【発明の属する技術分野】
本発明は、励起レーザ光をターゲットに照射し、極端紫外光を発生するLPP光源装置に関する。

【従来の技術】

半導体プロセスの微細化の進展に伴って、光リソグラフィも微細化が急速に進展している。これに伴い、50nm以下の微細加工用に、波長13〜14nmの極端紫外(Extreme Ultra Violet:EUV)光を発するEUV光源装置と、縮小投影反射光学系とを組み合わせたEUV露光装置が期待されている。
以下、EUV露光装置について説明する。EUV露光は、光リソグラフィの一種である。
図8に、従来技術に係るEUV露光装置10の一例を示す。図8において、EUV光源装置11から出射した波長約13〜14nmの極端紫外光13は、デブリシールド12を透過し、照明光学系14に入射する。尚、デブリとはEUV光源装置11から発生するゴミを意味し、デブリシールド12は、これらのゴミが光学素子に付着するのを防止している。

集光ミラー15で整形された極端紫外光13は、反射ミラー16,16で反射され、レチクルステージ17の図8中下面に装着された図示しない反射型マスクに入射する。反射型マスクには、半導体回路パターンが描画されており、極端紫外光13は、半導体回路パターンの像として縮小反射光学系19に入射する。縮小反射光学系19内で反射を繰り返すことによって、半導体回路パターンの像は縮小され、ウェハステージ44上に搭載されたシリコンウェハ20上に塗布された、図示しないレジスト表面に結像する。これにより、超LSIの回路形成を行う。

極端紫外光13は、物質との相互作用が非常に強いため、縮小反射光学系19や他の光学素子表面にコーティングされる反射膜には、特殊な材質が必要となる。現在では、Mo/Si多層膜を用いることによって、13〜14nmの波長に対して70%程度の反射率が得られている。従って、波長が13〜14nmの高輝度の極端紫外光13を発する、EUV光源装置11が求められている。
尚、高反射率を得られる反射膜の材質が他に発見されれば、他の波長の、EUV光源装置が求められることもある。

例えば特表2000−509190号公報には、EUV光源装置11の一例として、励起レーザ光をターゲットに集光照射し、プラズマを生成して極端紫外光13を発生させる、LPP(レーザ励起プラズマ:Laser Produced Plasma)光源装置の一例が開示されている。このようなLPP光源装置が、EUV露光用の光源として、有望視されている。
図9に、従来技術に係るLPP光源装置36の構成図を示す。図9において、ガスボンベ31から冷却タンク33に供給されたXeガスは、冷却器30によって、例えば160K程度の低温に冷却されて液化される。冷却タンク33に溜まった液体Xeは、内径十数μm程度のノズル21から連続的に噴射され、直径20μm程度の細い高速噴流として、真空チャンバ37の内部を図9中右方向へと進行する。この液体Xeをターゲットと呼び、噴流をターゲット噴流27と呼ぶ。

一方、LPP光源装置36は、短パルスの励起レーザ光32を発振する励起用レーザ装置25を備えている。励起レーザ光32は、図示しないウィンドウを通過して真空チャンバ37の内部に入射し、レンズ38によって集光されて照射点29においてターゲット噴流27に照射される。その際に波長13〜14nmの極端紫外光13が発生する。
これを、凹面鏡34などで集めることにより、比較的高出力の極端紫外光13を得ることが可能となっている。プラズマ化されなかったターゲットの残滓は、ターゲット回収器26によって回収される。

【発明が解決しようとする課題】
しかしながら、前記従来技術には、次に述べるような問題がある。
即ち、LPP光源装置36をEUV露光用の光源として用いるためには、LPP光源装置36から発する極端紫外光13の出力を増大させることが要求される。極端紫外光13の出力を増大させるための第1の手段としては、ターゲット噴流27の直径を太くして、一パルスごとのレーザ照射によってプラズマ化される、ターゲットの量を増加させるという方法がある。
ところが、プラズマ化されるターゲットの量を増加させると、励起レーザ光32の照射点29から発生する熱やイオン等が増大する。これらがノズル21を損傷してデブリが発生しやすくなるため、照射点29とノズル21との距離(以下、ワーキングディスタンスWDと言う)を、大きくしなければならない。そのためには、ターゲット噴流27の流速を上げる必要がある。

また、極端紫外光13の出力を増大させるための第2の手段としては、励起レーザ光32の繰り返し周波数を上げるという方法がある。しかしながら、繰り返し周波数を上げると、前回照射された励起レーザ光によってプラズマ化又は気化したターゲットが、次回の照射の際に残存して励起レーザ光を吸収し、新たなターゲットのプラズマ化の妨げとなることがある。
従って、繰り返し周波数を上げるためには、ターゲット噴流27の流速を上げ、プラズマ化又は気化したターゲットを照射点29から迅速に除去する必要がある。
このように、発生する極端紫外光13の出力を増大させるためには、ターゲット噴流27の直径及び流速の少なくともいずれか一方を増大させ、ターゲット噴流27の流量を増加させることが求められている。

ところが、太いノズル21から高速で流体を噴出させた場合、このターゲット噴流27は流体力学的に不安定となりやすいという特性がある。
例えば、Rev.Sci.Instrum.,Vol.69,No.6,1998(M.Verglund 他)によれば、ターゲット噴流27のレイノルズ数Reが900以下でないと、流体的に不安定な状態となる。その結果、例えばホース不安定性などのように、ターゲット噴流27が空間的に振動するようなことが生じ、励起レーザ光32が好適に照射されないといったことが起きる。

レイノルズ数Reは、次の数式1によって定まる。数式1において、Vはターゲット噴流27の流速、dはターゲット噴流27の外径、μは液体Xeの粘性係数、ρは液体Xeの密度である。

このとき、粘性係数μ及び密度ρは液体Xeの物性値であり、温度一定の条件下では、ほぼ不変である。従って、レイノルズ数Reは、ターゲット噴流27の速度と直径との積であるので、Re≦900を保ちつつ、ターゲット噴流27の速度と直径とをどちらも上げることや、或いは一方を一定にして他方を上げるということは、理論的にも困難である。
例えばノズル21の直径を20μm程度とするならば、ターゲット噴流27を安定に供給できる流速の上限値は数十m/secとなり、これよりも上げることは困難となる。

本発明は、上記の問題に着目してなされたものであり、ターゲットの供給量を増加させ、高繰り返し周波数で、かつ高出力のEUV光源装置を提供することを目的としている。これはまた、X線や軟X線発生源装置としても、応用が可能である。

【課題を解決するための手段、作用及び効果】
上記の目的を達成するために、本発明は、
励起レーザ光をターゲットに照射し、プラズマ化して極端紫外領域の極端紫外を発生するLPP光源装置において、
励起レーザ光を照射点に集光照射するレーザ装置と、
ターゲットを照射点に向けて噴出する複数本のノズルとを備えている。
これにより、ノズル1本あたりのレイノルズ数は不変でありながら、照射点に供給するターゲットの流量を増大させることができるので、より高出力の極端紫外光を得ることが可能となる。

前記複数本のノズルが、励起レーザ光の光軸に対して略垂直な平面上に一列に並べられている。
これにより、励起レーザ光に対してターゲットが他のターゲットの陰となることが少なく、励起レーザ光がすべてのターゲットに略一様に照射されて、極端紫外光の発生効率が向上する。

液化キセノンをターゲットにすることにより、高反射率の反射膜が知られている13〜14nmの極端紫外光を、高効率で発生させられるので、このような極端紫外光を用いて光リソグラフィを行なうのが容易となる。

【発明の実施の形態】
以下、図を参照しながら、本発明に係る実施形態を詳細に説明する。
まず、第1実施形態を説明する。図1は、第1実施形態に係るLPP光源装置36の構成図を示している。図1において、ガスボンベ31から冷却タンク33に供給されたXeガスは、冷却器30によって、例えば160K程度の低温に冷却されて液化される。LPP光源装置36は、内径数十μm程度のノズル21A〜21Cを複数本備えており、タンクに溜まった液体Xeは、このノズル21A〜21Cから高速のターゲット噴流27A〜27Cとなって、連続的に真空チャンバ37の内部に噴射され、図1中右方向へと進行する。

またLPP光源装置36は、従来技術と同様に、短パルスの励起レーザ光32を発振する励起用レーザ装置25を備えている。励起レーザ光32は、レンズ38によって集光され、図示しないウィンドウを通過して真空チャンバ37の内部に入射し、照射点29においてターゲット噴流27に集光照射される。これにより、ターゲット噴流27がプラズマ化され、その際に波長13〜14nmの極端紫外光13が発生する。尚、レンズ38は、真空チャンバ37の外側にあるほうが、デブリによる汚損がなく、またハンドリングが容易である。
こうして発生した極端紫外光13を凹面鏡34で集めることにより、比較的高出力の極端紫外光13を得ることが可能となっている。プラズマ化されなかったターゲットの残滓は、例えば真空ポンプなどを用いたターゲット回収器26によって回収される。

図2に、ノズル21A〜21Cの構成例を示す。図2は、ノズル21A〜21Cを、ターゲット噴流27A〜27Cの下流側(図1中A方向)から見た正面図を示す。図2に示すように、この構成例では、ノズル21A〜21Cは3本が1組になっている。
これらのノズル21A〜21Cから出射した各ターゲット噴流27A〜27Cに励起レーザ光32が照射され、これらの各ターゲット噴流27A〜27Cがそれぞれプラズマ化する。従って、ノズル21が1本の場合に比べて、およそ3倍近くのプラズマが生成され、発生する極端紫外光13の量もおよそ3倍近くとなって、飛躍的な出力の増大が実現される。

しかも、レイノルズ数Reは、各ノズル21A〜21Cから出射されるターゲット噴流27A〜27Cについて、それぞれ900以下であれば、ターゲット噴流27A〜27Cを安定に照射点29に供給することが可能である。
また、ノズル21の内径をより細くして流速をさらに上げることにより、極端紫外光13の繰り返し周波数を上げることが可能である。これにより、ワーキングディスタンスWDが大きくなり、デブリがノズル21をより損傷しにくくなる。

図3に、第1実施形態に係るノズル21の他の構成例を示す。このように、ノズル21を別々に備えるのではなく、1本のノズル21に、ターゲット噴流27A〜27Cを噴出する小孔39A〜39Cを複数本設けるようにしてもよい。このようにすることにより、加工によって小孔39A〜39C間の距離を厳密に定めることができるので、ターゲット噴流27A〜27C同士が互いに干渉し合って励起レーザ光32の照射点29からずれるようなことが少ない。
また、太いノズル21に小孔39A〜39Cを設けることにより、ノズル21の強度が上がって、ターゲット噴流27A〜27Cが振動するようなことが少なくなる。

図4に、第1実施形態に係るノズル21の他の構成例を示す。図4において、ノズル21は、7本がひとまとめになっている。これにより、3本の場合よりも、より多量のターゲット噴流27を、励起レーザ光32の照射位置に供給できるので、発生するLPP光の光量が増加する。
或いは、本数を増やすことで、ターゲット噴流27の流量を変えずにノズル21の内径を細くして流速を上げることができ、極端紫外光13の繰り返し周波数を上げることが容易となる。
このとき、本数を7本にすることにより、ターゲット噴流27同士を互いに密に配置することができ、照射点29における高密度なターゲット噴流27の供給が可能である。

図5に、第2実施形態に係るノズル21の正面図を示す。図5に示すように、ノズル21は、励起レーザ光32の光軸に対して略垂直方向な平面上に並んでいる。
これにより、図2に示したように、励起レーザ光32に対し、ターゲット噴流27Cが他のターゲット噴流27A,27Bの陰になるということがない。即ち、すべてのターゲット噴流27A〜27Cが、励起レーザ光32によって直接的に照射されるので、効率的なプラズマの発生が可能である。また、極端紫外光13の発生が空間的に均一化するので、これを集光した場合の分布の不均一が生じにくい。
尚、図5においては、ノズル21の本数を3本としたが、勿論これに限られるものではなく、2本や4本以上でもよい。

図6に、第3実施形態に係るノズル21A,21Bを、図1におけるB方向から見た説明図を示す。図6において、2本のノズル21A,21Bは、噴出するターゲット噴流27A,27Bが、それぞれ照射点29又はその近傍で、最も近づくか或いは衝突するように、所定の角度をなして配置されている。照射点29に対し、励起レーザ光32は、図6中紙面と垂直に照射される。これにより、照射点29においてターゲットが狭い範囲に集中するので、プラズマ化効率が向上する。その結果、極端紫外光13の発生量が増加する。
尚、ターゲット噴流27A,21Bが、例えば図5に示したように同一平面上に並んでもよく、或いは、異なる平面上を通るようにしてもよい。また、図6には2本のノズル21A,21Bとして説明したが、3本以上のノズル21を備えるようにしてもよい。

図7に、第4実施形態に係るLPP光源装置36の構成図を示す。図7において、それぞれのノズル21A,21Bには、ターゲットを液滴化した状態で噴出させる、ピエゾ素子などを用いた図示しない液滴化装置が付属している。
図7において、ターゲット液滴22A,22Bは、複数本のノズル21A,21Bから図7中右向きに噴出し、電子ビーム発生器23から電子ビーム42を照射されるなどの帯電手段によって電荷を帯びる。そして、バンデグラーフ加速器24などの加速手段によって加速され、高速で真空チャンバ37内を進行する。このターゲット液滴22A,22Bに、照射点29で励起レーザ光32を照射することによって、プラズマ化させ、極端紫外光13を発生させている。

このような、ターゲット液滴22A,22Bを用いたLPP光源装置においても、ターゲット液滴22A,22Bの体積を大きくして、かつ進行速度を高速化させたいという要求がある。そして、1本のノズル21を用いるのみでは、やはり流体力学上の制約から困難となっている。
これに対し、本実施形態によれば、ノズル21A,21Bを複数本用いることにより、より多くのターゲット液滴22A,22Bを高速で照射点29に搬送し、高出力で高繰り返し周波数のLPP光を発生させることが可能となっている。

尚、第4実施形態において、ノズル21A,21Bは2本と限られるものではなく、また、帯電手段23及び加速器24は、必ずしも必要ではない。
また、図7ではターゲット液滴22A側から励起レーザ光32を照射するようにしているが、これに限られるものではなく、図6と同様に図7中紙面と垂直に照射してもよい。後者によれば、ターゲット液滴22Bがターゲット液滴22Aの陰にならず、励起レーザ光32を両方のターゲット液滴22A,22Bに同様に照射することができ、極端紫外光13の発生効率が向上する。

尚、以上の各実施形態において、ターゲットを液体Xeとして説明したが、これに限られるものではなく、例えば、他の液状のターゲットでもよく、気体の場合でもよい。また、例えばエタノールや水を用いて、X線や軟X線の発生源としても、使用が可能である。
また、ターゲットが固体の場合には、レイノルズ数Reによる制約はないが、やはり同様に、1本のノズルから、多量のターゲットを高速で照射点29に噴出するのは困難である。従って、ターゲットが固体でも、ノズル21を複数にすることにより、多量のターゲットを高速で照射点29に噴出させ、極端紫外光13の発生効率を向上させられる。
さらには、高反射率を得られる反射膜の材質が他に発見されれば、波長13〜14nmに限られるものではなく、他の波長の、EUV光源装置(例えばXeをターゲットとした場合の、波長11nm等)が求められる。本発明は、このようなEUV光源装置に対しても応用が可能である。
