【発明の属する技術分野】
本発明は、画像情報、大容量のデータ情報等の超高密度記録を行うことができる新規な記録および再生を行う、あるいは記録情報の再生のみを行う記録再生装置に係わる。

【従来の技術】
マルチメディア社会、特にハイビジョンシステムおよび高度情報通信システム、コンピュータネットワーク、ビデオオンデマンド、インフォメーションオンデマンドなどに必要とされる大容量の画像情報、データファイルにおいて高速な記録再生装置の要求が益々高まっている。

従来のランダムアクセスが可能な高密度記録技術には、磁気記録、光記録、半導体メモリ等がある。

半導体メモリではその集積度が年々向上しているにもかかわらず、半導体メモリの製造技術の例えばフォトリソグラフィの限界から、高精細度の画像情報を記録するだけの容量を満たすような、すなわち少なくとも3Gバイト以上の容量を満たすような半導体メモリを得るには至っていない。

一方、光記録、磁気記録において、大容量の情報を記録するには、記録領域を小さくして、記録密度を向上させることが必要である。

光記録において、その記録領域を小さくする試みはなされているが、その光源として波長500nm付近の半導体レーザー光源が開発された場合でも、物理的な限界、光の回折限界が存在するため、そのスポットエリアをその光の波長以下にすることは原理的に不可能である。この限界を越えることのできる記録方法の試みや、提案も種々なされているものの、いづれのものも、直径100nm以下の記録領域(記録ビット)を実現することは難しいとされている。

また、磁気記録においても、特にハードディスクにおいて磁気抵抗効果型磁気ヘッド(MR型磁気ヘッド)、巨大磁気抵抗効果型磁気ヘッド(GMR型磁気ヘッド)の開発により、記録密度の向上が著しいが、再生ヘッドの感度の限界の問題で100nm以下の記録領域を達成することは難しい。

一方、原子分子レベルの空間分解能を持つ走査トンネル顕微鏡(STM:Scanning Tunneling Microscope)、原子間力顕微鏡(AFM:Atomic Force Microscope )が開発され、種々の材料の微細表面形状の解析に適用され、表面解析装置として大きな成功を収めている。

AFMでは試料とカンチレバーチップとの原子間相互作用をプローブとして用いているが、近年AFMは種々の物理量をプローブとして用いた走査型プローブ顕微鏡(SPM:Scanning Probe Microscope ) として発展している。最近、これらの手段すなわち原子、分子にアクセスする手段を用いて、高密度メモリとしての実現可能性の検討がなされている。

これまでにSTMまたはAFMを用いて、高密度記録実現の試みの報告はなされているが、原理的な可能性が述べられているにとどまり、実用化に至っていない。

例えば、スタンフォード大学のクエート(Prof.Quate)氏等は、Si基板上にSiO2 膜およびSiN膜を形成したNOS( SiN/SiO2 /Si) 構造による記録媒体を用いてAFMの発展系である走査型容量顕微鏡( SCM:Scanning Capacitance Microscope)構成によって高密度メモリへの応用の可能性を示した(R.C.Barret and C.F.Quate;Journal of Applied Physics,70 2725-2733 (1991) 参照。) 。

ところで、図10に示すように、p型またはn型Si基板1上に、熱酸化によるSiO2 膜2および熱CVD法(化学的気相成長法)によるSiN膜3を被着形成し、このSiN膜3上に金属電極による上部電極4が被着されたいわゆるMNOS(Metal Nitride Oxide Semiconductor)系の記録媒体は、不揮発性半導体メモリの1つであるEEPROM(Electrically Erasable Programable Read Only Memory) ですでに実用化されている。

このようなMNOS系、あるいはNOS系記録再生の基本は、Si半導体と、SiO2 /SiN界面やその近傍のSiN中のキャリアのトラップとの間の電荷の移動を用いることである。この場合、データ保持特性を良好にするために、SiO2 膜の膜厚を充分厚く設計している。

すなわち、この層構造でSiO2 /SiN界面およびこの界面を形成するSiN層中(以下単にSiO2 /SiN界面付近という)にキャリアのトラップが形成されることが分かっており、例えば図10のMNOS系においてSiN膜3上の上部電極4に正電圧を掛けると、強電界によりSi基板1側から電子がSiO2 膜2をトンネルして、SiO2 /SiN界面付近のトラップに注入されてここに蓄積される。一方、上部金属電極4に負電圧を掛けると、トンネル酸化膜2の膜厚が厚い場合逆向きの強電界によりトラップに蓄積されている電子がSi基板1側にSiO2 膜2をトンネルして逆注入、すなわち放出されてSiO2 /SiN界面付近のトラップに存在する電子が欠乏する。このようにして、MNOS記録媒体への電気パルス印加に伴う電荷の移動により記録、消去を行っている。そして、この記録媒体からの記録情報の読み出しすなわち再生は、この記録媒体すなわちMNOS構造キャパシタの静電容量の変化として電気的に読み出すという方法がとられる。

上述のクエート(Quate) 氏等の研究では、NOS媒体に導電性カンチレバーを接触させた状態で記録消去し、同様に導電性カンチレバーの接触状態でその記録情報に基ずく容量変化を、SCMのカンチレバー直近に配置された容量センサーを用いて検出することによって再生するという方法が採られている。この方法による場合、現在実用化ないしは研究、開発がなされている光記録、あるいは磁気記録方法では不可能な微小領域での情報の記録再生、すなわち高密度記録が可能であることを示した。この場合記録媒体にはキャリア(電子)の移動を用いているものである。この場合、最小記録領域は、直径約150nmであり、トラップに蓄積された電子は、7日間以上安定であった。

【発明が解決しようとする課題】
ところが、上述した高密度記録装置では、次に挙げる問題点がある。
(1)NOS材料の特徴として、情報の記録、消去時に必要な各時間が、ms(ミリ秒)オーダー、電圧が40V(しきい値電圧25V)となり、高速、低電圧駆動を充分満たすものではない。
また、再生ヘッドを記録媒体に接触させた状態で情報の再生を行う接触型構成による場合には、
(2)情報の再生すなわち容量変化の読み出しは、メタルコートされたカンチレバーを記録媒体に接触させて動作させていることから、カンチレバーすなわちヘッドの記録媒体との接触による摩擦磨耗が大きいためにヘッドの劣化が生じ、その結果として記録再生特性が劣化する。
(3)情報の再生は、記録媒体の容量変化を、カンチレバーの直後に設けたキャパシタセンサで直接的に検出しているが、この系での記録媒体表面形状に極めて敏感であり、特に場合によっては浮遊容量が大きくなる可能性があり、信号のS/Nが劣化する。
という問題がある。

また、従来の容量変化検出方式を再生に用いる方式の記録装置では静電容量型(CED)または高密度記録が可能なVHDビデオディスク等がある。しかし、これを大容量の記録媒体とするには記録密度が低く、また再生専用であって記録消去の機能を有するものではない。また、Iwamura 等によるディスク形状のMNOS記録媒体を用いた静電容量検出方式の記録再生の試みが行われている(IEEE Transactions on Electron Devices Vol.28 No.7 854-860(1981)。しかし、高記録密度の点で問題があり、上記クエート(Quate)氏のSPMを用いた記録密度の実験結果と比較しても及ばない。

また、最近になってTiwariらがSiナノ結晶を用いた新しい半導体不揮発メモリの提案を行った(Applied Physics Letters 68 1377(1996) )。しかし、この報告によれば、メモリトランジスタのしきい値のシフト量が約0.2Vしかとれず、従来のメモリトランジスタのしきい値のシフト量を検出しているセンスアンプの感度では検出できないという問題点がある。

本発明においては、鋭意研究を重ねた結果、SPMと、微小領域でのキャリアトラップとなるナノ結晶(ナノクリスタル)すなわちnmオーダーの粒径による微細結晶が絶縁膜中に埋め込まれて配列されたナノ結晶層を有する電荷蓄積層が形成された記録媒体を用いることによって上述した諸問題の解決をはかり、高速、高密度記録にすぐれ、またヘッドの長寿命化はかることができる記録再生装置を提供するに至ったものである。

【課題を解決するための手段】
本発明による記録再生装置は、針状電極よりなるヘッドにより記録媒体に情報を記録または再生する記録再生装置であって、その記録媒体は、少なくともトンネル絶縁膜と、絶縁膜中にナノ結晶が埋め込まれてなるナノ結晶層を有する電荷蓄積層を2層以上有して成る。そして、上記ヘッドからの電圧印加によって電荷蓄積層の所定領域に対するトンネル絶縁膜を通じての電荷移動により情報の記録または消去がなされ、ヘッドを、上記記録媒体に非接触または接触させた状態で、上記所定領域における電荷、あるいは表面電位、または静電容量、あるいはこれらの微分量の少なくともいづれかの変化量を検出して、記録情報の再生を行う。

上述の本発明による記録再生装置によれば、記録媒体として特にナノ結晶、すなわち結晶粒の大きさがnmオーダー、つまり10nm以下のナノ結晶を有する電荷蓄積層が形成された構成とし、さらに針状電極ヘッドによる電圧印加により、この電荷蓄積層のキャリアトラップに対する電荷移動により情報を記録または消去する態様をとることから、高速、高密度記録がなされる。

また、その再生においても、針状電極によったことから電位分解能および空間分解能の高い再生を行うことができる。

そして、この記録媒体上の記録情報を、記録媒体に対してヘッドを非接触の状態で、再生するときは、再生時における針状電極によるヘッドや記録媒体の磨耗を効果的に低減化することができる。

【発明の実施の形態】
図1は、記録媒体の参考例の基本構成を示す。この記録媒体10は、導電性基体例えばシリコンSi基体11に下部電極12が被着形成され、これとは反対側に、活性層13が形成される。活性層13は、少なくとも例えばSiO2 を介しての電荷の注入、放出における電荷のトンネルが可能なトンネル絶縁膜を有し、例えば半導体のSiのナノ結晶がSiO2 等の絶縁膜中に埋め込まれ、ナノ結晶層を有する電荷蓄積層を有してなる。

このSiO2 膜によるトンネル膜は、ナノ結晶が埋め込まれたナノ結晶層を挟んでその上下に形成することができ、ナノ結晶粒と、更にナノ結晶粒とトンネル膜もしくはナノ結晶粒を埋め込むSiO2 膜との界面において高密度に電荷のトラップを形成するヘテロ界面を形成させることができる。

ここで、絶縁膜中に埋め込まれたナノクリスタルは、空間的に離散化されてかつ伝導帯端からエネルギーレベルの深いキャリアトラップになっている。そのサイズは直径10nm以下、その間の距離は10nm以下である。このような場合、キャリア(電子)が記録ヘッドと記録媒体のSi基体との間に印加された強電界によりSi基体側または記録ヘッド側から例えばSiO2 膜によるトンネル絶縁膜をトンネルして空間的に離散化されたキャリアトラップに注入されることにより情報の記録が成される。この注入される電子の方向は、キャリアトラップとSi基体、記録ヘッドとの間のトンネル絶縁膜の厚さ、および記録ヘッドでの記録時の表面電界集中の大きさなどに依存している。キャリアトラップの密度は、5〜1011〜1×1012cm-2である。また、一つのキャリアトラップには複数個の電子をトラップすることができる。一方、キャリア(電子)が記録ヘッドと記録媒体のSi基体との間に記録の場合とは逆の極性の強電界を印加することにより、トラップに注入されていた電子を放出することにより情報の消去を行うことができる。

情報の再生は、キャリアトラップに捕獲された電子と再生ヘッドとのクーロン相互作用を表面電位、静電容量等として直接検出する。この再生方法は非常に高感度であり、このため、小数のキャリアトラップに捕獲された電子を高感度に検出することが可能となる。すなわち、表面電位の検出感度は数mVであるため、数10mV程度の表面ポテンシャルの変化量を容易に検出することができる。

そして、ナノクリスタルを用いた記録媒体の特徴は、
(1)ナノクリスタルの元素を選択することにより、エネルギーレベルが深く、密度が高いキャリアトラップを絶縁膜中に作製することができる。
(2)ナノクリスタルから構成されるキャリアトラップを空間的に離散化した状態で絶縁膜中に作製することができる。
ということであり、
その結果として、
(1)書込み動作電圧を10V以下(場合によっては5V以下)にすることができる。
(2)トラップが空間的に離散化しているため、記録ビット(記録領域)における情報の繰り返し書き換え消去特性が良好となる。
(3)トラップのエネルギーレベルが深く、空間的に離散化されているために同一トンネル絶縁膜の厚さで比較した場合、記録ビットのデータ保持特性が良好になる。

記録媒体10を構成する各構成材料層は、それぞれ例えばスパッタリング法、MOCVD(Metal Organic Chemical Vapor Deposition )法、LPCVD(低圧CVD)法、分子線蒸着法、通常の蒸着法、MOD(Metal Oxide Deposition)法、レーザアブレーション法、ゾルゲル法、スピンコート法、熱酸化法、熱窒化法などによって成膜することができる。

記録媒体10に対する情報の記録は、原子間力顕微鏡(AFM)構成により、その記録ヘッドは、先端に針状電極を有するAFM制御の導電性カンチレバーによる構成とし、この記録ヘッド、すなわち針状電極が活性層13側に接触して行われる。

この電荷蓄積層を有する記録媒体10に対する記録は、記録ヘッドとしての針状電極を先端に有する導電性カンチレバーに記録電圧VRとして、|VR|<10Vの、例えばキャリアが電子である場合は、負電圧の例えば−5Vのパルス電圧を印加する。このようにして、カンチレバーから電子を局所的に、少なくとも電荷蓄積層のトラップに注入することによって、すなわち電荷の移動を行わしめて情報の記録を行う。

そして、この局所的な電荷が注入された領域に対し、記録時の印加電圧とは、逆極性の所要の電圧、例えば+5V程度のパルス電圧を印加することにより、電荷蓄積層のキャリアトラップから電荷の放出、すなわち電荷の移動を行って記録情報の消去を行う。

また、電荷(電子)をSi基体側からキャリアトラップに注入する場合は、記録ヘッドに+5Vのパルス電圧を印加して記録する。そして、これを消去する場合は、−5Vのパルス電圧を印加してキャリアトラップから電荷(電子)をSi基体に放出する。

そして、その記録情報の読み出し(再生)は、記録媒体の上述したトラップへの電荷の注入領域と再生ヘッドとのクーロン相互作用に起因する静電容量、電荷、表面電位の変化量またはそれらの微分量として、針状電極による再生ヘッドを記録媒体に対して接触あるいは微小間隙をもって非接触の状態で検出することによって行う。

上述したように、記録媒体に対する記録および消去は、10V以下の例えば10Vの動作電圧、さらに本発明の電荷蓄積層の構成、例えばナノ結晶の構成材料、粒径、間隔等の最適化によってさらに低い5V以下とすることもできる。また、キャリアのトンネル膜例えばSiO2 膜の膜厚を小とすることによってキャリアの注入、逆注入すなわち放出に要する時間すなわち記録、消去時間をそれぞれ1μs以下とすることができる。

さらに、上述した静電容量の変化、あるいは電荷もしくは表面電位の変化の検出、すなわち記録情報の再生も、1MHz以上の高速再生ができる。
また、記録領域の直径は、100nm以下、例えば検出系の感度を向上させることにより50nm以下、さらにナノ結晶の粒径に対応する10nm程度とすることもできる。

次に、本発明装置の記録、消去装置と、再生装置の具体例を説明する。

〔記録、消去装置〕
図2は記録、消去装置の一例の概略構成図を示す。この記録ヘッドHRは、先端に例えば円錐状、3角錐状、断面例えば3角の柱状等の実質的に記録媒体に対して点接触ないしは微小面接触できる針状電極21が形成された例えば短冊状の板バネ構成を有し、一端が固定されたカンチレバー22によって構成される。このカンチレバー22は、バネ定数0.01〜10[N/m]のSiもしくはSiNよりなりその表面にAu、Pt、Co、Ni、Ir、Cr等の単層ないしは多層構造の金属層が被覆されることによって高い導電性が付与されて成る。或いは針状加工が可能で、導電性を有する不純物ドーピングのなされた導電性シリコンによって構成される。これらカンチレバー22は、いわゆるマイクロファブリケーション技術によって作製することができる。

30は、記録媒体10が載置され、その面方向に沿って例えば互いに直交するx軸およびy軸に関して移動するように、もしくは回転するようになされた記録媒体10の載置台であり、この載置台30は、さらに記録ヘッドすなわちカンチレバー22の針状電極21との接触状態を調整できるように記録媒体10の面方向と垂直方向(以下z軸方向という)に移動制御できるように構成される。

この載置台30のz軸方向の制御は、例えば、半導体レーザー38からのレーザー光を、収束レンズ系31によって収束させてカンチレバー22の先端に照射し、その反射光を例えば複数の分割フォトダイオード例えば4分割フォトダイオードによる光検出器32によって差動検出し、その検出信号をプリアンプ33を通じて、載置台30のz軸制御を行うサーボ回路34に入力して載置台30のz軸方向の位置を制御することによって、常時記録媒体10に対して、記録ヘッドすなわち針状電極21が、最適な接触状態にあるように制御される。

一方、カンチレバー22と記録媒体10の下部電極12との間に、記録信号に応じた電圧が印加される。この印加電圧は、記録信号に応じたパルス電圧発生回路35よりのパルス電圧を直流電源36による所要の直流バイアス電圧に重畳して印加する。

〔再生装置〕
記録媒体10からの記録情報の読み出しすなわち再生は、再生ヘッドが記録媒体と接触しない、すなわち非接触状態で行うか、あるいは接触状態で行う。
先ず、非接触状態による場合について説明する。この再生装置は、基本的には、下記(i) 〜(iv)のいづれかの構成による。
(i) 走査型マックスウエル応力顕微鏡(SMM:Scanning Maxwell Stress Microscope) 構成。
(ii)上記SMM構成においてヘテロダイン検出方式を採る構成。
(iii) ケルビン力顕微鏡(KFM:Kelvin Force Microscope )構成。
(iv)走査型容量顕微鏡(SCM:Scanning Capacitance Microscope)構成。

上記(i) 〜(iv)の構成について説明する。
〔(i) のSMM構成による場合。〕
図3は、この再生装置における再生ヘッドHPとその制御部の構成図を示す。
この再生はSMMで知られている動作原理(例えばMolecular Electronics and Bioelectronics,vol.3 p79(1992)参照。)によってなされる。ここで、再生ヘッドHPは、図2で説明した記録ヘッドHR自体を用いることができるが、いずれの場合においてもこの再生ヘッドHPは記録媒体10に対して非接触状態で用いられる。この再生ヘッドHPは、前述した記録ヘッドHRにおける場合と同様に、先端に例えば円錐状、3角錐状、断面例えば3角の柱状等の実質的に針状電極21が形成された例えば短冊状の板バネ構成を有し、一端が固定されたカンチレバー22によって構成される。このカンチレバー22は、前述した載置台30上に載置された記録媒体10に非接触な状態で記録媒体10の表面電位Vsまたは静電容量の検出によって記録情報の再生がなされる。

通常のSMMでは、周波数特性はカンチレバーの共振周波数によって限定されるが、ヘテロダイン検出法を用いることによりカンチレバー機械的共振周波数よりも高い周波数帯域での表面電位の検出が可能となる。
このため、再生ヘッドの周波数特性は、MHz帯域までの応答が可能となる。
図4は、この再生装置における再生ヘッドHPとその制御部の構成図を示す。図4において図3と対応する部分には同一符号を付して詳細な説明は省略する。

この検出方式は、ヘテロダイン検出方式によるSMMの動作原理による(前記Molecular Electronics and Bioelectronics,Vol.3 p79(1992)およびVol.79 p34(1995)参照)。
この方式では、通常のSMM検出方式による表面電位の検出等、カンチレバーの共振点より高い周波数領域における静電容量の検出を行うことができる。

この記録媒体10からの記録情報の再生は、再生ヘッドを記録媒体10に対して接触させた状態で行う。図6は、記録情報に基く静電容量の変化量を検出して記録情報の再生を行うこの再生装置の一例の概略構成図を示す。この再生装置は、具体的には上述のAFMを発展させた周知の走査型静電容量顕微鏡(SCM:Scanning Capacitance Microscop)構成とした(以下、この再生装置をSCM型再生装置という)。すなわち、この場合においても、前述した記録装置におけると同様に、先端に針状電極21を有する導電性カンチレバー22が設けられた再生ヘッドHPを有してなる。この再生ヘッドHPは、記録ヘッドHRと共用することも別構成とすることもできる。この再生ヘッドHPにおいても、先端に例えば円錐状、三角錐状、断面例えば三角の柱状等の実質的に記録媒体に対して点接触ないしは微小面接触できる針状電極21が形成された例えば短冊状の板バネ構成を有し、一端が固定されたカンチレバー22によって構成される。このカンチレバー22は、バネ定数0.01〜10〔N/m〕のSiもしくはSiNよりなりその表面にAu,Pt,Co,Ni,Ir,Cr等の単層ないしは多層構造の金属層が被覆されることによって高い導電性が付与されて成る。或いは針状加工が可能で、導電性を有する不純物ドーピングのなされた導電性シリコンによって構成される。これらカンチレバー22は、いわゆるマイクロファブリケーション技術によって作製することができる。

〔参考例1〕
この参考例においては、記録ヘッドであるカンチレバーと記録媒体との間に電圧パルスを印加して情報の記録を行うものであるが、この場合、記録媒体の基体側からのキャリア(電子)を電荷蓄積層のトラップに注入する記録態様をとる場合である。この場合の記録媒体10は、図7にその概略断面図を示すように、導電性半導体基体11としてのp型のSi基体上に、下層絶縁膜14を被着形成する。この下層絶縁膜14は、キャリア、この例では電子をトンネルすることのできる厚さに選定されたボトム側のトンネル絶縁膜となるものであり、この下層絶縁膜14は、基体11の表面熱酸化による厚さ1.8nmのSiO2 膜によって形成し得る。この下層絶縁膜14上に、プラズマCVD法によりSiによるナノ結晶(ナノクリスタル)15Cを形成する。このナノ結晶15Cは、結晶粒径が約5nmで、約5nmの間隔で配列される。これの上に、LPCVD法によりSiO2 絶縁膜15iを形成してナノ結晶15Cを埋め込んだナノ結晶層15を形成し、続いてこれの上にSiO2 による上層絶縁膜16を形成することによって電荷蓄積層17を形成する。この上層絶縁膜16の厚さは、6nmとされ、これにより記録媒体の表面は比較的平面に形成される。しかしながら、必要に応じて、この記録媒体の表面を例えばCMP(化学的機械的研磨)処理によって平坦化処理することもできる。

次に、本参考例1における記録媒体の電圧−容量特性について述べる。本参考例における記録媒体の記録層、すなわち電荷蓄積層において、そのSiナノ結晶層であるトラップが電荷の注入を受けている場合と、電荷の注入を受けていない場合とでは、電圧−容量特性が異なる。その結果として、注入電荷の有無で電圧−容量特性にヒステリシス特性を示す。ヒステリシス特性におけるフラットバンド電圧のバイアス電圧の差ΔVは、注入された電荷量に依存しており、注入電荷量が多いほどΔVは大きくなる。このヒステリシス特性は、一定のバイアス電圧では注入電荷の有無によって容量の値が異なるため、空間的な容量変化を表面電位の変化として情報の記録、かつこれを検出することにより情報の再生を行うことができる。

この参考例においては、カンチレバーによるパルス電圧印加により、記録ヘッド側から、キャリア(電子)を、記録媒体の電荷蓄積層のトラップに注入する記録態様をとる場合である。この場合の記録媒体10は、参考例1におけると同様の方法によって、図7にその概略断面図を示すように、導電性半導体基体11としてのn型のSi基体上に、SiO2 による下層絶縁膜14、Siナノ結晶層15、SiO2 による上層絶縁膜16を形成するものであるが、この場合、ボトム側の下層絶縁膜14においては、電子のトンネルが生じにくい程度の厚さの3.5nmに形成した。そして、Siナノ結晶層15は、ナノ結晶15Cの粒径および粒子間隔をそれぞれ3.5nmとし、このナノ結晶15Cを埋込んでSiO2 絶縁膜15iを形成し、続いてこれの上に上層の絶縁膜16を、3nmとなるように形成した場合である。

この2種類の局所的な電荷の有無を、デジタルデータのストレージの“0”と“1”に対応させることができる。すなわち、SMM像において、表面電位のコントラストの高い部分と低い部分でデジタルデータの“0”と“1”に対応させることにより高密度記録ができる。
