【発明の属する技術分野】
本発明は、半導体ウェハ等の基板上に2層以上からなる絶縁膜を形成し、これら絶縁膜に溝または孔を形成し、これら溝または孔に導電性の配線材料を埋めこみ配線または接続プラグを形成する成膜方法及び成膜装置に関する。

【従来の技術】
超LSIの高集積化に伴い、半導体ウェハ(以下、単に「ウェハ」と呼ぶ。)上に形成される配線の微細化および層間絶縁膜の平坦化は重要である。配線の微細化および層間絶縁膜の平坦化を実現する技術としては、ダマシン法と称される配線技術が知られている。

ダマシン法は、層間絶縁膜に所定の溝を予め形成し、スパッタ法やCVD法により溝内部にAlやCu等の導電性の配線材料を埋めこみ、CMP(chemical mechanical polishing)技術などにより溝外に堆積した配線材料を除去することにより配線を形成する技術である。ダマシン法のひとつとしてのデュアルダマシン法と称される配線技術では、層間絶縁膜に予め形成された接続孔及び配線用溝の両者を同時に配線材料で埋めこみ、接続プラグと配線とを同時に形成する技術である。

例えば、特開平10−284600号には、デュアルダマシン法を利用して半導体素子を製造する場合、半導体素子の高速化を目的に、配線間の層間絶縁膜として、無機絶縁膜と有機系低誘電率膜との積層膜を利用する技術が記載されている。このような層間絶縁膜に用いられる無機絶縁膜は、一般にプラズマCVD法により形成され、有機絶縁膜はスピンコートにより形成される。

【発明が解決しようとする課題】
しかしながら、上記のように無機絶縁膜をCVD法、有機絶縁膜をスピンコートによって成膜すると、CVD装置とスピンコートによる塗布装置という構造が全く異なる装置がそれぞれ必要となり、装置コストが増大する、という問題がある。

本発明は、ダマシン工程を用いて絶縁膜中に導電層を製造する方法において、装置コストの低い成膜方法及び成膜装置を提供することを目的としている。

【課題を解決するための手段】
かかる課題を解決するため、本発明の成膜方法は、(a)基板上に有機絶縁膜材料をスピンコートにより塗布し有機絶縁膜を形成する工程と、(b)前記有機絶縁膜が形成された基板を加熱処理する工程と、(c)前記加熱処理された基板を、前記工程(b)の加熱温度より高い温度で、かつ、低酸素化雰囲気中で加熱処理する工程と、(d)前記低酸素化雰囲気中で加熱処理された基板を、前記工程(c)の加熱温度より高い温度で、かつ、低酸素化雰囲気中でキュアする工程と、(e)前記キュアされた基板を冷却する工程と、(f)前記冷却された基板の前記有機絶縁膜上に無機絶縁膜材料をスピンコートにより塗布し無機絶縁膜を形成する工程と、(g)前記無機絶縁膜が形成された基板をエージング処理し、基板上の前記無機絶縁膜材料をゲル化する工程と、(h)前記ゲル化された無機絶縁膜上にエクスチェンジ用溶液をスピンコートにより塗布し、前記ゲル化された無機絶縁膜中の溶媒を他の溶媒に置き換える工程と、(i)前記置換処理された基板を加熱処理する工程と、(j)前記工程(i)の後、前記工程(c)〜(e)を行う工程と、(k)前記工程(j)の後、前記有機絶縁膜および前記無機絶縁膜をフォトリソグラフィ法を用いてパターニングし、凹部を形成する工程と、(l)前記凹部に導電材料を埋めこみ、導電層を形成する工程とを具備し、前記工程(a)〜(j)は、同一の成膜装置内で行われることを特徴とする。

本発明のこのような構成によれば、ダマシン工程を経て、有機絶縁膜と無機絶縁膜の積層膜中に配線や接続プラグといった導電層を形成する場合において、有機絶縁膜及び無機絶縁膜をともにスピンコートを用いて製造するので、CVD装置といった装置が不要となり、製造装置コストを大幅に削減することができる。また、低誘電率特性が良好で有機絶縁膜と無機絶縁膜との密着性がよい絶縁膜を形成することができる。

本発明のこのような構成によれば、有機絶縁膜の成膜、無機絶縁膜の成膜、レジスト塗布をスピンコートを用いて行うので、これらの製造を同一の装置内で行うことができる。また、CVD装置といった装置が不要であるため、製造装置コストを大幅に削減することができる。

【発明の実施の形態】
以下、図面を参照して本発明の実施の形態を説明する。

本実施系形態は、デュアルダマシン工程を経て製造される図6(e)に示す構造の半導体素子の製造方法を例にあげて説明する。

図6(e)に示すように、半導体素子200は、半導体ウェハW(以下ウェハW)上に下層配線201が配置され、この下層配線201上には、有機絶縁膜202a、無機絶縁膜203a、有機絶縁膜204a、無機絶縁膜205aとの積層膜からなる層間絶縁膜が形成されている。層間絶縁膜には、導電材料としての例えば銅からなる配線207bと、下層配線201と配線207bとを接続するための銅からなる接続プラグ207aとが形成されている。更に、層間絶縁膜と、配線207b及び接続プラグ207aとの間には、銅が層間絶縁膜中に拡散することを防止するために、側壁保護用として例えばチタンナイトライド206が形成されている。

有機絶縁膜202a及び204aには、誘電率が3以下の低誘電率特性の有機絶縁膜を用いることができ、例えばPAE−2(shumacher社製)、HSG−R7(Hitachi Chemical社製)、FLARE(Aplied Signal社製)、BCB(Dow Chemical社製)、SILK(Dow Chemical社製)、Speed Film(W.L.Gore社製)などの有機ポリマーを用いることができる。本実施形態においては、SILK(ダウケミカル社製)を用いた。また、本実施形態においては、無機絶縁膜203aには窒化珪素膜、無機絶縁膜205aには酸化ケイ素膜を用いたが、これら材料に限定されるものではなく、例えば無機SOG膜を用いても良い。無機絶縁膜205aとしては、デュアルダマシン工程におけるCMP処理に対し、強度が足りれば良い。

このように層間絶縁膜として、有機絶縁膜を用いることにより層間絶縁膜の低誘電率特性を実現することができ、下層配線201と配線207bとの間で生じる容量を減らすことができる。更に、層間絶縁膜として無機絶縁膜を用いることにより、機械的強度や耐熱性を強化することができる。

この成膜装置1は、例えば25枚のウェハWをカセット単位で外部から成膜装置1に対して搬入出したり、カセットCに対してウェハWを搬入出するためのカセットステーション2と、成膜処理工程の中でウェハWに対して所定の処理を施す枚葉式の各種処理装置を多段配置してなる処理ステーション3と、この処理ステーション3に隣接して設けられる露光装置4との間でウェハWの受け渡しをするためのインターフェイス部5とを一体に接続した構成を有している。

カセットステーション2では、カセット載置台10上の位置決め突起10aの位置に、複数個のカセットCがウェハWの出入口を処理ステーション3側に向けてX方向(図1中の上下方向)に沿って一列に載置自在である。そして、このカセットCの配列方向(X方向)及びカセットCに収容されたウェハWの配列方向(Z方向;垂直方向)に移動可能なウェハ搬送体11が搬送路12に沿って移動自在であり、各カセットCに対して選択的にアクセスできるようになっている。

第1塗布装置群20は、図2及び図3に示すように、レジスト塗布装置22、24が積み重ねられ、更に有機絶縁膜塗布装置23と無機絶縁膜塗布装置21とエクスチェンジ用薬液の塗布装置25とが、それぞれ積み重ねられて構成されている。レジスト塗布装置22、24では、カップCP内でウェハWをスピンチャックに載せて、スピンコートによりレジスト液を塗布して、該ウェハWに対してレジスト塗布処理を施す。有機絶縁膜塗布装置23では、カップCP内でウェハWをスピンチャックに載せて、スピンコートにより有機絶縁膜材料、ここではSILKを塗布して、該ウェハWに対して有機絶縁膜塗布処理を施す。無機絶縁膜塗布装置21では、カップCP内でウェハWをスピンチャックに載せて、スピンコートにより無機絶縁膜材料、ここではNanoglass(Aplied signal社製)を塗布して、該ウェハWに対して無機絶縁膜塗布処理を施す。エクスチェンジ用薬液の塗布装置25では、カップCP内でウェハWをスピンチャックに載せて、スピンコートによりウェハW上にHMDS及びヘプタン等のエクスチェンジ用薬液を供給し、ウェハW上に塗布された無機絶縁膜中の溶媒を乾燥工程前に他の溶媒に置き換える処理を行う。

第2塗布装置群30は、図2及び図3に示すように、現像処理装置33、31、現像処理装置34、32がそれぞれ積み重ねられて構成されている。現像処理装置31〜34では、カップCP内でウェハWをスピンチャックに載せて、現像液を供給して、該ウェハWに対して現像処理を施す。

上述のレジスト塗布装置、有機絶縁膜塗布装置、無機絶縁膜塗布装置、エクスチェンジ用薬液の塗布装置、現像処理装置は、同様の構造を有している。即ち、これら各装置では、装置底の中央部に環状のカップCPが配設され、その内側にスピンチャックが配置されている。スピンチャックは真空吸着によってウェハWを固定保持した状態で、駆動モータの回転駆動力で回転するように構成されている。駆動モータは省略したシリンダーによって昇降移動可能に配置され、これによりスピンチャックが昇降可能とされている。更に、各装置には、ウェハWのウェハ表面に溶液(レジスト塗布装置ではレジスト液、有機絶縁膜塗布装置では有機系の絶縁膜材料、無機絶縁膜塗布装置では無機系の絶縁膜材料、エクスチェンジ用薬液の塗布装置ではエクスチェンジ用薬液、現像処理装置では現像液)を供給するための溶液供給ノズルが設けられている。この溶液供給ノズルは、カップCPの外側に配設されたノズル待機部からスピンチャックの上方に設定された所定の溶液液吐出位置まで移送されるようになっている。

処理ステーション3の中心部には、ウェハWを載置自在な受け渡し台40が備えられている。

第1搬送装置50と第2搬送装置60とは基本的に同一の構成を有しており、第1搬送装置50の構成を図4に基づいて説明すると、第1搬送装置50は、上端及び下瑞で相互に接続され対向する一体の壁部51、52からなる筒状支持体53の内側に、上下方向(Z方向)に昇降自在なウェハ搬送手段54を備えている。筒状支持体53はモータ55の回転軸に接続されており、このモータ55の回転駆動力で、前記回転軸を中心としてウェハ搬送手段54と共に一体に回転する。従って、ウェハ搬送手段54はθ方向に回転自在となっている。

ウェハ搬送手段54の搬送基台56上には、ウェハWを保持する保持部材としての複数、例えば2本のピンセット57、58が上下に備えられている。各ピンセット57、58は基本的に同一の構成を有しており、筒状支持体53の両壁部51、52間の側面開口部を通過自在な形態及び大きさを有している。また、各ピンセット57、58は搬送基台56に内蔵されたモータ(図示せず)により前後方向の移動が自在となっている。なお、第2搬送装置60には、ピンセット57、58と同ーの機能及び構成を有するピンセット67、68が備えられている。

まず、図5(a)に示すように、下層配線201が形成されたウェハWを用意し、このウェハWをカセット載置台10上に載置されたカセットCに収容する。カセット載置台10において、処理前のウェハWはウェハカセットCRからウェハ搬送体11を介して処理ステーション3側の第1処理装置群70のエクステンション装置(EXT)74内へ搬送される。

エクステンション装置(EXT)74における受け渡し台に搬送されたウェハWは、第1搬送装置50を介して、第2処理装置群80の例えばクーリング装置(COL)81内へ搬送される。そしてクーリング装置(COL)において、例えばウェハWを23℃前後に冷却する(S1)。

有機絶縁膜塗布装置(COT)23で有機絶縁膜材料が塗布されたウェハWは、第1搬送装置50を介して、第1処理装置群70の低温加熱処理装置(LHP)77へ搬送される。そして低温加熱処理装置(LHP)77において、例えばウェハWを150℃前後60秒間程度低温加熱処理する(S3)。

低温加熱処理装置(LHP)77で低温加熱処理されたウェハWは第1搬送装置50を介して、第1処理装置群70の低酸素高温加熱処理装置(OHP)75へ搬送される。そして低酸素高温加熱処理装置(OHP)75内の低酸素化雰囲気中において、例えばウェハWを200℃前後60秒間程度高温加熱処理する。更に、低酸素高温加熱処理装置(OHP)75で高温加熱処理が行われたウェハWは、第1搬送装置50を介して更に高温に設定された別の低酸素高温加熱処理装置(OHP)72へ搬送される。そしてこの低酸素高温加熱処理装置(OHP)72内の低酸素化雰囲気中、例えば100ppmの酸素雰囲気中において、ウェハWを350℃前後60秒間程度高温加熱処理する(S4)。

低酸素高温加熱処理装置(OHP)72で高温加熱処理が行われたウェハWは、第1搬送装置50を介して、第1処理装置群70の低酸素キュア・冷却処理装置(DCC)78へ搬送される。そして低酸素キュア・冷却処理装置(DCC)78内の低酸素雰囲気中において、ウェハWを450℃前後60秒間程度高温加熱処理し、その後23℃前後で冷却処理する(S5)。

クーリング装置(COL)82で冷却処理されたウェハWは、第1搬送装置50を介して、第1塗布装置群20の無機絶縁膜塗布装置(COT)21へ搬送される。そして無機絶縁膜塗布装置(COT)21において、例えばウェハW上に300nm〜1100nm程度、より好ましくは700nm程度の厚さの無機絶縁膜材料を塗布する(S7)。これにより、図5(c)に示すように、有機絶縁膜202上に無機絶縁膜203が形成される。ここでは、無機絶縁膜材料としては、Nanoglassを用いた。

無機絶縁膜塗布装置(COT)21で無機絶縁膜材料が塗布されたウェハWは第1搬送装置50を介して、第1処理装置群のエージング処理装置(DAC)76へ搬送される。そしてエージング処理装置(DAC)76において、処理室内に(NH3+H2O)ガスを導入してウェハWをエージング処理し、ウェハW上の無機絶縁膜材料をゲル化する(S8)。

Claims (7)

(f)前記冷却された基板の前記有機絶縁膜上に無機絶縁膜材料をスピンコートにより塗布し無機絶縁膜を形成する工程と、
(g)前記無機絶縁膜が形成された基板をエージング処理し、基板上の前記無機絶縁膜材料をゲル化する工程と、
(h)前記ゲル化された無機絶縁膜上にエクスチェンジ用溶液をスピンコートにより塗布し、前記ゲル化された無機絶縁膜中の溶媒を他の溶媒に置き換える工程と、
(i)前記置換処理された基板を加熱処理する工程と、
(j)前記工程(i)の後、前記工程(c)〜(e)を行う工程と、
(k)前記工程(j)の後、前記有機絶縁膜および前記無機絶縁膜をフォトリソグラフィ法を用いてパターニングし、凹部を形成する工程と、
(l)前記凹部に導電材料を埋めこみ、導電層を形成する工程とを具備し、

(G) aging the substrate on which the inorganic insulating film is formed, and gelling the inorganic insulating film material on the substrate;
(H) applying an exchange solution on the gelled inorganic insulating film by spin coating, and replacing the solvent in the gelled inorganic insulating film with another solvent;
(I) heat-treating the substrate subjected to the substitution treatment;
(J) After the step (i), performing the steps (c) to (e);
(K) After the step (j), patterning the organic insulating film and the inorganic insulating film using a photolithography method to form a recess;
(L) burying a conductive material in the recess and forming a conductive layer ,
