本発明は、被処理体の洗浄方法及び洗浄装置に関し、詳しくは被処理体に付着した汚染物質を除去する被処理体の洗浄方法及び洗浄装置に関する。

【従来の技術】
半導体装置の製造工程では、例えばCVD(Chemical Vapor Deposition)等の処理によって、半導体ウエハ等の被処理体に、ポリシリコン膜、シリコン酸化膜等の薄膜を形成することが広く行われている。このような薄膜を形成する工程では、例えば、図3に示すような熱処理装置が用いられている。

図3に示す熱処理装置51を用いた薄膜の形成は以下のようにして行われる。まず、石英等のセラミックからなる内管52aと外管52bとから構成された二重管構造の反応管52をヒータ53により所定の温度に加熱する。次に、複数枚の半導体ウエハ54を、石英等のセラミックからなるウエハボート55内に収容し、このウエハボート55を反応管52(内管52a)内にロードする。続いて、排気ポート56から反応管52内のガスを排出し、反応管52内を所定の圧力に減圧する。反応管52内が所定の圧力に減圧されると、導入ポート57から内管52a内に処理ガスを供給し、半導体ウエハ54の表面に薄膜を形成する。

ところで、空気中には、鉄、銅、アルミニウム等の物質(汚染物質)が含まれていることから、半導体ウエハ54に汚染物質が付着する場合がある。このような汚染物質が付着した状態で半導体ウエハ54上に薄膜を形成すると、半導体装置の特性が悪化し、歩留まりが悪くなるという問題が発生してしまう。このため、半導体ウエハ54上に薄膜を形成する前には、半導体ウエハ54に付着した汚染物質を除去する半導体ウエハ54の洗浄が行われている。

しかしながら、半導体装置の高集積化に伴うデバイスパターンの微細化により、半導体ウエハ54に付着した汚染物質量に対する許容範囲が厳しくなり、上記洗浄方法では許容範囲内にまで汚染物質を除去できなくなるという問題が生じてきた。このため、さらに半導体ウエハ54に付着した汚染物質の除去が望まれている。

上記目的を達成するため、本発明の第1の観点にかかる被処理体の洗浄方法は、複数の被処理体が収容された反応室を所定の温度に加熱し、該反応室内にクリーニングガスを供給して、前記被処理体の表面に付着した汚染物質を除去する被処理体の洗浄方法であって、前記反応室の温度を前記クリーニングガスの活性化状態を維持可能な温度に加熱するとともに、前記反応室の外部でクリーニングガスを活性化可能な温度に加熱し、該活性化可能な温度に加熱したクリーニングガスを前記活性化状態を維持可能な温度に加熱した反応室内に供給する、ことを特徴とする。

以下、本発明の実施の形態にかかる被処理体の洗浄方法及び洗浄装置を、図1に示すバッチ式縦型熱処理装置を用いて、半導体ウエハに付着した汚染物質を除去する場合を例に説明する。

図1に示すように、熱処理装置1は、長手方向が垂直方向に向けられた略円筒状の反応管2を備えている。反応管2は、内部に内管3と、内管3を覆うと共に内管3と一定の間隔を有するように形成された有天井の外管4とから構成された二重管構造に構成されている。内管3及び外管4は、耐熱材料、例えば石英により形成されている。
