【発明の属する技術分野】
この発明は、鍍金対象物の表面に導電体層をメッキ形成する鍍金システムに関し、詳しくは、湿気抜きには語れない湿式鍍金装置と、スパッタやCVD等の湿気を嫌う真空機器とが、共に含まれる鍍金システムに関する。
これは、特に、半導体基板の金属配線層などの微細パターン用の成膜に適している。

【背景の技術】
近年、LSI等(半導体装置)の微細化に伴って、アルミニウムのパターン配線ではエレクトロマイグレーションに耐えるのが困難になってきたため、配線用の導電体層を形成するに際し、導電性材料としてアルミニウム系金属以外の銅などの使用が本格化しつつある。そして、スパッタ等で成膜後に加熱流動させることでコンタクトホール等への埋め込みが可能なアルミニウムの場合と異なり、加熱による流動埋込の困難な銅をパターン配線に用いる場合には、銅ダマシン配線の手法が用いられる。また、この手法では、銅の堆積成長を加速するために、ウェットメッキの工程も併せて採用される。

この銅ダマシン配線の工程は、半導体基板の表面上に銅配線層を形成するに際し、銅配線層の下になるところに配線等の溝をパターン形成しておき、その上に銅膜を形成した後、溝からはみ出ている部分を研磨除去することで、その溝内に金属を埋め込むのである。具体例で詳述すると(図4参照)、直径300mm程度で厚さ1mm以下の薄いシリコンウエハ10(鍍金対象物、処理対象物)の上面すなわち一主表面に通常多数のIC(半導体装置)が作り込まれるが(図4(a)参照)、その一部についての縦断面を見ると(図4(b)参照)、配線用の銅層を形成しようとする直前の状態では、例えば、サブストレート11の表面上に形成されたシリコン酸化膜12は、サブストレート11の表面層に形成されたPN接合その他の能動素子などへのコンタクトホール13及びそれに連なる配線パターン領域のところが、フォトリソグラフィー工程等によって取り除かれている。コンタクトホール13のところではサブストレート11表面またはその他のコンタクト面まで除去され、その周りの配線領域のところでは溝底に酸化膜12が残るように除去されている。

そして、このシリコンウエハ10に銅層を形成するときは、その上面に対し、先ずスパッタ等によって極く薄くバリアメタル14を付け(図4(c)参照)、次にCVD等によって極く薄い銅のシードメタル15も付けておいてから(図4(d)参照)、ウェットメッキによってシードメタル15上に銅膜16を成長させる(図4(e)参照)。さらに、銅膜16の表面酸化を阻止する等のため、必要であれば、スパッタ等にてパッシベーション膜17も付けておく(図4参照(f))。
こうして、シリコンウエハ10の主表面上に銅膜16が形成された後は、その主表面にCMP(ケミカルメカニカルポリシング)処理を施して、配線領域以外の銅層15を除去するのである(図4(g)参照)。

そのようなウェットメッキ工程に使用可能な電解鍍金装置は、シードメタル15を陰極として通電することでその上の銅膜16を効率良く成長させるために、電解鍍金に要する電流を供給する給電源と、通電部材からなる接触子とを具備し、接触子を介して給電源から鍍金対象物に通電するようになっている。

具体例として、一枚ずつ処理する枚様式のメッキユニット20を挙げると、この装置は(図5(a)参照)、硫酸銅希釈液等のメッキ液23(鍍金液)を所定量だけ貯めて保持しうるメッキチャンバ21(鍍金液漕)と、メッキチャンバ21内に設置され鍍金対象物のシリコンウエハ10に向けてメッキ液23を循環させる際のガイドも兼ねるプラス電極22と、ハンドリングロボット等から受け取ったシリコンウエハ10をメッキ液23に浸して保持するホルダ24と、ホルダ24に付随して設けられた可動アーム25と、アーム25によって基端部が支持されアーム25の動作によって先端部がシリコンウエハ10の主表面の縁部に接触させられるコンタクトピン26(接触子)と、負極がコンタクトピン26に接続され正極がプラス電極22に接続された定電流源27とを具えている。

この場合、シリコンウエハ10は、その主表面すなわちメッキ対象面を下にしてメッキ液23に浸されるとともに、プラス電極22を通過して吹き上げるメッキ液23に曝される。そして、電解鍍金に要する電流が、定電流源27から供給されて、プラス電極22、メッキ液23、シリコンウエハ10、コンタクトピン26を経て定電流源27に戻る回路に通電されると、シリコンウエハ10表面のシードメタル15上に銅膜16が成長する。

なお、この例は、フェースダウン方式のものであるが、シリコンウエハ10を上向きに保持するフェースアップ方式のものもある(図5(b)参照)。また、給電源として、定電流源27に代えて又はこれと併用して定電圧源28を用いるものもある(図5(b)参照)。

また、自動化された枚様処理のメッキ装置30(湿式鍍金装置)は、上述の電解鍍金処理を適宜のコンピュータ制御等に従って連続して行うために、多数のシリコンウエハ10をカセットに収容したまま搬入するローダ31と、上述のメッキユニット20等からなるチャンバ32と、洗浄等のためのチャンバ33と、乾燥用のチャンバ34と、処理後のシリコンウエハ10を収納するカセットを保持するアンローダ35と、各ユニット31〜35間でシリコンウエハ10を移動させるロボット36とを具え、ローダ31上のカセットから一枚ずつシリコンウエハ10を取り出して、チャンバ32でメッキ処理して銅膜16を形成させるとともにチャンバ33やチャンバ34で洗浄や乾燥も行い、アンローダ35上のカセットへ順に収納するようになっている。

これに対し、スパッタやCVDなどの真空機器では、鍍金対象物でもあるシリコンウエハ10等の基板を対象にして微細で精密な処理が真空状態の処理チャンバ内で施される。しかも、ウエハ等を複数の処理チャンバ間で移動させて種々の処理が施される。このウエハ移動に際しても塵埃等による汚染の防止や処理効率の向上等の観点から真空状態を維持するために、クラスタツールと呼ばれるウエハ移送用の真空チャンバ(第1真空チャンバ)を設けるとともに、この真空チャンバの周りに上記一連の処理チャンバを配置してクラスタ状(房状・塊状)に連結させることが行われている。そして、中心に位置する真空チャンバにウエハ移送機構を収め、この機構によってウエハ搬入口や何れかの処理チャンバからウエハを受け取りそのウエハをウエハ搬出口や何れかの処理チャンバへ移送することで、真空内移送がなされる。

具体的には、図6(a)〜(d)に平面模式図を示したが、第1真空チャンバとしてのウエハ移送チャンバ40の周りにスパッタやCVDなどのウエハ処理ユニット51〜56が連結配置されるとともに、ウエハ移送チャンバ40の底41の中央にフロッグレッグ駆動機構60が立設され(図6(a)〜(c)参照)、さらに移送機構としてのフロッグレッグ機構70がフロッグレッグ駆動機構60によって駆動可能に支持される(図6(d)参照)。フロッグレッグ駆動機構60は大気側の電動モータ67等から回転力が伝達されて従動リング61,66が真空内で回転するようになっている。フロッグレッグ機構70は、一対のアーム71が回転リング61,66に連結され、それぞれのアーム71の先にはリンク72が連結され、それらのアーム71の先にはウエハブレード73が連結されていて、従動リング61,66が同相回転するとウエハブレード73が水平面内で回転し、従動リング61,66が逆相回転するとウエハブレード73が水平面内で前進又は後退するようになっている。

そして、例えばウエハ処理ユニット52内のウエハ10をウエハ処理ユニット53へ移動させる場合、フロッグレッグ駆動機構60を同相回転させてフロッグレッグ機構70をウエハ処理ユニット52のゲート前へ移動させてから、フロッグレッグ駆動機構60を逆相回転させてフロッグレッグ機構70のウエハブレード73をウエハ処理ユニット52内へ前進させる(図6(a)参照)。このとき、ウエハ処理ユニット52ではウエハ10がリフタピン等によって持ち上げられてウエハブレード73へ移載可能な状態にされている。

それから、ウエハ10の乗ったフロッグレッグ機構70が後退駆動されると、ウエハ10がウエハ処理ユニット52からウエハ移送チャンバ40内へ取り出される。さらに、フロッグレッグ駆動機構60によってフロッグレッグ機構70がウエハ処理ユニット53のゲート前まで回転移動させられてから(図6(b)参照)、ウエハブレード73がウエハ処理ユニット53内へ前進させられる(図6(c)参照)。そこでウエハ10をウエハ処理ユニット53内のリフタピン等に受け取らせてから、ウエハブレード73が後退させられる。
こうして、ウエハ10がほとんど上下動することなく或いは僅かな上下動を伴いながら水平面に沿って移送される。

また、図6(d)に縦断面図を示したウエハ移送チャンバ40(第1真空チャンバ)は、チャンバ底41及びチャンバ側壁43からなり一体的に形成されたチャンバ本体と、その上に載せられた着脱可能な上蓋42とを備えたものである。そのチャンバ本体内には、シリコンウエハ10(基板)を横移送するために、フロッグレッグ駆動機構60によって駆動可能に支持された状態で、フロッグレッグ機構70(移送機構)が収められている。そして、そのチャンバ側壁43には、ウエハ処理ユニット51,54などが横から連結されており、それらへウエハブレード73を進退させる連通口のところには、外部からの制御に従って開閉されるゲート44,45も付設されている。

上蓋42は、フロッグレッグ機構70の設置や保守などに際してチャンバ上部を開放するために、チャンバ本体に対して着脱可能なものとされる。そして、チャンバ本体への取着時には、その取着面がOリング46によって封じられ、図示しない真空ポンプによって真空引きされると、ウエハ移送チャンバ40内が真空になるようになっている。また、上蓋42が厚い一枚板のアルミニウム材などで制作されていて重いので、上蓋42にはエアシリンダ等を組み込んだ空気圧駆動の開閉機構47も付設されていて、その開閉が楽なようになっている。

【従来の技術】
従来、これらのクラスタシステム(40,51〜56)と湿式鍍金装置30とは、連結されることなく個々に設置されていた(図7参照)。そして、銅ダマシンプロセスにクラスタシステム(40,51〜56)を適用するには、例えば、ウエハ処理ユニット51にはローダを割り付け、ウエハ処理ユニット52にはスパッタを割り付け、ウエハ処理ユニット53にはCVDを割り付けておく(図7(a)参照)。

そして、成膜対象のシリコンウエハ10は、カセット単位でクラスタシステム(40,51〜56)に持ち込まれ(図7(a)の二点鎖線を参照)、ローダ51にセットされると、一枚ずつ順に(図7(a)の一点鎖線を参照)、ウエハ移送チャンバ40の介在により真空を破ること無く、ローダ51からスパッタ52に移送されてバリアメタル14が形成され、次にCVD53に移送されてシードメタル15が形成され、最後にローダ51に移送されて、元のカセットに戻される。

それから、カセットごとメッキ装置30のところへ運ばれ(図7(a),(b)の二点鎖線を参照)、その装置内で、電解鍍金処理および随伴する洗浄や乾燥等の処理が施される。
これにより、銅膜16の形成が速やかになされるが、ここでの処理は、大気の下で一枚ずつ順に行われる(図7(b)の一点鎖線を参照)。

湿式鍍金処理が済むと、シリコンウエハ10は、充分に乾燥したところで、再びカセット単位ごとクラスタシステム(40,51〜56)に持ち込まれ(図7(b),(c)の二点鎖線を参照)、そのクラスタシステム内では、一枚ずつ順に(図7(c)の一点鎖線を参照)、ウエハ移送チャンバ40を介して真空を破ること無く、スパッタ52に移送されてパッシベーション膜17が形成される。最後に、元のカセットに戻されたシリコンウエハ10は、カセットごとローダ51から持ち出されて、CMP工程に移される。

【発明が解決しようとする課題】
このように、真空機器のクラスタシステムにメッキ装置が連結されていない従来の鍍金システムでは、銅ダマシンプロセスにおけるバリアメタル形成からパッシベーション膜形成までの一連の銅成膜処理に際し、処理対象物がクラスタシステムとメッキ装置との間をカセット単位でバッチ的に運ばれることから、その一連処理が、マクロに見れば一応は所定の工程順に行われているのであるが(図4(c)〜(f)参照)、枚様処理を基本としてミクロに見れば、連続しているとは言い難い。

このため、シードメタルがメッキ銅膜によって覆われるまでの時間、及びその銅膜がパッシベーション膜によって覆われるまでの時間が長くなり、しかも、その間に処理対象物が大気に曝され易いことから、シードメタル及び銅膜の酸化が表面ばかりか内部まで進むので、導電体層の質的な劣化を招いてしまうことにもなる。
そして、かかる不都合を回避するには、一連の銅成膜処理を枚様処理的にも連続して行えるよう、真空機器のクラスタシステムにメッキ装置を連結させることが考えられる。

その際、クラスタシステムにおける搬送の担い手であるウエハ移送チャンバを中核としてその一角にメッキ装置を連結させ、それらの制御も一括して行うようにするのが好ましい。ところが、スパッタやCVD等の真空機器が真空雰囲気中で処理を行うものであるのに対し、メッキ装置は大気圧の下で処理を行うものなので、ウエハ移送チャンバによる真空内搬送の機能を維持するには、このウエハ移送チャンバ(第1真空チャンバ)にメッキ装置(湿式鍍金装置)を直結する訳には行かないため、両者間にロードロック(第2真空チャンバ)を介在させて、気圧差を緩衝する必要がある。

しかしながら、スパッタやCVD等の真空機器は、真空雰囲気中で処理を行うものであるから、気化して真空を阻害する水分を嫌う。特に、高真空を要するスパッタでは、処理対象物の表面に付着した僅かな水分でも邪魔物となる。これに対し、湿式鍍金装置は、文字通り水を避けては成り立たない代物である。また、洗浄後には乾燥も行うようになっているが、大気圧下での乾燥なので、処理対象物の表面に付着した微量の水分まで完全に除去するのは難しい。

そこで、移送機構を内蔵する第1真空チャンバに対し湿式鍍金装置を連結するに際し、第2真空チャンバを介在させて気圧差を緩衝するとともに、それだけでなく充分な乾燥も行なわれるようにすることが課題となる。また、その際に、既成の第1真空チャンバ及び湿式鍍金装置に対する改造等が少なくて済むよう、新たに導入される第2真空チャンバを利用して乾燥も行なわれるようにするのが望ましい。

この発明は、このような課題を解決するためになされたものであり、真空内処理とメッキ処理とを連続して行うことが可能な鍍金システムを実現することを目的とする。

【課題を解決するための手段】
このような課題を解決するために発明された第1乃至第3の解決手段について、その構成および作用効果を以下に説明する。

[第1の解決手段]
第1の解決手段の鍍金システムは(、出願当初の請求項1に記載の如く)、移送機構を内蔵する第1真空チャンバに対し第2真空チャンバを介して湿式鍍金装置が連結された鍍金システムであって、前記第2真空チャンバに加熱手段が設けられたものである。

ここで、上記の「連結」は、密着して締結や緊結されている状態での連結に限らず、真空チャンバと湿式鍍金装置とが何れかの移送手段や搬送手段を用いて鍍金対象物を受け渡し可能な状態で連結してあれば該当する。他の解決手段に関しても同様である。

このような第1の解決手段の鍍金システムにあっては、鍍金対象物は、第1真空チャンバと湿式鍍金装置とに亘って移送される際に、第2真空チャンバ内の圧力が搬入側装置の圧力から搬出側装置の圧力になるまでの間、一旦、第2真空チャンバに留め置かれる。これにより、第1真空チャンバにおける移送機構による真空内搬送を損なうこと無く、第1真空チャンバと湿式鍍金装置との気圧差が緩衝されることとなる。

しかも、鍍金対象物が湿式鍍金装置から第1真空チャンバへ移送される際に鍍金対象物に付着して残っていた水分は、第2真空チャンバ内で必然的に真空乾燥されるが、それに加えて強制的に加熱乾燥もなされる。これにより、鍍金対象物は、短時間であっても確実に充分なまで乾燥するので、真空内搬送を長時間待たせること無く移送されるとともに、水分を第1真空チャンバ内やそれに接続された他の真空機器に放出して一連の真空雰囲気中での処理を損なうということも無い。

こうして、各真空機器と湿式鍍金装置とに亘る一連の成膜処理が、枚様処理的にも連続して行える。しかも、早速かつ的確に行える。
したがって、この発明によれば、真空内処理とメッキ処理とを連続して行える鍍金システムを実現することができる。

[第2の解決手段]
第2の解決手段の鍍金システムは(、出願当初の請求項2に記載の如く)、移送機構を内蔵する第1真空チャンバに対し第2真空チャンバを介して湿式鍍金装置が連結された鍍金システムであって、前記第2真空チャンバと並列に第3真空チャンバが介装されたものである。

ここで、上記の「介装され」とは、鍍金対象物を中継可能な状態で介在しているという意味である。

このような第2の解決手段の鍍金システムにあっては、鍍金対象物は、第1真空チャンバと湿式鍍金装置とに亘って移送される際に、第2真空チャンバ内の圧力が搬入側装置の圧力から搬出側装置の圧力になるまでの間、一旦、第2真空チャンバ又は第3真空チャンバに留め置かれる。これにより、第1真空チャンバにおける移送機構による真空内搬送を損なうこと無く、第1真空チャンバと湿式鍍金装置との気圧差が緩衝されることとなる。

また、鍍金対象物が湿式鍍金装置から第1真空チャンバへ移送される際に鍍金対象物に付着して残っていた水分は、第2,第3真空チャンバの何れか一方の中で必然的に真空乾燥される。これにより、鍍金対象物は、或る程度の時間をかけてじっくり行えば充分に乾燥するので、水分を第1真空チャンバ内やそれに接続された他の真空機器に放出して一連の真空雰囲気中での処理を損なうということが無い。しかも、逆に第1真空チャンバから湿式鍍金装置へ移送される別の鍍金対象物は、第2,第3真空チャンバの何れか他方を経由して移動しるので、真空乾燥とは干渉しないで済む。これにより、真空内搬送を待たせることも無くなる。

こうして、各真空機器と湿式鍍金装置とに亘る一連の成膜処理が、枚様処理的にも連続して行える。しかも、迅速かつ適切に行われる。
したがって、この発明によれば、真空内処理とメッキ処理とを連続して行える鍍金システムを実現することができる。

[第3の解決手段]
第3の解決手段の鍍金システムは(、出願当初の請求項3に記載の如く)、上記の第2の解決手段の鍍金システムであって、前記第2真空チャンバ及び前記第3真空チャンバのうち何れか一方または双方に加熱手段が設けられたものである。

このような第3の解決手段の鍍金システムにあっては、第2の解決手段による作用効果に加えて、第1解決手段の作用効果も得られる。すなわち、真空内搬送を短時間ですら待たせること無く大気間との移送が行われるばかりか、真空乾燥を超えた確実な乾燥が行われる。
これにより、各真空機器と湿式鍍金装置とに亘る一連の成膜処理が、枚様処理的にも連続して、迅速かつ的確に行われることとなる。

【発明の実施の形態】
このような解決手段で達成された本発明の鍍金システムについて、これを実施するための形態を、第1実施例および第2実施例により説明する。
図1及び図2に示した第1実施例は、上述の第1解決手段を具現化したものであり、図3に示した第2実施例は、上述の第2解決手段および第3解決手段を具現化したものである。
なお、これらの図示等に際して背景の技術におけるものや従来のものと同様の構成要素には同一の符号を付して示したので、重複する再度の説明は割愛し、以下、従来との相違点を中心に説明する。

【第1実施例】
本発明の鍍金システムの第1実施例について、その具体的な構成を、図面を引用して説明する。図1は、(a)が全体の平面配置図であり、(b)が要部の縦断面模式図である。

この鍍金システムは、クラスタシステム(40,51〜56)とメッキ装置30とが連結されたものであり、その連結に際して、ウエハ移送チャンバ40(第1真空チャンバ)とメッキ装置30(湿式鍍金装置)との間にロードロック80(第2真空チャンバ)が介装される(図1(a)参照)。すなわち、ウエハ移送チャンバ40は、既述したように、真空内搬送を担うフロッグレッグ機構70(移送機構)等が内蔵されるとともに、ウエハ処理ユニット51〜53のところにはローダやスパッタそしてCVDが割り付けられているが、空いているところ例えばウエハ処理ユニット54のところにロードロック80が連結される。また、メッキ装置30は、既述したように、ローダ31やチャンバ32,33,34さらにアンローダ35に亘る大気下搬送を担うロボット36を具えているが、このロボット36の届くところにロードロック80が連結される。これにより、この鍍金システムは、移送機構を内蔵する第1真空チャンバに対し第2真空チャンバを介して湿式鍍金装置が連結されたものとなっている。

ロードロック80は(図1(b)参照)、左右に搬入出口が形成されたものであり、その一方がウエハ移送チャンバ40のゲート44によって開閉され、他方の搬入出口は別のゲート81によって開閉されるが、ゲート44の方からはフロッグレッグ機構70が出入りし、ゲート81の方からはロボット36が出入りしうるようになっている。また、ロードロック80のチャンバ内底には、ヒータ82が埋設されていて、ロボット36等から受けたシリコンウエハ10を乗せたリフトピン83が下降すると、シリコンウエハ10の裏面が加熱されるようになっている。

また、ロードロック80のチャンバ天井には熱光線を発するランプ84が付設されていて、リフトピン83上のシリコンウエハ10表面が加熱されるようになっている。
さらに、ロードロック80は、ヒータ85の付加されたパージユニット86も設けられており、チャンバ内に不活性な窒素ガスを間欠的に送り込みながら図示しない真空ポンプでチャンバ内を排気してパージ処理を行う際に、ヒータ85で暖めた窒素ガスを媒介にして間接的にリフトピン83上のシリコンウエハ10を加熱する。これらのヒータ82,ランプ84,及びヒータ85は、何れも、第2真空チャンバに設けられた加熱手段となっている。

A wet plating apparatus that incorporates a second transfer mechanism and performs processing under atmospheric pressure;

Exhaust means for exhausting the gas in the second vacuum chamber;
Lift pin means for supporting the object to be processed and capable of moving up and down;
A plating system comprising: heater means embedded in the bottom of the second vacuum chamber and heating the object to be processed in a state where the lift pin means is lowered .
