【発明の属する技術分野】
本発明は、半導体光素子及びその製造方法に関し、より詳細には、光変調や光吸収などの光機能を有する半導体光素子及びその製造方法に関する。

【従来の技術】
光変調や光吸収などの光機能を有する半導体光素子の一例として、ハイメサ型光変調器からなる半導体光素子がある。
図2は、従来のハイメサ型光変調器からなる半導体光素子の概略図で、図中符号21はn−InP基板、22はn−InP下部クラッド層、23は多重量子井戸層、24はp−InP上部クラッド層、25はp−InGaAsPコンタクト層、26はp電極、27はn電極、28はポリイミド、29は光入射端面を示している。

この従来の半導体光素子においては、n−InP基板21上に、n−InP下部クラッド層22と多重量子井戸層23とp−InP上部クラッド層24とp−InGaAsPコンタクト層25とが形成されており、ハイメサ側面は、ポリイミド28により埋め込まれている。また、コンタクト層25の上にp電極26が形成され、基板21の下にn電極27が形成されている。多重量子井戸層23は、光を吸収する吸収層として機能すると同時に、上下のp−InP上部クラッド層24とn−InP下部クラッド層22より屈折率の高いコア層として機能し、それらは光を導波する光導波路を構成している。

次に、このようなハイメサ型光変調器の動作について説明する。
まず、光入射端面29から入射した光は、光導波路を伝搬する間に、ON/OFF変調されて光入射端面29の反対の光出射端面から出射される。図3は、p電極26とn電極27との間に電圧を印加していない(OFF)時と逆バイアスを印加した(ON)時における光吸収特性の入射光の波長λに対する依存性を示した図である。図中、この光変調器に入射する光の波長λを動作波長λsとして示した。電圧が印加されていない場合には、動作波長λsにおける光の吸収係数は十分小さく、入射光は光出射面からそのまま出射されるが、逆バイアスが印加されると吸収特性が長波長側に移動するため、光の吸収が大きくなり、出射端からは出射されなくなる。このようにして、逆バイアス電圧をON/OFFすることにより、光導波路を伝搬する光もOFF/ONされ、電気信号を光信号に変換できる。

このハイメサ型光変調器からなる半導体光素子において、光を吸収する多重量子井戸層23は、ハイメサ側面の両側を比誘電率が小さなポリイミドで囲まれているので寄生電気容量Cは小さい。一方、多重量子井戸層23のハイメサ側面の両側をポリイミドの代わりに半導体で完全に埋め込んだ構造のものでは、半導体の比誘電率が大きいため寄生電気容量Cは大きくなる。このため、Cと負荷抵抗RからなるCR定数制限による変調周波数限界は、低比誘電率のポリイミドなどの材料で埋め込んだものの方が大きくなり、高速変調に適している。

【発明が解決しようとする課題】
しかしながら、このような従来の半導体光素子では、逆バイアス印加時に光吸収により発生したキャリアが電流として流れるため、逆バイアス電圧Vと発生電流Iの積で表されるジュール熱がハイメサ構造よりなるリッジ部分に発生する。また、上述した従来の半導体光素子は、断面構造がハイメサ構造であり、リッジ構造の両側は、半導体に比べ熱伝導率が数桁小さいポリイミドのため、発生した熱はリッジ部分の外側へはほとんど伝わらない。

このため、リッジ部分に熱が溜まり、図4に示すような熱の分布が生じる。このような熱の滞留により、リッジ型光導波路部の温度が上昇すると、多重量子井戸層の光吸収特性が変化して変調特性が劣化する。また、大きな光パワー入射により発生電流が大きくなったり、逆バイアス電圧が大きい状態で使用すると、大きなジュール熱により半導体光素子が劣化したり、さらに激しい場合には破壊に到ることになる。

本発明は、このような問題に鑑みてなされたもので、その目的とするところは、光機能部に発生する熱を効果的に半導体基板側に分散させることにより、光機能部の温度上昇を抑制でき、素子特性の劣化や大きな光パワーが入射したり、駆動電圧が大きくなっても、光機能部の動作レベルを高い状態に維持でき、素子動作の安定性や信頼性の向上を可能にした半導体光素子及びその製造方法を提供することにある。

【課題を解決するための手段】
本発明は、このような目的を達成するために、請求項1に記載の発明は、光吸収機能を有する光機能部を半導体基板上に設け、光吸収により発生したキャリアにより熱が発生する半導体光素子において、前記光機能部がリッジ構造であるとともに、該光機能部で発生した熱を前記半導体基板へ分散させるために、前記光機能部の周囲に部分的に設けられたInAlAsまたはInGaAlAsからなる半導体結晶部を有し、該半導体結晶部が、ハイメサ側面及び基板表面を覆うように構成されているとともに、キャリア発生元素を不活性化又は深い不純物凖位を形成するための不純物であるフッ素を導入することによって半絶縁化され、前記リッジ構造および前記半導体結晶部が、誘電体によって埋め込まれ、前記誘電体上に前記光機能部に電気的に接続されたパッド電極が設けられていることを特徴とする。

このように、本発明の半導体光素子は、光機能部で発生した熱を半導体基板に分散させるためのAlを含む半導体結晶部を、光機能部の周囲に部分的に形成し、このAlを含む半導体結晶部に、キャリア発生元素を不活性化したり深い不純物凖位を形成する不純物を導入して半絶縁化していることにより、光機能部にジュール熱が留まらず、光機能部が形成された領域が熱に起因した特性劣化や損傷を受けることが小さくなる。また、熱を半導体基板に分散させるために、光機能部と格子整合する結晶を用いているため、光機能部との界面で格子不整合に伴うようなリーク電流の増大や欠陥の導入がなく、素子特性の劣化も抑えられ、信頼性上も大変優れている。

【発明の実施の形態】
以下、図面を参照して本発明の実施例について説明する。
[実施例1]
図1は、本発明の半導体光素子の実施例1について説明するための構成図で、図中符号1はn−InP基板、2はn−InP下部クラッド層、3は多重量子井戸層、4はp−InP上部クラッド層、5はp−InGaAsPコンタクト層、6はp電極、7はn電極、8は熱を半導体基板に分散させるための半絶縁性化されたInAlAs半導体結晶部、9は厚膜のSiO2、10はパッド電極、11は光入射端面を示している。

この実施例1においては、n−InP基板1上に、n−InP下部クラッド層2と多重量子井戸層3とp−InP上部クラッド層4とp−InGaAsPコンタクト層5とがリッジ幅Wのハイメサ構造にて形成されている。このハイメサ側面は、光機能部で発生した熱を半導体基板に分散させるための半導体結晶部8を部分的に形成している。半導体結晶部を部分的に形成したハイメサ周囲部は、厚膜のSiO2:9により被覆されている。

また、コンタクト層5の上にp電極6が形成され、基板1の下にn電極7が形成されている。多重量子井戸層3は、光を吸収する吸収層として機能すると同時に、上下のp−InP上部クラッド層4とn−InP下部クラッド層2より屈折率の高いコア層として機能し、それらは光を導波する光導波路を構成している。

光入射端面11から入射した光は、光導波路を伝搬する間に、ON/OFF変調されて光入射端面11の反対の光出射端面から出射される。側方より入射された光は、逆バイアスを印加した多重量子井戸層にて吸収され、その結果、光吸収により発生したキャリアが電流として流れる。このため、逆バイアス電圧Vと発生電流Iの積で表されるジュール熱がハイメサ構造よりなる光機能部に発生する。高速化のためには、接合容量を小さくする必要があり、このため、光吸収領域面積は、例えば、50GHzの帯域を満足させるためには、1ミクロン幅(W)、75ミクロン長以下程度に小さくする必要がある。このため、単位面積あたりの光電流は、高速化すればするほど大きくなり、従って、単位面積あたりの発熱量も大きく増大することになる。

しかしながら、本実施例の半導体光素子では、光機能部で発生した熱を半導体基板に分散させるためのアンドープ又は低SiドープのInAlAs半導体結晶部8をハイメサ構造の周囲部分に部分選択的に形成し、さらに、フッ酸による表面処理と400℃の熱処理、つまりフッ素化処理を実施している。この処理により、InAlAs半導体結晶部8中にフッ素原子が進入し、キャリア発生元素を不活性化したり、または、深い不純物凖位を形成してInAlAs半導体結晶部8を半絶縁性に変える。

このことにより、電気的には導通性はないが、熱的には良好な伝熱性InAlAs半導体結晶部が形成される。これにより、光機能部の電気的特性を劣化させることなく、光機能部で発生した熱を半導体基板に分散させることが可能となり、ポリイミドのみによる埋め込み構造(従来構造)に比べ格段に熱伝導性が向上し、極めて効率的に半導体基板部へ熱が放散される。

また、リッジ構造の両縁より光導波特性にほぼ影響のでない程度(数μm)離れたInAlAs半導体結晶部上に、熱伝導率が半導体よりもさらに大きい金属膜(例えば、Ti/Au)を設けることにより、横方向への熱伝導速度が等価的に増大し、放熱性がさらに向上する。

図5は、実施例1における半導体光素子のリッジ断面における熱の分布模式図である。これにより、光機能部にジュール熱が留まらず、光機能部が形成された領域が熱に起因した特性劣化や損傷を受けることが小さくなった。

また、半絶縁化されたInAlAs半導体結晶部8の上層部は、誘電率の小さな厚膜のSiO2:9にて被覆されている。このため、パッド10の直下に寄生する付加容量は、十分小さく抑えることが可能であり、帯域50GHzの動作が実現できた。この実施例では、基板としてn−InPを用いているが、半絶縁性InP基板を用い、その上にn−InPまたはn−InGaAsPコンタクト層を設け、これに部分的にn電極を形成するような形態であっても、同様な特性が得られることは言うまでもない。

なお、光機能部で発生した熱を半導体基板に分散させるためのInAlAs半導体結晶部をハイメサ構造の周囲部分に部分選択的に再成長により形成するが、その成長時間が、上面がほぼ平坦になるまで埋め込む従来の場合に比べ短いため、たとえ異常成長が起きてもメサ頭部が完全に埋まってしまうような問題が発生しない。

また、フッ素化処理は、フッ素を含む溶液、ガスやプラズマガスなどとそれに続く熱処理によりフッ素がAl系結晶中に導入されればよく、溶液種やガス種、また、熱処理温度及び熱処理時間は、適当に選択すればよい。

なお、InAlAs半導体結晶部8の代わりに、半絶縁化のためにFeを成長過程にてドーピングしたInPやInAlAsを形成することも可能であるが、Feはp−InP上部クラッド層4中のpドーパント(Znなど)と相互拡散するため、部分成長したメサ側面の結晶部は半絶縁性とならず、一部または大半がp化してしまい、電気的導通性が発生し、電気容量の増大が起き、高速動作が困難となる。

この実施例では、熱を分散させるための半導体結晶部としてInAlAsを用いているが、InGaAlAsやAlGaAsSbなどの他の材料系でもよい。また、この実施例は、コア層が多重量子井戸層よりなる光変調機能を有する光変調素子に関するものであるが、光機能部が受光機能を有する場合(受光素子)や発光機能を有する場合(発光素子)についても同様の構造が、同様に適用できることは言うまでもない。

この実施例2においては、n−InP基板61上に、n−InP下部クラッド層62と多重量子井戸層63とp−InP上部クラッド層64とp−InGaAsPコンタクト層65とがリッジ幅Wのハイメサ構造にて形成されている。ハイメサ側面は、光機能部で発生した熱を半導体基板に分散させるための半導体結晶部68を部分的に形成している。半導体結晶部を部分的に形成したハイメサ周囲部はポリイミド69により埋め込まれている。

光入射端面611から入射した光は、光導波路を伝搬する間に、ON/OFF変調されて光入射端面611の反対の光出射端面から出射される。側方より入射された光は、逆バイアスを印加した多重量子井戸層にて吸収され、その結果、光吸収により発生したキャリアが電流として流れる。このため、逆バイアス電圧Vと発生電流Iの積で表されるジュール熱がハイメサ構造よりなる光機能部に発生する。高速化のためには、接合容量を小さくする必要があり、このため、光吸収領域面積は、例えば、50GHzの帯域を満足させるためには、1ミクロン幅(W)、75ミクロン長以下程度に小さくする必要がある。このため、単位面積あたりの光電流は、高速化すればするほど大きくなり、従って、単位面積あたりの発熱量も大きく増大することになる。

しかしながら、本実施例の半導体光素子では、光機能部で発生した熱を半導体基板に分散させるためのアンドープ又は低SiドープのInAlAs半導体結晶部68をハイメサ構造の周囲部分に部分選択的に形成し、さらに、フッ酸による表面処理と400℃の熱処理、つまりフッ素化処理を実施している。この処理により、InAlAs半導体結晶部68中にフッ素原子が進入し、キャリア発生元素を不活性化したり、または、深い不純物凖位を形成してInAlAs半導体結晶部68を半絶縁性に変える。

このことにより、電気的には導通性はないが、熱的には良好な伝熱性InAlAs半導体結晶部が形成される。これにより、光機能部の電気的特性を劣化させることなく、光機能部で発生した熱を半導体基板に分散させることが可能となり、ポリイミドのみによる埋め込み構造(従来構造)に比べ格段に熱伝導性が向上し、極めて効率的に半導体基板部へ熱が放散される。

また、リッジ構造の両縁より光導波特性にほぼ影響のでない程度(数μm)離れたInAlAs半導体結晶部上に、熱伝導率が半導体よりもさらに大きい金属膜(例えば、Ti/Au)を設けることにより、横方向への熱伝導速度が等価的に増大し、放熱性がさらに向上する。

図5は、実施例2における半導体光素子のリッジ断面における熱の分布模式図である。これにより、光機能部にジュール熱が留まらず、光機能部が形成された領域が熱に起因した特性劣化や損傷を受けることが小さくなった。

また、半絶縁化されたInAlAs半導体結晶部68の上層部は、誘電率の小さなポリイミド69にて、平坦化埋め込みを行っている。このため、パッド610の直下に寄生する付加容量は、十分小さく抑えることが可能であり、帯域50GHzの動作が容易に実現できた。この実施例では、基板としてn−InPを用いているが、半絶縁性InP基板を用い、その上にn−InPまたはn−InGaAsPコンタクト層を設け、これに部分的にn電極を形成するような形態であっても、同様な特性が得られることは言うまでもない。

なお、光機能部で発生した熱を半導体基板に分散させるためのInAlAs半導体結晶部をハイメサ構造の周囲部分に部分選択的に再成長により形成するが、その成長時間が、上面がほぼ平坦になるまで埋め込む従来の場合に比べ短いため、たとえ異常成長が起きてもメサ頭部が完全に埋まってしまうような問題が発生しない。

また、フッ素化処理は、フッ素を含む溶液、ガスやプラズマガスなどとそれに続く熱処理によりフッ素がAl系結晶中に導入されればよく、溶液種やガス種、また、熱処理温度及び熱処理時間は、適当に選択すればよい。

なお、InAlAs半導体結晶部68の代わりに、半絶縁化のためにFeを成長過程にてドーピングしたInPやInAlAsを形成することも可能であるが、Feはp−InP上部クラッド層64中のpドーパント(Znなど)と相互拡散するため、部分成長したメサ側面の結晶部は半絶縁性とならず、一部または大半がp化してしまい、電気的導通性が発生し、電気容量の増大が起き、高速動作が困難となる。

この実施例では、熱を分散させるための半導体結晶部としてInAlAsを用いているが、InGaAlAsやAlGaAsSbなどの他の材料系でもよい。

図7は、本発明の半導体光素子の実施例3について説明するための構成図で、図中符号71はn−InP基板、72はn−InP下部クラッド層、73はInGaAs光吸収層、74はp−InP上部クラッド層、75はp−InGaAsPコンタクト層、76はリング状p電極、77はn電極、78は熱を半導体基板に分散させるための半絶縁性化されたInAlAs半導体結晶部、79は厚膜のSiO2、710はパッドを示している。

この実施例3においては、n−InP基板71上に、n−InP下部クラッド層72とInGaAs光吸収層73とp−InP上部クラッド層74とp−InGaAsPコンタクト層75とが形成されている。ハイメサ側部には、光機能部で発生した熱を半導体基板に分散させるための半導体結晶部78を部分的に形成している。半導体結晶部を部分的に形成したハイメサ部分周囲は厚膜のSiO2:79により被覆されている。また、コンタクト層75の上にリング状p電極76が形成され、基板71の下にn電極77が形成されている。InGaAs光吸収層73は、光を吸収する吸収層として機能している。

上方よりリング電極を通過してきた入射光は、逆バイアスを印加した光吸収層にて吸収され、光吸収により発生したキャリアが電流として流れる。このため、逆バイアス電圧Vと発生電流Iの積で表されるジュール熱がハイメサ構造よりなる光機能部に発生する。高速化のためには、接合容量を小さくする必要があり、このため、光吸収領域面積は、例えば、50GHzの帯域を満足させるためには、10ミクロン径以下程度に小さくする必要がある。このため、単位面積あたりの光電流は、高速化すればするほど大きくなり、従って、単位面積あたりの発熱量も大きく増大することになる。

また、断面構造はハイメサ構造であり、光機能部の周囲は半導体に比べ熱伝導率が数桁小さいポリイミドのため、発生した熱は光機能部の外部側方へはほとんど伝わらない。このため、光機能部部分に熱が溜まる。このような熱の滞留により、光機能部の温度が上昇すると、光吸収特性が変化し、受光特性が変化する。また、大きな光パワー入射により発生電流が大きくなったり、逆バイアス電圧が大きい状態で使用すると、大きなジュール熱により、素子が劣化または破壊することになる。
