝の破損を招いてしまうという問題がある。
その一方で、ターボ分子ポンプを大流量用途に用いる場合、風損が大きいために発熱量が大きくなり、軸流段の温度がクリープ許容温度以上となって損傷・寿命の低下を招いてしまうという問題があった。

次に、本発明の実施形態について、図面を参照して説明する。
図1は本発明の一実施形態について示した図である。ターボ分子ポンプ20は、上部ケーシング21a、下部ケーシング21bおよびベース21cとにより構成されたケーシング21内部に各種部品が備えられた構成となっている。このケーシング21においては、その上部ケーシング21aに吸気口21d、ベースに排気口21eが、それぞれ形成されている。
ケーシング21内部においては、上部に軸流段部20a、下部にねじ溝段部20bとが設けられている。軸流段部20aは主として後述する多段に設けられた動翼25および静翼23とにより構成され、ねじ溝段部20bにおいてはロータ24に螺旋状のねじ溝33が形成されている。
