【発明の属する技術分野】
本発明は、例えば半導体ウエハやLCD基板(液晶ディスプレイ用ガラス基板)などの基板に例えばデバイスの保護膜用の塗布液を塗布する処理ユニットと、この処理ユニットに基板を搬送する基板搬送手段との間で、基板搬送手段の動作を制御部に覚えさせるティーチングを行う技術に関する。

【従来の技術】
半導体製造工程の一つに、半導体ウエハなどの基板上にポリイミド膜を半導体デバイスの保護膜や層間絶縁膜として形成する処理がある。この形成手法としては、例えばポリイミドを溶剤に溶かした塗布液をウエハのほぼ中央に吐出し、ウエハを回転させて前記塗布液を遠心力により拡散させ、こうしてウエハ表面全体に塗布液を塗布した後、ウエハを加熱して溶剤を揮発させ、次いでウエハを冷却する方法が知られている。

このようなポリイミド膜の形成手法は、スループットの向上を図るために、例えばウエハに塗布液を塗布する塗布ユニットやウエハを加熱する加熱ユニット、ウエハを冷却する冷却ユニット等を複数備えると共に、これらのユニットの間でウエハの搬送を行う搬送アームを備えた基板処理装置にて実施されており、前記搬送アームとしては例えば3枚のアームを備えたものが用いられている。この際前記3枚のアームは例えば12インチサイズ(300mmサイズ)のウエハを処理する場合、例えば一番上が300.3mmサイズの第1のアーム、下の2枚が304mmサイズの第2のアームとして構成されている。

このようにサイズの異なる2種類のアームが用いられる理由は、次の通りである。つまりウエハに塗布液を塗布する塗布ユニットでは、塗布液を遠心力により拡散させて塗布しているので、塗布液を均一に塗布するためにはウエハを保持すると共に回転させる載置部の中心と、ウエハの中心とを位置合わせした状態でウエハを載置部に載置する必要がある。

ここで前記搬送アームは処理を行う前に、ティーチングと呼ばれる各ユニットの載置部と載置部に搬送するウエハとの中心の位置合わせ工程を予め行っていて、ティーチングで用いたウエハと同じサイズのウエハを搬送する場合であれば、アームが自動的に中心位置を合わせた状態でウエハを載置部に載置するようになっている。

ところで第1のアームは300.3mmサイズのアームであるが、これは300.3mmサイズのウエハを載置したときに、ウエハの周縁が実質遊びを持たずにガイドされて安定した状態となって、中心位置が一定になる大きさということであって、300.3mmサイズと大きさが異なれば中心位置がずれてきてしまう。

また第2のアームが304mmサイズということも、これは304mmサイズのウエハを載置したときに、ウエハの周縁が実質遊びを持たずにガイドされて安定した状態となって、中心位置が一定になる大きさということである。

実際のウエハのサイズは300.0±0.2mmサイズであるので、第1のアームにより塗布ユニットに搬送すれば、ウエハを常にほぼ中心の位置が合った状態で載置部に載置することになり、均一性の高い塗布処理を行うことができる。

一方塗布処理が終了した後は厚膜のポリイミド膜がウエハの周縁領域まで形成されているので、例えばレジスト液を塗布する場合のような周縁領域に形成されたレジスト液を除去するサイドリンス工程は行われない。このため例えば第1のアームを用いて次工程まで搬送すると、ウエハ周縁領域とアームとの隙間がほとんどないため、アームにポリイミド膜が付着してしまう場合がある。ポリイミドが付着すると、例えば加熱工程にて昇温されたウエハを冷却工程に搬送しようとしたとき、付着したポリイミドがウエハからの熱で軟化して再びウエハに付着し、これによりウエハとアームとがポリイミドでくっついた状態となって、ウエハがアームから離れにくくなり、搬送エラーを引き起こす一因となってしまう。そこでポリイミド膜を形成した後は、ウエハ周縁領域とアームとの間にある程度の隙間が形成される大きさの第2のアームを用いて次工程まで搬送するようにし、アームへのポリイミドの付着を抑えている。

【発明が解決しようとする課題】
ところで前記ティーチングと呼ばれる工程は、中央にカメラを備えたカメラ付きのティーチング用ウエハを用いて載置部と載置部に搬送するウエハとの中心の位置合わせを行うものであるが、ティーチングを自動的に行うようにするには、アームにウエハを載置したときに常にウエハの中心位置が一定になる必要がある。このためティーチング用ウエハはウエハの周縁部が実質遊びを持たずにガイドされるように、第1のアームには300.3mmサイズのティーチング用ウエハ、第2のアームには304mmサイズのティーチング用ウエハが要求される。

しかしながらティーチング用ウエハはかなり高価であり、2種類のサイズのティーチング用ウエハを用意しなければならないとすると、コスト高を招く。一方1つのサイズのティーチング用ウエハでサイズの異なるアームのティーチングを行うようにすると、サイズの合わないティーチング用ウエハを用いる場合には、オペレータがティーチング毎に、アームにウエハを載置したときにウエハの中心位置がアームのガイドで規定される輪郭の中心と一致するように位置合わせ作業を行なわなければならない他、一旦中心合わせを行ったウエハがずれないように作業を行なうことが要求され、ティーチング作業が煩雑になってしまう。

本発明はこのような事情に基づいてなされたものであり、その目的は第1の大きさと第2の大きさのアームを備えた基板搬送手段の動作を制御部に覚えさせるティーチングと呼ばれる位置調整作業を行うにあたり、1種類のサイズのティーチング用の基板を用いて容易にティーチング作業を行うことができる技術を提供することにある。

【課題を解決するための手段】
本発明の基板搬送手段のティーチング方法は、基板の周縁をガイドした状態で基板をほぼ水平に保持する第1のアームと、この第1のアームよりも遊び量が大きい遊びを持って前記基板と同一サイズの基板の周縁をガイドした状態で基板をほぼ水平に保持する第2のアームとを、備えた基板搬送手段の動作を制御部に覚えさせるティーチングを行う方法において、
前記第1のアーム及び第2のアームのうちの一方のアームに、当該一方のアームのガイドで規定される輪郭の中心と中心位置が一致するサイズに作られたティーチング用の基板を、当該一方のアームに保持させてこの一方のアームのティーチングを行う工程と、
前記ティーチング用の基板の周縁が実質遊びを持たずにガイドされるように作られた基板治具を、前記第1のアーム及び第2のアームのうちの他方のアームに、当該基板治具により規定されるティーチング用の基板の中心と当該他方のアームのガイドで規定される輪郭の中心とが一致するように取り付ける工程と、
前記基板治具にティーチング用の基板を保持させて前記他方のアームのティーチングを行う工程と、を含むことを特徴とする。

このような手法では、第1のアームと第2のアームの大きさが異なる場合であっても、第1及び第2のアームのうちの他方のアームに基板治具を取り付けることにより、第1及び第2のアームのうちの一方のアームに合わせたサイズのティーチング用の基板を前記他方のアームに中央位置をほぼ揃えた状態で載置することができる。このため高価なティーチング用の基板が1枚で済み、経済的に有利となる。

【発明の実施の形態】
以下に本発明を実施するための塗布膜形成装置について説明する。先ずこの装置の全体構成について図1,図2を参照しながら簡単に説明する。図中11はカセットステーションであり、例えば25枚のウエハWを収納したカセットCを載置するカセット載置部12と、載置されたカセットCとの間でウエハWの受け渡しを行うための受け渡しアーム13とが設けられている。この受け渡しアーム13の奥側には筐体14にて周囲を囲まれる処理部S1が接続されている。処理部S1の中央には基板搬送手段2が設けられており、これを取り囲むように例えば奥を見て右側には複数の塗布ユニット15が、左側、手前側、奥側には加熱・冷却系のユニット等を多段に積み重ねた棚ユニットU1,U2,U3が夫々配置されている。

棚ユニットU1,U2,U3は、塗布ユニット15の前処理及び後処理を行うための処理ユニットなどを各種組み合わせて構成されるものであり、その組み合わせは例えば図3に示すように、ウエハWを加熱(ベーク)する第1の加熱ユニット16、第2の加熱ユニット17、ウエハWを冷却する冷却ユニット18等が含まれる。なお棚ユニットU2,U3については、ウエハWを受け渡すための受け渡し台を備えた受け渡しユニット29も組み込まれる。ここで前記第1及び第2の加熱ユニット16,17は、ウエハWを所定温度に調整された加熱プレート上に所定時間載置するように構成され、冷却ユニット18はウエハWを所定温度に調整された冷却プレート上に所定時間載置するように構成されている。また、前記基板搬送手段2は例えば昇降及び前後に移動自在で且つ鉛直軸周りに回転自在に構成されており、塗布ユニット15及び棚ユニットU1,U2,U3を構成する各ユニット間でウエハWの受け渡しを行うことが可能となっている。

次に図3を参照して塗布ユニット15の説明を行う。31は基板保持部であるスピンチャックであり、真空吸着によりウエハWを水平に保持するように構成されている。このスピンチャック31はモータ及び昇降部を含む駆動部32により鉛直軸周りに回転でき、且つ昇降できるようになっている。またスピンチャック31の周囲にはウエハWからスピンチャック31に跨る側方部分を囲い、且つ下方側全周に亘って凹部が形成された液受けカップ33が設けられ、当該液受けカップ33の底面には排気管34及びドレイン管35が接続されている。液受けカップ33の上方側に塗布液供給ノズル36が設けられており、このノズル36はウエハWの中央部上方と前記液受けカップ33の外側との間で移動できるように構成されている。

このように構成された塗布ユニット15においては、前記基板搬送手段2によりウエハWが搬入されてスピンチャック31に受け渡される。そしてノズル36からウエハWの中央部に塗布液であるポリイミド液を供給すると共にスピンチャック31を回転させるとポリイミド液はその遠心力によりウエハWの径方向に広がってウエハW表面にポリイミド液の液膜が形成される。

続いて基板搬送手段2について説明すると、この基板搬送手段2は図4に示すように、ウエハWを保持する複数例えば3本のアーム4(41,42a,42b)と、このアーム4を進退自在に支持する基台22と、この基台22を昇降自在に支持する一対の案内レール23(23a,23b)と、これら案内レール23の上端及び下端を夫々連結する連結部材24(24a,24b)と、案内レール23及び連結部材24よりなる枠体を鉛直軸回りに回転自在に駆動するために案内レール23下端の連結部材24bに一体的に取り付けられた回転駆動部25と、案内レール23上端の連結部材24aに設けられた回転軸部26と、を備えている。

前記アーム4は、夫々ウエハWを保持し得るように3段構成になっており、1番上の上段アーム41は第1の大きさのウエハW1の周縁を遊びを持ってガイドする大きさに設定され、上段アーム41の下側の中段アーム42a及び最下段の下段アーム42bは、前記第1のアーム41よりも遊び量が大きい遊びを持って第1の大きさのウエハW1の周縁をガイドする大きさに設定されている。この例では上段アーム41が第1のアームに相当し、中段アーム42a及び下段アーム42bが第2のアームに相当する。

前記3本のアーム4は夫々基台22の長手方向に独立してスライド移動し得るようになっており、これらアーム4の進退移動は図示しない第1の駆動手段により駆動制御されるように構成され、また基台22の昇降移動は図示しない第2の駆動手段により駆動制御されるように構成される。これら第1及び第2の駆動手段、案内レール23、回転駆動部25はアーム4を鉛直軸回りに回転自在かつ昇降自在かつ進退自在に駆動する駆動機構27を構成しており、この駆動機構27の駆動動作は制御部28により制御されるようになっている。

続いて第1のアーム(上段アーム)41について図5に基づいて説明する。図中43は、例えば先端部の一部が切欠された環状に形成された支持枠であり、この支持枠43の内側部には、ウエハを安定に支持するために、ウエハの周縁部に係合してガイドする複数例えば3個の支持片44が設けられている。これら各支持片44は、図5(b)に示すように内側に向けて下がるように傾斜面45が設けられており、この傾斜面45に沿ってウエハを滑り落とし込ませることで、このウエハの周縁を遊びを持ってガイドした状態で保持されることになる。

ここでウエハの周縁を遊びを持ってガイドした状態で保持するとは、ウエハのずれを抑えて、アームのガイドで規定される輪郭の中心と当該アームで保持されるウエハの中心とが合うように位置決めされた状態でウエハが保持されることをいう。つまりこの例では、第1のアーム41は第1の大きさのウエハW1例えば最小基板径299.8mm〜300.2mmサイズのウエハW1を、ウエハの周縁を遊びを持ってガイドした状態で常に中央位置が揃うように支持することになる。

また第2のアーム42(中段アーム42a及び下段アーム42b)は、図6に示すように、前記第1のアーム41よりも遊び量が大きい遊びを持って第1の大きさのウエハW1をガイドするように、第1の大きさよりも大きい第2の大きさのウエハW2の周縁部(輪郭)の一部に係合するような円弧50を先端側に備えるアーム本体51と、このアーム本体51の前記円弧50の両端から先端側に伸び出す2本のフォーク部52と、を備えている。前記2本のフォーク部52の先端側と基端側には、第2の大きさのウエハW2の周縁領域の裏面側を支持する突部53(53a,53b,53c,53d)が夫々設けられており、前記各フォーク部52のほぼ中央部には、ウエハの裏面側の周縁領域よりも内方側の位置を吸着して当該ウエハを保持するための吸着部材をなす吸着パッド54が設けられている。

この吸着パッド54は第2のアーム42に載置される最小基板径のウエハの裏面側を吸着できる位置にフォーク部材42に設けられ、例えば第2の大きさ例えばこの例では304mmのウエハを保持する場合に周縁部から28mm〜30mm内方側の位置を吸着するようになっている。このような吸着パッド54は例えば図7の断面図に示すように、例えば横断面形状が円形のシリコンゴム、ブチルゴム、テフロン(登録商標)ゴム等の弾性体より構成され、これにより高さ方向が変位可能なパッド体55を備えている。フォーク部52のパッド体55の下面に対する領域はその他の領域より一段低くなっており、ここにパッド体55の下部側が入り込むようになっていて、パッド体55は周縁領域の例えば2カ所の位置で固定部材55aによりフォーク部52に固定されている。

このようなパッド体55は例えば直径25mm〜30mm程度に形成されており、そのほぼ中央には口径2mm〜3mm程度の大きさの吸引孔56が設けられている。一方フォーク部52には吸引孔56と連通するように吸引路57が形成されており、この吸引路57はフォーク部52及びアーム本体51の内部を通って吸引手段58に接続されている。図中Vは吸引路58の開閉バルブである。またパッド体55の下面とフォーク部52とは吸引路58の近傍にてシール部材であるOリング59により気密に接合されている。

このように構成された第2のアーム42に対しては、第2の大きさ(304mmサイズ)のウエハW2は、円弧50にウエハW2の周縁部が接するようにガイドされて4つの突部53上に載置され、これにより304mmサイズのウエハW2が載置されたときに、ウエハW2の中心が第2のアーム42のガイドで規定される輪郭の中心と一致するように、ウエハのずれを抑えて常に中央位置が一定した状態で支持されることになる。

またこのアーム42に第2の大きさよりも小さい例えば第1の大きさ(300.3mmサイズ)のウエハW1を載置するときには、4つの突部53よりも内側に位置するもののウエハW1の裏面側が吸着パッド55の吸引孔56を塞ぐように載置されるので、この吸着パッド55の吸着力により、ウエハW1は第1のアームよりも遊び量が大きい遊びを持ってガイドした状態で保持され、これによりウエハW1の周縁部はウエハW1のずれや搬送中のがたつきが抑えられる。この際パッド体55の高さは、ウエハW1を吸着保持して高さ方向が変位したときであっても固定部材56より大きくなり、突部53よりは小さくなるように設定されている(図7(b)参照)。

ここで第2のアーム42にて第1の大きさのウエハW1を保持する場合には、ウエハW1をフォーク部52の所定の位置に搭載した後、開閉バルブVを開いて吸着パッド55によりウエハWを吸着保持する。一方第2のアーム52から加熱ユニット16,17等の基板保持部にウエハW1を受け渡す場合には、開閉バルブVを閉じて、ウエハW1の吸着を解除してから、ウエハWの受け渡しを行う。この際の第1及び第2のアームの動作や開閉バルブVの開閉は制御部によりコントロールされるようになっている。

次に上述の塗布処理装置でのウエハWの流れについて簡単に説明する。先ずカセットCがカセットステーション11に搬入されると、受け渡しアーム13により例えば第1の大きさのウエハW1が取り出される。そしてウエハW1は受け渡しアーム13から棚ユニットU2中の受け渡しユニット18を介して基板搬送手段2の第1のアーム41へと受け渡され、塗布ユニット15内に搬入される。塗布ユニット15内に搬入されたウエハW1は、第1のアーム52によりスピンチャック31にスピンチャック31とウエハW1との中央位置をほぼ合わせた状態で載置され、スピンチャック31にウエハW1が吸着保持された状態で既述のように所定のポリイミド液の塗布処理が行われる。

次いでポリイミド液の塗布が行われたウエハW1は、基板搬送手段2の第2のアーム42に受け取られて第1の加熱ユニット16へ搬送され、ここで所定温度例えば150℃で所定時間加熱された後、再び基板搬送手段2の第2のアーム42に受け取られて第2の加熱ユニット17へ搬送され、ここで所定温度例えば350℃で所定時間加熱される。

この2段階の加熱処理にて、ポリイミド液の溶剤が揮発されて、ポリイミド膜が固化されたウエハW1は、基板搬送手段2の第2のアーム42に受け取られて冷却ユニット18へ搬送され、ここでウエハWは所定温度で所定時間冷却される。この後ウエハWは、例えば基板搬送手段2の第2アーム42によりカセットステーション11の元のカセットC内に戻される。なおウエハW1が第2のアーム42にて搬送されるときには、吸着パッド55によりウエハW1裏面側を吸着した状態で搬送される。

本発明はティーチング手法に特徴があり、続いてこのティーチング手法について説明する。先ずティーチングについて説明すると、これは各処理ユニットの基板載置位置の中心と基板の中心とを一致させるために行われる調整であり、基板搬送手段2の動作を制御部28に覚えさせることをいい、例えば塗布ユニット15や加熱ユニット16等のウエハWが搬送される処理ユニットの基板保持部の中心位置と、基板搬送手段2の第1及び第2のアーム41,42との位置合わせを行い、位置合わせしたときの情報を基板搬送手段2の駆動操作を制御する制御部28に記憶させることにより行われる。

このようなティーチングは、具体的には例えば図8に示すように、中央に撮像手段であるCCDカメラ61を備えたティーチング用の基板をなすティーチング用ウエハ6をティーチングを行おうとするアーム4に載置し、ウエハが搬送される処理ユニット例えば塗布ユニット15の基板保持部(スピンチャック31)の中心位置をティーチング用ウエハ6のカメラ61を介してモニタで見ながら、基板保持部とティーチング用ウエハ6の中心位置の位置合わせを行い、この中心位置での基板搬送手段2の位置データを前記制御部28に送信して記憶させることにより行われる。前記位置データとしては、例えば基板搬送手段2の位置がX軸位置、θ軸位置、Z軸位置により決定される場合には、X軸位置データと、θ軸位置データと、Z軸位置データとの夫々のデータが制御部28に記憶される。

この際ティーチングでは、ティーチング用ウエハ6をティーチングを行おうとするアーム4に保持させるときに、常にアームのガイドで規定される輪郭の中心とティーチング用ウエハ6の中心位置が一定になるように保持させることが必要であるが、続いて大きさの異なる2種類のアームに共通のティーチング用ウエハ6をアームのガイドで規定される輪郭の中心と中心位置が揃うように載置させるために用いられるティーチング用治具(基板治具)について説明する。

このティーチング用治具62は、図9に示すように、2個の円弧枠63(63a,63b)よりなり、両端部に夫々ガイド孔64(64a,64b)が形成されていて、このガイド孔64を第2のアーム42のフォーク部52に設けられた4個の突部53に差し込むことにより(図9(b)参照)、第2のアーム42に取り付けられるようになっている。そして前記円弧枠63は第2のアーム42に取り付けられたときに、例えば内周縁部が、例えば第2の大きさのウエハW2を第2のアーム42に載置したときに、このウエハW2と同心円であってこのウエハW2よりもわずかに径が小さい円の一部を成すように構成されている。

また図10に示すように、夫々のガイド孔64より内側の近傍位置には、ティーチング用ウエハ6を、第2のアーム42のガイドで規定される輪郭の中心と当該ティーチング用ウエハ6の中心位置とを合わせた状態で第2のアーム42に載置したときに、このティーチング用ウエハ6の外周縁の一部と内縁部が係合するように内側に僅かに突出する位置決め部材をなす係合部65(65a,65b)が形成されている。

これによりティーチング用ウエハ6をティーチング用治具62が取り付けられた第2のアーム42に載置させるときには、ティーチング用ウエハ6の外周縁をティーチング用治具62の4個の係合部65の内縁に接合させるように載置すれば、ティーチング用ウエハ6は、ティーチング用治具62によりティーチング用ウエハ6の周縁が実質遊びを持たずにガイドされて、第2のアーム42のガイドで規定される輪郭の中心とが一致するように載置されることになり、この際のティーチング用ウエハ6の中心位置は第2の大きさのウエハW2を載置したときのこの第2のウエハW2の中心位置と同じ位置になる。

続いて本発明のティーチング手法について説明する。ティーチングは例えば各処理ユニットの基板保持部と基板搬送手段2の各アーム4の間で行われ、この例では塗布ユニット15、第1の加熱ユニット16及び第2の加熱ユニット17、冷却ユニット18、受け渡しユニット19に対し行われる。この場合加熱ユニット16,17の加熱プレート、冷却ユニット18の冷却プレート、受け渡しユニット19の受け渡し台が各処理ユニットの基板保持部に相当する。

先ず基準ユニットに対して基板搬送手段2の位置調整操作を行う。この基準ユニットでは、基板搬送手段2の3本のアーム4の夫々にティーチング用ウエハ6を載置して、各アーム毎に位置調整が行われる。基準ユニットとしては、塗布処理装置のいずれの処理ユニットを用いるようにしてもよいが、この例では塗布ユニット15を基準ユニットとした場合について説明する。

初めに図11(a)に示すように、第1のアーム41に第1の大きさである300.3mmサイズのティーチング用基板6を載置する。この第1のアーム41は第1の大きさのウエハW1を載置したときに、このウエハW1と第1のアーム41で規定される輪郭の中心とが一致するように構成されているので、ティーチング用基板6は第1のアーム41のガイドで規定される中心位置と中心位置が揃うように載置される。

こうしてティーチング用基板6を載置した後、ティーチング用基板6の中心位置Aと塗布ユニット15の基板保持部であるスピンチャック31の中心位置Bとが一致するように第1のアーム41を移動させ、両中心位置A,Bが揃った時点で、そのときの基板搬送手段の位置データを制御部28に記憶させる。
